Description

物理量センサ、およびこれに使用するリードフレーム
技術分野
[0001] この発明は、磁気や重力等の物理量の方位や向きを測定する物理量センサ、およ びこれに使用するリードフレームに関する。
本願は、 2004年 10月 1日〖こ出願された特願 2004— 290472号、 2004年 10月 8 日に出願された特願 2004— 296370号、および 2005年 3月 25日に出願された特 願 2005— 87621号に基づき優先権を主張し、その内容をここに援用する。
背景技術
[0002] 近年、携帯電話機等の携帯端末装置には、ユーザの位置情報を表示させる GPS ( Global Positioning System)機能を持つものが登場している。この GPS機能に加え、 地磁気を正確に検出する機能や加速度を検出する機能を持たせることで、ユーザが 携帯する携帯端末装置の三次元空間内の方位や向きあるいは移動方向の検知を行 うことができる。
上述した機能を携帯端末装置に持たせるためには、磁気センサ、加速度センサ等 の物理量センサを携帯端末装置に内蔵させることが必要となる。このような物理量セ ンサにより三次元空間での方位や加速度を検知するためには、物理量センサチップ を傾斜した設置面に搭載する必要がある。
[0003] 上述した物理量センサは、現在様々なものが提供されている。例えば、その 1つとし て、上述した構成とは異なり、傾斜しない設置面に 2つの磁気センサチップを搭載す る磁気センサが知られている。この磁気センサは、基板に載置され、基板の表面に沿 つて互いに直交する 2方向(X, Y方向)の外部磁界の磁気成分に対して感応する一 方の磁気センサチップ (物理量センサチップ)と、基板の表面に直交する方向(Z方向 )の外部磁界の磁気成分に対して感応する他方の磁気センサチップとを有して!/、る。 この磁気センサはこれら一対の磁気センサチップにより検出された磁気成分により、 地磁気成分を 3次元空間内のベクトルとして測定を行っている。
[0004] ところが、この磁気センサは、他方の磁気センサチップを基板の表面に対して垂直 に立てた状態で載置しているため、厚み (Z方向に対する高さ)が増してしまう不都合 がある。したがって、この厚みを極力小さくするために、上述したように傾斜した設置 面に物理量センサチップを搭載することが特許文献 1、 2および 3に記載されている。
[0005] 例えば特許文献 1は、物理量センサとして、加速度センサを開示している。この加 速度センサは、片側ビーム構造であり、基板に対して予め加速度センサチップを傾 斜させて搭載している。したがって、傾斜方向に応じた所定軸方向の感度を高く保ち 、基板の表面に沿う方向を含む他軸方向の感度を低減することができる。
[0006] しかし、従来の物理量センサでは、物理量センサチップを傾斜させた設置面に配置 するためにパッケージングに十分な面積や高さが必要となる。したがって、従来のパ ッケージングを用いて小型の携帯端末装置内にコンパクトに内蔵することには限界が めつに。

発明の開示
発明が解決しょうとする課題
[0007] この発明は、上述した事情に鑑みてなされたものであって、物理量センサチップを 小型かつ薄型のパッケージ内にぉ 、て傾斜させて収納できる物理量センサ及びこれ に用いるリードフレームを提供することを目的とする。
課題を解決するための手段
[0008] 上記課題を解決するために、本発明による金属性薄板力もなるリードフレームは、 物理量センサチップが載置されこの物理量センサチップの載置面よりも小さな面積を 有する少なくとも 2つのステージ部と、これらのステージ部を囲む矩形フレーム部と、こ のフレーム部力 前記ステージ部方向に延び前記ステージ部の周囲に配置されか つ前記フレーム部と前記各ステージ部とを連結する連結リードを含む複数のリードと 、前記連結リードに形成され変形することによって前記ステージ部を傾斜させる変形 容易部とを有し、前記物理量センサチップはその載置面を前記ステージ部および前 記複数のリードの一部と前記フレーム部の厚さ方向に重畳させて載置される。 [0009] この発明によるリードフレームにおいて、前記連結リードは前記フレーム部の一辺に 並んだ前記リードであり、その連結リードの中途部に前記フレーム部に対して基準軸 線を中心に前記ステージ部を傾斜させるための変形容易部が形成されても良い。
[0010] この構成のリードフレームを用いて 2つ以上の物理量センサチップを相互に傾斜さ せる際には、はじめに物理量センサチップを各ステージ部の表面に載置する。物理 量センサチップの載置面の一部は、ステージ部からはみ出すため複数のリードの一 部と重畳して配置される。次 、でフレーム部を固定した状態でステージ部を押圧する ことにより、変形容易部が変形して基準軸線を中心にステージ部及び物理量センサ チップをフレーム部に対して傾斜させることができる。
