본 발명은 기판 처리 장치에 관한 것이다. 더 구체적으로 공정 균일성을 가지는 기판 처리 장치에 관한 것이다.
기판 처리 장치는 식각, 증착, 이온 주입, 물질 표면 처리 등의 다양한 공정에 이용되고 있다. 기판 처리장치는 반도체 기판, 평판 표시 기판, 태양 전지 기판 등의 공정에 사용되고 있으며, 기판의 대면적화 및 기판의 섬세한 처리가 요구 됨에 따라 기판 처리 장치의 균일한 처리의 중요성이 증대하고 있다. 그러나 기판 공정의 균일성은 공정 가스의 균일성, 기판 온도의 균일성, 플라즈마의 균일성 등의 다양한 공정 변수에 의존할 뿐만 아니라, 다양한 공정 변수와 공정 결과의 관계가 선형적이 아니므로 공정 결과로부터 균일한 공정을 위한 공정 변수의 보정 정도를 이론적으로 도출하는 데에 어려움이 있다.
본 발명이 해결하고자 하는 일 기술적 과제는 공간적으로 균일한 공정 분포를 형성하는 기판 처리 방법을 제공하는 것이다.

본 발명의 일 실시예에 따른 기판 처리 장치는 제1 기판에 에너지를 인가하는 에너지 인가 구조체, 및 상기 에너지 인가 구조체 상에 배치되고 하나 이상의 단위 측정 패턴을 포함하는 측정 패턴 구조체를 포함하되, 상기 단위 측정 패턴은 상기 제1 기판에 위치에 따라 불균일한 공정을 야기하여 균일한 공정을 위한 위치에 따른 조건을 찾을 수 있다.
본 발명의 일 실시예에 있어서, 상기 에너지 인가 구조체는 상기 제1 기판에 열 에너지 전기 에너지, 자기 에너지 및 이온 에너지 중에서 적어도 하나를 공급할 수 있다.
본 발명의 일 실시예에 있어서, 상기 에너지 인가 구조체와 상기 측정 패턴 구조체 사이에 개재되고 상기 제1 기판을 고정하는 정전 전극을 더 포함하되, 상기 정전 전극은 단극 또는 쌍극일 수 있다.
본 발명의 일 실시예에 있어서, 상기 단위 측정 패턴은 상기 에너지 인가 구조체의 에너지를 상기 제1 기판에 전달하는 에너지 전달 효율을 위치에 따라 변화시킬 수 있다.
본 발명의 일 실시예에 있어서, 상기 제1 기판 상에 배치되고 상기 제1 기판을 지지하는 기판 지지부를 더 포함할 수 있다.
본 발명의 일 실시예에 따른 기판 처리 장치는 제2 기판에 에너지를 인가하는 에너지 인가 구조체, 및 하나 이상의 단위 공정 패턴들을 포함하는 공정 패턴 구조체를 포함하되, 상기 제2 기판은 상기 공정 패턴 구조체 상에 배치되고, 상기 단위 공정 패턴은 서로 다른 에너지 전달 효율을 가지고, 상기 제2 기판에 공간적으로 균일한 공정을 야기한다.
본 발명의 일 실시예에 있어서, 상기 에너지 인가 구조체는 열 에너지를 상기 제2 기판에 공급하고, 상기 공정 패턴 구조체는 상기 제2 기판에 위치에 따라 다른 따른 열 전도율을 가질 수 있다.
본 발명의 일 실시예에 따른 측정 패턴 구조체는 제1 기판과 상기 제1 기판에 에너지를 인가하는 에너지 인가 구조체 사이에 개재된다. 상기 측정 패턴 구조체는 하나 이상의 단위 측정 패턴을 포함하고, 상기 단위 측정 패턴은 위치에 따라 서로 다른 재질 및/또는 서로 다른 수직 구조를 가지는 복수의 스플릿 영역들을 포함하고, 상기 스플릿 영역들은 제1 기판에 공간적으로 최적 공정을 찾을 수 있도록 불균일한 공정을 야기할 수 있다.
본 발명의 일 실시예에 있어서, 상기 단위 측정 패턴는 사각형이고, 제1 방향 또는/및 상기 제1 방향을 가로지르는 제2 방향에 따라 스플릿 영역들이 배치될 수 있다.
본 발명의 일 실시예에 있어서, 상기 측정 패턴 구조체는 예비 측정 패턴을 더 포함하되, 상기 예비 측정 패턴은 위치에 따라 동일한 재질 및/또는 동일한 수직 구조를 포함할 수 있다.
