Description

はんだの搭載性評価方法
 本発明は、電子部品等の実装部品、あるいは、プリント配線基板等の回路基板の電極に対するはんだの搭載性を評価するための方法に関する。
 近年、電子機器の小型化、軽量化の流れは益々著しくなってきている。特に、半導体部品に関しては、高機能集積化、信号処理の高速化、メモリ容量の増大といった性能のトレンドに対して、部品容積を小さく抑えるための努力がなされている。このため、従来のQFP(Quad Flat Package)といったリード線で接続するパッケージ形態から、BGA(Ball Grid Allay)、CSP(Chip Scale Package)のように、パッケージの下面に部品電極をエリア上に配したものが多用されてきている。このような半導体部品を使うことで、マザー基板(所謂、プリント配線基板)上に半導体部品を実装する際の、半導体部品の占有面積を格段に小さくすることができ、電子機器の高性能化及び小型化に大きく貢献している。一方で、各電極の面積は極小化しかつ電極数は多いものでは1000ピンを超えるものも出ており、その中の1点でもはんだ付けが不良となると、該半導体部品は不良となるため、電極単位でみるとppb(parts per billion、10億分の1)オーダーでの不良率低減が求められている。はんだのぬれ性を評価する方法としては、JISに規定される非特許文献1の広がり試験方法及び非特許文献2のウェッティングバランス法が公開されている。また、特許文献1のぬれ性評価方法も開示されている。はんだのぬれ性は、非特許文献1や非特許文献2で開示されている方法で測定することが一般的である。従来の評価方法は、はんだが溶融し、ぬれが起こった後の、ぬれ広がった面積であるとか、ぬれ広がる際の力を測定する方法である。

 しかし、近年BGAやCSPといった半導体パッケージでは、基板もしくははんだに問題がある場合があり、フラックスが十分に供給されていても、そもそもはんだと電極との間でぬれが生じないケースが起きている。上述した先行技術は、何れもはんだと電極とがぬれることを前提として、フラックスで清浄な溶融はんだと清浄な基板電極との間でぬれた際のぬれ性を評価するものであるが、はんだが電極にぬれるかぬれないか、すなわち、溶融はんだと基板電極の間で化学結合を起こすか起こさないかを測定する手法にはなっていない。
 さらに、上記した化学結合を起こすか起こさないかという不良は製造ラインでppbのオーダーで起きており、通常のフラックスを用いる評価手法では莫大な時間とコストがかかり、現実的に良否を判定することは不可能である。この不良原因は定かではないが、たまたま厚い酸化膜が接続箇所に形成されており、フラックスで除去しきれずに化学結合が起こらない可能性や、ゴミや汚れ、異物等がたまたま接続箇所に存在しているといった可能性がある。しかし、大多数の接続箇所で問題が無いものの、PPBの割合で不良が起こる原因は定かではない。
 はんだが電極上にぬれないという問題におけるはんだ側の原因は、はんだ表面に酸化膜が厚く生成されることが挙げられる。はんだ表面の酸化膜の厚みと上述した不良率には、ある程度の相関があることが知られている。はんだ表面の酸化膜はオージェ電子分光法等で評価することができるが、オージェ電子分光法は非常に高価な測定方法であることや、超高真空が必要であるため測定にも時間がかかることから、製造ラインでの検査等には適さない。
 そこで、本発明は、上記問題に鑑み、簡便・迅速に、半導体チップや基板に形成された電極の金属とはんだの間で、結合するか否かを評価することができる、電極へのはんだの搭載性を評価する方法を提供することを目的とするものである。
 本発明者らは、はんだが電極にぬれない等の接合性の不良がppb(10億分の1)オーダーで起こる際の簡便な評価方法を確立するため、はんだのぬれに関する研究を重ねた結果、金属板の上にはんだを供給し、フラックスを用いずに熱処理をしてはんだが金属板と接合したかどうかにより、フラックスを用いた場合の当該はんだと電極の接合性を簡便に精度良く評価できることを見出し本発明を完成した。