ここで、変形容易部は連結リードの中途部に形成されているため、この変形容易部 よりもステージ部側に位置する連結リードの先端部は、ステージ部と共に傾斜する。 すなわち、この連結リードの先端部と物理量センサチップとをリードフレームの厚さ方 向に重なる位置に配しても、物理量センサチップと連結リードとが相互に干渉 (接触) することを防止できる。
[0011] さらに、本発明によるリードフレームにおいては、前記連結リードが、前記ステージ 部の中心を通る中心軸線の線対称となる位置において各々のステージ部力 一対 突出して前記フレーム部に連結されると共に、前記変形容易部として変形可能な捻 れ部を有し、この捻れ部及び前記ステージ部が、前記リードに対して前記リードフレ ームの厚さ方向にずれた位置に配置されても良 、。
[0012] この構成のリードフレームによれば、フレーム部を固定した状態でステージ部を押 圧することにより、各々のステージ部に連結された一対の連結リードが基準軸線回り に捻れ部において捻れるため、ステージ部をフレーム部に対して傾斜させることがで きる。
このとき、捻れ部及びステージ部は、リードに対してリードフレームの厚さ方向にず らして配置されているため、物理量センサチップをリードに近づく方向にステージ部と 共に傾斜させても、物理量センサチップがリードと接触することを防止できる。したが つて、物理量センサチップの大きさに比較してリードフレームの大きさを小さくすること ができ、物理量センサの大きさを小さくすることができる。 [0013] この発明のリードフレームにおいて、前記ステージ部の表面に電気的な絶縁材料 力もなるシート状の絶縁フィルムが設けられても良い。
[0014] この構成のリードフレームを用いて、物理量センサを製造する際には、物理量セン サチップは絶縁フィルムを介して各ステージ部の表面に載置される。次いで、ワイヤ ボンディングにより物理量センサチップとリードとを電気的に接続させる。その後、フレ 一ム部を固定した状態でステージ部を押圧することにより、変形容易部が変形して基 準軸線を中心にステージ部及び物理量センサチップをフレーム部に対して傾斜させ ることがでさる。
[0015] 物理量センサチップとステージ部とは絶縁フィルムにより電気的に絶縁されるため、 物理量センサチップとステージ部に連結された連結リードとは電気的に絶縁される。 したがって、前述したワイヤボンディングによる物理量センサチップの電気接続に連 結リードをも用いることができる。すなわち、リードフレームの大きさを変えることなぐ 物理量センサチップと電気接続可能なリードの数を増やすことができる。
[0016] 本発明のリードフレームにおいて、各々の前記ステージ部は前記リードフレームの 内方領域の他の角部よりも 1つの角部に近接した位置に配置され、磁気センサチッ プがリードフレームの 1つの辺に設けられた複数のリードのみに重畳するように配置さ れるようにしても良い。
[0017] この構成のリードフレームを利用して物理量センサを製造する際に、物理量センサ チップはリードフレームの 1つの角部に近接したステージ部の表面に載置される。物 理量センサチップのステージ部の表面からはみ出した載置面は同一の辺に設けられ た複数のリードのうちの一部とリードフレームの厚さ方向に重ねて配される。
その後、ワイヤボンディングにより物理量センサチップとリードとを電気的に接続させ る。物理量センサチップと厚さ方向に重なるリードは、ワイヤボンディングが困難となる 。しかしながら、この構成においては、リードフレームの内方領域の一辺の中央部に ステージ部を配置する場合と比較して、物理量センサチップと重なるリードの数が減 少する。したがって、矩形枠部に対するリードの配置を変えることなぐ物理量センサ チップと電気接続可能なリードの数を十分に確保することができる。この電気接続の 終了後には、連結リードを変形させてステージ部及び物理量センサチップをリードフ レームに対して傾斜させる。
[0018] この構成のリードフレームにおいては、前記リードフレームが略正方形状に形成さ れ、前記 2つのステージ部が前記内方領域の同一辺上に位置する 2つの角部に近 接するように配置されて 、ても良 、。
この構成のリードフレームによれば、ステージ部を内方領域の同一辺上に寄せて配 することにより、前記一辺に対向する辺側に位置する内方領域が余剰領域となるた め、この余剰領域に別の物理量センサチップや信号処理 LSI等を載置するためのス テージ部を新たに設けることができる。
[0019] さらにステージ部をリードフレームの内方領域の角部に配置する構成において、 2 つの前記ステージ部は、前記内方領域の対角線上に配置されても良 、。
この構成のリードフレームを用いて榭脂によりステージ部、物理量センサチップ及び リードを一体的にモールドする際には、金型によりフレーム部を挟み込むと共に金型 内の榭脂形成空間にステージ部、物理量センサチップ及びリードを配し、榭脂形成 空間を榭脂で満たす。このとき、矩形状の内方領域のうち、 2つのステージ部の配列 方向となる一方の対角線と交差する他方の対角線上に位置する一方の角部力 他 方の角部側に向けて、前述の榭脂形成空間に溶融した榭脂を流入させる。この榭脂 の流入経路上にはステージ部や物理量センサチップが位置しな 、ため、これらステ 一ジ部ゃ物理量センサチップによって溶融樹脂の流れが妨げられることを防止でき る。
