Abstract

 本発明による半導体装置の製造方法は、ターゲット(100A)をスパッタする工程を含み、ターゲット(100A)は、互いに間隙を空けて配置された複数のターゲットタイル(11A)と、複数のターゲットタイル(11A)を支持するバッキングプレート(15A)と、バッキングプレート(15A)と複数のターゲットタイル(11A)との間に設けられたボンディング部材(17A)とを有し、複数のターゲットタイル(11A)のそれぞれは、In、GaおよびZnを含み、ターゲット(100A)を、複数のターゲットタイル(11A)が配置されている側の法線方向から見たとき、複数のターゲットタイル(11A)のそれぞれは絶縁基板(1)よりも小さく、かつ、間隙からボンディング部材(17A)が見えない。

Description

半導体装置の製造方法
 本発明は、薄膜トランジスタを備える半導体装置およびその製造方法に関する。
 近年、シリコン半導体膜の代わりに、酸化亜鉛などの酸化物半導体膜を用いてTFT(Thin Film Transistor)の活性層を形成することが提案されている。このようなTFTを「酸化物半導体TFT」と称する。酸化亜鉛などの酸化物半導体は、アモルファスシリコンの移動度よりも高い移動度を有している。このため、酸化物半導体TFTは、アモルファスシリコンを用いたTFTよりも高速で動作することができる。また、酸化物半導体膜はスパッタリング法によって形成され得るため、多結晶シリコンを用いたTFTよりも、大面積の表示装置に適用できるという利点を有している(例えば特許文献1、2)。
 スパッタリング法では、ターゲットを用いて成膜を行う。特に、ターゲットの裏面にマグネット(磁石)を配置してターゲット表面に磁場を発生させることにより、プラズマをターゲット表面の近傍に収束させるマグネトロンスパッタリング法が、量産装置で多く用いられている。ターゲットは、In(インジウム)や半田をろう材に用いて、Cu(銅)製の支持体(バッキングプレート)にターゲットタイルをボンディングして製造されるのが一般的である。近年の製造装置の大型化に伴い、ターゲットも大型化している。特許文献3では、大型化したターゲットで生じる問題を解決する方法が開示されている。

 しかしながら、酸化物半導体TFTを備えた表示装置はまだ量産されるには至っておらず、量産技術の確立が急がれている。
 本発明は、上記の諸点に鑑みてなされたものであり、その目的は、酸化物半導体TFTを備えた表示装置などの半導体装置の量産に適した、半導体装置の製造方法およびそのような製造方法によって製造される半導体装置を提供することにある。
 本発明による半導体装置の製造方法は、酸化物半導体TFTを備えた半導体装置の製造方法であって、前記製造方法は、絶縁基板を用意する工程と、前記絶縁基板上に酸化物半導体層を形成する工程と、を包含し、前記酸化物半導体層を形成する工程は、ターゲットをスパッタする工程を含み、前記ターゲットは、互いに間隙を空けて配置された複数のターゲットタイルと、前記複数のターゲットタイルを支持する少なくとも1つのバッキングプレートと、前記少なくとも1つのバッキングプレートと前記複数のターゲットタイルとの間に設けられた少なくとも1つのボンディング部材とを有し、前記複数のターゲットタイルのそれぞれは、In、GaおよびZnを含み、前記ターゲットを、前記複数のターゲットタイルが配置されている側の法線方向から見たとき、前記複数のターゲットタイルのそれぞれは前記絶縁基板よりも小さく、かつ、前記間隙からは前記少なくとも1つのボンディング部材が見えない。
 ある実施形態において、前記少なくとも1つのバッキングプレートは複数のバッキングプレートを含み、前記少なくとも1つのボンディング部材は複数のボンディング部材を含み、前記複数のターゲットタイルのそれぞれは前記複数のボンディング部材の少なくとも1つを介して前記複数のバッキングプレートの少なくとも1つに接合されている。
 ある実施形態において、前記ターゲットを、前記複数のターゲットタイルが配置されている側の法線方向から見たとき、前記複数のターゲットタイルのそれぞれは、前記複数のボンディング部材の前記少なくとも1つよりも大きい。
