Abstract
マイクロ波を伝搬する一の導波管30aと、マイクロ波を用いて所定の処理を行う二以上の処理室44とを備え、各処理室44が、一の導波管30aからマイクロ波を導入する導入口46を有し、この導入口46が、一の導波管30aの終端部47に二以上形成された。
Description
本発明は、立体形状容器に化学蒸着膜を形成するマイクロ波プラズマ処理装置に関し、特に、一つのマイクロ波発振器により同時に複数の容器に対して成膜処理を行うマイクロ波プラズマ処理装置に関する。
化学蒸着法(CVD)は、常温では反応の起こらない処理用ガスを用いて、高温雰囲気での気相成長により、処理対象物の表面に反応生成物を膜状に析出させる技術であり、半導体の製造、金属やセラミックの表面改質等に広く採用されている。
最近では、CVDでも低圧プラズマCVDとしてプラスチック容器の表面改質、特に、ガスバリア性の向上にも応用されている。

プラズマCVDは、プラズマを利用して薄膜成長を行うものであり、基本的には、減圧下において処理用ガスを含むガスを高電界の電気的エネルギーで放電させることにより、解離、結合して生成した物質を、気相中又は処理対象物上で化学反応させることによって、処理対象物上に堆積させる方法である。
プラズマ状態は、グロー放電、コロナ放電、アーク放電などによって実現されるものであり、たとえば、グロー放電の方式としては、直流グロー放電を利用する方法、高周波グロー放電を利用する方法(高周波プラズマCVD)、マイクロ波放電を利用する方法(マイクロ波プラズマCVD)などが知られている。
プラズマ状態は、グロー放電、コロナ放電、アーク放電などによって実現されるものであり、たとえば、グロー放電の方式としては、直流グロー放電を利用する方法、高周波グロー放電を利用する方法(高周波プラズマCVD)、マイクロ波放電を利用する方法(マイクロ波プラズマCVD)などが知られている。
マイクロ波プラズマCVDは、一般に、マイクロ波発振器と、マイクロ波処理器と、これらを接続する導波管で構成される。
マイクロ波発振器で出力されたマイクロ波は、導波管内を伝搬してマイクロ波処理器へ送られる。そして、このマイクロ波処理器内で薄膜形成などの所定の処理が行われる。

ところで、生産効率を高めるために、二つの容器に対して同時に薄膜形成を行う場合、図14に示すように、マイクロ波発振器120や導波管130、処理室144などをそれぞれ二つずつ備えていた。
ところが、これでは容器の数に比例してマイクロ波発振器120等の数を増やさなければならないため、設備サイズやコスト負担が増大するという問題があった。

そこで、この問題を解決するために、次のような技術が提案されている。
すなわち、一つのマイクロ波発振器から出力されたマイクロ波を、二股の分岐構造を有する導波管で二方向に分岐し、各分岐先の処理器へマイクロ波を供給する技術が提案されている(例えば、特許文献1参照。)。
この技術によれば、一つのマイクロ波発振器によって、各処理器に収納された処理対象物のそれぞれに対し同時に成膜処理を行うことができる。このため、設備サイズを小さくでき、コスト負担を軽減できる。
すなわち、一つのマイクロ波発振器から出力されたマイクロ波を、二股の分岐構造を有する導波管で二方向に分岐し、各分岐先の処理器へマイクロ波を供給する技術が提案されている(例えば、特許文献1参照。)。
この技術によれば、一つのマイクロ波発振器によって、各処理器に収納された処理対象物のそれぞれに対し同時に成膜処理を行うことができる。このため、設備サイズを小さくでき、コスト負担を軽減できる。
しかしながら、上述した特許文献1に記載の技術においては、次のような問題があった。
例えば、分岐導波管は、分岐箇所でマイクロ波のロスが生じていた。このため、マイクロ波の伝導効率が悪くなっていた。