본 발명의 일 실시예에 있어서, 상기 측정 패턴 구조체의 상부면은 평탄화될 수 있다.
본 발명의 일 실시예에 있어서, 상기 스플릿 영역들은 하나 이상의 재질이 혼합되어 형성될 수 있고, 상기 재질의 혼합 비율은 상기 스플릿 영역들에서 서로 다를 수 있다.
본 발명의 일 실시예에 따른 공정 패턴 구조체는 제2 기판과 상기 제2 기판에 에너지를 인가하는 에너지 인가 구조체 사이에 개재된다. 상기 공정 패턴 구조체는 복수의 단위 공정 패턴들을 포함하고, 상기 단위 공정 패턴들은 서로 다른 수직 구조를 포함하여 상기 제2 기판에 공간적으로 균일한 공정을 야기할 수 있다.
본 발명의 일 실시예에 따른 기판 처리 방법은 위치 별로 의도된 불균일도를 야기하는 측정 패턴구조체를 이용하여 실험적으로 얻은 결과를 공정 패턴 구조체에 전사하여 균일한 공정 을 유도하는 공정 패턴 구조체를 제공할 수 있다.

기판 처리 공정의 균일성은 기판 상부에 공급되는 유체 또는 에너지의 균일성 등의 기판 상부 공정 변수, 및 상기 기판 하부의 에너지 인가 구조체에 의한 기판 하부 공정 변수에 의존할 수 있다.
본 발명의 일 실시예에 따른 기판 처리 방법은 상기 에너지 인가 구조체와 상기 기판 사이 개재된 측정 패턴 구조체를 이용하여 상기 기판 하부 공정 변수를 의도적으로 불균일하게 형성하고, 상기 기판의 공정 결과를 반영하여 상기 기판 상부 공정 변수의 불균일성을 상쇄하도록 상기 에너지 인가 구조체와 상기 기판 사이에 공정 패턴 구조체를 이용하여 기판 처리 공정의 균일성을 확보할 수 있다.

도 1은 본 발명의 일 실시예에 따른 기판 처리 시스템을 설명하는 도면이다.
상기 기판 처리 시스템은 처리 용기(100), 기판(140), 상기 기판(140)에 에너지를 인가하는 에너지 인가 구조체(110), 상기 에너지 인가 구조체(110)와 상기 기판(140) 사이에 개재되는 측정 패턴 구조체(130)를 포함할 수 있다.
상기 처리 용기(100)는 진공 용기일 수 있다. 상기 기판 처리 시스템은 기판에 세정 공정, 스핀 코팅 공정, 증착 공정, 식각 공정, 스퍼터 공정, 이온 주입 공정, 확산 공정, 열처리 공정, 표면 처리 공정 등을 수행할 수 있다. 상기 처리 용기(100)는 진공 용기에 한정되지 않는다.
상기 에너지 인가 구조체(110)는 히터(미도시) 및/또는 바이어스 전극(미도시) 중에서 적어도 하나를 포함할 수 있다. 상기 에너지 인가 구조체(110)는 상기 기판(140)에 에너지를 인가하는 수단일 수 있다. 상기 히터는 냉각부를 포함할 수 있다. 상기 히터는 상기 기판(140)에 열 에너지를 공급할 수 있다. 상기 바이어스 전극은 AC 전원, RF 전원, 또는 초고주파 전원에 연결될 수 있다. 상기 바이어스 전극은 상기 기판(140) 상에 플라즈마를 형성하여 상기 기판(140)에 이온 에너지를 공급할 수 있다. 상기 에너지 인가 구조체(110)는 초음파 에너지, 광 에너지, 열 에너지, 자기 에너지, 전기 에너지 및 이온 에너지 중에서 적어도 하나를 상기 기판(140)에 공급할 수 있다.
상기 측정 패턴 구조체(130)는 상기 에너지 인가 구조체(110)의 에너지를 상기 기판(140)에 에너지를 전달하는 수단일 수 있다. 상기 측정 패턴 구조체는 위치 별로 의도된 불균일도를 갖도록 구성될 수 있다. 상기 측정 패턴 구조체(130)는 하나 이상의 단위 측정 패턴(미도시)을 포함할 수 있다. 상기 단위 측정 패턴은 위치에 따라 에너지 전달 효율을 변화시키어 상기 기판(140)의 위치에 따라 공정 불균일성을 발생시킬 수 있다.
