Abstract

 本発明は、非放射2次元電子プラズモン波から放射電磁波への変換効率を向上させ、かつ広帯域な特性を実現する。本発明は、半絶縁性の半導体バルク層と、その直上に半導体ヘテロ接合構造によって形成される2次元電子層と、該2次元電子層の対向する2片に電気的に接続されたソース電極及びドレイン電極と、該2次元電子層の上面近傍にそれと平行に、2つの異なる直流バイアス電位を交互に設定できる2重ゲート電極格子と、該半導体バルク層の下面に接して膜状に形成されたテラヘルツ帯では反射鏡として機能し、かつ光波帯では透明な透明金属ミラーとによって構成される。2つの光波を該透明金属ミラーの下面より入射させ、かつ、2重ゲート電極格子に2つの異なる直流バイアス電位を交互に与え、該2重ゲート電極格子の配位に対応して2次元電子層の電子濃度を周期的に変調せしめる。

明 細 書
テラへルツ電磁波放射素子及びその製造方法
技術分野
[0001] 本発明は、 2つのコヒーレントな光波を入力し、混合してその差周波数に対応したテ ラヘルツ電磁波を放射出力するテラへルツ電磁波放射素子及びその製造方法に関 する。
背景技術
[0002] 2次元電子システムは、サブバンド間エネルギーに相当する光学フオノンゃフオトン によって、コヒーレントに分極振動励起される。この振動量子を 2次元電子プラズモン と称する。一般的な 2次元電子濃度(10u〜1012 cm"2)において、 2次元電子ブラズモ ンはミクロン乃至サブミクロンの波長領域で基本モード周波数がテラへルツ帯に到達 する。そのため 2次元電子プラズモンは、テラへルツ帯での電磁波発振'検出、周波 数混合'遁倍等の機能を実現する機構としての可能性を秘めている。 2次元電子ブラ ズモンの物性研究は 1970年代初頭に開始された。テラへルツデバイスへの応用研究 は 1990年代に始まり、歴史はまだ浅ぐ実用的な素子開発には至っていない。
[0003] 高電子移動度トランジスタ (HEMT)構造における 2次元電子プラズモンのテラヘル ッ帯応用は M. Dyakonovと M. Shurによって提案された (非特許文献 1参照)。プラズ モン共鳴周波数を決定する電子濃度は、ゲートバイアスで制御できるため、実用上 重要な周波数可変特性を実現できる。ゲート'ソース間容量とゲート'ドレイン間容量 のバイアス依存性の別により、ソース、ドレインの境界条件を非対称ィ匕することができ る。ドレイン開放端において、放射モード電磁波の取り出しが可能である。ドレイン端 力 は奇数次高調波成分が、チャネル中央付近力 は偶数次高調波成分が取り出 せる。そこで、フオトン 2光波でバンド間励起された光伝導電子の持つ差周波テラへ ルツ成分によって 2次元電子の濃度を変調すれば、テラへルツ帯のプラズモン共鳴 を誘起できる(非特許文献 2,非特許文献 3参照)。この 2次元電子プラズモン共鳴波 は、非放射モードであって外部放射は果たせないが、 2次元プラズモンの近傍に金 属回折格子 (グレーティング)を配したり、アンテナ構造を配することにより、非放射モ ードのテラへルツ帯 2次元電子プラズモン振動を放射モード電磁波へ変換することが 可能である (非特許文献 3, 4参照)。力べして、 2次元電子プラズモンを利用したテラ ヘルツ帯フォトミキサーが実現できるわけである。
[0004] フォトミキサーを構成する場合に重要なのは以下の 2点である。
(1)光波から 2次元電子プラズモン共鳴への変換効率
(2) 2次元電子プラズモン共鳴カゝら放射電磁波への変換効率
このうち本発明が対象とする(2) 2次元電子プラズモン共鳴から放射電磁波への変 換効率につ ヽて従来技術の推移を述べる。