[0020] さらに、本発明による物理量センサは、物理量センサチップを載置するステージ部 と、このステージ部の周囲に配置されかつステージ部と連結される連結リードを含む 複数のリードと、前記連結リードに形成され変形することによって前記ステージ部を傾 斜させる変形容易部と、傾斜した前記ステージ部に載置され端部を前記複数のリー ドの一部と前記リードの厚さ方向に重畳させて配置された物理量センサチップと、前 記ステージ部、前記複数のリードおよび前記物理量センサチップを一体的に固定す るモールド榭脂とを有する。
[0021] この発明に係る物理量センサによれば、リードと物理量センサチップとを相互に接 触させることなぐ物理量センサチップを傾斜させることができるため、物理量センサ の小型化を図ることができる。
発明の効果

発明を実施するための最良の形態
[0025] (第 1の実施例)
図 1から図 7は、本発明の第 1の実施例を示している。この実施例に係る磁気センサ (物理量センサ)は、相互に傾斜させた 2つの磁気センサチップにより外部磁界の向 きと大きさを測定する。この磁気センサは、薄板状の銅材等カもなる金属板にプレス 加工及びエッチング加工を施して形成されるリードフレームを用いて製造される。 リードフレーム 1は、図 1, 2に示すように、平面視矩形の板状に形成された磁気セ ンサチップ(物理量センサチップ) 3, 5を配置するための 2つのステージ部 7, 9と、ス テージ部 7, 9を支持するフレーム部 11とを備える。これらステージ部 7, 9とフレーム 部 11とは一体的に形成されている。フレーム部 11は、ステージ部 7, 9を囲むように 平面視矩形の枠状に形成された矩形枠部 13と、この矩形枠部 13から内方に向けて 突出する複数のリード 15, 17と力もなる。リード 15は、磁気センサチップ 3, 5のボン デイングパッド(図示せず)と電気的に接続される。リード 17 (以下、連結リード 17とも 呼ぶ。)は、矩形枠部 13とステージ部 7, 9とを相互に連結する連結リードの役割を果 たす。なお、電気接続のためのリード 15には、矩形枠部 13の角部から突出するリー ドも含まれる。
[0026] 2つのステージ部 7, 9は、矩形枠部 13の一辺に沿って並べて配置されており、そ の表面 7a, 9aにそれぞれ磁気センサチップ 3, 5を載置する。各ステージ部 7, 9の一 端部 7b, 9bは、これら 2つのステージ部 7, 9を並べた方向に突出する複数の連結リ ード 17に連結される。

すなわち、突出片 19, 21の基端部は他の部分よりも薄く形成され、変形可能となつ ている。したがって、ステージ部 7, 9に対する突出片 19, 21の傾斜角度を精度よく 設定することが可能となる。

図 3Aおよび図 3Bに示すように、ステージ部 7, 9の表面 7a, 9aと同じ側に位置する 各突出片 19, 21の表面 19a, 21aには、その長手方向にわたって V字状の溝 25が 形成されている。これらリブ 23及び溝 25は突出片 19, 21の剛性を高めて、突出片 1 9, 21の先端に外力が加えられた際に突出片 19, 21が橈むことを防止している。 これら突出片 19, 21は、図 3Aおよび図 3Cに示すように、金属製薄板からリードフ レーム 1を形成するパンチングカ卩ェにおいて、その裏面 19b, 21b力ら表面 19a, 21 aに向けて打ち抜いて形成される。したがって、突出片 19, 21の裏面 19b, 21b側の 先端部 19c, 21cは、滑らかな丸みを帯びている。

はじめに、図 1,図 2に示すように、ステージ部 7, 9の表面 7a, 9aに磁気センサチッ プ 3, 5を接着する。この状態において、各磁気センサチップ 3, 5は、その一辺が連 結リード 17の長手方向に直交するように配置されている。各磁気センサチップ 3, 5は 、前述のフォトエッチング加工により薄く形成された連結リード 17の先端部 17aから中 途部に至る領域に配置されている。
次いで、磁気センサチップ 3, 5の表面に均等間隔で配置されたボンディングパッド (図示せず)と連結リード 17とをワイヤー(図示せず)によって電気的に接続する。ステ ージ部 7, 9を傾斜させるときには、ワイヤーと磁気センサチップ 3, 5とのボンディング 部分から、ワイヤーと連結リード 17とのボンディング部分までの距離が変化するため 、このワイヤーの材質は、曲げやすく柔らカ 、ことが好ましい。
[0030] 次いで、磁気センサチップ 3, 5、ステージ部 7, 8、リード 15, 17を一体的に固定す る榭脂モールド部を形成する。
