[0008] 上記 ALD法は、前駆体間の化学反応を利用するという点で CVD法と類似している 。しかし、通常の CVD法では、ガス状態の前駆体が互いに接触して反応が起きる現 象を利用するのに対し、 ALD法では、二つの前駆体間の表面反応を利用するという 点で異なる。すなわち、 ALD法によれば、一種類の前駆体 (例えば、原料ガス)が基 板表面に吸着されている状態で別の前駆体 (例えば、反応ガス)を供給することにより 、二つの前駆体が基板表面で互いに接触して反応し、所望の金属膜を形成する。こ の場合、基板表面に最初に吸着された前駆体と次いで供給される前駆体との間の反 応が基板表面で非常に速い速度で起きる。前駆体としては、固体、液体、気体状態 のいずれでも使用することができ、原料気体は、 N、 Ar等のようなキャリアガスにのせ

て供給される。この ALD法は、上記したように原料ガスの吸着工程と、吸着した原料 ガスと反応ガスとの反応工程とを交互に繰り返し、原子層単位で薄膜を形成する方 法であり、吸着 ·反応が常に表面運動領域で行われるため、非常に優れたステップ力 バレッジ性を有し、また、原料ガスと反応ガスとを別個に供給して反応させるので膜密 度を高くできる等の理由から、近年注目されている。

発明が解決しょうとする課題

[0020] 上記タンタル窒化物の形成方法を複数回繰り返した後、得られたタンタル窒化物膜 中に、タンタルを主構成成分とするターゲットを用いるスパッタリングにより、タンタル 粒子を入射させてもよぐまた、上記形成方法と、得られたタンタル窒化物膜中に、タ ンタルを主構成成分とするターゲットを用いるスパッタリングにより、タンタル粒子を入 射させる工程とを、交互に複数回繰り返してもよい。スパッタリング工程を繰り返すこと により、得られるバリア膜の付着力が向上し、炭素等の不純物の除去が可能になる。 さらに、上記形成方法を実施している間に、任意の工程 (例えば、吸着工程、反応ェ 程)で、タンタルを主構成成分とするターゲットを用いるスパッタリングにより、タンタル 粒子を入射させる工程を実施してもよレ、。
[0021] 前記スパッタリング力 DCパワーと RFパワーとを調整して、 DCパワーが低ぐかつ 、 RFパワーが高くなるようにして行われることが望ましい。
発明の効果
[0022] 本発明によれば、低い C、 N含有量、かつ、高い Ta/N組成比を有し、配線膜 (例 えば、 Cu配線膜)との密着性が確保されたバリア膜として有用な低抵抗のタンタル窒 化物膜を形成することができるという効果を奏する。
発明を実施するための最良の形態
[0023] 本発明によれば、低い C、 N含有量、高い Ta/N組成比を有する低抵抗のタンタ ル窒化物膜は、真空チャンバ内においての上記タンタル含有配位化合物からなる原 料ガスと NHガスとの反応によって基板上に Ta— N— NHの結合を有する還元化

合物を生成させ、この生成物と、 H原子含有化合物から生成された Hラジカルとを反 応させて得られる。
[0024] 原料ガス、 NHガス等、 H原子含有ガスは、上記したものをそのまま導入しても、 N

[0028] 本発明のタンタル窒化物の形成方法は、いわゆる ALD法を実施できる成膜装置で あれば特に制約なく実施できる。例えば、図 1に示すような、真空チャンバ内の基板 上に薄膜を形成させる成膜装置であって、薄膜の構成元素であるタンタルを含む原 料ガスを導入する原料ガス導入系と、 NHガス又は NHラジカルを導入する導入系

と、反応ガスを導入する反応ガス導入系とを備えたものであればよい。また、その変 形である図 4に示すような成膜装置であっても使用できる。上記 NHラジカル導入系 及び反応ガス導入系には、ラジカルを生成するためのラジカル生成装置が備えられ ていることが好ましぐラジカル生成方法は、いわゆるプラズマ方式でも触媒方式でも よい。
[0029] ところで、本発明のタンタル窒化物形成方法では、このバリア膜が形成される前に、 基板表面に吸着しているガス等の不純物を除去する公知の脱ガス処理を行うことが 必要であり、また、この基板上にバリア膜を形成した後に、最終的に例えば Cuからな る配線膜が形成される。そのため、この成膜装置を、真空排気可能な搬送室を介し て、少なくとも脱ガス室及び配線膜形成室に接続して、基板が搬送用ロボットによつ て搬送室から成膜装置と脱ガス室と配線膜形成室との間を搬送できるように構成され た複合型配線膜形成装置とすれば、前処理から配線膜形成までの一連の工程をこ の装置で実施できる。