[0006] R.J. Wilkinsonらは非特許文献 5において、ゲート電極を入れ子状に 2重回折格子 型に形成して 2次元電子濃度を周期的に変調し、その場合の遠赤外光の透過'反射 特性を観測した。 2次元電子濃度変調による回折格子構造が遠赤外光を効率よく吸 収する光カップラとして機能することと、 2次元電子濃度の変調によりプラズマ共鳴周 波数が制御可能であることを主張した。

Mikhailovは非特許文献 4においてこのグレーティング構造が持つ構造パラメ ータと、 2次元電子濃度、グレーティング部位の電子濃度、電子のドリフト速度、散乱 緩和時間からなる材料物性パラメータを用いて電磁波伝搬特性を明らかにした。 2次 元電子がグレーティングによって周期的濃度変調を受けることによって定まるプラズ マ周波数と、グレーティング自身のプラズマ周波数が等しくなると、電子の散乱が小さ ければプラズマ周波数の低域近傍で電磁波の透過係数力 を越えて増幅利得が得 られることを示した。この具体策として金属グレーティングの代わりに導電率が 2次元 電子プラズモンと同程度に低い量子細線を導入する構造が提案された。
[0008] X.G. Peraltaらは、非特許文献 6において、 2次元電子層を 2層形成し、 1重回折格 子型ゲートで上層の 2次元電子濃度を周期変調し、テラへルツ電磁波照射による 2 次元電子層の光応答特性を観測した。周期的濃度変調を受けることによって定まる プラズマ周波数が光応答特性に与える共鳴特性が 2次元電子層の 2層化によって増 強されることを示した。

発明が解決しょうとする課題
[0010] 以上のようにグレーティング結合した 2次元電子プラズモンのプラズモン共鳴の研 究例はあるが、プラズモン共鳴カゝらテラへルツ電磁波放射への変換効率は乏しぐフ オトミキサーとしての実用化には障壁が高い。また、回折格子の周期性は周波数選 択性を必然的に生じさせ、広帯域なモード変換を果たすことには本質的な無理があ る。
[0011] 本発明は、以上の従来技術が抱える問題点を克服し、非放射 2次元電子ブラズモ ン波力 放射電磁波への変換効率を向上させ、かつ広帯域な特性を実現することを 目的としている。
課題を解決するための手段
[0012] 本発明のテラへルツ電磁波放射素子は、 2つのコヒーレントな光波を入力し、混合 してその差周波数に対応したテラへルツ電磁波を放射出力する。このテラへルツ電 磁波放射素子は、半絶縁性の半導体バルタ層と、該半導体バルタ層の直上に半導 体へテロ接合構造によって形成される 2次元電子層と、該 2次元電子層の 1辺に電気 的に接続されたソース電極と、該ソース電極に対向する該 2次元電子層の他の 1辺に 接続されたドレイン電極と、該 2次元電子層の上面近傍に該 2次元電子層と平行に、 2つの異なる直流バイアス電位を交互に設定できる 2重ゲート電極格子と、該半導体 バルタ層の下面に接して膜状に形成されたテラへルツ帯では反射鏡として機能し、 かつ光波帯では透明な、透明金属ミラーと、〖こよって構成される。 2つの光波を該透 明金属ミラーの下面より入射させ、かつ、 2重ゲート電極格子に 2つの異なる直流バイ ァス電位を交互に与え、該 2重ゲート電極格子の配位に対応して 2次元電子層の電 子濃度を周期的に変調せしめる。
[0013] また、本発明のテラへルツ電磁波放射素子の製造方法は、半導体バルタ層となる 基板の直上に半導体へテロ接合構造によって形成される 2次元電子層と、該 2次元 電子層の 1辺に電気的に接続されたソース電極と、該ソース電極に対向する該 2次 元電子層の他の 1辺に接続されたドレイン電極と、を形成し、該 2次元電子層の上面 近傍に該 2次元電子層と平行に、 2つの異なる直流バイアス電位を交互に設定できる 2重ゲート電極格子を形成し、該半導体バルタ層の下面に接して膜状に形成された テラへルツ帯では反射鏡として機能し、かつ光波帯では透明な、透明金属ミラーを形 成することを特徴としている。