すなわち、図 4に示すように、凹部 E1を有する金型 Eの表面 E2にリードフレーム 1 の矩形枠部 13を配置する。このとき、矩形枠部 13の内側にあるリード 15, 17、ステ ージ部 7, 9、磁気センサチップ 3, 5、突出片 19, 21は、凹部 E1の上方に配置され る。この状態においては、凹部 E1側から上方側に向けて、磁気センサチップ 3, 5、ス テージ部 7, 9、突出片 19, 21が順番に位置する。
突出片 19, 21の上方には、平坦面 F1を有する金型 Fが設けられており、前述した 金型 Eと共にリードフレーム 1の矩形枠部 13を挟み込む。このリードフレーム 1と金型 Fとの間には、リード 15へ付着する榭脂バリを防止したり、金型 Fと榭脂とを剥離しや すくするためのシート Sが挿入される。

最後に、矩形枠部 13を切り落としてリード 15, 17を個々に切り分け、磁気センサ 30 の製造が終了する。

この磁気センサ 30は、例えば、携帯端末装置内の基板に搭載される。この携帯端 末装置は、磁気センサ 30により地磁気の方位を測定し、その方位を表示パネルに表 示させる。

また、磁気センサチップ 3および 5は、各々ステージ部 7および 9の表面 7aおよび 9a と、連結リード 17の先端部 17aの表面 17bとに載置させることができるため、磁気セン サチップ 3, 5をステージ部 7, 9の表面 7a, 9aに安定して載置することができる。

さらに、シート Sに接触する突出片 19, 21の先端形状は丸みを帯びた形状に形成 されているため、突出片 19, 21によってシート Sが破れることを防止でき、金型 Fへの 榭脂流出を防止できる。したがって、正確な外観形状を有する磁気センサ 30を製造 することができる。

また、この実施例において、ステージ部 107, 109を形成するリード 117と共に配列 されたリード 115の先端に、図 37において説明した隣接リード 145と同様のリードを 設けてもよい。

[0095] また、各ステージ部 207, 209の傾斜角度を安定させるためには、一対の突出片 2 19, 221の、先端部の幅を広くすることが望ましい。これにより、各ステージ部 207, 2 09の傾斜時に押圧力を受ける先端部の面積が広くなるため、応力緩和により突出片 219, 221の変形が防止され、ステージ部 207, 209の傾斜が安定する。具体的に は、一対の突出片 219, 221を、図示された棒状ではなぐより広幅とすればよい。も しくは、各突出片 219, 221の先端部を矩形状に折り曲げても良い。
[0096] 2つのステージ部 207, 209は、内方領域 S201の同一辺 203d側に寄せて配置さ れているため、この辺 203dに対向する辺 203b側に位置する内方領域 S201が余剰 領域となる。この余剰領域には、連結リード 217に連結された略矩形状の補助ステー ジ部 223が形成される。
この補助ステージ部 223は、図 42に示すように、ステージ部 207, 209と同様に、 金属製薄板 (リードフレーム 201)の厚さ方向にずれて位置する。補助ステージ部 22 3は、前述の軸線 L201に直交する軸線 L202を中心に傾斜させるための捻れ部 21 7bおよび一対の突出部 225が形成されている。この補助ステージ部 223の表面 223 aには、前述と同様の磁気センサチップや加速度センサチップ、温度センサチップ、 信号処理 LSI等の半導体チップ 227が載置される。この半導体チップ 227は、その 周囲に配置されたリード 216と電気接続される。
[0097] 次に、上述したリードフレーム 201を用いて磁気センサを製造する方法を説明する 図 40〜図 42に示すように、はじめに、ステージ部 207, 209及び補助ステージ部 2 23の表面 207b, 209b, 223aに磁気センサチップ 203, 205及び半導体チップ 22 7を接着する。各磁気センサチップ 203, 205は、その各辺が内方領域 S201の各辺 213a〜213dと平行となるように、不設置領域 S202, S205に近接して配置される。 また、各磁気センサチップ 203, 205は、ステージ部 207, 209の表面 207b, 209b 力もはみ出す力 このはみ出した部分は、内方領域 S201の辺 213a, 213cに設けら れた複数のリード 215, 216のうち、不設置領域 S202, S 205側に位置する複数のリ ード 215 (図示例では 4つ)と重なるように配置される。図 41に示されるように、ステー ジ部 207, 209は、リード 215に対して金属製薄板 (リードフレーム 201)の厚さ方向 にずれているため、磁気センサチップ 203, 205は、リード 215に接触しない。