 ある実施形態において、前記複数のターゲットタイルのそれぞれは傾斜した側面を有し、前記ターゲットを、前記複数のターゲットタイルが配置されている側の法線方向から見たとき、互いに隣接する2つのターゲットタイルの一方が有する傾斜した側面は、他方が有する傾斜した側面と少なくとも一部が重なっている。
 ある実施形態において、前記複数のターゲットタイルのそれぞれは、断面が階段状の側面を有し、前記ターゲットを、前記複数のターゲットタイルが配置されている側の法線方向から見たとき、互いに隣接する2つのターゲットタイルの一方が有する側面は、他方が有する側面と少なくとも一部が重なっている。
 ある実施形態において、前記複数のターゲットタイルのそれぞれは、断面が曲面状の側面を有し、前記ターゲットを、前記複数のターゲットタイルが配置されている側の法線方向から見たとき、互いに隣接する2つのターゲットタイルの一方が有する側面は、他方が有する側面と少なくとも一部が重なっている。
 本発明によると、酸化物半導体TFTを備えた表示装置などの半導体装置の量産に適した、半導体装置の製造方法およびそのような製造方法によって製造される半導体装置が提供される。

 以下、図面を参照して、本発明による実施形態における半導体装置の製造方法およびそのような製造方法によって製造される半導体装置(ここではTFT基板)の構成を説明する。本実施形態におけるTFT基板は、各種表示装置(例えば、液晶表示装置やEL表示装置)のTFT基板を含む。
 ここでは、酸化物半導体TFTをスイッチング素子として備えた、液晶表示装置のTFT基板およびその製造方法を例に説明する。
 本発明による実施形態におけるTFT基板の製造方法に用いるターゲット100Aを図1を参照しながら説明する。
 図1(a)は、本発明による実施形態におけるTFT基板の製造方法に用いるターゲット100Aを説明するための模式的な平面図であり、図1(b)は、図1(a)のLA-LA’線に沿った模式的な断面図である。なお、LA-LA’線は、マグネット搖動方向に沿った線でもある。
 図1(a)および(b)に示すように、ターゲット100Aは、互いに間隙h1A、h2Aを空けて配置された複数(例えば6つ)のターゲットタイル組立体10Aを有する。複数のターゲットタイル組立体10Aのそれぞれは、例えばIn、Ga(ガリウム)およびZn(亜鉛)を含有するターゲットタイル11Aと、ターゲットタイル11Aを支持する第1バッキングプレート(第1支持体)15Aと、ターゲットタイル11Aと第1バッキングプレート15Aとを接合するボンディング部材(例えばIn(4Nグレード)を含有する)17Aとを備えている。それぞれのターゲットタイル11Aの形状は、ほぼ直方体であって、各角がR0.1mm以上で面取りされている(不図示)。面取りすることにより、電界が特定の箇所に集中することを防ぐことができる。また、ターゲットタイル11Aは、複数の第1バッキングプレート15Aに支持されもよい。複数の第1バッキングプレート15Aは、例えば1つの第2バッキングプレート23A(第2支持体)に支持されている。また、複数のターゲットタイル組立体10Aは、例えば2行3列に配置されている。また、各ターゲットタイル組立体10Aの大きさは、例えばそれぞれ同じである。第2バッキングプレート23Aは、例えばターゲットタイル11Aを冷却する機能を有する。また、第2バッキングプレート23Aは、スパッタ用電源に接続されている。
 ターゲットタイル組立体10Aにおいて、ターゲットタイル11Aの大きさは、ボンディング部材17Aの大きさおよび第1バッキングプレート15Aの大きさより大きい、または、同じである。従って、ターゲット100Aをターゲットタイル11Aが配置されている側の法線方向から見たとき、ボンディング部材17Aおよび第1バッキングプレート15Aはターゲットタイル11Aに覆われて見えない。ボンディング部材17Aがターゲットタイル11Aに覆われていることにより、ターゲット100Aを用いてスパッタリングしたとき、スパッタリング時のプラズマの影響がボンディング部材17Aに及ばない。また、ターゲットタイル11Aの大きさは、酸化物半導体膜が堆積される絶縁基板の大きさよりも小さい。また、ターゲットタイル11Aの厚さは、例えば5mm以上20mm以下である。
