Abstract
본 발명은 그래핀-탄소나노튜브를 이용한 하이브리드 구조체 및 이를 이용한 페로브스카이트 태양전지에 관한 것으로, 보다 구체적으로 습도와 산소 분위기에서도 태양전지의 효율을 유지할 수 있는 그래핀-탄소나노튜브를 이용한 하이브리드 구조체, 이의 제조방법, 이를 이용한 페로브스카이트 태양전지 및 상기 페로브스카이트 태양전지의 제조방법에 관한 것이다.
Description
본 발명은 그래핀-탄소나노튜브를 이용한 하이브리드 구조체 및 이를 이용한 페로브스카이트 태양전지에 관한 것으로, 보다 구체적으로 습하고 산소 조건에서도 태양전지의 효율을 유지할 수 있는 그래핀-탄소나노튜브를 이용한 하이브리드 구조체, 이의 제조방법, 이를 이용한 페로브스카이트 태양전지 및 상기 페로브스카이트 태양전지의 제조방법에 관한 것이다.
그래핀은 기계적 및 전기적 특성이 뛰어난 물질로 기계, 반도체 분야 등 많은 연구 분야에 널리 활용되고 있다. 이러한 그래핀은 열 화학 기상 증착법(Chemical Vapor Deposition, CVD)에 의해 합성되어진다. 이 때, 금속촉매(Metal Catalyst)는 그래핀 합성에 반드시 필요하며, 그래핀/금속촉매 형태로 합성되는 것이 일반적이다.
탄소나노튜브는 그래핀을 말아놓은 형태로, 속이 빈 튜브형태이다. 말리는 방향 및 벽 개수에 따라 전기적인 특성이 달라지며 반도체 혹은 금속성의 성질을 주기적으로 갖는다. 그래핀과 마찬가지로 기계적, 전기적, 열적 특성이 뛰어나 응용할 수 있는 분야가 많고, 열 화학 기상 증착법에 의해 합성된다.
탄소나노튜브(carbon nanotube, CNT) 및 그래핀(graphene)과 같은 저차원 구조의 탄소물질은 우수한 기계적, 전기적, 열적 및 광학적 특성으로 인해, 투명전극, 투명트랜지스터, 투명센서 등과 같은 투명하고 유연한 차세대 전자소자로의 응용을 위한 연구가 활발히 진행되고 있다.
화석연료의 고갈에 대한 대체에너지 중 태양광을 이용한 태양전지에 대한 연구는 지속적으로 이루어지고 있다. 이러한 태양전지 중에서도 페로브스카이트 태양전지는 2009년을 기점으로 다른 종류의 태양전지에 비해 빠른 속도로 성장하고 있다. 하지만 홀 전도 층에 사용되는 spiro-OMeTAD (spiro-MeOTAD) 물질은 습도와 산소 분위기에서 빠르게 그 특성이 저하되어 태양전지의 효율을 급속도로 감소시킨다는 문제가 있다.
따라서, 전술한 문제점을 보완하기 위해 본 발명가들은 습도와 산소 분위기에서도 태양전지의 효율을 유지할 수 있는 그래핀-탄소나노튜브를 이용한 하이브리드 구조체의 개발이 시급하다 인식하여, 본 발명을 완성하였다.
본 발명의 목적은 습하고 산소 조건에서도 부식되거나 거의 반응하지 않아 페로브스카이트 태양전지의 홀 전도 층에 적용하여 기존의 spiro-OMeTAD(spiro-MeOTAD)를 대체할 수 있으며, 태양전지의 광전변환 효율을 유지시킬 수 있는 그래핀-탄소나노튜브를 이용한 하이브리드 구조체를 제공하는 것이다.
본 발명의 다른 목적은 노멀(normal)한 조건 하에서 수행되며, 부반응이 거의 발생되지 않기 때문에 대량 산업에 적용되기 용이할 수 있는 그래핀-탄소나노튜브를 이용한 하이브리드 구조체의 제조방법을 제공하는 것이다.
본 발명의 과제들은 이상에서 언급한 과제들로 제한되지 않으며, 언급되지 않은 또 다른 과제들은 아래의 기재로부터 당업자에게 명확하게 이해될 수 있을 것이다.
상기 목적을 달성하기 위하여, 본 발명은 습도와 산소 분위기에서도 태양전지의 효율을 유지할 수 있는 그래핀-탄소나노튜브를 이용한 하이브리드 구조체, 이의 제조방법, 이를 이용한 페로브스카이트 태양전지 및 상기 페로브스카이트 태양전지의 제조방법을 제공한다.
이하, 본 명세서에 대하여 더욱 상세하게 설명한다.
본 발명은 탄소나노튜브가 코팅된 제1 그래핀의 상부면에, 고분자가 코팅된 제2 그래핀을 적층하여 형성되는 것을 특징으로 하는 그래핀-탄소나노튜브를 포함하는 하이브리드 구조체를 제공한다.
본 발명에 있어서, 상기 고분자는 폴리(메틸 메타크릴레이트)(Poly(methyl methacrylate; PMMA), 폴리(비스페놀 카보네이트)(Poly(bisphenol A carbonate; PC), 폴리비닐리덴플루오라이드-헥사플루오로프로필렌(polyvinylidenefluoride-hexafluoropropylene; PVDF-HFP), 폴리에틸렌옥사이드(polyethylene oxide; PEO), 폴리아크릴로니트릴(polyacrylonitrile; PAN) 및 폴리비닐알코올(polyvinylalcohol; PVA)으로 이루어진 군에서 선택된 하나 이상인 것을 특징으로 한다.
