그래핀 박막의 분리 방법을 제공한다. 그래핀 박막의 분리 방법은 기판 상에 자성 촉매층과 그래핀 박막층을 순차 형성하고, 그래핀 박막층 상에 자기장 인가 도구를 위치시킨 후, 자기장 인가 도구를 통해 자기장을 인가하여 그래핀 박막층이 형성된 자성 촉매층을 기판으로부터 분리시킨 후, 자성 촉매층으로부터 그래핀 박막층을 분리시킴으로써 안전하고 용이하게 그래핀 박막을 분리할 수 있다.
Description
본 발명은 그래핀 박막의 분리 방법에 관한 것으로, 보다 상세하게는 자성체의 자화 현상을 이용하여 그래핀 박막을 분리하는 방법에 관한 것이다.
그래핀은 탄소 원자들이 흑연과 같이 2차원으로 결합되어 구성된 물질이나, 흑연과는 달리 매우 얇은 두께를 가지도록 단층 또는 다층으로 형성된다. 그래핀은 유연하며, 전기 전도도가 매우 높고, 투명한 특성을 가진다. 따라서, 그래핀을 전자 소자에서 플렉서블(flexible)한 투명 전극으로 이용하거나, 전자 전송 물질로 이용하기 위한 연구가 진행되고 있다.
상기와 같이, 전자 소자에의 이용을 위해 그래핀은 주로 박막 형태로 제조된다. 그래핀 박막을 제조하는 방법은, 흑연을 정제하여 박막으로 제조하는 방법, 흑연을 용액에 분산하고, 이를 스핀 코팅하여 박막 형태로 제조하는 방법, 화학 기상 증착법(CVD)을 이용하는 방법 등이 있다.
먼저, 흑연을 정제하여 그래핀 박막을 제조하는 방법은, 기판 상에 부착된 흑연 촉매를 사용하여 흑연으로부터 그래핀을 분리한 후, 기판을 제거하여 그래핀 박막을 얻는 방법이다.
또한, 흑연을 용액에 분산하여 그래핀 박막을 얻는 방법은, 산화된 그래핀을 용액 속에 혼합하고, 이를 스핀 코팅하는 방법이다. 상기 방법은 박막 형태뿐 아니라 타물질에 혼합된 형태로도 제조가 가능하며, 흑연 촉매를 사용하는 것에 비해 간단하다는 이점이 있다.
그러나, 상기와 같은 방법들을 통해 제조된 그래핀 박막은 마이크로미터(μm) 크기의 미세한 그래핀 조각들 사이의 층간 저항을 가진다. 따라서, 상기 그래핀 박막은 실용적인 수준의 면저항 특성을 나타내지 못하는 문제점이 있다.
상기의 문제점을 해결하기 위해, 화학 기상 증착법을 이용하여 그래핀 박막을 제조한다. 상기 화학 기상 증착법은 그래핀 박막을 성장시키기 위하여 전이금속을 성장용 촉매층으로 이용하고, 탄소 소스를 제공하여, 적절한 양의 탄소가 성장용 촉매층에 녹아 들어가게 하거나, 흡착되도록 하여 그래핀 박막을 얻는 방법이다. 화학 기상 증착법을 이용하는 경우, 대면적의 그래핀 박막을 용이하게 경제적으로 제조할 수 있는 이점을 가진다.
이 때, 그래핀 박막이 형성된 성장용 촉매층을 기판으로부터 분리하는 공정이 필요하며, 상기 공정에는 일반적으로 식각이 사용된다. 그러나, 식각은 화학적 작용에 의한 방법이므로, 공정이 복잡한 문제점이 있다. 또한, 일반적으로 사용되는 식각 용액은 독성을 가져, 환경 및 인체에 큰 위험을 초래할 수 있는 문제점이 있다.
특히, 화학 기상 증착법에서 가장 일반적으로 사용되는 기판 중 하나인 SiO2 가 성장된 Si 기판의 경우, SiO2의 식각액인 불산 (HydroFluoric acid; HF) 수용액을 사용한다. 또한, 성장용 촉매층으로는 전이금속인 Ni 촉매층이 널리 사용된다. 그러나, Ni 촉매층과 SiO2 가 성장된 Si 기판의 분리시, 빠른 식각속도로 인해 촉매층의 손상이 발생하기 쉬운 문제점이 있다. 또한, 촉매층의 손상에 의해 상기 촉매층 상에 성장되는 그래핀 박막이 손상될 우려가 있다. 더욱이, 불산은 피부에 접촉하거나, 이를 흡입할 경우, 인체에 치명적인 위해를 가할 우려가 있다. 또한, 불산은 규제 대상의 물질로서 오염이 심하여 폐수 처리에 어려움이 있다.