 複数のターゲットタイル11Aが上述のように配置されたターゲット100Aを用い、スパッタリング法によって同一基板上に酸化物半導体層(例えばIn、GaおよびZnを含有する酸化物半導体層(IGZO層))を形成すると、その酸化物半導体層の品質が均一となる。その結果、最終的に得られるTFTの特性が均一になり、TFTの特性のばらつきが小さい。一方、後述する、ターゲット500をターゲットタイルが配置されている側の法線方向から見たとき、間隙からボンディング部材が見えるターゲット500を用いて、スパッタリング法により酸化物半導体層を形成すると、その酸化物半導体層の品質が均一とならず、その結果、最終的に得られるTFTの特性が均一とならず、TFTの特性のばらつきが大きい。
 以下、ターゲット100Aと同じ効果を有する他の実施形態におけるTFT基板の製造方法に用いるターゲット100B~100Eについて説明する。
 本発明による他の実施形態におけるTFT基板の製造方法に用いるターゲット100Bを図2および図3を参照しながら説明する。
 図2は、本発明による実施形態におけるTFT基板の製造方法に用いるターゲット100B~100Eを説明するための模式的な平面図であり、図3は、図2のLB-LB’線に沿った模式的な断面図である。なお、LB-LB’線は、マグネット搖動方向に沿った線でもある。
 図2および図3に示すように、ターゲット100Bは、互いに間隙h1B、h2Bを空けて配置された複数(例えば6つ)のターゲットタイル11Bを有する。さらに、ターゲット100Bは、ターゲットタイル11Bを支持する第1バッキングプレート15Bと、ターゲットタイル11Bと第1バッキングプレート15Bとを接合するボンディング部材17Bとを備えている。
 複数のターゲットタイル11Bのそれぞれは、例えばIn、GaおよびZnを含有し、傾斜した側面Tを有する。ターゲット100Bを、ターゲットタイル11Bが配置されている側の法線方向から見たとき、互いに隣接する2つのターゲットタイルの一方が有する傾斜した側面Tは、他方が有する傾斜した側面Tと少なくとも一部が重なっている。傾斜した側面Tのテーパー角は、ターゲット100Bをスパッタして、ターゲットタイル11Bの厚さが小さくなった場合でもボンディング部材17Bが見えないように調整されている。また、各ターゲットタイル11Bの各角は、R0.1mm以上で面取りされている(不図示)。
 複数のターゲットタイル11Bは、例えば1つの第1バッキングプレート15Bに支持されている。なお、ターゲットタイル11Bの大きさは、第1バッキングプレート15Bの大きさより小さい。また、ターゲットタイル11Bの厚さは、例えば5mm以上20mm以下である。さらに、第1バッキングプレート15Bは、例えば1つの第2バッキングプレート23Bに支持されている。また、ターゲットタイル11Bは、例えば2行3列に配置されている。さらに、各ターゲットタイル11Bの大きさは、例えばそれぞれ同じである。また、ターゲットタイル11Bの大きさは、酸化物半導体膜が堆積される絶縁基板の大きさよりも小さい。第2バッキングプレート23Bは、例えばターゲットタイル11Bを冷却する機能を有する。また、第2バッキングプレート23Bは、スパッタ用電源に接続されている。さらに、ターゲット100Bの構成は、上述のターゲット100Aのように複数のターゲットタイル組立体を有する構成を有してもよい。
 ターゲット100Bをターゲットタイル11Bが配置されている側の法線方向から見たとき、間隙からはボンディング部材17Bおよび第1バッキングプレート15Bはターゲットタイル11Bに覆われて見えない。
 次に、本発明による他の実施形態におけるTFT基板の製造方法に用いるターゲット100Cを図2および図4を参照しながら説明する。図4は、図2のLC-LC’線に沿った模式的な断面図である。なお、LC-LC’線は、マグネット搖動方向に沿った線でもある。