또한, 본 발명은 하기의 단계를 포함하는 하이브리드 구조체의 제조방법을 제공한다.
(A1) 구리 호일(foil) 표면에 합성된 그래핀의 상부면에 탄소나노튜브를 필름 형태로 건식 방사(dry spinning)하여 상기 탄소나노튜브가 코팅된 제1 그래핀을 제조하는 단계;
(A2) 구리 호일 표면에 합성된 그래핀의 상부면에 고분자를 스핀 코팅 및 경화(Curing)시켜 고분자가 코팅된 제2 그래핀을 제조하는 단계; 및
(A3) 상기 제1 그래핀의 상부면에 상기 제2 그래핀을 적층시켜 그래핀-탄소나노튜브 하이브리드 구조체를 제조하는 단계.
본 발명에 있어서, 상기 (A1) 단계는 하기의 단계로 구성되는 것을 특징으로 한다.
(A1a) 구리 호일 표면에 합성된 그래핀의 상부면에 탄소나노튜브를 필름 형태로 건식 방사하는 단계;
(A1b) 상기 탄소나노튜브가 방사된 그래핀에 알코올(alcohol)을 분사하여 상기 그래핀의 상부면에 탄소나노튜브를 접착시키는 단계; 및
(A1c) 상기 알코올을 건조시켜 상기 탄소나노튜브가 상부면에 코팅된 제1 그래핀을 제조하는 단계.
본 발명에 있어서, 상기 (A2) 단계는 하기의 단계로 구성되는 것을 특징으로 한다.
(A2a) 구리 호일 표면에 합성된 그래핀의 상부면에 고분자를 스핀 코팅 및 경화(Curing)하는 단계;
(A2b) 상기 단계 완료 후, 상기 그래핀을 구리 식각용액(copper etchant solution)에 첨가하여 구리를 제거하는 단계; 및
(A2c) 상기 그래핀을 증류수(deionized water)에 넣어 상기 구리 식각 용액을 제거하여 고분자가 코팅된 제2 그래핀을 제조하는 단계.
본 발명에 있어서, 상기 (A3) 단계는 하기의 단계로 구성되는 것을 특징으로 한다.
(A3a) 상기 제1 그래핀의 상부면에 상기 제2 그래핀을 적층시키는 단계; 및
(A3b) 상기 (A3a) 단계 완료 후, 구리 식각용액(copper etchant solution)에 첨가하여 상기 제1 그래핀 합성 시 이용된 구리 호일을 제거하여 그래핀-탄소나노튜브 하이브리드 구조체를 제조하는 단계.
또한, 본 발명은 기판(glass); 상기 기판 상부에 형성되고, FTO(Fluorine doped Tin Oxide)를 포함하는 제1 전극; 상기 제1 전극 상부에 형성되고, c-TiO2(Compact-titanium oxide)를 포함하는 전자전달층(Electron transfer layer); 상기 전자전달층 상부에 형성되는 다공성의 m-TiO2(Mesoporous-titanium oxide); 상기 m-TiO2 상부에 형성되고, 페로브스카이트 화합물을 포함하는 페로브스카이트 층; 및 상기 페로브스카이트 상부에 형성되는 그래핀-탄소나노튜브 하이브리드 구조체;를 포함하는 것을 특징으로 하는 페로브스카이트 태양전지를 제공한다.
본 발명에 있어서, 상기 페로브스카이트 화합물은 메틸암모늄 요오드화납(MAPbI3)인 것을 특징으로 한다.
또한, 본 발명은 하기의 단계를 포함하는 페로브스카이트 태양전지의 제조방법을 제공한다.
(B1) 기판 상부에 FTO(Fluorine doped Tin Oxide)을 적층시키고, c-TiO2(Compact-titanium oxide) 및 m-TiO2(Mesoporous-titanium oxide)를 순차적으로 적층하고 스핀 코팅(spin coating)하는 단계; 및
(B2) 상기 스핀 코팅 완료 후, 450 내지 550 ℃에서 어닐링(annealing)을 수행하는 단계;
(B3) 상기 어닐링 수행 완료 후, 상기 m-TiO2 상부에 페로브스카이트 화합물을 스핀 코팅하여 페로브스카이트 층이 형성된 기판을 제조하는 단계;
(B4) 상기 페로브스카이트 상부에 그래핀-탄소나노튜브 하이브리드 구조체를 라미네이터로 적측하여 페로브스카이트 태양전지를 제조하는 단계.
본 발명에 있어서, 상기 (B4) 단계는 하기의 단계로 구성되는 것을 특징으로 한다.
(B4a) 상기 (B3) 단계에서 제조된 페로브스카이트 층이 형성된 기판 상부에 그래핀-탄소나노튜브 하이브리드 구조체를 적층하는 단계; 및
(B4b) 상기 적층된 기판을 라미네이터(laminator)를 이용하여 90 내지 120 ℃에서 가압하여 상기 그래핀-탄소나노튜브 하이브리드 구조체가 접착된 페로브스카이트 태양전지를 제조하는 단계.