본 발명의 변형된 실시예에 따르면, 상기 측정 패턴 구조체(130)는 공정 패턴 구조체(미도시)로 치환될 수 있다. 상기 공정 패턴 구조체는 상기 측정 패턴 구조체(130)를 통하여 얻은 공정 불균성을 이용하여 공정 균일성을 향상시키도록 제작될 수 있다.

도 2 및 도 1을 참조하면, 측정 패턴 구조체(130)는 제1 기판(140)과 상기 제1 기판(140)에 에너지를 인가하는 에너지 인가 구조체(110) 사이에 개재된다. 상기 측정 패턴 구조체(130)는 하나 이상의 단위 측정 패턴들(A1~A12)을 포함할 수 있다. 상기 단위 측정 패턴(A1)은 위치에 따라 다른 수직 구조를 포함할 수 있다.
본 발명의 변형된 실시예에 따르면, 상기 단위 측정 패턴(A1)은 위치에 따라 서로 다른 구조, 재질, 패턴, 또는 형상 등을 가질 수 있다.
상기 단위 측정 패턴(A2)은 위치에 따라 다른 4 개의 스플릿 영역들(A2(1~4))을 포함할 수 있다. 상기 스플릿 영역들은 상기 제1 기판(140)에 위치에 따라 공간적으로 불균일한 공정을 야기할 수 있다.
상기 단위 측정 패턴(A1)은 제1 측정 패턴(132) 및 상기 제1 측정 패턴(132) 상에 배치된 제2 측정 패턴(134)을 포함할 수 있다. 상기 단위 측정 패턴(A1)의 총 두께(t)는 일정할 수 있다. 상기 제1 측정 패턴(132)과 상기 제2 측정 패턴(134)의 두께의 비(d1(x)/d2(x))는 위치(x)에 따라 다를 수 있다. 상기 단위 측정 패턴(A2)은 제1 내지 제4 스플릿 영역들(A2(1), A2(2), A2(3), A2(4))을 포함할 수 있다. 상기 스플릿 영역들(A2(1),A2(2),A2(3),A(4))은 서로 다른 에너지 전달 효율을 가질 수 있다.
상기 단위 측정 패턴들(A1~A12)은 서로 같은 평면에서 인접하여 배치될 수 있다. 상기 단위 측정 패턴(A1)의 상기 스플릿 영역들은 상기 에너지 인가 구조체(110)의 에너지를 상기 제1 기판(140)에 전달하는 에너지 전달 효율을 공간적으로 다르게 할 수 있다. 이에 따라, 상기 단위 측정 패턴(A1) 상의 제1 기판(140)은 불균일한 공정 결과를 보일 수 있다. 상기 제2 측정 패턴(132)은 도전체일 수 있고, 상기 제1 측정 패턴(132)은 절연체일 수 있다. 또는 상기 제1 측정 패턴(132)과 상기 제2 측정 패턴의 유전율, 전기 전도도, 열 전도도, 및 투자율 중에서 적어도 하나는 서로 다를 수 있다.
도 3을 참조하면, 상기 측정 패턴 구조체(130)를 이용하여 상기 제1 기판(140, 도1 참조)에 증착 공정을 수행한 경우, 상기 증착 공정의 증착률의 가상의 공간적 분포 분포를 표시하였다.
도 1, 도 2, 및 도 3을 참조하면, 상기 공간적 분포는 처리 용기 내의 유체 균일도 등의 기판 상부 공정 변수 및 상기 제1 기판의 온도 균일도 등의 기판 하부 공정 변수에 의존할 수 있다. 상기 단위 측정 패턴(A1)은 상기 기판 하부 공정 변수를 불균일하게 형성할 수 있다. 이에 따라, 상기 제1 기판(140)은 상기 단위 측정 패턴(A1) 상에서 불균일한 증착률을 가질 수 있다. 상기 측정 패턴 구조체(130)는 하나 이상의 단위 측정 패턴들(A1~A12)을 포함할 수 있다. 상기 단위 측정 패턴들(A1~A12)과 단위 기판 영역들(B1~B12)은 일대일 대응될 수 있다.