 図2および図4に示すように、ターゲット100Cは、互いに間隙h1C、h2Cを空けて配置された複数(例えば6つ)のターゲットタイル11Cを有する。さらに、ターゲット100Cは、第1バッキングプレート15Cと、ターゲットタイル11Cと第1バッキングプレート15Cとを接合するボンディング部材17Cとを備えている。
 複数のターゲットタイル11Cのそれぞれは、例えばIn、GaおよびZnを含有し、互いに異なる方向に延びる傾斜した側面T1およびT2を有する。ターゲット100Cを、ターゲットタイル11Cが配置されている側の法線方向から見たとき、互いに隣接する2つのターゲットタイルの一方が有する傾斜した側面T1およびT2は、他方が有する傾斜した側面T1およびT2と少なくとも一部が重なっている。傾斜した側面T1およびT2のテーパー角は、ターゲット100Cをスパッタして、ターゲットタイル11Cの厚さが小さくなった場合でもボンディング部材17Cが見えないように調整されている。また、各ターゲットタイル11Cの各角は、R0.1mm以上で面取りされている(不図示)。
 複数のターゲットタイル11Cは、例えば1つの第1バッキングプレート15Cに支持されている。さらに、第1バッキングプレート15Cは、例えば1つの第2バッキングプレート23Cに支持されている。なお、ターゲットタイル11Cの大きさは、第1バッキングプレート15Cの大きさより小さい。また、ターゲットタイル11Cの厚さは、例えば5mm以上20mm以下である。さらに、ターゲットタイル11Cは、例えば2行3列に配置されている。また、各ターゲットタイル11Cの大きさは、例えばそれぞれ同じである。また、ターゲットタイル11Cの大きさは、酸化物半導体膜が堆積される絶縁基板の大きさよりも小さい。第2バッキングプレート23Cは、例えばターゲットタイル11Cを冷却する機能を有する。また、第2バッキングプレート23Cは、スパッタ用電源に接続されている。さらに、ターゲット100Cの構成は、上述のターゲット100Aのように、複数のターゲットタイル組立体を有する構成を有してもよい。
 ターゲット100Cをターゲットタイル11Cが配置されている側の法線方向から見たとき、間隙からはボンディング部材17Cおよび第1バッキングプレート15Cはターゲットタイル11Cに覆われて見えない。
 次に、本発明による他の実施形態におけるTFT基板の製造方法に用いるターゲット100Dを図2および図5を参照しながら説明する。
 図5は、図2のLD-LD’線に沿った模式的な断面図である。なお、LD-LD’線は、マグネット搖動方向に沿った線でもある。
 図2および図5に示すように、ターゲット100Dは、互いに間隙h1D、h2Dを空けて配置された複数(例えば6つ)のターゲットタイル11Dを有する。さらに、ターゲット100Dは、第1バッキングプレート15Dと、ターゲットタイル11Dと第1バッキングプレート15Dとを接合するボンディング部材17Dとを備えている。
 複数のターゲットタイル11Dのそれぞれは、例えばIn、GaおよびZnを含有し、断面が階段状の側面を有する。ターゲット100Dを、複数のターゲットタイル11Dが配置されている側の法線方向から見たとき、互いに隣接する2つのターゲットタイル11Dの一方が有する側面は、他方が有する側面と少なくとも一部が重なっている。階段状の側面は、凸部B1またはB2を有する。凸部B2は、ターゲットタイル11Dの内、ボンディング部材17D側の側面に位置する。凸部B1は、ターゲットタイル11Dの内、ボンディング部材17D側と反対側の側面に位置する。凸部B1の厚さは、凸部B2の厚さより大きい。各ターゲットタイル11Dの配置および凸部B1の厚さは、ターゲット100Dをスパッタして、ターゲットタイル11Dの厚さが小さくなった場合でも凸部B1が存在し得る様に設計される。また、各ターゲットタイル11Dの各角は、R0.1mm以上で面取りされている(不図示)。