各磁気センサチップ 203, 205は、前述のフォトエッチングカ卩ェにより薄く形成され たリード 215の先端部 215aから中途部に至る領域に配置されている。また、各磁気 センサチップ 203, 205は、ステージ部 207, 209の配列方向(辺 213d)に沿って並 ベられたリード 216とは重ならな 、ように配置されて 、る。
[0098] 次に、磁気センサチップ 203, 205および半導体チップ 227の表面に配されたボン デイングパッド(図示せず)と、磁気センサチップ 203, 205と重ならないリード 216と 力 Sワイヤー(図示せず)により電気的に接続される。なお、後述するステージ部 207, 209および補助ステージ部 223を傾斜させる段階において、磁気センサチップ 203, 205および半導体チップ 227のボンディング部分、ならびにリード 216のボンディング 部分の位置関係が変化するため、このワイヤーの材質は、曲げやすく柔らカ 、ことが 好ましい。
[0099] 次いで、磁気センサチップ 203, 205、半導体チップ 227、ステージ部 207, 209、 補助ステージ部 223及びリード 215, 216を一体的に固定する榭脂モールド部 (パッ ケージ)を形成する。
すなわち、図 43に示すように、凹部 E201を有する金型 Eの表面 E202にリードフレ ーム 201の矩形枠部 213を位置づける。この際には、矩形枠部 213の内側にあるリ ード 215, 216、ステージ部 207, 209、磁気センサチップ 203, 205、および突出片 219, 221は、凹部 E201の上方に配置される。すなわち、この状態においては、凹 部 E201側から上方側に向けて、磁気センサチップ 203, 205、ステージ部 207, 20 9、突出片 219, 221の順に配置される。
突出片 219, 221の上方には、平坦面 F201を有する金型 Fが配置されており、前 述した金型 Eと共にリードフレーム 201の矩形枠部 213を挟み込む。
[0100] 図 44に示すように、これら一対の金型 E, Fにより矩形枠部 213を挟み込むと、金型 Fの平坦面 F201により各突出片 219, 221が押圧される。この押圧力によって、軸線 L201を中 、に連結リード 217の一端咅 217a力 S检れ、ステージ咅 209を傾斜 させる。このとき、リード 215の表面 215bに対向する磁気センサチップ 203, 205の 一端咅 203a, 205a力四咅 220に人り込む。これにより、ステージ咅 209と共に 磁気センサチップ 203, 205力 矩形枠部 213や平坦面 F201に対して所定の角度 で傾斜する。
補助ステージ部 223は、ステージ部 207, 209と同様に金型 Fの平坦面 F201によ り突出片 225が押圧されることにより、矩形枠部 213や平坦面 F201に対して所定の 角度で傾斜する。
[0101] その後、金型 Fの平坦面 F201により突出片 219, 221を押圧した状態で、金型 E, Fの凹部 E201及び平坦面 F201により形成される榭脂形成空間に溶融樹脂が射出 される。この溶融榭脂によって磁気センサチップ 203, 205を榭脂の内部に埋める榭 脂モールド部が形成される。榭脂が固化すると、図 45〜図 47に示すように、磁気セ ンサチップ 203, 205が、相互に傾斜した状態で榭脂モールド部 (パッケージ) 229 の内部に固定される。ここで用いる榭脂は、榭脂の流動によって磁気センサチップ 2 03, 205及び半導体チップ 227の傾斜角度が変化しないように、流動性が高い材質 であることが好ましい。
最後に、矩形枠部 213を切り落としてリード 215, 216及び連結リード 217を個々に 切り分け、磁気センサ 230の製造が終了する。
[0102] 以上のように製造された磁気センサ 230の榭脂モールド部 229は、前述した矩形 枠部 213と同様の平面視略矩形状に形成されている。リード 215, 216は榭脂モー ノレド咅 229によって区画される内方領域 S201の各辺 229d〜229g力ら樹月旨モーノレ ド部 229の内方側に延びている。これらリード 215, 216は、内方領域 S201の角部 に位置する不設置領域 S202〜S205には設けられて!/、な!/、。
リード、216の裏面 216aは、樹月旨モーノレド咅 229の下面 229aftlJに露出して!/、る。こ れらリード 216の一端部は、金属製のワイヤー(図示せず)により磁気センサチップ 2 03, 205及び半導体チップ 227と電気的に接続されており、それら接続部分および ワイヤーは榭脂モールド部 229の内部に埋まっている。
[0103] 図 46を参照すると、磁気センサチップ 203, 205及び半導体チップ 227は、榭脂モ 一ルド部 229の下面 229aに対して傾斜している。相互に対向する磁気センサチップ 203, 205の他端部 203b, 205bは榭脂モールド部 229の上面 229c側に向く。磁気 センサチップ 203の表面 203aは,磁気センサチップ 205の表面 205aを基準として 鋭角に傾斜している。すなわち、ステージ部 209に対するステージ部 207の角度 Θ は鋭角である。