따라서, 상기 문제점을 해결하기 위하여 PMMA(poly(methylmethacrylate))층을 그래핀 박막 상에 접착할 수 있다. 이 때, PMMA층이 그래핀 박막 상에 접착되어 있는 동안에는 그래핀 박막을 보호할 수 있다. 그러나, 촉매층을 제거한 후 그래핀 박막 상에 접착되어 있는 PMMA층을 제거하는 공정이 필요하므로, 공정이 복잡해지는 문제점이 있다.
또한, PMMA층을 접착하여 기판과의 분리 공정을 진행하는 경우, HF에 의한 SiO2 의 빠른 식각속도는 대면적의 그래핀 박막을 얻는 성공률을 감소시키는 원인이 될 수 있다.
본 발명이 해결하고자 하는 기술적 과제는, 비자성의 기판 상에 자성 촉매층을 형성하고, 상기 자성 촉매층 상에 그래핀 박막을 성장시킨 후, 자기장을 인가함으로써 자성체가 자기장에 의하여 자화되는 성질을 이용하여 친환경적으로 용이하게 기판과 그래핀 박막이 성장된 자성 촉매층을 분리할 수 있는 그래핀 박막의 분리 방법을 제공함에 있다.
상기 과제를 이루기 위하여 본 발명의 일 측면은 그래핀 박막의 분리 방법을 제공한다. 상기 분리 방법은 기판을 제공하는 단계, 상기 기판 상에 자성 촉매층을 형성하는 단계, 상기 자성 촉매층 상에 그래핀 박막층을 형성하는 단계, 상기 그래핀 박막층 상에 자기장 인가 도구를 위치시키는 단계, 상기 자기장 인가 도구를 통해 자기장을 인가하여 상기 그래핀 박막층이 형성된 상기 자성 촉매층을 상기 기판으로부터 분리시키는 단계 및 상기 분리된 자성 촉매층으로부터 상기 그래핀 박막층을 분리시키는 단계를 포함한다.
상기 그래핀 박막층을 형성하는 단계와 상기 그래핀 박막층 상에 자기장 인가 도구를 위치시키는 단계 사이에, 상기 그래핀 박막층 상에 보호막을 제공하는 단계를 더 포함할 수 있다.
상기 그래핀 박막층을 형성하는 단계와 상기 그래핀 박막층 상에 자기장 인가 도구를 위치시키는 단계 사이에, 상기 기판의 하부에 기판 고정대를 설치하는 단계를 더 포함할 수 있다.
상기 자성 촉매층 상에 그래핀 박막층을 형성하는 단계는 화학 기상 증착법을 통해 이루어질 수 있다.
상기 분리된 자성 촉매층으로부터 상기 그래핀 박막층을 분리시키는 단계는 상기 자성 촉매층을 습식 식각하여 이루어질 수 있다.
상기 자기장 인가 도구는 전자석일 수 있다.
상기 기판은 비자성, 반자성 및 상자성을 가지는 물질 중에서 선택되는 어느 하나를 함유하는 기판일 수 있다.
상기 자성 촉매층은 강자성을 가지는 물질을 함유하는 층일 수 있으며, 상기 자성 촉매층은 니켈(Ni), 코발트(Co), 철(Fe), 가돌리늄(Gd) 및 디스프로슘(Dy) 중에서 선택되는 어느 하나를 함유하는 층일 수 있다.
상기 자성 촉매층은 MnAs, MnBi, MnSb, CrO2, MnOFe2O3, FeOFe2O3, NiOFe2O3, CuOFe2O3, MgOFe2O3, EuO, Y3Fe5O12, CrBr3, EuS 및 MnPt3 중에서 선택되는 어느 하나, 또는 알니코(Alnico), Fe3O4, FeO, Fe2O 및 Fe2O3 중에서 선택되는 어느 하나를 함유하는 층일 수 있다.
상기 보호막은 비자성 또는 반자성을 가지는 물질을 함유하는 막일 수 있다.