 すなわち、本発明は、金属板の上に複数のはんだを載置し、フラックスを用いずにはんだの融点より10~50℃高い温度で熱処理した後、前記金属板と接合しているはんだの数を数えることを特徴とする、フラックスを用いた場合のはんだの搭載性評価方法を提供するものである。
 また、本発明は、上記本発明において、前記金属板と接合しているはんだが、前記金属板を裏返したとき落下しないはんだであるか、又は、ブローし、離脱しないはんだであることを特徴とするものである。
 また、本発明は、上記本発明において、前記金属板がCu板、Ni板、Au板、Pd板又はこれらの内の2種以上からなる積層金属板であることを特徴とするものである。
 また、本発明は、上記本発明において、前記はんだが球状のボールであることを特徴とするものである。
 本発明に係るはんだの搭載性評価方法によれば、簡便・迅速に、半導体チップや基板に形成された電極の金属とはんだのぬれ性及び接合性を評価することができる。
 本発明のはんだの搭載性評価方法は、金属板の上に複数のはんだを載置し、フラックスを用いずにはんだの融点より10~50℃高い温度で熱処理した後、前記金属板と接合しているはんだの数を数えることを特徴とする。
 本発明は、同一の金属板に対して異なるはんだを用いて評価した際には、はんだの評価となり、一方、同一のはんだに対して異なる金属板を用いて評価した際には、金属板の評価となる。
 金属板は、一般的なはんだの電極として用いられる銅やOSP(Organic Solder Preservative)膜付きの銅板、また銅板とニッケル板とを有し金めっきされた金属板、銅板とニッケル板とパラジウム板とを有し金めっきされた金属板など、Cu板、Ni板、Au板、Pd板もしくはこれらの内の2種以上からなる積層金属板であるものが良い。半導体用の基板として使われているこれらの金属板を用いることがぬれ性を評価する上で最良であり、実際の量産基板と同等の条件で評価でき、結果の信頼度が向上する。また、これらの金属板は、はんだめっきされた金属板でも良く、電気的な接続を確保できる金属板であれば、どのような金属板を用いてもよい。
 はんだは、有鉛、無鉛の何れのはんだでも本測定方法を用いることができる。
 熱処理は、はんだの融点より10℃~50℃程度高温で行うことが多いため、本測定手法の熱処理も上述した温度範囲で行うことが望ましい。但し、2種類のはんだの搭載性の優劣のみを決める場合には、熱処理温度を最適化する必要がある。即ち、高温過ぎると何れのはんだもぬれが発生し、低温過ぎると何れのはんだもぬれないということがあり得るため、評価時の熱処理温度は適宜最適化する必要がある。製造現場におけるppbオーダーの搭載性の簡便な測定を目指す際には、該製造プロセスと同等の熱処理温度において評価することが望ましい。
 はんだと金属板とが接合したか否かの判断は、熱処理後、はんだを搭載した金属板をひっくり返し逆さまにした状態ではんだが落下しなければ接合と判断する方法や、ある一定の吹き付け力でブローを行っても、はんだが離脱しなければ接合と判断する方法で評価することができる。フラックスを用いないで熱処理を行う本実施形態の場合、通常、はんだと金属板とは、十分なぬれには至らず、接合していたとしても点でかろうじて接しているような状態である。
 本実施形態において、評価するはんだが球状のはんだボールであると、より効果的に特性を評価することが可能である。はんだボールは、はんだの体積、状態が均一なため、測定誤差を低減できるためである。はんだボールの大きさは、特に規定されるものではないが、直径が30μm~1000μm程度までは測定が可能である。なお、はんだボールは、パッケージに搭載されたはんだバンプ状であっても良い。
 本測定手法をはんだボールの評価に用いる際は、金属板上ではんだボールが転がらないように凹凸を形成すると良い。凹凸の形状は特に限定されず、例えば3点の半球状の凸部をプレス形成等で作製し、当該3点の凸部の中央にはんだボールを載せる方法や、半球状または三角錐状の凹部をプレス形成等で作製し、当該凹部にはんだボールを載せる方法でも良い。