れている。図 1では、ガス導入系 14及び 15を、模式的に同じ側面に縦に並べて接続 するように示した力 横に並べてもよいし、所望の目的を達成することができれば、そ の接続位置に制限はなレ、。この原料ガスは、基板 12上に形成されるバリア膜の原料 となる金属の構成元素 (Ta)を化学構造中に含む有機金属化合物のガスである。この 原料ガス導入系 14は、原料ガスが充填されたガスボンベ 141と、ガスバルブ 142と、 このバルブを介して原料ガス導入口に接続するガス導入管 143とから構成され、図 示していないが、マスフローコントローラで流量を制御できるようになつている。また、 NHガス又は NHラジカル導入系 15も、同様に、ガスボンベ 151、ガスバノレブ 152、 ガス導入管 153、マスフローコントローラ (図示せず)と、ラジカル生成手段 (図示せず) とから構成されている。
[0033] 原料ガス導入系 14については、上記したように原料ガス充填ガスボンベを用いるこ ともできる力 その他に、上記有機金属化合物を加熱保温された容器内に収容し、バ ブリングガスとしての Ar等の不活性ガスをマスフローコントローラ一等を介して容器内 に供給して原料を昇華させ、パブリングガスと共に原料ガスを成膜装置内へ導入す るようにしてもよいし、気化器等を介して気化された原料ガスを成膜装置内へ導入し てもよい。

[0038] 図 1に示す成膜装置 1を用いてタンタル窒化物膜を形成するプロセスの一実施の 形態を説明するためのフロ一図である図 2に沿って以下説明する。
[0039] 基板 12の表面の脱ガス等の前処理工程を終了した後、真空排気系 17によって公 知の圧力下に真空排気された成膜装置 1内にこの基板 12を搬入する (Sl)。この基 板上には場合によっては、公知の下地密着層が絶縁層上に設けられていてもよい。 例えば、通常の Ar等のスパッタリングガスを用レ、、ターゲットに電圧を印加してプラズ マを発生させ、ターゲットをスパッタリングして基板の表面に金属薄膜として基板側密 着層を形成させた基板であってもよい。
[0040] 所定の圧力、好ましくは 10_5Pa以下に真空排気されている成膜装置 1内に上記基 板 12を搬入した (S1)後、この基板をヒーター 132で所定の温度、例えば 300°C以下 に加熱する (S2)。次いで、 Arガス、 Nガス等の不活性ガスからなるパージガスを導

ラジカル導入系 15のガスバルブ 152を閉めてガス又はラジカルの導入を停止し、真 空排気系 17によつてガスを排出する(S3 _ 7)。
[0043] 上記真空排気を継続しつつ、成膜装置 1内に反応ガス導入系 16からラジカル生成 装置 164を介して反応ガスのラジカルを導入し (S3— 8)、反応ガスの Hラジカルと基 板 12の表面に吸着された上記生成物とを所定時間反応させ、この生成物を分解せ しめる (S3 _ 9)。次いで、反応ガス導入系 16のガスバルブ 162を閉めて反応ガスの 導入を停止し、真空排気系 17によって反応ガスを排出する (S3— 10)。