[0104] したがって、磁気センサチップ 203、 205の感応方向は、図 7を用いて説明した本 発明の第 1の実施例と同様である。さらに、八ー 平面がじー0平面に対してなす角 度 Θは、理論上、 0° よりも大きぐ 90° 以下であれば 3次元的な地磁気の方位を測 定できるが、実際上は 20° 以上であることが好ましぐ 30° 以上であることがさらに 好ましいことも第 1の実施例と同様である。
この磁気センサ 330は、第 1の実施例の磁気センサ 30と同様に、例えば、携帯端 末装置内の基板に搭載され、地磁気の方位を検出することができる。
[0105] 上記のリードフレーム 201及び磁気センサ 230によれば、磁気センサチップ 203, 2 05の一部をリード 215と重ねて配置しているため、磁気センサ 230の小型化を図るこ とがでさる。
また、磁気センサチップ 203, 205は各々内方領域の 1つの角部、すなわち不設置 領域 S202, S205に近接し、内方領域 S201の一辺 213a, 213c力ら突出するリード 15のみに重ねて配置される。したがって、内方領域 S201の一辺 213a, 213cの中 央部にステージ部 207, 209や磁気センサチップ 203, 205を配する場合と比較して 、磁気センサチップ 203, 205と重なるリードの数が減少する。したがって、矩形枠部 213に対するリード 215, 216の酉己置を変えることなく、磁気センサチップ 203, 205と 電気接続可能なリード 216の数を十分に確保することができる。このため、磁気セン サチップ 203, 205に対して多くの信号の入出力を行うことが可能となり、高機能な磁 気センサ 230の提供が可能となる。
[0106] さらに、矩形枠部 213に対するリード 215, 216の配置を変える必要が無くなるため 、高機能な磁気センサ 230を容易かつ安価に製造することができる。
また、 2つのステージ部 207, 209や磁気センサチップ 203, 205を内方領域 S201 の同一の一辺 213d, 229gに寄せて配置することにより、矩形枠部 213の内方領域 S201の余剰領域に別途補助ステージ部 223や半導体チップ 227を新たに配置する ことができるため、矩形枠部 213ゃ榭脂モールド部 229の大きさを変えることなぐさ らに高機能な磁気センサ 230を提供することが可能となる。
[0107] また、傾斜した磁気センサチップ 203, 205は、リード 215の表面 215bに形成され た凹部 220に入り込ませることができるため、リード 215に対して金属製薄板の厚さ方 向にステージ部 207, 209をずらす長さを伸ばすことなぐ磁気センサチップ 203, 2 05とリード 215との接虫を防!ヽで、磁気センサチップ 203, 205をフレーム咅 に 対して大きく傾斜させることができる。したがって、磁気センサ 230の薄型化を図るこ とちでさる。
[0108] なお、上記の実施の形態において、補助ステージ部 223には突出片 225が設けら れるとした力 これに限られない。補助ステージ部 223は、少なくとも榭脂モールド部
29を形成する前にフレーム部 11に対して傾斜させればよ!、。
また、補助ステージ部 223は、載置する半導体チップ 227が温度センサチップや信 号処理 LSIである場合には傾斜させる必要がない。この場合には、突出片 225およ び連結リード 217の捻れ部は不要である。
[0109] 次に、本発明による第 5の実施例について図 48を参照して説明する。なお、この第
5の実施例に係るリードフレーム及び磁気センサは、第 4の実施例とはフレーム部に 対するステージ部および磁気センサチップの位置が異なる。ここでは、ステージ部及 び磁気センサチップの配置のみについて説明し、リードフレーム 201や磁気センサ 2 30の構成要素と同一の部分については同一符号を付し、その説明を省略する。 この実施例に係るリードフレーム 231および磁気センサにおいては、 2つのステー ジ部 207, 209及び磁気センサチップ 203, 205力 内方領域 S201の対角線 L203 上に並べて配置されている。各ステージ部 207, 209は、対角線 L203上に位置する 角部、すなわち不設置領域 S202, S 204に近接して配置されている。
[0110] このリードフレーム 231を用いて磁気センサを製造する際には、第 4の実施例と同 様の金型により矩形枠部 213を挟み込んだ状態で、金型 E, Fの凹部 E201及び平 坦面 F201により画定される榭脂形成空間に溶融榭脂を射出し、磁気センサチップ 2 03, 205を榭脂の内部に埋める榭脂モールド部 229を形成する。この溶融榭脂は、 矩形状の内方領域 S201のうち、一方の対角線 L203と交差する他方の対角線 L20 4上に位置する矩形枠部 213の一方の角部 213h側に設けられたゲート M力 射出 され、この一方の角部 213hの対角に位置する他方の角部 213f側に向けて流れる。 なお、上述した榭脂形成空間は、榭脂モールド部 229により画定される内方領域 S 201に相当している。