本発明は、上記の問題を解決すべくなされたものであり、設備サイズの小型化及び設備コストの低廉を可能とするとともに、伝導効率の高い状態でマイクロ波を処理器に供給でき、かつ、複数の処理対象物に対して同時に成膜処理を行なうことができるマイクロ波プラズマ処理装置の提供を目的とする。
この目的を達成するため、本発明のマイクロ波プラズマ処理装置は、マイクロ波を伝搬する一の導波管と、マイクロ波を用いて所定の処理を行う二以上の処理室とを備え、各処理室が、導波管からマイクロ波を導入する導入口を有し、この導入口が、導波管の終端部に二以上形成された構成としてある。
また、本発明のマイクロ波プラズマ処理装置は、マイクロ波を伝搬する導波管と、マイクロ波を受ける処理器とを備え、この処理器が、マイクロ波を用いて所定の処理を行う二以上の処理室と、導波管からマイクロ波を受け入れる受入口と、この受入口から各処理室へマイクロ波を伝搬する中継路とを有し、各処理室が、中継路からマイクロ波を導入する導入口を有し、この導入口が、中継路におけるマイクロ波の伝搬方向の終端部に二以上形成された構成としてある。
本発明のマイクロ波プラズマ処理装置によれば、一本の導波管から複数の処理室へマイクロ波を供給することができる。このため、複数の処理室のそれぞれに専用の導波管やマイクロ波発振器を取り付ける構成に比べて、部品数を削減でき、装置構成の簡略化および装置コストの低減を図ることができる。
また、導波管は、分岐型ではなく直管型が使用可能なことから、設備サイズを小さくでき、しかも、設備コストを抑えることができる。

以下、本発明に係るマイクロ波プラズマ処理装置の好ましい実施形態について、図面を参照して説明する。
[第一実施形態]
まず、本発明のマイクロ波プラズマ処理装置の第一実施形態について、図1、図2を参照して説明する。

図1に示すように、マイクロ波プラズマ処理装置1aは、マイクロ波電源10と、マイクロ波発振器20と、導波管30aと、マイクロ波処理器40aと、真空ポンプ50とを備えている。
ここで、マイクロ波電源10は、マイクロ波発振器20に電力を供給する。
マイクロ波発振器20は、マイクロ波電源10から電力を受けてマイクロ波を生成し出力する。本実施形態において、マイクロ波発振器20は、一台のみ備えられている。
なお、これらマイクロ波電源10及びマイクロ波発振器20は、従来公知の任意好適なマイクロ波電源及びマイクロ波発振器を用いることができる。
ここで、マイクロ波電源10は、マイクロ波発振器20に電力を供給する。
マイクロ波発振器20は、マイクロ波電源10から電力を受けてマイクロ波を生成し出力する。本実施形態において、マイクロ波発振器20は、一台のみ備えられている。
なお、これらマイクロ波電源10及びマイクロ波発振器20は、従来公知の任意好適なマイクロ波電源及びマイクロ波発振器を用いることができる。
導波管30aは、マイクロ波発振器20から出力されたマイクロ波をマイクロ波処理器40aへ伝搬する。
この導波管30aは、直管型を用いている。つまり、導波管30aには、分岐部分(T分岐,Y分岐等)や曲がり部分(ベンド)が存在しない。これにより、マイクロ波エネルギーのロスを小さくすることができる。
なお、導波管30aは、断面が矩形であってもよく、また、円形であってもよい。
また、導波管30aには、アイソレータ31や整合器32などを備えることができる。
この導波管30aは、直管型を用いている。つまり、導波管30aには、分岐部分(T分岐,Y分岐等)や曲がり部分(ベンド)が存在しない。これにより、マイクロ波エネルギーのロスを小さくすることができる。
なお、導波管30aは、断面が矩形であってもよく、また、円形であってもよい。
また、導波管30aには、アイソレータ31や整合器32などを備えることができる。
マイクロ波処理器40aは、図1、図2に示すように、筐体41と、この筐体41に形成した受入口42と、中継路43aと、複数(本実施形態においては、二つ)の処理室44(44-1,44-2)とを有している。
筐体41は、マイクロ波を遮断する材料で形成された肉厚の容器である。
受入口42には導波管30aが接続されており、導波管30aから筐体41にマイクロ波を受け入れる。