発明の効果
[0014] 本発明によれば、非放射 2次元電子プラズモン波から放射電磁波への変換効率を 向上させ、かつ、より広帯域性を実現することができる。

発明を実施するための最良の形態
[0016] 以下、例示に基づき本発明を説明する。図 1は、本発明を具体化するテラへルツ電 磁波放射素子の第一の例を示す構造断面図である。図中の半絶縁性バルタ層を構 成する基板の上に、半導体へテロ接合構造を形成する。半導体へテロ接合構造は、 ワイドバンドギャップのバッファ層、ナローバンドギャップの真性半導体によるチャネル 層、ドナーを 2次元的にドープしたワイドバンドギャップの電子供給層(キャリア供給層 )から構成され、その形成は、化合物トランジスタで量産 ·実用化されている、分子線 エピタキシー(MBE)や金属有機気相エピタキシー(MOVPE)の技術によって、半絶 縁性バルタ層に半導体へテロ接合構造をナノメータ精度でェピタキシャル成長させる ことができる。
[0017] ノッファ層、チャネル層、電子供給層が 1組となって、チャネル層と電子供給層との チャネル側界面に 2次元的に電子が閉じ込められて 2次元電子層が形成される。電 子供給層の上部に更に強く n型にドープした半導体ェピタキシャル層をォーミック層 として堆積して、チャネルの両端部分には、更に金属電極を成膜することで、金属電 極とチャネル層がォーミック接続され、それぞれソース電極、ドレイン電極が形成され る。一方チャネル上部の該ォーミック層はリセスエッチングによって除去した後に、ゲ ート電極を形成する。ここまでは HEMT素子の製造に用いられて 、る標準的なプロ セスそのものである。
[0018] ゲート電極を櫛状にエッチングし、奇数番の櫛どおしをチャネルの外側で接続し、 偶数番の櫛どおしをチャネルの外側で接続して、入れ子型 2重回折格子状の複ゲー ト電極格子 (便宜上、ゲート格子 A, Bと称する)を形成する。ゲート格子 Aと Bのバイ ァス電位を別にすることにより、ゲート格子直下の 2次元電子層の電子濃度をゲート 格子の周期で変調することができる。
[0019] 2重回折格子ゲートは、モリブデン等の導電率の低い準金属材料で形成するのが よ!、。 2重回折格子ゲートのプラズマ周波数を 2次元電子層のそれに接近できるから であり、これにより、テラへルツ電磁波放射効率の増大が可能となる。また、ゲート電 極の厚みはできる限り薄く(ゲート電極と 2次元電子層との間隔以下に)形成すること が放射率の向上には重要である。
[0020] 2重回折格子型ゲート電極を、例えば、半導体へテロ接合構造内に該 2次元電子 層の上部に積層してなる第 2の 2次元電子層をエッチング加ェすることによって形成 すれば、電極の厚みは極限的に薄くでき、かつ、電極の導電率も 2次元電子層のそ れと同程度に低減できるので、 2重回折格子型ゲートのプラズマ周波数を 2次元電子 層のプラズマ周波数に接近でき、放射効率の向上が果たせる。更には、該第 2の 2次 元電子層の導電率がゲートバイアス電位によって制御できることから、 2重回折格子 型ゲートのプラズマ周波数を可変制御することも可能である。従って、放射したい電 磁波周波数に応じて放射効率をより向上させることが可能である。
[0021] このようにして、素子本体が作成された後に、半絶縁性バルタ層(基板)を裏面から 選択的にエッチングもしくは研磨し、低誘電材料のクラッド材を充填 (埋める)する。こ のクラッド材は、半絶縁性バルタ層の周囲を被覆するように、図 1に図示した左右両 側だけでなぐ図中の手前側と奥側も被覆する。このように、半絶縁性バルタ層の側 面をそれよりも誘電率の低いクラッド層で覆うと、縦型共振器内への電磁波の閉じ込 めが強まり、放射損を低減でき、より変換効率の向上が図れる。