[0111] 上記のリードフレーム 231及び磁気センサによれば、第 4の実施例と同様に、磁気 センサの小型化を図ることができると共に、高機能な磁気センサを容易かつ安価に 製造することができる。
また、一方の角部 213hと他方の角部 213fとの間にステージ部 207, 209や物理 量センサチップ 203, 205が位置しないため、榭脂モールド部 229を形成する際に、 ステージ部 207, 209および物理量センサチップ 203, 205によって溶融樹脂の流 れが妨げられることを防止できる。したがって、榭脂形成空間内に樹脂が届力ない部 分が形成されにくい。特に、ゲート M力も榭脂形成空間に流入した榭脂を、ゲート M 力も最も遠くに位置する他方の角部 S203まで容易に到達させることができる。
さらに、榭脂形成空間内に流入する榭脂の流れによってステージ部 207, 209や 物理量センサチップ 203, 205が押されて、それらの傾斜角度が不意に変化すること も防止できる。したがって、物理量センサチップ 203, 205の傾斜角度を精度良く設 定することが可能となる。
[0112] なお、上述した第 4,第 5の実施形態において、連結リード 217の捻れ部は、ステー ジ部 207, 209の一端部 207a, 209a側に連結させた力 これに限らない。捻れ部は 、一端部 207a, 209aよりも突出片 219, 221側にずらした位置に配置してもよい。す なわち、ステージ部 207, 209を回転させる軸線 L201をステージ部 207, 209の一 端部 207a, 209a側から突出片 219, 221側にずらしても構わない。
さらに、各ステージ部 207, 209には一対の突出片 219, 221を形成する例を示し た力 これに限らない。すなわち、各ステージ部 207, 209に突出片を 1つだけ形成 し、この突出片をステージ部 207, 209の幅の半分から同等程度の広幅に形成しても よい。この構成においても、各ステージ部 207, 209の傾斜時に押圧力を受ける突出 片の先端部の面積が広くなるため、応力緩和により突出片の変形が防止される。した がって、ステージ部 207, 209の傾斜角度を安定させることができる。
[0113] さらに、第 1および第 2の実施例で説明したのと同様に、突出片 219, 221は、少な くともステージ咅 209の裏面 207d, 209dftlJに突出して!/ヽれば、よ!/、。
さらに、ステージ部 207, 209は、少なくとも榭脂モールド部 229を形成する前に相 互に傾斜していればよい。
[0114] また、ステージ部 207, 209は、例えば、平面視で円形、楕円形に形成されてもよい し、厚さ方向に貫通する穴を設けたものや、網目状に形成したものとしてもよい。 さらに、磁気センサは、ノ ッケージとしての箱体の内部に磁気センサチップ 203, 2 05、ステージ部 207, 209及びリード 215, 216を収糸内し、これら力一体的に固定さ れてもよい。
[0115] また、 2つの磁気センサチップ 203, 205は、榭脂モールド部 229の下面 229aに沿 つて相互に直交する軸線を中心に傾斜させてもよい。
[0116] さらに、上述した第 1から第 5の実施例では、物理量センサとして 3次元空間内の磁 気方向を検出する磁気センサについて説明したが、これに限らない。物理量センサ は、少なくとも 3元空間内の方位や向きを測定するセンサであればよい。すなわち物 理量センサは、例えば、加速度の大きさや方向を検出する加速度センサチップを搭 載した加速度センサであってもよ 、。 [0117] 以上、本発明の実施例について図面を参照して詳述した力 具体的な構成はこれ らの実施例に限られるものではなぐ本発明の要旨を逸脱しない範囲で設計変更が 可能である。
産業上の利用可能性
[0118] 本発明は、磁気および重力等の物理量の方位および向きを測定する物理量センサ に適用することができ、それら物理量センサを小型かつ薄型にすることができる。

Claims

請求の範囲
[1] 金属性薄板力 なるリードフレームであって、
物理量センサチップが載置され前記物理量センサチップの載置面よりも小さな面積 を有する少なくとも 2つのステージ部と、
前記ステージ部を囲む矩形フレーム部と、
前記フレーム部力 前記ステージ部方向に延び前記ステージ部の周囲に配置され かつ前記フレーム部と前記各ステージ部とを連結する連結リードを含む複数のリード と、
前記連結リードに形成され変形することによって前記ステージ部を傾斜させる変形 容易部とを有し、
前記物理量センサチップは前記載置面を前記ステージ部および前記複数のリード の一部と前記フレーム部の厚さ方向に重畳させて載置されるリードフレーム。