中継路43aは、受入口42で受け入れられたマイクロ波を処理室44へ伝搬する経路である。

この中継路43aの内部であって受入口42の近傍には、真空隔壁45が設けられている。
真空隔壁45は、処理室44が真空状態(減圧状態)になった場合に、この真空状態が導波管30aやマイクロ波発振器20まで及ばないように防御する隔壁である。
また、真空隔壁45は、処理室44の真空状態を維持しつつ、導波管30aを伝搬してきたマイクロ波を処理室44へ送る。
このため、真空隔壁45は、導波管30aと処理室44との差圧に耐えられる機械特性を有し、且つマイクロ波エネルギー損失の少ない低誘電材料で形成することが好ましい。具体的には、例えば、石英ガラス、アルミナ、フッ素樹脂(テフロン(登録商標))などで形成することができる。
真空隔壁45は、処理室44が真空状態(減圧状態)になった場合に、この真空状態が導波管30aやマイクロ波発振器20まで及ばないように防御する隔壁である。
また、真空隔壁45は、処理室44の真空状態を維持しつつ、導波管30aを伝搬してきたマイクロ波を処理室44へ送る。
このため、真空隔壁45は、導波管30aと処理室44との差圧に耐えられる機械特性を有し、且つマイクロ波エネルギー損失の少ない低誘電材料で形成することが好ましい。具体的には、例えば、石英ガラス、アルミナ、フッ素樹脂(テフロン(登録商標))などで形成することができる。
処理室(コーティング室)44は、中継路43aから送られてきたマイクロ波を用いて、所定の処理を行うための空間である。
所定の処理には、例えば、成膜処理やエッチング処理などがある。
処理室44は、円筒形状に形成されることが好ましい。円筒形状に形成することで半同軸型共振系となり、ガスノズル60及びこの周囲に電界が集中し、安定したプラズマ発光が可能となる。

互いに離間した位置の配置例としては、例えば、図3(i-1)~(i-3)に示すように、各処理室44が中継路終端部47の一部に重なるとともに、二つの処理室44の径方向断面の中心Oを含む面が中継路43aの終端面Sを含むもの(同図(i-1))、各処理室44が中継路終端部47に少しだけ重なっているもの(同図(i-2))、各処理室44が中継路終端部47に重なりつつ中継路43aの側面431に多く重なっているもの(同図(i-3))などがある。
互いに接した位置の配置例としては、例えば、図4(ii-1)~(ii-3)に示すように、各処理室44が中継路終端部47の一部に重なるとともに、二つの処理室44の径方向断面の中心Oを含む面が中継路43aの終端面Sを含むもの(同図(ii-1))、各処理室44が中継路終端部47の一部に重なるとともに中継路43aの側面431に少し重なっているもの(同図(ii-2))、各処理室44が中継路終端部47の一部に重なるとともに中継路43aの側面431に多く重なっているもの(同図(ii-3))などがある。
一部重なった位置の配置例としては、例えば、図5(iii-1)~(iii-3)に示すように、二つの処理室44の重なった部分(連通部分)と導入口46が繋がっているもの(同図(iii-1))、各処理室44が中継路終端部47の一部に重なるとともに中継路43aの側面431に少し重なっているもの(同図(iii-2))、各処理室44が中継路終端部47の一部に重なるとともに中継路43aの側面431に多く重なっているもの(同図(iii-3))などがある。
なお、図3(i-1)~(i-3),図4(ii-2),(ii-3),図5(iii-2),(iii-3)に示す配置例においては、中継路終端部47が終端面Sとして存在する。これに対し、図4(ii-1)及び図5(iii-1)に示す配置例においては、中継路終端部47が終端面Sとしては存在しない。
これら図4(ii-1)及び図5(iii-1)に示す配置例の場合、中継路終端部47(又は終端面S)は、中継路43aの上面におけるマイクロ波の伝搬方向の終端と下面におけるマイクロ波の伝搬方向の終端とを含む部分(又は含む面)とすることができる。あるいは、二つの処理室44にそれぞれ形成された矩形の導入口46の四辺のうち、それら二つの導入口46が接する辺を含む部分(又は含む面)とすることができる。
これら図4(ii-1)及び図5(iii-1)に示す配置例の場合、中継路終端部47(又は終端面S)は、中継路43aの上面におけるマイクロ波の伝搬方向の終端と下面におけるマイクロ波の伝搬方向の終端とを含む部分(又は含む面)とすることができる。あるいは、二つの処理室44にそれぞれ形成された矩形の導入口46の四辺のうち、それら二つの導入口46が接する辺を含む部分(又は含む面)とすることができる。
また、図3(i-1)~(i-3)、図4(ii-1)~(ii-3)、図5(iii-1)~(iii-3)に示す配置例は、二つの処理室44及びこの処理室44に形成された導入口46が、いずれも同一形状で形成されるとともに、導波管30の径方向断面の中心を通る垂直面Tを対称面としてそれぞれ配置されている。
このような配置にすれば、マイクロ波を均等に各処理室44へ送り込むことができる。特に、図4(ii-1),(ii-3)及び図5(iii-1),(iii-3)に示す配置例のように、導入口46の開口面積が広い方が、マイクロ波エネルギーのロスが少なく、より均等にマイクロ波を分割供給できる。
このような配置にすれば、マイクロ波を均等に各処理室44へ送り込むことができる。特に、図4(ii-1),(ii-3)及び図5(iii-1),(iii-3)に示す配置例のように、導入口46の開口面積が広い方が、マイクロ波エネルギーのロスが少なく、より均等にマイクロ波を分割供給できる。
第一処理室44-1と第二処理室44-2の接触部分又は重なり部分については、図6(iv-1)~(iv-3),(v-1)~(v-3)に示すように形成することができる。
例えば、同図(iv-1)に示すように、第一の処理室44-1と第二の処理室44-2が接触している場合に、それらの間が上方から見て連通しないように形成できる。
また、同図(iv-2)に示すように、第一の処理室44-1と第二の処理室44-2が接した部分及びその近傍を連通させることができる。
さらに、同図(iv-3)に示すように、第一の処理室44-1と第二の処理室44-2との連通部分に仕切板48(後述)を挿入することができる。
例えば、同図(iv-1)に示すように、第一の処理室44-1と第二の処理室44-2が接触している場合に、それらの間が上方から見て連通しないように形成できる。
また、同図(iv-2)に示すように、第一の処理室44-1と第二の処理室44-2が接した部分及びその近傍を連通させることができる。
さらに、同図(iv-3)に示すように、第一の処理室44-1と第二の処理室44-2との連通部分に仕切板48(後述)を挿入することができる。
また、同図(v-2)に示すように、第一の処理室44-1と第二の処理室44-2とが重なっている場合に、その重なった部分(及びその近傍)を連通させることができる。
また、同図(v-3)に示すように、その連通部分に仕切板48を挿入することができる。
なお、同図(v-1)は、第一の処理室44-1と第二の処理室44-2とが重なっている様子を示す図であり、実際に形成した場合には同図(v-2)に示す構造と同様の構造となる。