 複数のターゲットタイル11Dは、例えば1つの第1バッキングプレート15Dに支持されている。なお、ターゲットタイル11Dの大きさは、第1バッキングプレート15Dの大きさより小さい。また、ターゲットタイル11Dの厚さは、例えば5mm以上20mm以下である。さらに、第1バッキングプレート15Dは、例えば1つの第2バッキングプレート23Dに支持されている。また、ターゲットタイル11Dは、例えば2行3列に配置されている。さらに、各ターゲットタイル11Dの大きさは、例えばそれぞれ同じである。また、ターゲットタイル11Dの大きさは、酸化物半導体膜が堆積される絶縁基板の大きさよりも小さい。第2バッキングプレート23Dは、例えばターゲットタイル11Dを冷却する機能を有する。また、第2バッキングプレート23Cは、スパッタ用電源に接続されている。さらに、ターゲット100Dの構成は、上述のターゲット100Aのように、複数のターゲットタイル組立体を有する構成を有してもよい。
 ターゲット100Dをターゲットタイル11Dが配置されている側の法線方向から見たとき、間隙からはボンディング部材17Dおよび第1バッキングプレート15Dはターゲットタイル11Dに覆われて見えない。
 次に、本発明によるさらに他の実施形態におけるTFT基板の製造方法に用いるターゲット100Eを図2および図6を参照しながら説明する。
 図6は、図2のLE-LE’線に沿った模式的な断面図である。なお、LE-LE’線は、マグネット搖動方向に沿った線でもある。
 図2および図6に示すように、ターゲット100Eは、互いに間隙h1E、h2Eを空けて配置された複数(例えば6つ)のターゲットタイル11Eを有する。さらに、ターゲット100Eは、第1バッキングプレート15Eと、ターゲットタイル11Eと第1バッキングプレート15Eとを接合するボンディング部材17Eとを備えている。
 複数のターゲットタイル11Eのそれぞれは、例えばIn、GaおよびZnを含有し、断面が曲面状の側面Csを有する。ターゲット100Eを、複数のターゲットタイル11Eが配置されている側の法線方向から見たとき、互いに隣接する2つのターゲットタイル11Eの一方が有する曲面状の側面Csは、他方が有する曲面状の側面Csと少なくとも一部が重なっている。曲面状の側面Csは、ターゲット100Eをスパッタして、ターゲットタイル11Eの厚さが小さくなった場合でも、ボンディング部材17Eが見えないようにR加工が施されている。また、各ターゲットタイル11Eの各角は、R0.1mm以上で面取りされている(不図示)。
 複数のターゲットタイル11Eは、例えば1つの第1バッキングプレート15Eに支持されている。なお、ターゲットタイル11Eの大きさは、第1バッキングプレート15Eの大きさより小さい。また、ターゲットタイル11Eの厚さは、例えば5mm以上20mm以下である。さらに、ターゲットタイル11Eの大きさは、酸化物半導体膜が堆積される絶縁基板の大きさよりも小さい。また、第1バッキングプレート15Eは、例えば1つの第2バッキングプレート23Eに支持されている。また、ターゲットタイル11Eは、例えば2行3列に配置されている。さらに、各ターゲットタイル11Eの大きさは、例えばそれぞれ同じである。第2バッキングプレート23Eは、例えばターゲットタイル11Eを冷却する機能を有する。また、第2バッキングプレート23Eは、スパッタ用電源に接続されている。さらに、ターゲット100Eの構成は、上述のターゲット100Aのように、複数のターゲットタイル組立体を有する構成を有してもよい。
 ターゲット100Eをターゲットタイル11Eが配置されている側の法線方向から見たとき、間隙からはボンディング部材17Eおよび第1バッキングプレート15Eはターゲットタイル11Eに覆われて見えない。
 0.2mm以上0.5mm以下の間隙h1A~h1E、h2A~h2Eを空けて複数のターゲットタイル11A~11Eが配置されている。このように配置することで、ターゲット100A~100Eが割れるのを防ぐことができる。
 次に、上述のターゲット100A~100Eのいずれかを用いて、酸化物半導体TFTを製造する方法を図7を参照しながら説明する。図7(a)~図7(f)は、本発明による実施形態における製造方法を説明するための模式的な断面図であり、図7(g)~図7(l)は、図7(a)~図7(f)のそれぞれのM-M’線に沿った本発明による実施形態における製造方法を説明するための模式的な平面図である。