본 발명에 따르면, 식각액을 사용하여 그래핀 박막을 분리하는 기존의 화학적 방법과 달리, 자기장을 인가하여 자성체의 자화 현상을 이용하는 물리적 방법을 사용함으로써 인체에 무해하며, 환경 친화적이다. 또한, 전자석을 사용하여 자기장을 인가하여 반영구적인 사용이 가능하며, 안전하고 용이하게 그래핀 박막을 분리할 수 있다.
도 1 및 도 2는 기판 상에 그래핀 박막을 형성하는 방법을 나타내는 공정도들이다.
도 3 내지 도 9는 본 발명의 일 실시예에 의한 그래핀 박막의 분리 방법을 나타내는 공정도들이다.
이하, 첨부한 도면들을 참조하여 본 발명의 바람직한 실시예들을 상세히 설명한다. 그러나, 본 발명은 여기서 설명되는 실시예들에 한정되지 않고 다른 형태로 구체화될 수 있으며, 본 발명의 사상 및 기술 범위에 포함되는 모든 균등물 내지 대체물을 포함하는 것으로 이해되어야 한다.
본 명세서에서 층이 다른 층 또는 기판 "상"에 있다고 언급되는 경우에 그것은 다른 층 또는 기판 상에 직접 형성될 수 있거나, 그들 사이에 제3의 층이 개재될 수도 있다. 또한, 본 명세서에서 위쪽, 상(부), 상면 등의 방향적인 표현은 그 기준에 따라 아래쪽, 하(부), 하면 등의 의미로 이해될 수 있다. 즉, 공간적인 방향의 표현은 상대적인 방향으로 이해되어야 하며 절대적인 방향을 의미하는 것으로 한정 해석되어서는 안 된다.
도면들에 있어서, 층 및 영역들의 두께는 명확성을 기하기 위하여 과장 또는 생략된 것일 수 있다. 명세서 전체에 걸쳐서 동일한 참조번호들은 동일한 구성요소들을 나타낸다.
도 1 및 도 2는 기판 상에 그래핀 박막을 형성하는 방법을 나타내는 공정도들이다.
도 1을 참조하면, 기판(100) 상에 자성 촉매층(120)을 형성한다. 상기 기판(100)은 자성을 띠지 않는 물질이면 어느 것이든 사용할 수 있다. 예컨대, 상기 기판(100)은 유리, 석영(quartz) 또는 사파이어(Al2O3) 등의 투명한 무기물 기판일 수 있다. 또한, 상기 기판(100)은 폴리에틸렌테레프탈레이트(polyethylene terephthalate, PET), 폴리스틸렌(polystyrene, PS), 폴리이미드(polyimide, PI), 폴리염화비닐(polyvinyl chloride, PVC), 폴리비닐필로리돈(polyvinylpyrrolidone, PVP), 폴리에틸렌(polyethlene, PE) 또는 고무(rubber) 등의 투명한 유기물 기판을 사용할 수 있다. 또한 Si, Ge, GaAs, InP, InSb, InAs, AlAs, AlSb, CdTe, ZnTe, ZnS, ZnSe, CdSe, CdSb, GaP, SiC, Al, 또는 Hg 등의 불투명한 무기물 기판일 수 있다.
이외에도, 상기 기판(100)은 반자성 또는 상자성을 가지는 기판일 수 있다. 예컨대, 상기 기판(100)은 반자성을 가지는 MnO, MnS, MnTe, MnF2, FeF2, FeCl2, FeO, CoCl2, CoO, NiCl2, NiO 또는 Cr 등의 불투명한 무기물 기판일 수 있다. 또한, 상기 기판(100)은 상자성을 가지는 Al, Cr, Mo, Na 또는 Ti 등의 불투명한 무기물 기판일 수 있다.
상기 자성 촉매층(120)은 자기장을 인가할 때 자화 현상이 나타나는 자성체가 함유된 층일 수 있다. 일 예로, 상기 자성 촉매층(120)은 강자성체 또는 페리자성체가 함유된 층일 수 있다.