[0022] 最後の工程として、半絶縁性バルタ層の下面に、 ITO (酸化インジウム.スズ)などの 可視力も近赤外光に対しては透明で金属並みの導電率を有する、従ってテラへルツ 電磁波には反射特性を示す透明金属を成膜する。これによつて、光波入力は透過し 、テラへルツ電磁波にはミラーとして機能する透明金属ミラーを形成できる。
[0023] 次に、このようにして完成したテラへルツ電磁波放射素子の動作を説明する。周波 数がテラへルツ程度に接近した 2つのコヒーレントな直線偏光 (電界ベクトルの向きを 図 1では Eで表示)の光波を、透明金属ミラーの下面より種光として入射させる。図 1で は 2つの光波の波数ベクトルを kl, k2で、周波数を ίΌ, 1Ό+ ΔΠ?示している。例えば、 該 2光波のフオトンエネルギーが 2次元プラズモンを構成する電子走行層のバンドギ ヤップエネルギーよりも大きぐかつ他の半導体ェピタキシャル層および半導体基板 のバンドギャップエネルギーよりも小さい光波を用いることにより、光励起電子を生成 することができる。当該光励起電子は、伝導帯ポテンシャルの自己傾斜によって加速 され、差周波成分 Δ减分を伴って 2次元プラズモン領域に注入される。この光励起 電子の差周波数成分 Δ1"成分によって 2次元プラズモンが励起される。力べして、 2重 ゲート格子に対応して離散化された 2次元電子領域内ではプラズモン共鳴力 Sこの差 周波数成分 Δ fC励起される。単一 2次元電子領域におけるプラズモン共鳴が励振 源となり、これが 2次元平面内に離散周期的にコヒーレントに励振される。この周期構 造自体が放射電磁波モードへの変換を果たすことになるが、この周期的 2次元電子 層の周期性と電子濃度できまるプラズマ周波数近傍では、この 2次元電子層の透過' 反射特性が極を持ち、多くは透過率の低下をもたらすことが知られている。
[0024] 一方、この 2次元電子層が反射特性を有することから、放射電磁波にとっては、 2次 元電子層と新たに設置する透明金属ミラーの間で縦方向に共振器が形成される。こ の共振器の定在波条件に放射電磁波周波数が合致する、すなわち、共振器長が放 射させる(テラへルツ帯)電磁波の波長の(2n+ 1) Z4倍 (但し nは整数)に一致する と、放射電磁波の反射成分によって共振器内の電磁波成分が重畳される。ところで、 2次元プラズモンの伝導帯はサブバンドに分裂して 、るから、プラズモン領域に到達 した当該反射テラへルツ電磁波は、サブバンド間吸収によって 2次元プラズモンを直 接的に励起することができる。これが更なるプラズマ共鳴の励起につながり、プラズマ 共鳴→電磁波放射の正帰還に至る。
[0025] 2次元電子層と透明金属ミラーの間で構成される縦型共振器の共振器長は半絶縁 性バルタ層の厚みによって固定ィ匕されるため、誘電率が一定値の周波数領域では 共振周波数は固定化される。しかし、 2次元電子層の反射率が十分に高くはないた めに、共振器の Q値 (透明電極ミラーの反射率と 2次元電子層の反射率によって定ま る)は高くないことから、プラズマ周波数の近傍の比較的広い範囲で放射電磁波の増 強効果が得られる。
[0026] そこへ、 2重回折格子型ゲート電極の存在により、 2重回折格子型ゲート電極自身 も導電率の高い電極領域が周期的に存在することからプラズマ周波数が特定され、 このプラズマ周波数が 2次元電子層のプラズマ周波数と同程度になれば、プラズマ 周波数の低域近傍において、この領域を通過する電磁波のエネルギーは 2次元電 子プラズモンからのエネルギー供給を受けて増幅されることになる(S.A. Mikhailovの 理論)。