 まず、図7(a)および図7(g)に示すように絶縁基板1(例えばガラス基板)上に、ゲート電極2を公知の方法で形成する。ゲート電極2は、例えばTiN(窒化チタン)/Ti(チタン)/Al(アルミ)(Alが最下層)の積層構造を有する。ゲート電極2の厚さは、例えば1900nmである。
 次に、図7(b)および図7(h)に示すようにゲート絶縁層3を公知の方法で形成する。ゲート絶縁層3は、例えばSiO2(二酸化シリコン)/SiN(窒化シリコン)の積層構造を有する。ゲート絶縁層3の厚さは、例えば375nmである。
 次に、ゲート絶縁層3上にIGZO膜をスパッタリング法にて成膜した後、公知の方法で島状のIGZO層4を形成する。島状のIGZO層4の厚さは、例えば50nmである。スパッタリング法でIGZO膜を成膜する際に、上述のターゲット100A~100Eのいずれかを用いる。また、本実施形態においてIGZO膜の成膜条件は、以下のとおりである。
 成膜時の絶縁基板の温度は200℃であり、成膜時に用いるガスにAr(アルゴン)/O2を用い、そのガスの流量を200/9sccmにてチャンバー内に導入し、圧力を0.3Pa程度に調整する。さらに、DCマグネトロンスパッタにてパワー密度1.5W/cm2にて所望の膜厚になるように成膜する。
 上述のターゲット100A~100Eのいずれかを用いると、ボンディング部材17A~17Eがターゲットタイル11A~11Eによって覆われるので、IGZO膜を成膜する際にボンディング部材17A~17Eの影響を小さくすることができる。その結果、IGZO層の品質が均一となり、最終的に得られる複数の酸化物半導体TFTのTFT特性が均一となる。
 次に、図7(c)および図7(i)に示すように、IGZO層4上にエッチングストッパー層5を公知の方法で形成する。エッチングストッパー層5は、例えばSiO2から形成され、その厚さは例えば150nmである。
 次に、例えば温度350℃で2時間アニール処理を行う。
 次に、図7(d)および図7(j)に示すように、IGZO層4上にソース・ドレイン電極6を公知の方法で形成する。ソース・ドレイン電極6は、例えばMoN(窒化モリブデン)/Al/MoNを含有する積層構造である。ソース・ドレイン電極6の厚さは、例えば200nmである。
 次に、図7(e)および図7(k)に示すように、ソース・ドレイン電極6上に無機の層間絶縁層7を公知の方法で形成する。無機の層間絶縁層7は例えばSiO2から形成されている。無機の層間絶縁層7の厚さは、例えば265nmである。
 次に、例えば温度250℃で1時間アニール処理を行う。
 次に、ゲート絶縁層および無機の層間絶縁層7を公知の方法で、所望のパターンに形成する。
 次に、無機の層間絶縁層7の上に有機の層間絶縁層8をフォトリソグラフィにより形成する。有機の層間絶縁層8の厚さは、例えば3μmである。
 次に、例えば温度220℃で1時間アニール処理を行う。
 次に、図7(f)および図7(l)に示すように、ドレイン電極と接触するように画素電極9を公知の方法で形成する。画素電極9は例えばITO(Indium Tin Oxide)から形成されている。画素電極9の厚さは、例えば70nmである。
 次に、例えば温度215℃で37分間アニール処理を行う。
 以上のような製造工程を経て、本発明による実施形態における酸化物半導体TFTを有するTFT基板は製造される。
 次に、比較例のターゲットと対比して、本実施形態における半導体装置の製造方法の利点を説明する。
 図8は、比較例のターゲット500を説明するための模式的な図である。
 図8(a)は、比較例のTFT基板の製造方法に用いるターゲット500を説明するための模式的な平面図であり、図8(b)は、図8(a)のN-N’線に沿った模式的な断面図である。なお、N-N’線は、マグネット搖動方向に沿った線でもある。