仕切板48は、第一処理室44-1と第二処理室44-2との連通部分に設けられる板状部材である。
この仕切板48は、マイクロ波が透過しない材料、例えば、非磁性金属などで形成されている。
これにより、第一処理室44-1と第二処理室44-2との間でマイクロ波の行き来がなくなって、各処理室44のそれぞれで安定したプラズマを発生させることができる。

また、仕切板48は、図7に示すように、板部材481に多数の孔482が穿設された形状とすることができる。これにより、孔482を介して第一処理室44-1と第二処理室44-2との間で空気を流通させることができる。
しかも、第二処理室44-2に接続された真空ポンプ50を用いて第二処理室44-2の内部の空気を吸引すると、第一処理室44-1の空気も、仕切板48の孔482を介して吸引することができる。
このことから、真空ポンプ50は、第一処理室44-1又は第二処理室44-2のいずれか一方にのみ接続しておくことで、第一処理室44-1及び第二処理室44-2の両方の空気を吸引できる。これにより、処理室44ごとに真空ポンプ50や排気管51を備える必要がなくなるので、設備コストを抑えることができる。
しかも、第二処理室44-2に接続された真空ポンプ50を用いて第二処理室44-2の内部の空気を吸引すると、第一処理室44-1の空気も、仕切板48の孔482を介して吸引することができる。
このことから、真空ポンプ50は、第一処理室44-1又は第二処理室44-2のいずれか一方にのみ接続しておくことで、第一処理室44-1及び第二処理室44-2の両方の空気を吸引できる。これにより、処理室44ごとに真空ポンプ50や排気管51を備える必要がなくなるので、設備コストを抑えることができる。
なお、真空隔壁45を中継路43aの内部の受入口42の近傍に設けることで、第一処理室44-1と第二処理室44-2は、中継路43aを介して連通する。ここで、真空ポンプ50を用いて第二処理室44-2から空気を吸引すると、第一処理室44-1の空気も、中継路43aを介して吸引される。この構成によっても、真空ポンプ50や排気管51を処理室44ごとに備える必要がなくなることから、設備コストを抑えることができる。
また、仕切板48をパンチングメタルなどで形成した場合、孔482の径は、マイクロ波の透過を抑止する大きさとする必要がある。この場合、孔482の径は、マイクロ波の波長の1/20以下とすることが好ましい。具体的には、例えば、マイクロ波の周波数が2.45GHzの場合には、マイクロ波の波長が約120mmであり、孔482の径は、約6mm以下とすることが望ましい。
次に、処理室の内部で発生する電界強度分布について、図8、図9を参照して説明する。