상기 그래핀-탄소나노튜브를 이용한 하이브리드 구조체, 이의 제조방법, 이를 이용한 페로브스카이트 태양전지 및 상기 페로브스카이트 태양전지의 제조방법에서 언급된 모든 사항은 모순되지 않는 한 동일하게 적용된다.
본 발명의 그래핀-탄소나노튜브를 이용한 하이브리드 구조체는 습하고 산소 조건에서도 부식되거나 거의 반응하지 않아 페로브스카이트 태양전지의 홀 전도 층에 적용하여 기존의 spiro-OMeTAD(spiro-MeOTAD)를 대체할 수 있으며, 태양전지의 광전변환 효율을 유지시킬 수 있다.
본 발명의 그래핀-탄소나노튜브를 이용한 하이브리드 구조체의 제조방법은 노멀(normal)한 조건 하에서 수행되며, 부반응이 거의 발생되지 않기 때문에 대량 산업에 적용되기 용이하다.
본 발명의 효과들은 이상에서 언급한 효과들로 제한되지 않으며, 언급되지 않은 또 다른 효과들은 청구범위의 기재로부터 당업자에게 명확하게 이해될 수 있을 것이다.

그래핀-탄소나노튜브를 이용한 하이브리드 구조체
본 발명은 그래핀-탄소나노튜브를 이용한 하이브리드 구조체를 제공한다.
본 발명에 사용된 용어 “그래핀(graphene)”은 탄소 원자들이 모여 2차원 평면을 이루고 있는 구조의 탄소 동소체를 의미한다.
본 발명에 사용된 용어 “탄소나노튜브(Carbon nanotube, CNT)”는 탄소 6개로 이루어진 육각형들이 서로 연결되어 관 모양을 이루는 원통(튜브) 형태의 탄소 동소체를 의미한다.
본 발명에 사용된 용어 “하이브리드 구조체(hybrid structure)”는 2종류 이상이 이종 재료로 구성되는 합성 구조 또는 혼합 구조의 총칭을 의미한다.
도 1을 살펴보면, 상기 하이브리드 구조체는 탄소나노튜브가 코팅된 제1 그래핀의 상부면에, 고분자가 코팅된 제2 그래핀을 적층하여 형성될 수 있다.
상기 제1 그래핀은 2차원 평면 형태로, 그래핀 상부면에 상기 탄소나노튜브가 코팅되어 형성될 수 있다. 보다 구체적으로 2차원 평면 형태의 그래핀의 상부면에 상기 탄소나노튜브가 건식 방사됨으로써 코팅되어 형성될 수 있다.
또한, 상기 제2 그래핀은 2차원 평면 형태의 그래핀 상부면에 상기 고분자가 코팅되어 형성될 수 있다.
상기 고분자는 폴리(메틸 메타크릴레이트)(Poly(methyl methacrylate; PMMA), 폴리(비스페놀 카보네이트)(Poly(bisphenol A carbonate; PC), 폴리비닐리덴플루오라이드-헥사플루오로프로필렌(polyvinylidenefluoride-hexafluoropropylene; PVDF-HFP), 폴리에틸렌옥사이드(polyethylene oxide; PEO), 폴리아크릴로니트릴(polyacrylonitrile; PAN) 및 폴리비닐알코올(polyvinylalcohol; PVA)로 이루어진 군에서 선택된 하나 이상일 수 있으며, 보다 바람직하게는 폴리(메틸 메타크릴레이트) 및 폴리(비스페놀 카보네이트)로 이루어진 군에서 선택된 하나 이상일 수 있다.
본 발명의 그래핀-탄소나노튜브를 이용한 하이브리드 구조체는 습하고 산소 조건에서도 부식되거나 거의 반응하지 않아 페로브스카이트 태양전지의 홀 전도 층에 적용하여 기존의 spiro-OMeTAD(spiro-MeOTAD)를 대체할 수 있다.
그래핀-탄소나노튜브를 이용한 하이브리드 구조체의 제조방법
본 발명은 하기의 단계를 포함하는 하이브리드 구조체의 제조방법을 제공한다.
(A1) 구리 호일 표면에 합성된 그래핀의 상부면에 탄소나노튜브를 필름 형태로 건식 방사(dry spinning)하여 상기 탄소나노튜브가 코팅된 제1 그래핀을 제조하는 단계;
(A2) 구리 호일 표면에 합성된 그래핀의 상부면에 고분자를 스핀 코팅 및 경화(Curing)시켜 고분자가 코팅된 제2 그래핀을 제조하는 단계; 및
(A3) 상기 제1 그래핀의 상부면에 상기 제2 그래핀을 적층시켜 그래핀-탄소나노튜브 하이브리드 구조체를 제조하는 단계.
상기 하이브리드 구조체는 앞서 언급한 그래핀-탄소나노튜브를 이용한 하이브리드 구조체이며, 서로 모순되지 않는 한 동일하게 적용된다.
본 발명에 있어서, 상기 (A1) 단계는 하기의 단계로 구성될 수 있다.
(A1a) 구리 호일 표면에 합성된 그래핀의 상부면에 탄소나노튜브를 필름 형태로 건식 방사하는 단계;
(A1b) 상기 탄소나노튜브가 방사된 그래핀에 알코올(alcohol)을 분사하여 상기 그래핀의 상부면에 탄소나노튜브를 접착시키는 단계; 및
(A1c) 상기 알코올을 건조시켜 상기 탄소나노튜브가 상부면에 코팅된 제1 그래핀을 제조하는 단계.