[2] 請求項 1に記載のリードフレームにおいて、前記連結リードは前記フレーム部の一 辺に並んだ前記リードであり、その連結リードの中途部に前記フレーム部に対して基 準軸線を中心に前記ステージ部を傾斜させるための変形容易部が形成されるリード フレーム。
[3] 請求項 2に記載のリードフレームにおいて、前記連結リードは前記中途部から前記 ステージ部までの間に位置する先端部と前記中途部よりもステージ部力 離れて位 置する基端部とを有し、前記ステージ部と前記先端部とは、前記基端部に対して前 記金属製薄板の厚さ方向にずれた位置に配置されるリードフレーム。
[4] 請求項 2に記載のリードフレームにおいて、前記中途部力 前記ステージ部までの 間に位置する前記連結リードの表面が、前記ステージ部の表面と共に同一平面を形 成するリードフレーム。
[5] 請求項 1に記載のリードフレームにおいて、前記連結リードが、前記ステージ部の 中心を通る中心軸線の線対称となる位置にお 、て各々のステージ部から一対突出し て前記フレーム部に連結されると共に、前記変形容易部として変形可能な捻れ部を 有し、この捻れ部及び前記ステージ部が、前記リードに対して前記リードフレームの 厚さ方向にずれた位置に配置されるリードフレーム。 請求項 5に記載のリードフレームにおいて、前記物理量センサチップを前記ステー ジ部の表面に載置した状態において、前記物理量センサチップに対向する前記リー ドの表面に前記金属製薄板の厚さ方向に窪む凹部が形成されるリードフレーム。 請求項 1に記載のリードフレームにおいて、前記物理量センサチップを載置する前 記ステージ部の表面に設けられた、絶縁材料カゝらなるシート状の絶縁フィルムをさら に有するリードフレーム。
請求項 7に記載のリードフレームにおいて、前記少なくとも 2つのステージ部の一方 のステージ部には、他方のステージ部に向けて突出する突出リードが形成されるリー ドフレーム。
請求項 7に記載のリードフレームにおいて、前記ステージ部及び前記連結リードが 、前記ステージ部に連結される各リードの先端力 延びる延長リードを含むリードフレ ーム。
請求項 9に記載のリードフレームにおいて、
前記ステージ部が、複数の前記延長リードから形成され、
前記延長リードの先端に、前記物理量センサチップと重ならな 、領域に配置された 突出リードが形成されるリードフレーム。
請求項 7に記載のリードフレームにおいて、
前記複数のリードが、前記連結リードを介して前記ステージ部に連結された第 1のリ ードと、前記第 1のリードと共に前記基準軸線に沿う方向に配列された第 2のリードと を備え、
前記第 2のリードに、その先端から前記基準軸線を越えて延びる隣接リードが形成 され、
前記隣接リードが、前記基準軸線に沿う方向に前記ステージ部と並べて配置され、 かつ、前記フレーム部に対して前記基準軸線を中心に傾斜可能に形成されるリード フレーム。
請求項 7に記載のリードフレームにおいて、前記絶縁フィルムの表面及び裏面に接 着層が形成されるリードフレーム。
請求項 1に記載のリードフレームにおいて、各々の前記ステージ部は前記リードフ レームの内方領域の他の角部よりも 1つの角部に近接した位置に配置され、磁気セ ンサチップがリードフレームの 1つの辺に設けられた複数のリードのみに重畳するよう に配置されるリードフレーム。
[14] 請求項 13に記載のリードフレームにおいて、
前記矩形フレーム部が、平面視略正方形状に形成され、
前記 2つのステージ部力 前記内方領域の同一辺に沿って配置されているリードフ レーム。
[15] 請求項 13に記載のリードフレームにおいて、前記 2つのステージ部力 前記内方領 域の対角線上に配置されて 、るリードフレーム。
[16] 平面視略矩形状に形成されたパッケージと、前記パッケージの内部に傾斜して固 定された平面視略矩形状の物理量センサチップと、前記パッケージによって区画さ れる平面視略矩形の内方領域の各辺力 前記パッケージの内方側に突出すると共 に前記パッケージの下面力 外方に露出する複数のリードとを備え、
前記内方領域の角部には、前記リードを配さない不設置領域が形成され、 前記物理量センサチップは、その一辺が前記内方領域の一辺に沿うように、前記 不設置領域にかけて前記内方領域の一辺に並べられた前記リードのみに前記パッ ケージの厚さ方向に重ねて配置される物理量センサ。
[17] 物理量センサチップを載置するステージ部と、前記ステージ部の周囲に配置されか つ前記ステージ部と連結される連結リードを含む複数のリードと、前記連結リードに形 成され変形することによって前記ステージ部を傾斜させる変形容易部と、傾斜した前 記ステージ部に載置され端部を前記複数のリードの一部と前記リードの厚さ方向に 重畳させて配置された物理量センサチップと、前記ステージ部、前記複数のリードお よび前記物理量センサチップを一体的に固定するモールド榭脂とを有する物理量セ ンサ。