[0027] 縦型共振器の共振周波数と 2次元電子層ならびに 2重回折格子型ゲートのプラズ マ周波数をおおよそ一致もしくは接近させることによって、プラズマ周波数を挟む比 較的広い周波数領域に渡り、高い電磁波放射効率を実現することができる。放射電 磁波の波数ベクトルは図 1では Δ kで示している。

[0029] 図 2は、本発明を具体化するテラへルツ電磁波放射素子の第二の例を示す構造断 面図であり、ゲート電極を量子細線で形成した例を示している。図示の構造は、先の 第一の例とはゲート電極の構成においてのみ相違する。 G1或いは G2と表示した量 子細線にバイアスを印加することによって、その上部に形成した電子供給層からの電 子供給量を調整できるため、量子細線中の電子濃度を制御でき、よって導電率 (電 子濃度に比例する)を制御できる。 2重回折格子型ゲート電極のプラズマ周波数に応 じて、電磁波放射効率が最大となる周波数は変移するため、当該ゲート電極を量子 細線で形成するなどして電極の導電率を制御できるようにすることで、更なる広帯域 化を果たすことができる。
実施例 1
[0030] 図 1に示したテラへルツ電磁波放射素子のさらに具体的な構成例を例示する。半 導体バルタ層としては、半絶縁性 GaAs (ガリウム砒素)を、そして、クラッド層としては、 GaAsよりも誘電率の低い Si N (窒化シリコン)、 BCB (ベンゾシクロブテン)、ポリイミドな

どの誘電体を用いることができる。半導体へテロ接合構造は、半導体バルタ層上にヮ イドバンドギャップの真性 GaAsなどでバッファ層を形成し、その上にナローバンドギヤ ップの真性 InGaAsで電子走行層(チャネル)を形成し、その上にワイドバンドギャップ の n型 InGaP層を形成する。この n型 InGaP層は過剰な電子を有する n型半導体であり 、電子走行層に電子を供給する役割を果たす。これは通常の HEMT (高電子移動度 トランジスタ)と同じ機構である。この電子供給層の上部には、ソース電極 (金属)、ドレ イン電極 (金属)を形成するために金属 ·半導体接合でォーミック接合 (非ダイオード 接合)を作る必要から、強い n型の n+GaAs層などを堆積し、更に金属(例えば Auや Pt )電極を堆積してォーミック接合を作る。チャネル上部のゲート電極部は絶縁ィ匕が必 要なので、この n+GaAs層はリセスエッチングし、 Ti-Pt-Au或いはモリブデンなどによ るゲート電極を堆積する。

実施例 2
[0032] 図 1に示したテラへルツ電磁波放射素子の実施例 1とは別の構成例を例示する。半 導体へテロ接合構造を、 InP系へテロ接合構造にして、半導体バルタ層を、半絶縁性 InP (インジウム燐)によって、また、クラッド層を、 InPよりも誘電率の低い Si N (窒化シリ
3 4 コン)、 BCB (ベンゾシクロブテン)、ポリイミドなどの誘電体によって形成することがで きる。半導体へテロ接合構造は、半導体バルタ層上にワイドバンドギャップの真性 InA lAsなどでバッファ層を形成し、その上にナローバンドギャップの真性 InGaAsで電子 走行層(チャネル)を形成し、その上に Siをドナーとして δドープ (厚み方向にごく限ら れた領域のみにドープする意)したワイドバンドギャップの InAlAs層を形成する。この S i- δドープ InAlAs層は過剰な電子を有する η型半導体であり、電子走行層に電子を 供給する役割を果たす。これは通常の ΗΕΜΤ (高電子移動度トランジスタ)と同じ機構 である。この電子供給層の上部には、ソース電極 (金属)、ドレイン電極 (金属)を形成 するために金属 ·半導体接合でォーミック接合 (非ダイオード接合)を作る必要から、 強 ヽ η型の n+InGaAs層などを堆積し、更に金属(例えば Auや Pt)電極を堆積してォ 一ミック接合を作る。チャネル上部のゲート電極部は絶縁ィ匕が必要なので、この n+Ga As層はリセスエッチングし、 Ή-Pt-Au或いはモリブデンなどによるゲート電極を堆積 する。