상기 그래핀은 구리 호일(copper foil)의 표면에 합성되어 제조될 수 있다.
보다 구체적으로, 고순도의 구리 호일을 수소(H2) 분위기에서 1,000 내지 1,100 ℃의 노(furnace) 30분 동안 넣는다. 그리고, 메탄(CH4) 분위기에서 30분 동안 반응시키고 상기 노를 실온으로 냉각하여 구리 호일 표면에 합성된 그래핀을 제조할 수 있다.
상기 탄소나노튜브는 철(Fe) 촉매층과 알루미나(Al2O3) 층이 증착된 SiO2 웨이퍼 (Wafer) 기판을 이용하여 제조될 수 있다.
보다 구체적으로, 전자빔의 증발에 의해 산화물층을 갖는 Si 웨이퍼 기판 상에 3 nm 두께의 알루미나를 증착시킨 뒤 그 상부면에 3 내지 4 nm 두께의 철을 증착시킨다. 그리고, 아르곤(Ar) 가스 분위기에서 500 내지 550 ℃의 노(furnace)에 상기 철 촉매가 증착된 SiO2 웨이퍼 기판을 넣고 수소(H2) 가스 분위기에서 0.5 내지 3분 동안 반응시킨다. 다음으로, 상기 노를 650 내지 700 ℃까지 가열하고 아세틸렌(C2H2) 및 수소(H2) 분위기에서 상기 탄소나노튜브를 성장시키고, 상기 노를 실온으로 냉각하여 수직 정렬된 탄소나노튜브를 제조한다.
상기 (A1a) 단계에서 이용된 건식 방사는 반데르발스 힘(van der waals force)에 의해 수행될 수 있다.
상기 (A1b) 단계에서는 상기 구리 호일 표면에 합성된 그래핀의 상부면에 탄소나노튜브를 보다 용이하게 접착시키기 위해 상기 그래핀에 알코올을 분사할 수 있다.
상기 알코올은 메탄올, 에탄올, n-부탄올, 이소프로판올과 같은 C1 내지 C4의 저가 알코올이 바람직하나, 상기 알코올을 분사한 후 건조하기에 용이한 알코올이라면 이에 한정되는 것은 아니다.
상기 (A1c) 단계에서 수행되는 건조는 실온 또는 상온에서 수행되거나, 상기 제1 그래핀이 변형되지 않는 범위에서 일정 온도를 가하여 건조하는 것일 수 있다.
본 발명에 있어서, 상기 (A2) 단계는 구리 호일 표면에 합성된 그래핀의 상부면에 고분자를 스핀 코팅 및 경화(Curing)시켜 고분자가 코팅된 제2 그래핀을 제조하는 단계;이다.
본 발명에 있어서, 상기 (A2) 단계는 하기의 단계로 구성될 수 있다.
(A2a) 구리 호일 표면에 합성된 그래핀의 상부면에 고분자를 스핀 코팅 및 경화(Curing)하는 단계;
(A2b) 상기 단계 완료 후, 상기 그래핀을 구리 식각용액(copper etchant solution)에 첨가하여 구리를 제거하는 단계; 및
(A2c) 상기 그래핀을 증류수(deionized water)에 넣어 상기 구리 식각 용액을 제거하여 고분자가 코팅된 제2 그래핀을 제조하는 단계.
상기 (A2a) 단계에 이용된 상기 고분자는 폴리(메틸 메타크릴레이트), 폴리(비스페놀 카보네이트), 폴리비닐리덴플루오라이드-헥사플루오로프로필렌, 폴리에틸렌옥사이드, 폴리아크릴로니트릴 및 폴리비닐알콜로 이루어진 군에서 선택된 하나 이상일 수 있으며, 보다 바람직하게는 폴리(메틸 메타크릴레이트) 및 폴리(비스페놀 카보네이트)로 이루어진 군에서 선택된 하나 이상일 수 있다.
상기 (A2a) 단계에서 수행된 스핀 코팅은 1,000 내지 2,000 rpm으로 40 내지 60초 동안 수행될 수 있다.
상기 (A2a) 단계에서는 고분자가 코팅된 그래핀을 지지층으로 사용하기 위해 60 내지 80 ℃에서 경화시킬 수 있다.
본 발명에 사용된 용어 “경화(Curing)”는, 유동성 재료를 화학 반응, 수분, 용제의 휘발 등에 의해 고형화 되는 반응을 의미한다.
상기 (A2b) 단계에서는 상기 (A2a) 단계 완료 후 상기 그래핀 합성 시 이용된 구리 호일을 제거하기 위해 구리 식각용액(copper etchant solution)에 첨가하여 구리를 제거할 수 있다. 보다 구체적으로, 상기 구리 식각용액은 상기 40 내지 50 ℃에서 첨가할 수 있다.
상기 구리 식각용액은 염화철(Iron(Ⅲ) chloride, FeCl3) 일 수 있으며, 상기 그래핀을 합성하기 위해 사용된 구리 호일을 제거하기 용이한 식각용액이라면 이에 한정되는 것은 아니다.