処理室44を一つ備えた場合、半同軸型共振系となり、ガスノズル上に電界が集中し、図9に示すような電界強度分布となる。このようにガスノズル上に高さ方向でも均等な強電界部分が発生することにより、容器全体に安定したプラズマ発光が可能となる。図8の処理室44を二つ備えた場合の各処理室44ごとの電界強度分布は、処理室44を一つ備えた場合の処理室44内の電界強度分布とほぼ同じであり、二つの容器全体に安定したプラズマ同時発光が可能となる。
これにより、図1に示す構造を有する本実施形態のマイクロ波プラズマ処理装置1aにおいても、マイクロ波を安定して供給することができ、容器の表面に良質の薄膜を形成できる。

[マイクロ波プラズマ処理方法]
次に、マイクロ波プラズマ処理装置の操作手順(マイクロ波プラズマ処理方法)について説明する。
準備段階として、複数の処理室44のそれぞれに、処理対象物である容器を収納(セット)する。例えば、容器がペットボトルの場合、このペットボトルの口部が下になるように倒立させて収納する。
次いで、筐体41の上面に蓋部(図示せず)を乗せて、処理室44を密封状態にする。
続いて、真空ポンプ50を動作させて、各処理室44の内部を減圧状態にする。
減圧状態になると、容器の内部に位置するガスノズル(図示せず)から処理用ガスを供給する。
次に、マイクロ波プラズマ処理装置の操作手順(マイクロ波プラズマ処理方法)について説明する。
準備段階として、複数の処理室44のそれぞれに、処理対象物である容器を収納(セット)する。例えば、容器がペットボトルの場合、このペットボトルの口部が下になるように倒立させて収納する。

導波管30aは、マイクロ波発振器20から出力されたマイクロ波をマイクロ波処理器40aへ送る。
マイクロ波処理器40aは、受入口42にて導波管30aからマイクロ波を受け入れる。
マイクロ波発振器20は、マイクロ波電源10から受けた電力によりマイクロ波を生成して出力する。
導波管30aは、マイクロ波発振器20から出力されたマイクロ波をマイクロ波処理器40aへ送る。
マイクロ波処理器40aは、受入口42にて導波管30aからマイクロ波を受け入れる。
中継路43aは、そのマイクロ波を、第一処理室44-1へ向かう方向と第二処理室44-2へ向かう方向とに分けて伝搬する。
各処理室44に導入されたマイクロ波は、処理用ガスを高エネルギー状態にし、プラズマ状態にする。プラズマ化された処理用ガスは、容器の内面に作用し堆積することにより被覆膜を形成する。