예컨대, 상기 자성 촉매층(120)은 니켈(Ni), 코발트(Co), 철(Fe), 가돌리늄(Gd) 및 디스프로슘(Dy) 중에서 선택되는 적어도 어느 하나의 강자성체가 함유된 층일 수 있다. 또한, 상기 자성 촉매층(120)은 MnAs, MnBi, MnSb, CrO2, MnOFe2O3, FeOFe2O3, NiOFe2O3, CuOFe2O3, MgOFe2O3, EuO, Y3Fe5O12, CrBr3, EuS 및 MnPt3 중에서 선택되는 적어도 어느 하나의 강자성체 합금이 함유된 층일 수 있다. 또한, 상기 자성 촉매층(120)은 알니코(Alnico), Fe3O4, FeO, Fe2O 및 Fe2O3 중에서 선택되는 적어도 어느 하나의 페리자성체 합금이 함유된 층일 수 있다.
상기 기판(100) 상에 자성 촉매층(120)을 형성하기 위하여 스퍼터링(sputtering)법, 전자빔 증착법(e-beam evaporation), 열증착법(thermal evaporation) 또는 펄스레이저증착법(pulsed laser deposition) 등의 방법을 사용할 수 있다.
도 2를 참조하면, 자성 촉매층(120) 상에 그래핀 박막층(140)을 형성한다. 일 예로, 상기 그래핀 박막층(140)은 화학 기상 증착법(CVD)을 통해 형성될 수 있다. 화학 기상 증착법은 고온에서 탄소를 용이하게 흡착하는 전이금속을 촉매층으로 이용하여 그래핀을 합성하는 방법이다.
먼저, 전이금속 촉매층이 형성된 기판 상에 혼합 가스를 공급하고, 상기 촉매층의 표면으로부터 그래핀 박막층을 성장시킨다. 이 때, 공정 온도는 약 800℃ 내지 1000℃일 수 있다. 상기 공정 온도가 800℃ 미만인 경우, 그래핀 박막층의 성장속도가 매우 느린 단점이 있다. 또한, 상기 공정 온도가 1000℃를 상회하는 경우, 촉매층의 물성적 변형 때문에 그래핀 박막층의 성장이 용이하지 못한 단점이 있다. 상기 혼합 가스는 메탄(CH4) 및 수소(H2)가 포함된 혼합 가스일 수 있다. 상기 혼합 가스가 공급되면, 탄소 원자는 촉매층 상에 흡착한다. 이후, 냉각을 통하여 상기 촉매상에 흡착된 탄소 원자들을 표면에서 결정화시킴으로써 그래핀 박막을 형성한다.
상기와 같이, 화학적 기상 증착법으로 그래핀 박막층을 형성하면 기계적, 전기적 특성이 우수하고 대면적인 그래핀 박막의 형성이 가능한 이점이 있다.
일 예로, 상기 기판(100)으로 SiO2가 성장된 Si 기판을 사용하고, 촉매의 역할을 하는 자성 촉매층(120)으로 Ni 박막을 사용할 수 있다. 상기 기판(100)의 불순물을 제거하기 위해 상기 기판(100)을 세척하는 과정을 거칠 수 있다. 일 예로, 상기 SiO2가 성장된 Si 기판을 아세톤과 에탄올로 초음파처리한 후, 탈이온수(DI-water)를 이용하여 세척할 수 있다. 이후, 상기 세척된 SiO2/Si 기판을 N2 가스로 건조시키고 전자빔을 이용하여 기판 상에 Ni 박막을 200nm 이상의 두께로 증착할 수 있다. 상기 Ni 박막이 증착된 기판(100)을 CVD 챔버 내에 장입하고, 진공 상태를 형성한 이후, 수소와 아르곤이 1:4의 비율로 혼합된 가스를 공급할 수 있다. 이후, 800℃까지 승온하고, 50 sccm의 CH4와 200 sccm의 수소-아르곤 혼합 가스를 30초 동안 흘려준 후, 1초당 10℃씩 상온(room temperature)까지 냉각할 수 있다.
상기 과정을 통해 상기 자성 촉매층(120) 상에 그래핀 박막층(140)을 성장시킬 수 있다.
도 3 내지 도 9는 본 발명의 일 실시예에 의한 그래핀 박막의 분리 방법을 나타내는 공정도들이다.
도 3을 참조하면, 기판(100)의 하부에 기판 고정대(160)가 설치될 수 있다. 상기 기판 고정대(160)는 기판(100)으로부터 자성 촉매층(120)의 분리시, 기판(100)을 지지할 수 있다. 또한, 상기 기판 고정대(160)는 기판(100)으로부터 자성 촉매층(120)의 분리를 용이하게 할 수 있다.