実施例 3
[0033] ゲート格子直下の 2次元電子層の電子濃度をゲート格子の周期で変調した結果に ついて、説明する。
[0034] 電子走行層のチャネルに電子が誘起される閾値ゲートバイアスを Vthとする。例え ば InP系デバイス(実施例 2参照)の場合、ゲート格子 Aには例えば Vth + 0.3 V、ゲー ト格子 Bはそれより高く例えば Vth + 1.0 Vに設定すると、ゲート格子 Aの直下のチヤ ネルには 1011ないし 1012cm— 2の 2次元電子濃度に、ゲート格子 Bの直下のチャネルに は 1014cnf 2以上の準金属的高電子濃度に設定できる。一方、ゲート格子 Bのバイァ スを格子 Aのそれより低く例えば Vth -0.2 Vに設定すると、ゲート格子 Bの直下のチヤ ネルには 109cnf2以下の半絶縁的低電子濃度に設定できる。
[0035] まず、単独の格子 A直下の 2次元電子領域では、その領域の電子濃度と寸法:ゲ ート長(両側の異なる電子濃度領域までの間隔)に固有の周波数で電子プラズマが 共鳴励振する。半導体へテロ接合材料系でゲート長をサブミクロン、電子濃度を 1012c nf2程度の場合、プラズマ共鳴周波数はテラへルツ帯に達する。フォトミキサーの場合 は光波 2波を照射し、この 2波の周波数差をプラズマ共鳴周波数に設定しておくと、差 周波テラへルツ帯でプラズマ共鳴を励起できる。これが振動の源となる。この状態は 、飛び飛びの格子 Α直下の領域で個々にプラズマ共鳴が励起されている。ちなみに 単一の領域だけでは、このプラズマ共鳴は電磁波放射には至らない。なぜならブラ ズマ共鳴波の波長はゲート長オーダ (サブミクロン)であり、空間伝播するテラへルツ 電磁波の波長 (数 10ミクロン)とは桁違 、である力もである。
[0036] 格子 Aと Bが交互に繰り返し存在することから、プラズマ共鳴が飛び飛びの領域で 励起される。この周期構造、言い換えれば、電子濃度がゲート格子の周期で変調さ れた回折格子のような構造によって、この周期に対応した波長でも電子プラズマが共 鳴することとなる。ここに至っては、飛び飛びの領域のプラズマ共鳴波が互いに結合 しあい、全体として同期した大きな振動となる。この領域が空間伝播する電磁波の波 長と同程度まで広いと、このプラズマ振動と垂直方向に電磁波放射が生じる。つまり 非放射モードのプラズマ振動が放射モード電磁波へと変換が果たされることになる。 この周期構造によって決まるプラズマ周波数 Φは、この周期 (格子 Aと Bの 1組の距離 )を波長 λの整数倍とし、電子濃度に依存した位相速度例によって = νρ/ λで決定 される。格子 Α直下の電子濃度領域のプラズマ周波数と格子 Β直下の電子濃度領域 のプラズマ周波数は当然ながら異なり、格子 A直下のプラズマ周波数をテラへルツ領 域に、格子 B直下のプラズマ周波数をテラへルッカ 大きく外すように設定することに よって、格子 A直下のプラズマ共鳴が種となってその周波数の電磁波放射が得られ ることになる。格子 A、 Bの周期はプラズマ周波数を所望の範囲に設定できるように決 定される。ちなみにプラズマ周波数と周期性、電子濃度との関係は、非特許文献 4に 記されている。
実施例 4