[実施例]
次に、本実施形態のマイクロ波プラズマ処理装置を用いた実施例について、図10、図11を参照して説明する。

(膜厚分布測定)
図1に示すマイクロ波プラズマ処理装置1aを用意し、500mlのペットボトルを処理対象として、成膜処理を行った。
成膜処理は、次の手順で行った。
第一処理室44-1と第二処理室44-2の両方にペットボトルをセットした後、それらペットボトルの内外を真空排気し、蒸着時に必要な反応性ガス(酸素30sccm、ヘキサメチルジシロキサン(HMDSO)3sccm)を導入し、所定の圧力(ボトル内真空度8Pa以下、処理室内(ボトル外)真空度約3000Pa)となったところで、2.45GHzのマイクロ波を導入し、6秒間のプラズマ蒸着を行なった。
図1に示すマイクロ波プラズマ処理装置1aを用意し、500mlのペットボトルを処理対象として、成膜処理を行った。
成膜処理は、次の手順で行った。
第一処理室44-1と第二処理室44-2の両方にペットボトルをセットした後、それらペットボトルの内外を真空排気し、蒸着時に必要な反応性ガス(酸素30sccm、ヘキサメチルジシロキサン(HMDSO)3sccm)を導入し、所定の圧力(ボトル内真空度8Pa以下、処理室内(ボトル外)真空度約3000Pa)となったところで、2.45GHzのマイクロ波を導入し、6秒間のプラズマ蒸着を行なった。
蒸着完了後、形成された薄膜の膜厚を測定した。
測定は、ペットボトルの底面からの高さ15mm,45mm,75mm,105mm,135mm,156mmのところを切り出し、各測定部位の膜中Si量を、株式会社リガク製の蛍光X線装置を用いて測定し、検量線から膜厚に換算することにより、膜厚分布を測定した。
その結果、図10に示すように、どの高さにおいても、膜厚が4nm~9nmの範囲内であった。つまり、どの高さにおいても、十分な厚さの薄膜が得られた。
また、第一処理室44-1で形成した薄膜と、第二処理室44-2で形成した薄膜では、膜厚の差異はほとんど見られなかった。
測定は、ペットボトルの底面からの高さ15mm,45mm,75mm,105mm,135mm,156mmのところを切り出し、各測定部位の膜中Si量を、株式会社リガク製の蛍光X線装置を用いて測定し、検量線から膜厚に換算することにより、膜厚分布を測定した。
その結果、図10に示すように、どの高さにおいても、膜厚が4nm~9nmの範囲内であった。つまり、どの高さにおいても、十分な厚さの薄膜が得られた。
また、第一処理室44-1で形成した薄膜と、第二処理室44-2で形成した薄膜では、膜厚の差異はほとんど見られなかった。
(酸素バリア性能測定)
図1に示すマイクロ波プラズマ処理装置1aを用いて、ペットボトルを処理対象として、成膜処理を行った。成膜処理は、上述した膜厚分布測定における成膜処理と同様である。ただし、ここでは、処理室毎のバリア性能を確認するために、成膜処理を2回行った。1回目の処理では、第一処理室44-1と第二処理室44-2にペットボトルをそれぞれ倒立状態で載置し、これら二本のペットボトル(容器11、21)に対して成膜処理を行った。また、2回目の処理では、第一処理室44-1と第二処理室44-2にペットボトルをそれぞれ倒立状態で載置し、これら二本のペットボトル(容器12、22)に対して成膜処理を行った。
成膜処理の完了後、MOCON社製の酸素バリア性試験機OX-TRAN(37℃)を用いて、ペットボトルの酸素透過量を測定した。測定対象は、成膜処理を行なった四本のペットボトル(容器11、12、21、22)と、成膜処理を行っていない一本のペットボトルの計五本に対して行なった。
図1に示すマイクロ波プラズマ処理装置1aを用いて、ペットボトルを処理対象として、成膜処理を行った。成膜処理は、上述した膜厚分布測定における成膜処理と同様である。ただし、ここでは、処理室毎のバリア性能を確認するために、成膜処理を2回行った。1回目の処理では、第一処理室44-1と第二処理室44-2にペットボトルをそれぞれ倒立状態で載置し、これら二本のペットボトル(容器11、21)に対して成膜処理を行った。また、2回目の処理では、第一処理室44-1と第二処理室44-2にペットボトルをそれぞれ倒立状態で載置し、これら二本のペットボトル(容器12、22)に対して成膜処理を行った。
成膜処理の完了後、MOCON社製の酸素バリア性試験機OX-TRAN(37℃)を用いて、ペットボトルの酸素透過量を測定した。測定対象は、成膜処理を行なった四本のペットボトル(容器11、12、21、22)と、成膜処理を行っていない一本のペットボトルの計五本に対して行なった。
その結果、図11に示すように、容器11、12、21、22の酸素透過量のいずれもが、未蒸着のペットボトルにおける酸素透過量(同図の「未蒸着」)に比べて非常に低い値を示した。つまり、この測定結果から、第一処理室44-1と第二処理室44-2のいずれにおいても、高いバリア性を示す良質の薄膜が形成されたことがわかった。
以上説明したように、本実施形態のマイクロ波プラズマ処理装置によれば、直管の導波管が使用可能なことから、分岐導波管を用いた場合に比べて設備サイズを小さくできる。
また、処理室ごとに導波管やマイクロ波発振器などを備えなくてもよいことから、マイクロ波供給系の部品数を少なくでき、設備コストを抑えることができる。