상기 단위 기판 영역들(B1~B12) 각각에서 공통적으로 원하는 공통 증착률(11) 또는 특성에 해당하는 스플릿 영역들을 선택할 수 있다. 균일 처리 영역은 상기 공통 증착률(11)에 해당하는 스플릿 영역들을 포함할 수 있다. 구체적으로, 상기 균일 처리 영역은 상기 단위 기판 영역(A1)의 제2 스플릿 영역(A1(2))을 포함할 수 있다. 상기 공통 증착률(11)에 대응하는 스플릿 영역들의 구조는 서로 다를 수 있다. 상기 공통 증착률(11)에 대응하는 상기 단위 측정 패턴들(A1~A12)의 스플릿 영역의 구조를 단위 측정 패턴 별로 반영한 공정 패턴 구조체(미도시)은 공정 균일성을 확보할 수 있다.
본 발명의 변형된 실시예에 따르면, 상기 단위 기판 영역들(B1~B12)들 전부에 공통된 증착률이 없는 경우, 단위 측정 패턴의 스플릿 영역들의 구조적 차이를 증가/감소시킬 수 있다. 또는 영역 별로 다른 구조의 단위 측정 패턴을 이용하여 공통된 증착률이 있도록 측정 패턴 구조체를 변경하여 사용할 수 있다.
본 발명의 변형된 실시예에 따르면, 상기 단위 기판 영역들(B1~B12)에 최적의 공통된 증착률을 상기 공통 증착률을 선정할 수 있다. 상기 공통 증착률이 없는 단위 기판 영역들은 상기 공통 증착률에 가장 인접한 증착률을 공통 증착률로 선택할 수 있다. 이에 따라, 상기 공통 증착률에 대응하는 상기 단위 측정 패턴들(A1~A12)의 구조를 반영한 공정 패턴 구조체를 제작할 수 있다.
도 4는 본 발명의 일 실시예에 따른 공정 패턴 구조체를 나타내는 단면도이다. 도 5는 상기 공정 패턴 구조체를 이용한 제2 기판의 증착률의 가상의 공간적 분포를 나타내는 도면이다.
도 4 및 도 5를 참조하면, 공정 패턴 구조체(150)는 도 3의 공통 증착률(11)에 대응하는 상기 단위 공정 패턴들(A1~A12)의 구조들을 가질 수 있다. 상기 공정 패턴 구조체(150)는 하나 이상의 단위 공정 패턴들(C1~C12)을 포함할 수 있다. 상기 단위 공정 패턴들은 상기 단위 공정 패턴들(A1~A12)과 일대일 대응될 수 있다. 상기 공정 패턴 구조체(150)를 이용하여 제2 기판에 증착 처리 공정을 수행한 경우, 증착률은 공간적으로 균일할 수 있다. 상기 단위 공정 패턴들(C1~C12)의 면적과 상기 단위 측정 패턴들(A1~A12)의 면적은 동일할 수 있다. 상기 단위 공정 패턴(C1)은 제1 공정 패턴(152) 및 제2 공정 패턴(153)을 포함할 수 있다. 상기 단위 공정 패턴(C1)의 상기 제1 공정 패턴(152)의 두께(d3)와 상기 제2 공정 패턴(154)의 두께(d4)는 각각 상기 단위 측정 패턴(A1)의 공통 증착률에 대응하는 제1 측정 패턴(132)의 두께(d1(A(2))와 제2 측정 패턴(134)의 두께(t-d1(A(2)))와 같을 수 있다.
도 6은 본 발명의 다른 실시예에 따른 측정 패턴 구조체를 나타내는 사시도이다. 도 7은 도 6의 평면도이다.

본 발명의 변형된 실시예에 따르면, 단위 측정 패턴(Amn)은 위치에 따라 다른 패턴, 재질, 또는 구조를 가질 수 있다. 상기 위치에 따른 패턴, 재질, 또는 구조의 변화는 연속적 또는 연속적일 수 있다. 패턴, 재질, 또는 구조의 변화가 불연속적일 경우, 상기 단위 측정 패턴(Amn)은 하나 이상의 스플릿 영역들으로 구분되고, 각 스플릿 영역은 같은 패턴, 재질, 또는 구조로 구성될 수 있다. 그러나, 스플릿 영역들은 서로 다른 패턴, 재질, 또는 구조로 제작될 수 있다. 상기 단위 측정 패턴(Amn)의 위치에 따른 패턴, 재질, 또는 구조의 변화가 연속적인 경우, 상기 상기 단위 측정 패턴(Amn)은 불연속 변화 면에서 일어날 수 있는 전기장 혹은 자기장 등의 왜곡을 방지할 수 있으며, 측정과 보정을 원하는 정밀도로 선택하여 행할 수 있다는 장점이 있다. 한편, 상기 단위 측정 패턴(Amn)의 위치에 따른 패턴, 재질, 또는 구조의 변화가 불연속적인 경우, 단위 측정 패턴은 스플릿 영역들을 기성품으로 제작할 수 있고, 상기 스플릿 영역들의 조합으로 다양한 측정 패턴 구조체를 저렴하고 빠르게 구성할 수 있는 장점이 있다. 상기 스플릿 영역의 폭은, 기판에 영향을 주는 공정 변수의 공간 분포에 따른 최소 변화 거리보다 클 수 있다.