 ターゲット500は、複数のターゲットタイル50を有している。複数のターゲットタイル50は、間隙h3、h4を空けて配置されている。さらに、ターゲット500は、複数のターゲットタイル50を支持する1つの第1バッキングプレート55と、複数のターゲットタイル50と第1バッキングプレート55Aとを接合するボンディング部材(例えばInを含有する)57とを備える。さらに、ターゲット500は、第1バッキングプレート55を支持する1つの第2バッキングプレート53を有する。
 ターゲット500は、ターゲット100A~100Eと異なり、ターゲット500をターゲットタイル50が配置されている側の法線方向から見たとき、間隙h3、h4からボンディング部材57が見える構造を有する。
 次に、酸化物半導体TFTのTFT特性について、図9~図11を参照しながら説明する。
 図9(a)は、ターゲット100A、500とIGZO層が形成される絶縁基板1との配置関係を説明する図である。図9(b)は、ターゲット500を用いてIGZO層を形成したときのTFT特性が異常値を示した異常部を説明するための模式的な絶縁基板の平面図である。
 図9(a)に示すように、IGZO膜をスパッタリング法で成膜する際に、ターゲット100A、500は絶縁基板1を覆うように配置される。ターゲット100A、500の隣接するターゲットタイル間に位置する間隙hも、絶縁基板1上に位置する。上述のようにターゲット500は、ターゲット500をターゲットタイルが配置されている側の法線方向から見たとき、間隙hからボンディング部材が見える構造を有する。しかしながら、ターゲット100Aは、そのような構造を有しない。
 次に、図9(b)を参照する。発明者の検討によると、ターゲット500を用いた場合、図9(b)に示すように、ほぼ間隙hに沿ってTFT特性が異常な異常部Irが出現することを見出した。
 図10(a)は、ターゲット100Aを用いて形成されたIGZO層の比抵抗値L1およびターゲット500を用いて形成されたIGZO層の比抵抗値L2とIGZO層が形成された位置との関係を説明するためのグラフである。図10(b)は、TFTの異常部とTFTの正常部(異常部以外の部分)とのゲート電圧(Vg)-ドレイン電流(Id)曲線を示すグラフである。
 図10(a)に示すように、ターゲット500を用いて形成されたIGZO層の内、間隙hに対応する位置に形成された部分の比抵抗値が小さい(例えば、比抵抗値1.42×105Ωcm)。また、ターゲット100Aを用いて形成されたIGZO層は、比抵抗値が小さくなる部分はない(比抵抗値が例えば2.00×105Ωcm以上)。
 図10(b)は、ソース電圧Vsが2Vまたは10Vにおける、正常部および異常部のTFTのゲート電圧(Vg)-ドレイン電流(Id)曲線を示している。異常部のTFTは、上述の比抵抗値が小さいIGZO層を有するTFTであり、正常部のTFTは、そのような比抵抗値の小さいIGZO層を有しないTFTである。図10(b)から分かるように、ソース電圧Vsが2Vおよび10Vいずれの場合においても、異常部のTFTのON電流は、正常部のTFTのON電流より小さい。
 以上のことから、上述のターゲット500を用いて、上述の製造工程にて酸化物半導体TFTを製造すると、IGZO膜を成膜する際に、ボンディング部材57の内ターゲットタイル50で覆われていない部分(図8参照)がIGZO層の特性に影響を及ぼし、同一基板上のIGZO層の品質が均一とならない。その結果、酸化物半導体TFTのTFT特性が均一とならず、TFT特性のばらつきが生じる。一方、上述のターゲット100Aを用いると、ボンディング部材17Aがターゲットタイル11Aで覆われているので(図1参照)、IGZO膜を成膜する際にボンディング部材17Aの影響が小さく、IGZO層の品質が均一となり、最終的に得られる酸化物半導体TFTのTFT特性が均一となる。
 次に、発明者が検討したIGZO膜の成膜条件について表1を参照しながら説明する。
 表1は、発明者が検討したIGZO膜をスパッタリング法で成膜する際の条件を表した表である。なお、IGZO膜をスパッタリング法で成膜する際に用いたターゲットは、上述のターゲット500である。