[0060] 次いで、上記 S6— 1から S6— 10までの工程が終了した後、又はこれらの工程を行 なっている間に、 Ar等の不活性ガスを導入して放電させ、原料ガスの構成成分であ るタンタルを主構成成分とするターゲット 18をスパッタリングし、基板 12上に形成され た薄膜中にスパッタリング粒子であるタンタル粒子を入射させるようにする。このように 、スパッタリングによって、ターゲット 18から基板 12にタンタルを入射させることができ るので、バリア膜中のタンタルの含有率をさらに増加せしめることができ、所望の低抵 杭のタンタルリッチのタンタル窒化物膜を得ることができる。なお、原料ガスが有機タ ンタルイ匕合物であるので、上記スパッタリングによって構成元素 (タンタル)が基板 12 の表面に入射することにより、分解が促進されて Cや N等の不純物がバリア膜からは じき出されて、不純物の少ない低抵抗のバリア膜を得ることができる。
[0061] このスパッタリングは、タンタル粒子をタンタル窒化物膜中に打ち込んで、 Cや Nを スパッタ除去し、この膜の改質を行うために行われるのであって、タンタル膜を積層す るのではないので、タンタル膜が形成されない条件、すなわちタンタル粒子によるェ ツチングができる条件で行うことが必要である。そのため、例えば、 DCパワーと RFパ ヮ一とを調整して、 DCパワーが低ぐかつ、 RFパワーが高くなるようにする必要があ る。例えば、 DCパワーを 5kW以下に設定し、 RFパワーを高ぐ例えば 400〜800W とすることで、タンタル膜が形成されない条件が達成できる。 RFパワーは DCパワー に依存するので、 DCパワーと RFパワーを適宜調整することにより、膜の改質程度を 調整できる。また、スパッタリング温度は、通常のスパッタリング温度でよぐ例えばタ ンタル窒化物膜の形成温度と同一温度でよい。
[0062] 上記したようにして所望の膜厚を有するバリア膜が形成された基板に対して、場合 によっては、例えば、公知のスパッタ法に従って、スパッタリングガス導入系 20から Ar 等のスパッタリングガスを導入し (S9)、電圧印加装置 19からターゲット 18に電圧を印 カロしてプラズマを発生させ (S10)、ターゲット 18をスパッタリングして上記バリア膜の表 面に金属薄膜、すなわち配線膜側密着層 (バリア膜側下地層)を形成させてもよい (s

実施例 1
[0074] 本実施例では、図 1に示す成膜装置 1を用い、原料ガスとしてペンタジメチルァミノ タンタル (M〇)ガス、 NHガス又は NHラジカルとして NHガス及び反応ガスから生

成した Hラジカル用レ、、図 2に示すプロセスフロー図に従ってタンタル窒化物膜を形 成した。
[0075] 公知の方法に従って、 SiO絶縁膜を有する基板 12の表面の脱ガス前処理工程を

実施した後、真空排気系 17によって 10_5Pa以下に真空排気された成膜装置 1内に 基板 12を搬入した (Sl)。この基板としては、特に制限はないが、例えば、通常のスパ ッタ法に従って、 Arスパッタリングガスを用レ、、 Taを主構成成分として有するターゲッ トに電圧を印加してプラズマを発生させ、ターゲットをスパッタリングして表面に基板 側密着層を形成させた基板を用いてもよい。
[0076] 成膜装置 1内に基板 12を搬入した後、この基板をヒーター 132で 250°Cに加熱し た (S2)。次いで、 Arパージガスを導入した後、基板の表面近傍に、原料ガス導入系 14から上記原料ガスを 5sccm、 5秒間供給した (S3— 1、 S3— 2)。基板 12の表面に 原料ガスを吸着させた後、原料ガス導入系 14のガスバルブ 142を閉めて原料ガスの 導入を停止し、真空排気系 17によって成膜装置 1内を 2秒間排気し、原料ガスを排 出した (S3— 3)。

64に流し、生成した Hラジカルを成膜装置 1内へ導入し (S3_ 8)、このラジカルと、基 板 12の表面上の上記還元生成物とを所定時間反応させ、生成物を分解せしめた (S 3— 9)。

[0082] このバリア膜が所望の膜厚になるまで上記 S3— 1から S3— 10までの工程を所定の 回数繰り返した (S5)。力べして得られたバリア膜の組成は、 Ta/N = 2. 1であり、 C含 有量は 1%以下であり、 N含有量は 33%であった。
[0083] なお、比較のために、上記原料ガス (MOガス)と NHガスとを用いた場合、 MOガス