본 발명의 변형된 실시예에 따르면, 상기 단위 측정 패턴의 총 두께는 일정하고, 상기 단위 측정 패턴의 재질은 위치에 따라 다를 수 있다. 상기 재질은 서로 다른 열전도율, 투자율, 유전율 등의 변수를 가질 수 있다.
본 발명의 변형된 실시예에 따르면, 상기 단위 측정 패턴의 총 두께는 일정하며, 단위 측정 패턴은 하나 이상의 재질이 혼합한 형태로 제작할 수 있다. 이때 각 재질의 혼합 비율은 위치에 따라 다를 수 있다. 이때 서로 다른 재질은 서로 다른 열전도율, 자속 투과율, 유전율 등의 변수를 가질 수 있다.
도 8은 도 6의 측정 패턴 구조체를 이용하여 제1 기판의 증착 처리 공정 수행한 경우, 가상의 증착률 분포를 나타내는 도면이다.
도 8 및 도 6을 참조하면, 상기 측정 패턴 구조체(130)의 단위 측정 패턴들(Amn)과 제1 기판(140)의 단위 기판 영역들(Bmn)은 서로 일대일 대응할 수 있다. 상기 단위 기판 영역(Bmn)은 상기 단위 측정 패턴의 구조에 따라 3 개의 기판 스플릿 영역(split region, B11(1),B11(2),B11(3))으로 분리될 수 있다. 상기 기판 스플릿 영역들(B11(1),B11(2),B11(3))은 각각 증착률(l,l,m)을 가질 수 있다. 상기 제1 기판(140)의 균일 처리 영역들은 m의 증착률을 가지는 영역들(B11(3),B21(2),...)로 선택될 수 있다.

본 발명의 변형된 실시예에 따르면, 상기 측정 패턴 구조체(130)는 다양한 공정 변수의 균일도를 동시에 보정하도록 제작할 수 있다. 예를 들어, 상기 측정 패턴 구조체(130)는 전기 에너지와 열 에너지가 동시에 정하도록 제작할 수 있다. 상기 측정 패턴 구조체(130)는 제1 단위 측정 패턴 및 제2 단위 측정 패턴을 포함할 수 있다. 상기 제1 단위 측정 패턴은 전기 에너지의 에너지 전달 효율을 변화시키고, 상기 제2 단위 측정 패턴은 열 에너지 전달 효율을 변화시킬 수 있다.

본 발명의 변형된 실시예에 따르면, 상기 에너지 인가 구조체(110)는 위치에 따라 다른 에너지를 발생시킬 수 있다. 상기 에너지 인가 구조체(110)가 위치 별로 균일도를 1차로 보정하는 기능을 수행하고, 상기 측정 패턴 구조체(130)가 균일도를 2차로 보정하는 기능을 수행하도록 할 수 있다.
상기 정전 전극(120)은 쌍극형일 수 있다. 상기 정전 전극(120)은 제1 정전전극(122) 및 제2 정전 전극(124)을 포함할 수 있다. 상기 제1 정전 전극(122)과 제2 정전 전극(124)은 같은 평면에 배치되고, 서로 맞물리도록 배치될 수 있다. 상기 제1 정전 전극(122)과 제2 정전 전극(124) 사이에 전압을 인가하여 정전력을 발생시킬 수 있다. 상기 정전력을 상기 제1 기판(140)을 고정할 수 있다.

상기 제1 기판은 반도체 기판, 평면 표시소자 기판, 철 등의 금속 재료, 종이, 섬유 등의 비금속 재료 또는 태양전지 기판일 수 있다. 상기 제1 기판의 처리 및 상기 제2 기판의 처리는 증착 공정, 이온 주입 공정, 식각 공정, 세정 공정, 또는 어닐 공정일 수 있다.