상기 (A2c) 단계에서는 상기 그래핀을 증류수(deionized water)에 넣어 상기 구리 식각 용액을 제거 및 세척하여 고분자가 코팅된 제2 그래핀을 제조할 수 있다.
본 발명에 있어서, 상기 (A3) 단계는 하기의 단계로 구성될 수 있다.
(A3a) 상기 제1 그래핀의 상부면에 상기 제2 그래핀을 적층시키는 단계; 및
(A3b) 상기 (A3a) 단계 완료 후, 구리 식각용액(copper etchant solution)에 첨가하여 상기 제1 그래핀 합성 시 이용된 구리 호일을 제거하여 그래핀-탄소나노튜브 하이브리드 구조체를 제조하는 단계.
상기 (A3a) 단계는 상기 제1 그래핀의 상부면에 상기 제2 그래핀을 적층시킬 수 있다. 보다 구체적으로, 상기 제1 그래핀의 상부면에 상기 제2 그래핀을 적층시킨 후, 에어 건(air gun)을 이용하여 상기 제2 그래핀 상부면에 공기를 쏘아주어(blowing) 상기 제 2그래핀에 부착된 용매 및 증류수를 제거하고, 50 내지 80 ℃로 건조시켜 상기 제1 그래핀 상부면에 상기 제2 그래핀을 적층시킬 수 있습니다.
상기 (A3b) 단계에서 상기 제1 그래핀 합성 시 이용된 구리 호일을 제거하기 위해 구리 식각용액(copper etchant solution)에 첨가할 수 있으며, 보다 구체적으로 상기 제1 그래핀 및 제2 그래핀을 적층한 상태에서 구리 식각용액(copper etchant solution)에 첨가하여 상기 제1 그래핀 합성시 이용된 구리 호일을 제거할 수 있다. 또한, 상기 구리 식각용액은 상기 40 내지 50 ℃에서 첨가할 수 있다.
상기 (A3b) 단계에서 상기 구리 식각용액을 제거하기 위해 증류수를 이용하여 세척할 수 있다.
본 발명의 그래핀-탄소나노튜브를 이용한 하이브리드 구조체의 제조방법은 노멀(normal)한 조건 하에서 수행되며, 부반응이 거의 발생되지 않기 때문에 대량 산업에 적용되기 용이하다.
그래핀-탄소나노튜브를 이용한 하이브리드 구조체를 포함하는 페로브스카이트 태양전지
본 발명은 그래핀-탄소나노튜브를 이용한 하이브리드 구조체를 포함하는 페로브스카이트 태양전지를 제공한다.
보다 구체적으로, 기판(glass); 상기 기판 상부에 형성되고, FTO(Fluorine doped Tin Oxide)를 포함하는 제1 전극; 상기 제1 전극 상부에 형성되고, c-TiO2(Compact-titanium oxide)를 포함하는 전자전달층(Electron transfer layer); 상기 전자전달층 상부에 형성되는 다공성의 m-TiO2(Mesoporous-titanium oxide); 상기 m-TiO2 상부에 형성되고, 페로브스카이트 화합물을 포함하는 페로브스카이트 층; 및 상기 페로브스카이트 상부에 형성되는 그래핀-탄소나노튜브 하이브리드 구조체;를 포함할 수 있다.
상기 그래핀-탄소나노튜브를 이용한 하이브리드 구조체는 앞서 언급한 바와 같고, 서로 모순되지 않는 한 동일하다.
본 발명에 사용된 용어 “페로브스카이트 태양전지(perovskite solar cells)”는 우수한 특성을 갖는 페로브스카이트 소재를 광활성층으로 포함하는 제3세대 태양전지를 의미한다.
상기 FTO를 포함하는 제1 전극은 투명 전극으로 이용되며 전자 및 정공이 수집됨에 따라 전기를 생성할 수 있다.
상기 페로브스카이트 화합물은 메틸암모늄 요오드화납(MAPbI3)일 수 있다.
본 발명의 그래핀-탄소나노튜브를 이용한 하이브리드 구조체를 포함하는 페로브스카이트 태양전지는 습하고 산소 조건에서도 부식되거나 거의 반응하지 않고, 페로브스카이트 태양전지의 홀 전도 층 내부에 흡수 또는 침투되지 않아 기존의 spiro-OMeTAD(spiro-MeOTAD)를 대체할 수 있으며, 태양전지의 광전변환 효율을 유지시킬 수 있다.

본 발명은 하기의 단계를 포함하는 하이브리드 구조체를 포함하는 페로브스카이트 태양전지의 제조방법을 제공한다.
(B1) 기판 상부에 FTO(Fluorine doped Tin Oxide)을 적층시키고, c-TiO2(Compact-titanium oxide) 및 m-TiO2(Mesoporous-titanium oxide)를 순차적으로 적층하고 스핀 코팅(spin coating)하는 단계; 및
(B2) 상기 스핀 코팅 완료 후, 450 내지 550 ℃에서 어닐링(annealing)을 수행하는 단계;
(B3) 상기 어닐링 수행 완료 후, 상기 m-TiO2 상부에 페로브스카이트 화합물을 스핀 코팅하여 페로브스카이트 층이 형성된 기판을 제조하는 단계;
(B4) 상기 페로브스카이트 상부에 그래핀-탄소나노튜브 하이브리드 구조체를 라미네티어로 적층하여 페로브스카이트 태양전지를 제조하는 단계.