 はんだボールの評価においては、平面上にはんだボールを置いて、接合部が1点である測定や、三角錘状の凹部を設けて、3点で評価する方法、四角錘状の凹部を設けて、4点で測定する方法、円錐状の凹部を設けて、円周上ではんだボールと基板が接する方法、半球状の凹部を設けて半球面で基板と接合する方法など様々な方法が考えられる。接合部の点数が低いほど、接合する可能性が少ないため、同一評価条件で接合性を判断した場合、よりシビアな評価基準となり、PPBレベルのぬれ性不良検出に有効である。いずれの評価手法であっても、1点でも溶融はんだと基板との化学的な接合が得られれば、良品と判断することで、評価することができる。
 上述した点で接合している際の状態としては、およそ直径50ミクロン程度の接合面積があれば良い。一般的なはんだの強度を20~60MPa程度とすると、約4~12gf以上の強さで接合していると考えられる。これより小さな面積で接合している場合、基板をひっくり返し、裏側からたたいたりした際には、容易に破断して、はんだは脱落してしまう。一方、供給するはんだは、1辺1mmの立方体であっても、はんだの密度(5~8g/cm)を考慮すれば、その自重は上述した接合強度と比べると遥かに小さいため、本評価方法は、はんだの供給量とは無関係である。
 リフローを行う際の方法としては、製造ラインで用いられる複数の温度設定ゾーンを持つ大型リフロー炉から、静止型の小型リフロー炉まで、あらゆる方法を用いることができる。また、雰囲気も大気、窒素、不活性ガス、還元性ガス、真空等いずれの条件でも問題は無い。但し、フラックスを用いない本評価手法をリフロー炉等で実施する際には、はんだが無くならないことが前提となる。
 以下、実施例により本発明を詳述する。
実施例1
 金属板としてCu/Ni/Au基板(Cu電極上にNiめっきとAuめっきを順次施した基板)を2社から購入し、それぞれA基板、B基板とする。Sn-37mass%Pbのはんだ(角型)を用いてA基板、B基板に設けられた20個の直径5mmの電極の上に、それぞれはんだを1mg置き、リフロー温度220℃、リフロー時間1.5分のフラックスレス大気中熱処理を行った。リフロー後はんだが搭載された基板をひっくり返して、はんだが接合しているか否かでぬれたかぬれていないかの判断を行った。
 本評価を5回繰り返したところ、A基板は100%接合しており、B基板は90%接合、10%の接合不良が発生した。以上から、本評価方法により、基板の良否を簡便に評価することができた。基板を調べたところ、B基板には表面に有機膜が残存しており、ぬれ性を阻害していたことが判った。一方、フラックスを用いたリフローを20箇所試みたが、何れの基板も十分にぬれが広がり、有意差は見られなかった。以上のことから、本実施形態に係るはんだの搭載性評価方法は、フラックスを用いないことで、非常に少ない確率で起こるぬれ性の不良を簡便・迅速に、評価できることが判った。
実施例2
 金属板としてCu基板に設けられた20箇所の直径250μmの電極上に直径300μmのはんだボールをそれぞれ1個搭載し、フラックスを用いずに、窒素雰囲気でピーク温度250℃のリフローを行った。使用したはんだボールはSn-3.0Ag-0.5Cu(mass%)で、A社製(A社材)及びB社製(B社材)の2種類を評価した。接合可否の判断は、リフロー後はんだボールが搭載された基板に元圧5kgf/cm(0.49MPa)、吹き出し口2.5mmの窒素ガンにより、基板と窒素ガンの吹き出し口との距離を約5cmとした状態で、窒素ガスを20秒吹き付けて、はんだボールが離脱したか否かにより評価した。本評価を5回繰り返したところ、A社材の不良率は0%であったのに対して、B社材の不良率は15%であった。また、両はんだボール表面の酸化膜をオージェ電子分光法により測定したところ、酸化膜の厚さはA社材が10nm、B社材が30nmであり、本測定手法と同様の傾向の優位差が見られた。また、これらのはんだボールのぬれ広がり率を特許文献1に示す方法で評価したところ、A社材は81%、B社材は80%であり、優位差は見られなかった。さらに、本はんだボールを実際の量産プロセスでフラックスを塗布したCu/Ni/Au基板に搭載し、ピーク温度250℃でリフローした際のボール単位の不良率は、A社材で20PPBの不良率であったが、B社材では、350PPBの不良率であった。以上のことから、本実施形態に係るはんだの搭載性評価方法は、フラックスを用いないことで、非常に少ない確率で起こるぬれ性の不良を簡便・迅速に、評価できることが判った。