상기 제1 기판을 처리하여, 상기 제1 기판의 공정 불균일성을 조사하는 단계(S112)를 더 포함할 수 있다. 상기 균일처리 영역을 선택할 수 있는 있는 경우, 상기 균일 처리 영역을 선택한다. 하지만, 상기 제1 기판의 공정 불균일성을 조사하여 균일 처리 영역을 선택할 수 없는 경우, 측정 패턴 구조체를 변경하는 단계(S114)를 더 포함할 수 있다.

도 27을 참조하면, 상기 제2 포토 레지스트 패턴(410b)를 제거하고, 상기 측정 패턴 기판(400) 상에 제2 물질(420)을 형성할 수 있다. 이어서, 상기 측정 패턴 기판(400)을 상기 평탄화할 수 있다. 상기 평탄화는 화학적 기계적 연마(chemical mechanical polishing) 공정 또는 에치백(etch-back) 공정을 이용할 수 있다. 상기 제1 물질은 제1 측정 패턴을 구성할 수 있고, 상기 제2 물질은 제2 측정 패턴을 구성할 수 있다.
본 발명의 변형된 실시예에 의하면, 상기 측정 패턴 구조체는 복수의 마스크를 사용하여 형성될 수 있다.
본 발명의 변형된 실시예에 의하면, 상기 측정 패턴 구조체 또는 공정 패턴 구조체는 틀을 이용해 굽는 방법, 모재를 깎아내어 형성하는 방법, 틀에 굳혀 형성하는 방법, 기본틀에 패턴을 부착하는 방법, 또는 패턴 접착하는 방법에 의하여 형성될 수 있다.
도 28 및 도 29는 본 발명의 일 실시예에 따른 측정 패턴 구조체를 설명하는 사시도들이다.
도 28을 참조하면, 측정 패턴 구조체는 단위 측정 패턴(A1)을 포함한다. 상기 단위 측정 패턴은 복수의 스플릿 영역들(A1(1),A1(2),A1(3))을 포함한다. 상기 스플릿 영역들은 서로 다른 재질로 구성될 수 있다. 또는 상기 스플릿 영역들은 서로 다른 물질 조성비를 가질 수 있다.
도 29를 참조하면, 측정 패턴 구조체는 단위 측정 패턴(A1)을 포함한다. 상기 단위 측정 패턴은 제1 내지 제3 스플릿 영역들(A1(1),A1(2),A1(3))을 포함한다. 상기 스플릿 영역들은 서로 형상으로 구성될 수 있다. 상기 제1 스플릿 영역(A1(1))은 수평으로 배치된 하나의 제1 측정 패턴(137) 및 하나의 제2 측정 패턴(139)을 포함할 수 있다. 상기 제2 스플릿 영역(A1(2))은 하나의 제1 측정 패턴 및 두 개의 제2 측정 패턴을 포함할 수 있다. 상기 제3 스플릿 영역(A1(3))은 하나의 제1 측정 패턴 및 3 개의 제2 측정 패턴을 포함할 수 있다. 상기 제1 측정 패턴 및 제2 측정 패턴은 서로 다른 물질일 수 있다.
본 발명의 변형된 실시에 따르면, 측정 패턴 구조체는 단위 측정 패턴(A1)을 포함할 수 있다. 상기 단위 측정 패턴은 제1 내지 제3 스플릿 영역들(A1(1),A1(2),A1(3))을 포함할 수 있다. 상기 제1 내지 제3 스플릿 영역들(A1(1),A1(2),A1(3))은 각각 수평으로 배치된 제1 측정 패턴 및 제2 측정 패턴을 포함할 수 있다. 상기 제1 측정 패턴 및 제2 측정 패턴의 폭은 스플릿 영역들에서 서로 다를 수 있다. 상기 제1 측정 패턴 및 제2 측정 패턴은 서로 다른 물질일 수 있다.

Claims (25)

  1. 하나 이상의 단위 측정 패턴들을 포함하는 측정 패턴 구조체를 제공하는 단계;
    처리 용기에서 상기 측정 패턴 구조체 상에 배치된 제1 기판을 처리하는 단계;
    상기 단위 측정 패턴들의 위치에 따른 상기 제1 기판의 균일 처리 영역을 선택하는 단계;
    상기 균일 처리 영역에 대응하는 상기 측정 패턴 구조체의 구조 및/또는 재질을 공정 패턴 구조체에 전사(transfer)하는 단계; 및
    상기 공정 패턴 구조체를 이용하여 상기 처리 용기에서 제2 기판을 처리하는 단계를 포함하는 기판 처리 방법.