상기 그래핀-탄소나노튜브를 이용한 하이브리드 구조체는 앞서 언급한 바와 같고, 서로 모순되지 않는 한 동일하다.
본 발명에 있어서, 상기 (B1) 단계에서는 기판 상부에 FTO(Fluorine doped Tin Oxide)을 적층시키고, c-TiO2 및 m-TiO2를 순차적으로 적층하고 스핀 코팅할 수 있다.
본 발명에 사용된 용어 “스핀 코팅(spin coating)”은 균일한 두께의 박막을 제조하는 방법으로, 기판 상부에 코팅하고자 하는 물질을 적하한 후, 상기 기판을 고속 회전시킴으로써 상기 물질을 대면적으로 펼치면서 건조되는 방법을 의미한다.
상기 스핀 코팅은 2,000 내지 3,000 rpm으로 20 내지 60초 동안 수행될 수 있다. 상기 스핀 코팅을 수행한 후, c-TiO2가 적측된 기판을 125 ℃의 온도로 5 내지 10분 동안 열처리 할 수 있다.
상기 스핀 코팅을 수행하기 전, 상기 FTO가 적층된 기판을 UV-O3 또는 O2 plasma 방법으로 표면 처리할 수 있다.
본 발명에 있어서, 상기 (B2) 단계는 상기 (B1) 단계 수행 완료 후, 450 내지 550 ℃에서 m-TiO2 어닐링을 0.5 내지 2 시간 동안 수행할 수 있다.
본 발명에 사용된 용어 “어닐링(annealing)”은 금속 재료를 적당히 가열함으로써 재료의 내부 구조 속에 남아있는 열 이력 및 가공에 의한 영향을 제거하는 방법을 의미한다.
본 발명에 있어서, 상기 (B3) 단계는 상기 (B2) 단계 수행 완료 후, 상기 m-TiO2 상부에 페로브스카이트 화합물을 스핀 코팅하여 페로브스카이트 층이 형성된 기판을 제조할 수 있다.
상기 스핀 코팅은 2,000 내지 3,000 rpm으로 20 내지 60초 동안 수행될 수 있다.
본 발명에 있어서, 상기 (B4) 단계는 상기 페로브스카이트 상부에 그래핀-탄소나노튜브 하이브리드 구조체를 스핀 코팅하여 페로브스카이트 태양전지를 제조할 수 있다.
보다 구체적으로, 상기 (B4) 단계는 하기의 단계로 구성될 수 있다.
(B4a) 상기 (B3) 단계에서 제조된 페로브스카이트 층이 형성된 기판 상부에 그래핀-탄소나노튜브 하이브리드 구조체를 적층하는 단계; 및

본 발명에 사용된 용어 “라미네이터(laminator)”는 여러 층의 얇은 판을 접착시켜 두꺼운 판재를 만드는 장치를 의미한다.
상기 (B4b) 단계에서는 일정 온도 조건에서 압력을 가하여 상기 라미네이터를 이용하여 상기 그래핀-탄소나노튜브 하이브리드 구조체를 접착시켜 페로브스카이트 태양전지를 제조할 수 있다.
본 발명과 본 발명의 동작상의 이점 및 본 발명의 실시에 의하여 달성되는 목적을 충분히 이해하기 위해서는 본 발명의 바람직한 실시예를 예시하는 첨부 도면 및 첨부 도면에 기재된 내용을 참조하여야만 한다.
이하, 첨부된 도면을 참조하여 본 발명의 바람직한 실시예를 설명함으로써, 본 발명을 상세히 설명한다. 다만, 본 발명을 설명함에 있어서 이미 공지된 기능 혹은 구성에 대한 설명은, 본 발명의 요지를 명료하게 하기 위하여 생략하기로 한다.
이하에서 언급된 시약 및 용매는 특별한 언급이 없는 한 Sigma Aldrich로부터 구입한 것이다.
제조예 1. 구리 호일 표면에 합성된 그래핀 제조
고순도의 구리 호일을 수소(H2) 분위기에서 1,030 ℃의 노(furnace) 30분 동안 넣었다. 다음으로, 메테인(CH4) 분위기에서 30분 동안 반응시키고 상기 노를 실온으로 냉각하여 구리 호일 표면에 합성된 그래핀을 제조하였다.
제조예 2. 탄소나노튜브 제조
전자빔의 증발에 의해 산화물층을 갖는 SiO2 웨이퍼 기판 상에 3 nm 두께의 알루미나와 그 위에 3 nm 두께의 철을 증착시키고, 아르곤(Ar) 가스 분위기에서 520 ℃의 노(furnace)에 상기 철 촉매가 증착된 Si 기판을 넣고 수소(H2) 가스 분위기에서 2분 동안 반응시켰다. 다음으로, 상기 노를 700 ℃까지 가열하고 아세틸렌(C2H2) 및 수소(H2) 분위기에서 탄소나노튜브를 성장시키고, 상기 노를 실온으로 냉각하여 수직 정렬된 탄소나노튜브를 제조하였다.