と NHラジカルとを用いた場合、及び M〇ガスと Hラジカルとを用いた場合について、 上記方法に準じて成膜した。

ルと Hラジカルとを用いることにより、 R基 (アルキル基)が十分除去されて、 C、 Nの含 有割合が減り、形成された膜組成力 STaリッチとなり、膜の比抵抗が下がったことを示 してレ、るものと考えられる。
[0088] 上記したようにして所望の膜厚を有するバリア膜が得られた基板に対し、場合によ つては、例えば、公知の方法に従って、 Arスパッタリングガスを用い、ターゲットに電 圧を印加してプラズマを発生させ、ターゲットをスパッタリングして上記ノくリア膜の表 面に金属薄膜、すなわち下地層としての配線膜側密着層を形成させてもよい (S6)。
[0089] 以上の工程を経て積層膜が形成された基板 12上に、上記バリア膜側密着層を形 成させた場合は、その上に、公知のプロセス条件に従って Cu配線膜を形成した。各 膜同士の接着性は優れていることが確認された。
実施例 2
[0090] 本実施例では、図 4に示す成膜装置 1を用い、原料ガスとしてペンタジメチルァミノ タンタル (M〇)のガス、 NHガス及び反応ガスとして Hラジカルを発生するガスを用い

、図 5に示すプロセスフロー図に従ってタンタル窒化物膜を形成した。
[0091] 実施例 1と同様にして、表面の脱ガス前処理工程を行った基板 12を、真空排気系
17によって 10_5Pa以下に真空排気された成膜装置 1内に搬入した (Sl)。
[0092] 基板 12を搬入した後、場合によっては、例えば、スパッタリングガス導入系 20から スパッタリングガスとして Arを導入し (S2)、電圧印加装置 19から Ta含有ターゲット 18 に電圧を印加してプラズマを発生させ (S3)、ターゲット 18をスパッタリングして基板 12 の表面に金属薄膜、すなわち基板側密着層を形成させてもよい (S4)。
[0093] 工程 S4の終了後、基板 12をヒーター 132で 250°Cにカロ熱し (S5)、 Arパージガスを 流した後、基板の表面近傍に、原料ガス導入系 14から上記原料ガスを、 5sccm、 5 秒間供給した。
[0094] 図 5に示す工程 S6— 1から S6— 10までを、実施例 1の工程 S3— 1から S3— 10ま でと同様に実施して、上記基板側密着層の上に原子層程度のごく薄い金属薄膜を 析出せしめ、 Taリッチのタンタル窒化物膜であるバリア膜を形成した (S7)。
[0095] このバリア膜が所望の膜厚になるまで上記 S6— 1から S6 _ 10までの工程を所定の 回数繰り返した (S8)。力べして得られたタンタル窒化物において、 TaZN組成比、 C 及び Nの含有量、並びに得られた薄膜の比抵抗は、実施例 1の場合と同じであった。
[0096] なお、上記バリア膜の形成に際し、バリア膜の付着力の強化や不純物の除去を行 なう場合は、上記 S6— 1から S6— 10までの工程とスパッタリングガス導入系 20による スパッタリングガスの導入とを所望の膜厚になるまで交互に複数回繰り返すようにして あよい。
[0097] 次いで、上記 S6— 1から S6— 10までの工程が終了した後、又はこれらの工程を行 なっている間に、 Arを導入して放電させ、タンタルを主構成成分とするターゲット 18 をスパッタリングし、基板 12上に形成された薄膜中にスパッタリング粒子であるタンタ ル粒子を入射させるようにした。このスパッタリング条件は、 DCパワー: 5kW、 RFパヮ 一: 600Wとした。また、スパッタリング温度は、 250°Cで行った。
[0098] 上記タンタル粒子を打ち込むスパッタリングにより、バリア膜中のタンタルの含有率 をさらに増加せしめることができ、所望の低抵抗のタンタルリッチのタンタル窒化物膜 を得ることができた。なお、タンタルが基板 12の表面に入射することにより、分解が促 進されて Cや N等の不純物がバリア膜からはじき出されて、不純物の少ない低抵抗の バリア膜を得ることができた。力べして得られた薄膜は、 TaZN = 3. 5、 C含有量: 0. 1 %以下、 N含有量: 22%、及び得られた薄膜の比抵抗: 90 μ Ω ' cmであった。
[0099] 上記のようにして所望の膜厚の改質タンタル窒化物膜を形成した後、場合によって は、例えば、公知の方法に従って、スパッタリングガス導入系 20から Arスパッタリング ガスを導入し (S9)、電圧印加装置 19からターゲット 18に電圧を印加してプラズマを 発生させ (S10)、ターゲット 18をスパッタリングして上記バリア膜の表面に金属薄膜、 すなわち下地層としての配線膜側密着層を形成させてもよい (Sl l)。
[0100] 以上の工程を経て積層膜が形成された基板 12上に、上記配線膜側密着層を形成 させた場合は、その上に、公知のプロセス条件に従って Cu配線膜を形成した。各膜 同士の接着性は優れていることが確認された。
[0101] なお、前述の通り、ターゲット汚染を防止するために、上記工程において、原料ガス
、 NHガス又は NHラジカル、反応ガスの導入は、ターゲット 18から離れた位置で行