  2. 제1 항에 있어서,
    상기 단위 측정 패턴은 제1 측정 패턴 및 상기 제1 측정 패턴 상에 배치된 제2 측정 패턴을 포함하되, 상기 단위 측정 패턴의 총 두께는 일정하고, 상기 제1 측정 패턴과 상기 제2 측정 패턴의 두께의 비는 위치에 따라 다른 것을 특징으로 하는 기판 처리 방법.
  3. 제2 항에 있어서,
    상기 제1 측정 패턴과 상기 제2 측정 패턴의 두께의 비는 불연속적 혹은 연속적으로 증가 또는 감소하는 것을 특징으로 하는 기판 처리 방법.
  4. 제2 항에 있어서,
    상기 단위 측정 패턴은 제3 측정 패턴 및 상기 제3 측정 패턴 상에 배치된 제4 측정 패턴을 더 포함하되, 상기 3 측정 패턴은 상기 제2 측정 패턴 상에 배치되고,
    상기 제3 패턴과 상기 제4 패턴의 두께의 비는 위치에 따라 다른 것을 특징으로 하는 기판 처리 방법.
  5. 제1 항에 있어서,
    상기 측정 패턴 구조체를 제공하는 단계는:
    제1 물질의 측정 패턴 기판 상에 제1 포토 레지스트 패턴을 형성하는 단계;
    상기 제1 포토 레지스트 패턴을 식각 마스크로 상기 측정 패턴 기판을 식각하여 제1 트렌치를 형성하는 단계;
    상기 제1 포토 레지스트 패턴을 선택적으로 이방성 식각하여 제2 포토 레지스트 패턴을 형성하는 단계; 및
    상기 제2 포토 레지스트 패턴을 식각 마스크로 상기 측정 패턴 기판을 식각하여 제2 트렌치를 형성하는 단계를 포함하는 것을 특징으로 하는 기판 처리 방법.
  6. 제5 항에 있어서,
    상기 측정 패턴 구조체를 제공하는 단계는
    상기 측정 패턴 기판 상에 제2 물질을 형성하고 평탄화하는 단계를 더 포함하는 것을 특징으로 하는 기판 처리 방법.
  7. 제1 항에 있어서,
    상기 제1 기판은 반도체 기판, 평면 표시소자 기판, 섬유, 금속 기판, 종이, 유기물 기판, 또는 태양전지 기판 중에서 하나인 것을 특징으로 기판 처리 방법.
  8. 제1 항에 있어서,
    상기 제1 기판의 처리는 표면처리 공정, 증착 공정, 이온 주입 공정, 식각 공정, 세정 공정, 및 어닐 공정 중에서 적어도 하나를 포함하는 것을 특징으로 하는 기판 처리 방법.
  9. 제 1 항에 있어서,
    상기 균일 처리 영역에 대응하는 상기 측정 패턴 구조체의 구조 및/또는 재질을 공정 패턴 구조체에 전사(transfer)하는 단계는
    상기 공정 패턴 구조체는 하나 이상의 단위 공정 패턴을 포함하고, 상기 단위 공정 패턴의 수직 구조는 상기 제1 기판의 균일 처리 영역들에 대응하는 상기 단위 측정 패턴의 수직 구조와 동일한 것을 특징으로 하는 기판 처리 방법.
  10. 제 1 항에 있어서,
    상기 단위 공정 패턴 및 상기 단위 측정 패턴은 같은 면적을 가지는 것을 특징으로 하는 기판 처리 방법.
  11. 제 1 항에 있어서,
    상기 측정 패턴 구조체는 원형이고,
    상기 단위 측정 패턴은 제1 측정 패턴 및 상기 제1 측정 패턴 상에 배치된 제2 측정 패턴을 포함하되, 상기 단위 측정 패턴의 총 두께는 일정하고, 상기 제1 측정 패턴과 상기 제2 측정 패턴의 두께의 비는 방위각에 따라 다른 것을 특징으로 하는 기판 처리 방법.
  12. 제 1 항에 있어서,
    상기 균일 처리 영역을 선택하는 단계는
    상기 단위 측정 패턴 상의 상기 제1 기판의 처리 결과가 상기 균일 처리 영역에서 동일하거나 일정 범위 안에 포함되는 것을 특징으로 하는 기판 처리 방법.