[第二実施形態]
次に、本発明のマイクロ波プラズマ処理装置の第二の実施形態について、図12を参照して説明する。

本実施形態は、第一実施形態と比較して、導波管及び中継路の構造が相違する。すなわち、第一実施形態では、導波管の終端が筐体側面の受入口に接合し、受入口から導入口までを中継路とする構造となっていたのに対し、本実施形態では、導波管が筐体の内部にまで進入し、導波管の終端がその筐体内で中継路又は導入口と接続している。他の構成要素は第一実施形態と同様である。
したがって、図12において、図1と同様の構成部分については同一の符号を付して、その詳細な説明を省略する。
次に、本発明のマイクロ波プラズマ処理装置の第二の実施形態について、図12を参照して説明する。

図12に示すように、マイクロ波プラズマ処理装置1bは、マイクロ波電源10と、マイクロ波発振器20と、導波管30bと、マイクロ波処理器40bと、真空ポンプ50とを備えている。
ここで、導波管30bは、マイクロ波発振器20から出力されたマイクロ波をマイクロ波処理器40bへ伝搬する。
この導波管30bは、一部がマイクロ波処理器40bの内部に挿入されており、この挿入先で中継路43bと接続している。
また、導波管30bは、図12に示すように、終端部が処理室44の導入口46に接するところまで挿入されている。なお、導波管30bは、終端部が導入口46に接するところまで挿入することに限るものではなく、導入口46の手前まで挿入するようにしてもよい。
ここで、導波管30bは、マイクロ波発振器20から出力されたマイクロ波をマイクロ波処理器40bへ伝搬する。
この導波管30bは、一部がマイクロ波処理器40bの内部に挿入されており、この挿入先で中継路43bと接続している。
また、導波管30bは、図12に示すように、終端部が処理室44の導入口46に接するところまで挿入されている。なお、導波管30bは、終端部が導入口46に接するところまで挿入することに限るものではなく、導入口46の手前まで挿入するようにしてもよい。
この導波管30bの内部には、真空隔壁33が設けられている。
真空隔壁33は、第一実施形態の真空隔壁45と同様、導波管30bと処理室44との差圧に耐えられる機械特性を有し、且つマイクロ波エネルギー損失の少ない低誘電材料で形成することが好ましい。
この真空隔壁33は、導波管30bの内部であって、導入口46から離間した位置に設けられている。このため、第一処理室44-1と第二処理室44-2は、導波管30b(真空隔壁33から二つの導入口46までの間の空間)で連通している。
真空隔壁33は、第一実施形態の真空隔壁45と同様、導波管30bと処理室44との差圧に耐えられる機械特性を有し、且つマイクロ波エネルギー損失の少ない低誘電材料で形成することが好ましい。
この真空隔壁33は、導波管30bの内部であって、導入口46から離間した位置に設けられている。このため、第一処理室44-1と第二処理室44-2は、導波管30b(真空隔壁33から二つの導入口46までの間の空間)で連通している。
マイクロ波処理器40bは、同図に示すように、中継路43bと、複数(本実施形態においては、二つ)の処理室(コーティング室)44(44-1,44-2)を有している。
中継路43bは、導波管30bからのマイクロ波を処理室44へ伝搬する経路である。この中継路43bの内部では、導波管30bからのマイクロ波が、各処理室44へ分かれて伝搬する。

また、第一処理室44-1と第二処理室44-2の接触部分又は重なり部分については、図6(iv-1)~(iv-3),(v-1)~(v-3)に示すように形成することができる。
さらに、本実施形態のマイクロ波プラズマ処理方法は、第一実施形態のマイクロ波プラズマ処理方法と同様である。
また、第一処理室44-1と第二処理室44-2の接触部分又は重なり部分については、図6(iv-1)~(iv-3),(v-1)~(v-3)に示すように形成することができる。

以上説明したように、本実施形態のマイクロ波プラズマ処理装置によれば、導波管がマイクロ波処理器の内部にまで進入することから、第一実施形態のマイクロ波プラズマ処理装置におけるマイクロ波処理器の受入口でマイクロ波が漏洩することがなくなる。
また、導波管が分岐部分の無い直管型であることから、マイクロ波のエネルギーロスを抑えるとともに、設備サイズを小さくできる。
さらに、処理室を複数設けたことから、複数の処理対象物に対して同時に成膜等の所定の処理を行うことができる。