실시예 1. 하이브리드 필름 제조
1. 제1 그래핀 제조
상기 제조예 1에서 제조된 구리 호일 표면에 합성된 그래핀의 상부면 전체에 상기 제조예 2에서 제조된 탄소나노튜브를 필름 형태로 건식 방사하였다. 그리고, 상기 탄소나노튜브 필름-그래핀에 이소프로필알코올을 분사하여 상기 그래핀의 상부면에 탄소나노튜브를 접착시켰다. 최종적으로, 상기 이소프로필알코올을 건조시켜 상기 탄소나노튜브가 상부면에 코팅된 제1 그래핀을 제조하였다.
2. 제2 그래핀 제조
상기 제조예 1에서 제조된 구리 호일 표면에 합성된 그래핀의 상부면에 폴리(메틸 메타크릴레이트)(Poly(methyl methacrylate; PMMA)를 스핀 코팅하고, 70 ℃에서 30분 동안 경화(Curing)시켰다. 그리고, 상기 경화 반응이 완료되고, 상기 그래핀을 45 ℃에서 구리 식각용액(copper etchant solution)에 첨가하여 구리를 제거하였으며, 이때 상기 구리 식각용액은 염화철(Iron(Ⅲ) chloride, FeCl3)을 사용하였다. 최종적으로, 상기 그래핀을 증류수(deionized water)에 넣어 상기 구리 식각 용액을 제거하여 고분자가 코팅된 제2 그래핀을 제조하였다.
3. 하이브리드 구조체 제조
상기 제조된 제1 그래핀의 상부면에 상기 제2 그래핀을 적층시켰다. 그리고, 구리 식각용액(copper etchant solution)에 첨가하여 상기 제1 그래핀 하부면에 위치하는 구리 호일을 제거하고 증류수로 세척하여 본 발명의 그래핀-탄소나노튜브 하이브리드 구조체를 제조하였으며, 이를 도 2에 나타내었다.
도 2를 참조하면, 제조된 하이브리드 구조체는 제2 그래핀(top)-제1 그래핀(bottom)의 형태로 제조되었으며, 보다 구체적으로 고분자-그래핀-탄소나노튜브-그래핀의 순서로 적층되어 형성되었다
실시예 2. 페로브스카이트 태양전지 제조
기판 상부에 FTO(Fluorine doped Tin Oxide)을 적층시키고, c-TiO2(Compact-titanium oxide) 및 m-TiO2(Mesoporous-titanium oxide)를 순차적으로 적층하고 스핀 코팅(spin coating)하였다. 그리고, 상기 스핀 코팅 완료 후, 500 ℃에서 어닐링(annealing)을 수행하고 상기 m-TiO2 상부에 페로브스카이트 화합물을 스핀 코팅하여 페로브스카이트 층이 형성된 기판을 제조하였다. 다음으로, 상기 페로브스카이트 상부에 그래핀-탄소나노튜브 하이브리드 구조체를 적층하고, 라미네이터(laminator)를 이용하여 100 ℃에서 가압하였으며, 최종적으로 상기 적층된 기판을 스핀 코팅하여 페로브스카이트 태양전지를 제조하였다.
실험예 1. 면 저항 확인
상기 실시예 1에서 제조된 구조체의 면 저항을 확인하기 위해 하기의 실험을 수행하였다.
우선, 0.5 ㎜ 간격으로 상기 실시예 1 및 비교예 1에서 제조된 구조체의 4개 지점을 측정하여 그의 평균값을 계산하였으며, 그 결과를 하기 [표 1]에 나타내었다.

상기 [표 1]을 참조하면, 본 발명 실시예 1의 하이브리드 구조체는 419 Ω/sq 면 저항 값을 갖는 것을 확인할 수 있다.
실험예 2. 투과도 확인
상기 실시예 1의 구조체에 대한 투과도 확인하기 위해 UV-vis spectroscopy(Model: EVO300 PC, Thermo Fisher Scientific)를 이용하여 하기의 실험을 수행하였다.
우선, 상기 UV-vis spectroscopy의 Xenon(Xe) 램프를 이용해 400 내지 700 ㎚ 범위의 파장을 조사하여 투과도를 측정하였으며, 그 결과를 도 6에 나타내었다.
도 6을 참조하면, 본 발명 실시예 1의 경우 70%의 투과율을 나타내는 것을 확인할 수 있다.
이상 설명으로부터, 본 발명에 속하는 기술 분야의 당업자는 본 발명의 그 기술적 사상이나 필수적 특징을 변경하지 않고서 다른 구체적인 형태로 실시될 수 있다는 것을 이해할 수 있을 것이다. 이와 관련하여, 이상에서 기술한 실시예들은 모든 면에서 예시적인 것이며, 한정적인 것이 아닌 것으로서 이해해야만 한다.