상기 기판 고정대(160)는 상기 기판(100)이 고정될 수 있도록 하는 것이라면 어느 것이든 사용 가능하다, 일 예로, 우수한 접착 기능을 가지는 접착 테이프만으로 기판(100)을 고정할 수 있다.
도 4 및 도 5를 참조하면, 그래핀 박막층(140) 상에 보호막(180)이 제공될 수 있다.
상기 보호막(180)은 비자성을 가지는 무기물 또는 유기물을 함유하는 막일 수 있다. 예컨대, 상기 비자성을 가지는 무기물은 유리, 쿼츠(quartz), Si, Ge, GaAs, InP, InSb, InAs, AlAs, AlSb, Al2O3 ,CdTe, ZnTe, ZnS, ZnSe, CdSe, CdSb, GaP, SiC 또는 Hg 등일 수 있다. 또한, 상기 비자성을 가지는 유기물은 폴리에틸렌테레프탈레이트(polyethylene terephthalate, PET), 폴리스틸렌(polystyrene, PS), 폴리이미드(polyimide, PI), 폴리염화비닐(polyvinyl chloride, PVC), 폴리비닐필로리돈(polyvinylpyrrolidone, PVP) 또는 폴리에틸렌(polyethlene, PE) 등일 수 있다.
또한, 상기 보호막(180)은 반자성을 가지는 무기물을 함유하는 막일 수 있다. 예컨대, 상기 보호막(180)은 Au, Cu, Zn 및 Pb 중에서 선택되는 적어도 어느 하나를 함유하는 막일 수 있다.
상기 보호막(180)이 형성된 그래핀 박막층(140) 상에 자기장 인가 도구(200)를 위치시킬 수 있다.
상기 보호막(180)은 상기 자성 촉매층(120)의 손상 가능성을 감소시키고, 기판(100)과 자성 촉매층(120)의 분리 후, 상기 자성 촉매층(120)과 자기장 인가 도구(200)와의 분리를 용이하게 하는 역할을 수행한다.
자기장을 제거한 후에도 상기 자기장 인가 도구(200)에 잔존하는 자성으로 인하여 자성 촉매층(120)이 용이하게 분리되지 않을 수 있다. 이 경우, 상기 보호막(180)을 그래핀 박막층(140)과 자기장 인가 도구(200) 사이에 위치시킬 수 있다. 이 때, 상기 보호막(180)은 자성 촉매층(120)이 가지는 면적 이상의 크기를 가지는 박막 형태로 제공되는 것이 바람직하다. 또한, 상기 보호막(180)은 그래핀 박막층(140)과 자기장 인가 도구(200) 사이에 단순 개재되는 것이므로, 후술하는 보호막(180) 제거 공정에서 물리적 또는 화학적 공정을 사용하지 않고 제거될 수 있다.
상기 자기장 인가 도구(200)로는 일 예로, 전자석이 이용될 수 있으나, 이에 한정되는 것은 아니며, 자기장을 인가하는 역할을 수행할 수 있는 것이면 어느 것이든 이용될 수 있다.
도 6을 참조하면, 기판(100)으로부터 자성 촉매층(120)을 분리할 수 있다. 일 예로, 자기장 인가 도구(200)에 전류를 흐르게 하여 자기장을 인가하면, 자성 촉매층(120)이 상기 자기장에 의하여 자화될 수 있다. 따라서, 상기 자화 현상을 이용하여 상기 기판(100)으로부터 자성 촉매층(120)을 분리시킬 수 있다. 이 때, 인가되는 자기장의 세기는 기판(100)과 자성 촉매층(120)사이의 결합력보다 큰 세기인 것이 바람직하다.
예컨대, 기판(100)으로 SiO2 가 성장된 Si 기판을, 자성 촉매층(120)으로 Ni층을 이용하는 경우, 양자의 결합력은 1 mm2 당 약 0.295N일 수 있다. 상기 결합력은 기계적 인장력을 가하여 접착테이프를 점착하고 탈착할 수 있는 정도의 세기이다. 따라서, 상기 결합력보다 큰 자기장을 인가하는 경우, 용이하게 기판(100)으로부터 상기 자성 촉매층(120)을 분리시킬 수 있다.
대면적의 그래핀 박막을 제조하기 위하여 대면적의 자성 촉매층(120)을 사용하는 경우에도, 상기 면적보다 큰 자기장 인가 도구(200)를 이용하면 용이하게 대면적의 자성 촉매층(120)을 분리할 수 있다.
