6aを備えた半球状部 6bを有する。また、固浸レンズ 6は、固浸レンズ 6の中央部であ つて上面 6a側と反対方向に凸となすと共に、平面形状に形成された底面 6cを備えた 凸部 6dを有する。この底面 6cが半導体デバイス 11に対する取付面となる。固浸レン ズ 6は、観察するための観察位置(図示上面)に、底面 6cが密着することで、裏側とな る半導体デバイス 11の表面(図示下面)の拡大観察画像を得る。具体的には、半導 体検査装置において使用される固浸レンズは、半導体デバイスの基板材料と実質的 に同一またはその屈折率に近レ、、高屈折率材料からなる。その代表的な例としては、 Si、 GaP、 GaAsなどが挙げられる。
[0041] このような微小な光学素子を半導体デバイスの基板表面に光学密着させることによ り、半導体基板自身を固浸レンズの一部として利用する。固浸レンズを利用した半導 体デバイスの裏面解析によれば、対物レンズの焦点を半導体基板表面に形成された 集積回路に合わせた際に、固浸レンズの効果により、基板中に NAの高い光束を通 すことが可能となり、高分解能化が期待できる。

前記光軸方向に延在すると共に、前記固浸レンズを受ける保持部材と、 前記保持部材の先端部に設けられると共に、前記固浸レンズの底面を外側に露出 させるための開口を有するレンズカバーとを有し、
前記レンズ保持部は、前記保持部材と前記レンズカバーとの間に前記固浸レンズ を収容することを特徴とする請求項 1に記載の固浸レンズホルダ。
[3] 前記保持部材は、前記固浸レンズを受ける複数のレンズ受け部を有していることを 特徴とする請求項 2に記載の固浸レンズホルダ。
[4] 複数の前記レンズ受け部は、前記保持部材の中心線に対して放射状に配置されて レ、ることを特徴とする請求項 3に記載の固浸レンズホルダ。
[5] 複数の前記レンズ受け部は、前記保持部材の前記中心線から互いに離れて配置さ れていることを特徴とする請求項 4に記載の固浸レンズホルダ。
[6] 前記レンズ保持部は、前記固浸レンズとの間に隙間を有することを特徴とする請求 項 2〜5の何れか一項に記載の固浸レンズホルダ。
[7] 前記透光部は、開口であることを特徴とする請求項 1〜6の何れか一項に記載の固 浸レンズホルダ。
[8] 前記レンズ保持部の前記ベース部側の端部は前記開口内に配置されており、 前記ベース部は、前記レンズ保持部と前記ベース部とを連結する連結部を有する ことを特徴とする請求項 7に記載の固浸レンズホルダ。
[9] 前記レンズ保持部は、前記ベース部に一体的に設けられていることを特徴とする請 求項 1〜8の何れか一項に記載の固浸レンズホルダ。
[10] 前記透光部は、透光部材を有することを特徴とする請求項 1〜9の何れか一項に記 載された固浸レンズホルダ。
[11] 前記ベース部に設けられると共に、前記透光部を通る光束を制限する絞りを更に備 えることを特徴とする請求項 1〜: 10の何れか一項に記載された固浸レンズホルダ。
[12] 前記固浸レンズに加わる応力に応じて前記固浸レンズで観察する観察対象物を保 護するように構成されていることを特徴とする請求項:!〜 11の何れか一項に記載の 固浸レンズホルダ。
[13] 前記固浸レンズに加わる応力を検知する応力検知センサを更に備えることを特徴と する請求項:!〜 12の何れか一項に記載の固浸レンズホルダ。
[14] 試料の凹部内に配置された観察対象物の観察に利用される固浸レンズを保持する 固浸レンズホルダであって、
対物レンズに取り付けられると共に、前記観察対象物の周縁部を観察するときに前 記凹部の側壁に接触しないように前記固浸レンズを保持し、前記固浸レンズから前 記対物レンズ側に出力される光を前記対物レンズ側に通すことを特徴とする固浸レ ンズホルダ。