  13. 제1 기판에 에너지를 인가하는 에너지 인가 구조체; 및
    상기 에너지 인가 구조체 상에 배치되고 하나 이상의 단위 측정 패턴을 포함하는 측정 패턴 구조체를 포함하되,
    상기 단위 측정 패턴은 상기 제1 기판에 위치에 따라 불균일한 공정을 야기하여 균일한 공정을 위한 위치에 따른 조건을 찾는 것을 특징으로 하는 기판 처리 장치.
  14. 제 13 항에 있어서,
    상기 에너지 인가 구조체는 상기 제1 기판에 열 에너지 전기 에너지, 자기 에너지 및 이온 에너지 중에서 적어도 하나를 공급하는 것을 특징으로 하는 기판 처리 장치.
  15. 제 13 항에 있어서,
    상기 에너지 인가 구조체와 상기 측정 패턴 구조체 사이에 개재되고 상기 제1 기판을 고정하는 정전 전극을 더 포함하되, 상기 정전 전극은 단극 또는 쌍극인 것을 특징으로 하는 기판 처리 장치.
  16. 제 13 항에 있어서,
    상기 단위 측정 패턴은 상기 에너지 인가 구조체의 에너지를 상기 제1 기판에 전달하는 에너지 전달 효율을 위치에 따라 변화시키는 것을 특징으로 하는 기판 처리 장치.
  17. 제 13 항에 있어서,
    상기 제1 기판 상에 배치되고 상기 제1 기판을 지지하는 기판 지지부를 더 포함하는 것을 특징으로 하는 기판 처리 장치.
  18. 제2 기판에 에너지를 인가하는 에너지 인가 구조체; 및
    하나 이상의 단위 공정 패턴들을 포함하는 공정 패턴 구조체를 포함하되,
    상기 제2 기판은 상기 공정 패턴 구조체 상에 배치되고, 상기 단위 공정 패턴은 서로 다른 에너지 전달 효율을 가지고, 상기 제2 기판에 공간적으로 균일한 공정을 야기하는 것을 특징으로 하는 기판 처리 장치.
  19. 제 18 항에 있어서,
    상기 에너지 인가 구조체는 열 에너지를 상기 제2 기판에 공급하고, 상기 공정 패턴 구조체는 상기 제2 기판에 위치에 따라 다른 따른 열 전도율을 가지는 것을 특징으로 하는 기판 처리 장치.
  20. 제1 기판과 상기 제1 기판에 에너지를 인가하는 에너지 인가 구조체 사이에 개재되는 측정 패턴 구조체에 있어서,
    상기 측정 패턴 구조체는 하나 이상의 단위 측정 패턴을 포함하고,
    상기 단위 측정 패턴은 위치에 따라 서로 다른 재질 및/또는 서로 다른 수직 구조를 가지는 복수의 스플릿 영역들을 포함하고,
    상기 스플릿 영역들은 제1 기판에 공간적으로 최적 공정을 찾을 수 있도록 불균일한 공정을 야기하는 것을 특징으로 하는 측정 패턴 구조체.
  21. 제 20 항에 있어서,
    상기 단위 측정 패턴는 사각형이고, 제1 방향 또는/및 상기 제1 방향을 가로지르는 제2 방향에 따라 스플릿 영역들이 배치되는 것을 특징으로 하는 측정 패턴 구조체.
  22. 제 20 항에 있어서,
    상기 측정 패턴 구조체는 예비 측정 패턴을 더 포함하되,
    상기 예비 측정 패턴은 위치에 따라 동일한 재질 및/또는 동일한 수직 구조를 포함하는 것을 특징으로 하는 측정 패턴 구조체.
  23. 제 20 항에 있어서,
    상기 측정 패턴 구조체의 상부면은 평탄화된 것을 특징으로 하는 특징으로 하는 측정 패턴 구조체.
  24. 제 20 항에 있어서,
    상기 스플릿 영역들은 하나 이상의 재질이 혼합되어 형성될 수 있고,
    상기 재질의 혼합 비율은 상기 스플릿 영역들에서 서로 다른 것을 특징으로 하는 측정 패턴 구조체.
  25. 제2 기판과 상기 제2 기판에 에너지를 인가하는 에너지 인가 구조체 사이에 개재되는 공정 패턴 구조체에 있어서,
    복수의 단위 공정 패턴들을 포함하고, 상기 단위 공정 패턴들은 서로 다른 수직 구조를 포함하여 상기 제2 기판에 공간적으로 균일한 공정을 야기하는 것을 특징으로 하는 공정 패턴 구조체.