도 7 내지 도 9를 참조하면, 자기장 인가 도구(200), 보호막(180) 및 자성 촉매층(120)을 차례로 그래핀 박막층(140)으로부터 분리할 수 있다.
상기 자기장 인가 도구(200)는 기계적 인장력의 인가 등을 동원하여 물리적으로 분리해낼 수 있다. 상기 보호막(180)은 그래핀 박막층(140) 및 자기장 인가 도구(200)와 물리적 또는 화학적 공정을 통해 결합된 것이 아니므로, 특별한 제거 공정을 거치지 않고도 제거될 수 있다. 즉, 상기 그래핀 박막층(140)으로부터 자기장 인가 도구(200)의 분리에 의하여 자연스럽게 제거될 수 있다.
자성 촉매층(120)은 식각에 의해 제거될 수 있다. 일 예로, 자성 촉매층(120)으로 Ni층을 사용한 경우, Ni의 식각액인 TFB 또는 TFG 용액 등을 사용하여 제거할 수 있다.
본 발명에 의한 그래핀 박막의 분리 방법은 자기장을 인가하고 자성체의 자화 현상을 이용하는 물리적인 방법을 사용하여 기판으로부터 그래핀 박막을 분리할 수 있다. 따라서, 안전하고 용이하게 그래핀 박막을 분리할 수 있다. 또한, 자기장 인가 도구의 동작 수명이 길므로, 반영구적인 사용이 가능하다.

- 기판을 제공하는 단계;상기 기판 상에 자성 촉매층을 형성하는 단계;상기 자성 촉매층 상에 그래핀 박막층을 형성하는 단계;상기 그래핀 박막층 상에 자기장 인가 도구를 위치시키는 단계;상기 자기장 인가 도구를 통해 자기장을 인가하여 상기 그래핀 박막층이 형성된 상기 자성 촉매층을 상기 기판으로부터 분리시키는 단계; 및상기 분리된 자성 촉매층으로부터 상기 그래핀 박막층을 분리시키는 단계를 포함하는 그래핀 박막의 분리 방법.

- 제1항에 있어서,상기 그래핀 박막층을 형성하는 단계와 상기 그래핀 박막층 상에 자기장 인가 도구를 위치시키는 단계 사이에, 상기 기판의 하부에 기판 고정대를 설치하는 단계를 더 포함하는 그래핀 박막의 분리 방법.
- 제1항에 있어서,상기 자성 촉매층 상에 그래핀 박막층을 형성하는 단계는 화학 기상 증착법을 통해 이루어지는 그래핀 박막의 분리 방법.
- 제1항에 있어서,상기 분리된 자성 촉매층으로부터 상기 그래핀 박막층을 분리시키는 단계는 상기 자성 촉매층을 습식 식각하여 이루어지는 그래핀 박막의 분리 방법.
- 제2항에 있어서,상기 자기장 인가 도구는 전자석인 그래핀 박막의 분리 방법.
- 제1항에 있어서,상기 기판은 비자성, 반자성 및 상자성을 가지는 물질 중에서 선택되는 어느 하나를 함유하는 기판인 그래핀 박막의 분리 방법.
- 제1항에 있어서,상기 자성 촉매층은 강자성을 가지는 물질을 함유하는 층인 그래핀 박막의 분리 방법.
- 제1항에 있어서,상기 자성 촉매층은 니켈(Ni), 코발트(Co), 철(Fe), 가돌리늄(Gd) 및 디스프로슘(Dy) 중에서 선택되는 어느 하나를 함유하는 층인 그래핀 박막의 분리 방법.
- 제1항에 있어서,상기 자성 촉매층은 MnAs, MnBi, MnSb, CrO2, MnOFe2O3, FeOFe2O3, NiOFe2O3, CuOFe2O3, MgOFe2O3, EuO, Y3Fe5O12, CrBr3, EuS 및 MnPt3 중에서 선택되는 어느 하나, 또는 알니코(Alnico), Fe3O4, FeO, Fe2O 및 Fe2O3 중에서 선택되는 어느 하나를 함유하는 층인 그래핀 박막의 분리 방법.
- 제2항에 있어서,상기 보호막은 비자성 또는 반자성을 가지는 물질을 함유하는 막인 그래핀 박막의 분리 방법.