実施例3
 金属板として30mm×30mm×0.3mmtのCu平板にプレス加工により、高さ200μm、半球状の3点の凸部を一辺200μmの正三角形の頂点の位置に形成した。この3点の凸部は、1枚の基板に4か所、十分な距離を置いて形成させた。直径200μmのはんだボールを前記4か所の凸部において3点で支持し、フラックスを用いずに、窒素雰囲気でピーク温度245℃のリフローを行った。使用したはんだボールはSn-1.0Ag-0.5Cu(mass%)で、A社製(A社材)及びB社製(B社材)の2種類を評価した。接合可否の判断は、実施例2と同様に評価した。本評価を10回繰り返したところ、A社材の不良率は5%であったのに対して、B社材の不良率は20%であった。また、両はんだボールの酸化膜をオージェ電子分光法により測定したところ、酸化膜の厚さはA社材が12nm、B社材が38nmであり、本測定手法と同様の傾向の優位差が見られた。また、これらのはんだボールのぬれ広がり率を特許文献1に示すフラックスを用いる方法で評価したところ、A社材は78%、B社材は77%であり、優位差は見られなかった。また、本はんだボールを1パッケージあたり400ピンあり、100パッケージが1シートになっているCu/Ni/Au基板を利用し、量産状態における不良率を評価した。その結果、ボール単位の不良率で、A社材は100PPBの不良率であったが、B社材は3000PPBの不良率であった。以上のことから、本実施形態に係るはんだの搭載性評価方法は、フラックスを用いないことで、非常に少ない確率で起こるぬれ性の不良を簡便・迅速に、評価できることが判った。
実施例4
 金属板として50mm×50mm×0.5mmtのCu平板にプレス加工により、深さ100μmの半球状の凹部を凹部の中心間4mmの間隔で格子状に20個形成した。直径200μmのはんだボールを前記凹部に搭載し、フラックスを用いずに、窒素雰囲気でピーク温度260℃のリフローを行った。使用したはんだボールはSn-0.7Cu(mass%)で、製造後1カ月以内の物をA材、製造後1年経過した物をB材とし、2種類評価した。接合可否の判断は、実施例2と同様に評価した。本評価を5回繰り返したところ、A材の不良率は0%であったのに対して、B材の不良率は50%であった。また、両はんだボールの酸化膜をオージェ電子分光法により測定したところ、酸化膜の厚さはA材が4nm、B材が40nmであり、本測定手法と同様の傾向の優位差が見られた。以上のことから、本実施形態に係るはんだの搭載性評価方法は、フラックスを用いないことで、高価で時間のかかるオージェ電子分光法と同程度の評価を簡便に行えることが判った。
実施例5
 金属板として50mm×50mm×0.3mmtのCu平板にプレス加工により、一辺50μmの正四角垂の凹部を凹部の頂点間が4mmの間隔で格子状に20個形成した。直径100μmのはんだボールを前記凹部に搭載し、フラックスを用いずに、窒素雰囲気でピーク温度230℃のリフローを行った。使用したはんだボールはSn-0.9Zn(mass%)で、製造後1カ月以内の物をA材、製造後1年経過した物をB材とし、2種類評価した。接合可否の判断は、実施例2と同様に評価した。本評価を5回繰り返したところ、A材の不良率は5%であったのに対して、B材の不良率は60%であり、簡便に非常に少ない確率で起こるぬれ性の比較ができることが判った。

Claims (5)

  1.  金属板の上に複数のはんだを載置し、フラックスを用いずにはんだの融点より10~50℃高い温度で熱処理した後、前記金属板と接合しているはんだの数を数えることを特徴とする、フラックスを用いた場合のはんだの搭載性評価方法。
  2.  前記金属板と接合しているはんだが、前記金属板を裏返したとき落下しないはんだである請求項1記載の評価方法。
  3.  前記金属板と接合しているはんだが、ブローし、離脱しないはんだである請求項1記載の評価方法。
  4.  前記金属板がCu板、Ni板、Au板、Pd板又はこれらの内の2種以上からなる積層金属板であることを特徴とする請求項1~3の何れか1項記載の評価方法。
  5.  前記はんだが球状のボールであることを特徴とする請求項1~4の何れか1項記載の評価方法。