Claims (10)
- 탄소나노튜브가 코팅된 제1 그래핀의 상부면에,
고분자가 코팅된 제2 그래핀을 적층하여 형성되는 것을 특징으로 하는 그래핀-탄소나노튜브를 포함하는 하이브리드 구조체. - 제1항에 있어서,
상기 고분자는,
폴리(메틸 메타크릴레이트)(Poly(methyl methacrylate; PMMA), 폴리(비스페놀 카보네이트)(Poly(bisphenol A carbonate; PC), 폴리비닐리덴플루오라이드-헥사플루오로프로필렌(polyvinylidenefluoride-hexafluoropropylene; PVDF-HFP), 폴리에틸렌옥사이드(polyethylene oxide; PEO), 폴리아크릴로니트릴(polyacrylonitrile; PAN) 및 폴리비닐알코올(polyvinylalcohol; PVA)로 이루어진 군에서 선택된 하나 이상인 것을 특징으로 하는 하이브리드 구조체. - (A1) 구리 호일 표면에 합성된 그래핀의 상부면에 탄소나노튜브를 필름 형태로 건식 방사(dry spinning)하여 상기 탄소나노튜브가 코팅된 제1 그래핀을 제조하는 단계;
(A2) 구리 호일 표면에 합성된 그래핀의 상부면에 고분자를 스핀 코팅 및 경화(Curing)시켜 고분자가 코팅된 제2 그래핀을 제조하는 단계; 및
(A3) 상기 제1 그래핀의 상부면에 상기 제2 그래핀을 적층시켜 그래핀-탄소나노튜브 하이브리드 구조체를 제조하는 단계;를 포함하는 것을 특징으로 하는 하이브리드 구조체의 제조방법. - 제3항에 있어서.
상기 (A1) 단계는,
(A1a) 구리 호일 표면에 합성된 그래핀의 상부면에 탄소나노튜브를 필름 형태로 건식 방사하는 단계;
(A1b) 상기 탄소나노튜브가 방사된 그래핀에 알코올(alcohol)을 분사하여 상기 그래핀의 상부면에 탄소나노튜브를 접착시키는 단계; 및
(A1c) 상기 알코올을 건조시켜 상기 탄소나노튜브가 상부면에 코팅된 제1 그래핀을 제조하는 단계;로 구성되는 것을 특징으로 하는 하이브리드 구조체의 제조방법. - 제3항에 있어서,
상기 (A2) 단계는,
(A2a) 구리 호일 표면에 합성된 그래핀의 상부면에 고분자를 스핀 코팅 및 경화(Curing)하는 단계;
(A2b) 상기 단계 완료 후, 상기 그래핀을 구리 식각용액(copper etchant solution)에 첨가하여 구리를 제거하는 단계; 및
(A2c) 상기 그래핀을 증류수(deionized water)에 넣어 상기 구리 식각 용액을 제거하여 고분자가 코팅된 제2 그래핀을 제조하는 단계;로 구성되는 것을 특징으로 하는 하이브리드 구조체의 제조방법. - 제3항에 있어서,
상기 (A3) 단계는,
(A3a) 상기 제1 그래핀의 상부면에 상기 제2 그래핀을 적층시키는 단계; 및
(A3b) 상기 (A3a) 단계 완료 후, 구리 식각용액(copper etchant solution)에 첨가하여 상기 제1 그래핀 합성 시 이용된 구리 호일을 제거하여 그래핀-탄소나노튜브 하이브리드 구조체를 제조하는 단계;로 구성되는 것을 특징으로 하는 하이브리드 구조체의 제조방법. - 기판(glass);
상기 기판 상부에 형성되고, FTO(Fluorine doped Tin Oxide)를 포함하는 제1 전극;
상기 제1 전극 상부에 형성되고, c-TiO2(Compact-titanium oxide)를 포함하는 전자전달층(Electron transfer layer);
상기 전자전달층 상부에 형성되는 다공성의 m-TiO2(Mesoporous-titanium oxide);
상기 m-TiO2 상부에 형성되고, 페로브스카이트 화합물을 포함하는 페로브스카이트 층; 및
상기 페로브스카이트 상부에 형성되는 제1항에 따른 그래핀-탄소나노튜브 하이브리드 구조체;를 포함하는 것을 특징으로 하는 페로브스카이트 태양전지. - 제7항에 있어서,
상기 페로브스카이트 화합물은 메틸암모늄 요오드화납(MAPbI3)인 것을 특징으로 하는 페로브스카이트 태양전지. - (B1) 기판 상부에 FTO(Fluorine doped Tin Oxide)을 적층시키고, c-TiO2(Compact-titanium oxide) 및 m-TiO2(Mesoporous-titanium oxide)를 순차적으로 적층하고 스핀 코팅(spin coating)하는 단계; 및
(B2) 상기 스핀 코팅 완료 후, 450 내지 550 ℃에서 어닐링(annealing)을 수행하는 단계;
(B3) 상기 어닐링 수행 완료 후, 상기 m-TiO2 상부에 페로브스카이트 화합물을 스핀 코팅하여 페로브스카이트 층이 형성된 기판을 제조하는 단계;
(B4) 상기 페로브스카이트 상부에 제1항에 따른 그래핀-탄소나노튜브 하이브리드 구조체를 라미네이터로 적층하여 페로브스카이트 태양전지를 제조하는 단계;를 포함하는 것을 특징으로 하는 페로브스카이트 태양전지의 제조방법. - 제9항에 있어서,
상기 (B4) 단계는,
(B4a) 상기 (B3) 단계에서 제조된 페로브스카이트 층이 형성된 기판 상부에 그래핀-탄소나노튜브 하이브리드 구조체를 적층하는 단계; 및
(B4b) 상기 적층된 기판을 라미네이터(laminator)를 이용하여 90 내지 120 ℃에서 가압하여 상기 그래핀-탄소나노튜브 하이브리드 구조체가 접착된 페로브스카이트 태양전지를 제조하는 단계;를 포함하는 것을 특징으로 하는 페로브스카이트 태양전지의 제조방법.