レ、、さらにスパッタリングガスによってこれらのガスがターゲット 18側に拡散するのを 阻止するために、スパッタリングガスの導入は、基板ホルダー 13から離れた位置で行 うのが望ましい。

排気する際に、これらのガスがターゲット 18方向に流れてターゲットを汚染しないよう に、上記排気を基板ホルダー 13近傍であってターゲットから離れた位置で行うのが 望ましい。
実施例 3
[0103] 原料ガスとして、ペンタジメチルァミノタンタルの代わりに tert-アミルイミドトリス (ジメ チルァミノ)タンタルを用いたこと以外は、実施例 1に準じて成膜プロセスを実施したと ころ、 Taリッチの低抵抗のタンタル窒化物膜が得られた。得られた膜において、 Ta/ N= l . 95、 C含有量: 1. 0%、 N含有量: 34%、比抵抗 400 μ Ω ' cmであった。 産業上の利用可能性
[0104] 本発明によれば、 C、 N含有量が低ぐ Ta/N組成比が高ぐ Cu膜との密着性が確 保されるバリア膜として有用な低抵抗のタンタル窒化物膜を形成することができる。そ のため、本発明は、半導体デバイス分野の薄膜形成プロセスに適用可能である。 図面の簡単な説明

請求の範囲
[1] 真空チャンバ内に、タンタル元素 (Ta)の周りに N = (R,R')(R及び R'は、炭素原子数 1 〜6個のアルキル基を示し、それぞれが同じ基であっても異なった基であってもよい) が配位した配位化合物からなる原料ガス、 NHガス又は NHラジカル、及び H原子

含有ガスから生成された Hラジカルを導入して基板上で反応せしめ、配位化合物中 の Nに結合している R(R')基を切断除去すると共に、 Ta _ N結合を切断し、タンタルリ ツチのタンタル窒化物膜を形成することを特徴とするタンタル窒化物膜の形成方法。
[2] 前記真空チャンバ内に前記原料ガス及び NHガス又は NHラジカルを導入し、基板

[11] 請求項 1〜9のいずれかに記載の形成方法を複数回繰り返した後、得られたタンタノレ 窒化物膜中に、タンタルを主構成成分とするターゲットを用いるスパッタリングにより、 タンタル粒子を入射させることを特徴とする請求項 10記載のタンタル窒化物膜の形 成方法。
[12] 請求項 1〜9のいずれかに記載の形成方法と、得られたタンタル窒化物膜中に、タン タルを主構成成分とするターゲットを用いるスパッタリングにより、タンタル粒子を入射 させる工程とを、交互に複数回繰り返すことを特徴とする請求項 10記載のタンタル窒 化物膜の形成方法。
[13] 請求項 1〜9のいずれかに記載の形成方法を実施している間に、タンタルを主構成 成分とするターゲットを用いるスパッタリングにより、タンタル粒子を入射させる工程を 実施することを特徴とするタンタル窒化物膜の形成方法。
[14] 前記スパッタリング力 DCパワーと RFパワーとを調整して、 DCパワーが低ぐかつ、
RFパワーが高くなるようにして行われることを特徴とする請求項 10〜: 13のいずれか に記載のタンタル窒化物膜の形成方法。
[15] 前記形成されたタンタル窒化物膜において、タンタルと窒素との組成比が、 Ta/N