 表1に示した基準成膜条件および条件(1)~条件(11)の条件で、ターゲット500を用いてIGZO層を形成しても、IGZO層の品質は均一とならず、最終的に得られるTFTの特性が均一とならなかった。
 しかしながら、上述したように、基準成膜条件で例えばターゲット100Aを用いて、IGZO層を形成すると、IGZO層の品質が均一となり、最終的に得られるTFTの特性が均一となった。
 従って、ターゲットをターゲットタイルが配置されている側の法線方向から見たとき、ボンディング部材が見えないような構造を有するターゲットを用いてスパッタすると、IGZO層の品質が均一となり、最終的に得られるTFTの特性が均一となり、TFTの特性のばらつきが小さい半導体装置が得られる。
 本発明は、アクティブマトリクス基板等の回路基板、液晶表示装置、有機エレクトロルミネセンス(EL)表示装置および無機エレクトロルミネセンス表示装置等の表示装置、イメージセンサー装置等の撮像装置、画像入力装置や指紋読み取り装置等の電子装置などの薄膜トランジスタを備えた装置に広く適用できる。特に、大型の液晶表示装置等に好適に適用され得る。

Claims (6)

  1.  酸化物半導体TFTを備えた半導体装置の製造方法であって、
     前記製造方法は、絶縁基板を用意する工程と、
     前記絶縁基板上に酸化物半導体層を形成する工程と、
    を包含し、
     前記酸化物半導体層を形成する工程は、ターゲットをスパッタする工程を含み、
     前記ターゲットは、互いに間隙を空けて配置された複数のターゲットタイルと、前記複数のターゲットタイルを支持する少なくとも1つのバッキングプレートと、前記少なくとも1つのバッキングプレートと前記複数のターゲットタイルとの間に設けられた少なくとも1つのボンディング部材とを有し、
     前記複数のターゲットタイルのそれぞれは、In、GaおよびZnを含み、前記ターゲットを、前記複数のターゲットタイルが配置されている側の法線方向から見たとき、前記複数のターゲットタイルのそれぞれは前記絶縁基板よりも小さく、かつ、前記間隙からは前記少なくとも1つのボンディング部材が見えない、半導体装置の製造方法。
  2.  前記少なくとも1つのバッキングプレートは複数のバッキングプレートを含み、
     前記少なくとも1つのボンディング部材は複数のボンディング部材を含み、
     前記複数のターゲットタイルのそれぞれは前記複数のボンディング部材の少なくとも1つを介して前記複数のバッキングプレートの少なくとも1つに接合されている、請求項1に記載の半導体装置の製造方法。
  3.  前記ターゲットを、前記複数のターゲットタイルが配置されている側の法線方向から見たとき、前記複数のターゲットタイルのそれぞれは、前記複数のボンディング部材の前記少なくとも1つよりも大きい、請求項2に記載の半導体装置の製造方法。
  4.  前記複数のターゲットタイルのそれぞれは傾斜した側面を有し、
     前記ターゲットを、前記複数のターゲットタイルが配置されている側の法線方向から見たとき、互いに隣接する2つのターゲットタイルの一方が有する傾斜した側面は、他方が有する傾斜した側面と少なくとも一部が重なっている、請求項1から3のいずれかに記載の半導体装置の製造方法。
  5.  前記複数のターゲットタイルのそれぞれは、断面が階段状の側面を有し、
     前記ターゲットを、前記複数のターゲットタイルが配置されている側の法線方向から見たとき、互いに隣接する2つのターゲットタイルの一方が有する側面は、他方が有する側面と少なくとも一部が重なっている、請求項1から3のいずれかに記載の半導体装置の製造方法。
  6.  前記複数のターゲットタイルのそれぞれは、断面が曲面状の側面を有し、
     前記ターゲットを、前記複数のターゲットタイルが配置されている側の法線方向から見たとき、互いに隣接する2つのターゲットタイルの一方が有する側面は、他方が有する側面と少なくとも一部が重なっている、請求項1から3のいずれかに記載の半導体装置の製造方法。