図13に示すように、マイクロ波プラズマ処理装置1cは、マイクロ波電源10と、マイクロ波発振器20と、導波管30cと、マイクロ波処理器40cと、真空ポンプ50とを備えている。
ここで、導波管30cは、マイクロ波発振器20から出力されたマイクロ波をマイクロ波処理器40cへ伝搬する。ただし、本実施形態の導波管30cは、処理室44の導入口46に直結している。この点で、マイクロ波処理器40aの受入口42に接続している第一実施形態の導波管30aと相違する。
なお、導波管30cは、直管型である点、分岐部分や曲がり部分がない点、断面が矩形又は円形である点で、第一実施形態の導波管30aと近似している。
ここで、導波管30cは、マイクロ波発振器20から出力されたマイクロ波をマイクロ波処理器40cへ伝搬する。ただし、本実施形態の導波管30cは、処理室44の導入口46に直結している。この点で、マイクロ波処理器40aの受入口42に接続している第一実施形態の導波管30aと相違する。
なお、導波管30cは、直管型である点、分岐部分や曲がり部分がない点、断面が矩形又は円形である点で、第一実施形態の導波管30aと近似している。
また、導波管30cの内部には、真空隔壁33が設けられている。

処理室44は、導波管30cから送られてきたマイクロ波を用いて、所定の処理を行うための空間である。
この処理室44は、外壁49で覆われている。
外壁49は、全体が円筒形状に形成されており、中空部分が処理室44を構成している。
なお、第一処理室44-1の外壁を第一外壁49-1、第二処理室44-2の外壁を第二外壁49-2とする。
処理室44は、導波管30cから送られてきたマイクロ波を用いて、所定の処理を行うための空間である。
この処理室44は、外壁49で覆われている。

また、第一処理室44-1と第二処理室44-2の接触部分又は重なり部分については、図6(iv-1)~(iv-3),(v-1)~(v-3)に示すように形成することができる。
さらに、本実施形態のマイクロ波プラズマ処理方法は、第一実施形態のマイクロ波プラズマ処理方法と同様である。

以上説明したように、本実施形態のマイクロ波プラズマ処理装置によれば、導波管が複数の処理室に直結した構造であっても、それら処理室にマイクロ波を供給して所定の処理を同時に行うことができる。
また、分岐導波管ではなく直管導波管を使用できることから、設備サイズの小型化や設備コストの低廉化を実現できる。

ことを特徴とするマイクロ波プラズマ処理装置。 - 前記二以上の導入口が、いずれも同一形状で形成されるとともに、前記導波管の径方向断面の中心を通る垂直面を対称面としてそれぞれ形成された
ことを特徴とする請求項1又は2記載のマイクロ波プラズマ処理装置。 - 隣り合う前記導入口が、離間して又は接して形成された
ことを特徴とする請求項1~3のいずれかに記載のマイクロ波プラズマ処理装置。 - 前記二以上の処理室が、いずれも同一形状で形成されるとともに、前記導波管の径方向断面の中心を通る垂直面を対称面としてそれぞれ配置された
ことを特徴とする請求項1~4のいずれかに記載のマイクロ波プラズマ処理装置。 - 隣り合う前記処理室が、相互に離間して配置された
ことを特徴とする請求項1~5のいずれかに記載のマイクロ波プラズマ処理装置。 - 隣り合う前記処理室が、相互に接して又は一部重なって配置された
ことを特徴とする請求項1~5のいずれかに記載のマイクロ波プラズマ処理装置。 - 隣り合う前記処理室を連通する連通部を有した
ことを特徴とする請求項1~7のいずれかに記載のマイクロ波プラズマ処理装置。 - 隣り合う前記処理室の間に仕切板を設けた
ことを特徴とする請求項1~8のいずれかに記載のマイクロ波プラズマ処理装置。 - 前記仕切板が、マイクロ波を透過しない材料で形成された
ことを特徴とする請求項9記載のマイクロ波プラズマ処理装置。 - 前記仕切板が、一又は二以上の孔を有した
ことを特徴とする請求項9又は10記載のマイクロ波プラズマ処理装置。 - 前記導波管又は前記中継路の少なくとも一方の内部に真空隔壁を設けた
ことを特徴とする請求項1~11のいずれかに記載のマイクロ波プラズマ処理装置。 - 前記処理室の内部の空気を吸入して真空にする真空ポンプを有し、
この真空ポンプが、一つの処理室に接続された
ことを特徴とする請求項1~12のいずれかに記載のマイクロ波プラズマ処理装置。