[0037] 以下、具体的な構造'材料を仮定して、図 1に例示のテラへルツ電磁波放射素子の テラへルツ帯電磁波変換効率'放射効率の改善効果を示す。図 3は、数値解析する ために、図 1に対応して単純ィ匕した構造を示す鳥瞰図であり、図 4は、その断面図で ある。ここで、ノ ッファ層や電子供給層は、半絶縁性バルタ層と同一の性質 (誘電率と 導電率)として近似しており、また、図中の下部に示した数値目盛は、数値解析する 領域をメッシュ状に分割したメッシュ数を単位とする座標値である。
[0038] 図示したような 2次元電子層の電子濃度を 1012cnf2とする幅 0.1ミクロンの中濃度領 域と電子濃度が 1018cnf2と金属並みに高い幅 1.9ミクロンの高濃度領域を交互に 9周 期分構成し、その上部に導電率が中濃度 2次元電子層と同等のゲート電極を厚さ 0.1 ミクロンで周期的に形成し、その上部は空気層、 2次元電子層の下部は半絶縁性 Ga Asバルタ層とし、その下面には金属ミラーとして電気的完全反射条件を仮定する。こ の周期数は実施例 3で示したような条件を満たすように選ぶ必要があり、本来は数 10 〜数 100周期とするべきである力 例示のように、格子 A力 ¾領域、格子 Bが 10領域で 構成しても、電磁波放射特性の解析結果は構造依存性を示すため十分有効である
[0039] 中濃度 2次元電子領域のプラズマ周波数は、 S.A. Mikhailovの理論 (非特許文献 4 参照)により、ほぼ 3.4THzとなる。 GaAsの比誘電率を 13.1として、 2次元電子層と金属 ミラーとの間隙に形成される縦型共振器の共振器長がこのプラズマ周波数 3.4THzの 1/4波長となるように設定する。また、 2重回折格子型ゲート電極のプラズマ周波数も 3.4THzに一致するように、 S.A. Mikhailovの理論 (非特許文献 4参照)によって電極導 電率を設定する。
[0040] この周期的中濃度 2次元電子領域にプラズマ共鳴が励起された場合の、プラズマ 共鳴波から放射モード電磁波への変換、さらには素子上面の空気領域への電磁波 放射電力を数値解析する。解析は、この周期的中濃度 2次元電子領域をインパルス 電流源で励振し、それによつて生じた半絶縁性バルタ層内、及び空気領域の特定の 座標点における電界成分の周波数スペクトル強度分布を求める。ソース力もドレイン 電極方向を X軸に、金属ミラー面から上面への縦方向を z軸にとる。プラズマ共鳴波は 、 X軸方向の縦波振動波であり、放射電磁波は、電界力 軸成分で進行方向力 軸の 平面波となるので、電界の X成分を求める。
[0041] この構造の外周はすべて電磁波吸収境界条件を設定して時間領域有限差分法を 用いて電磁波の伝播姿態の時間発展を数値解析し、その時間応答波形をフーリエ 変換することによって周波数スペクトルを算出した結果を図 5、図 6に示す。なお、図 中 ΙΟΤΗζ以上の高周波域でのブロードで大きい電界成分のピークは数値解析上の 誤差 (振動的な解の収束誤差)であるので、無視することにする。
[0042] 図 5は、半絶縁性 GaAsバルタ層内の X軸中央で 2次元電子層力 0.4ミクロン下方の 点の電界 X軸成分のスペクトル強度分布を示す。解析結果 aは、裏面の金属ミラーと 2 重回折格子型ゲート電極を除去した構造、解析結果 bは、裏面の金属ミラーは設置し 、 2重回折格子型ゲート電極を除去した構造、解析結果 cは、裏面の金属ミラーと 2重 回折格子型ゲート電極を設置した本発明による構造である。金属ミラーの設置により 、 3.4THzを基本波とする共振効果が生じていることがわかる。更に、 2重回折格子型 ゲート電極の設置により、プラズマ周波数の 3.4THz近辺にて電界成分の増大効果が 見て取れる。
[0043] 図 6は、空気層内の X軸中央で 2次元電子層から 0.4ミクロン上方の点の電界 X軸成 分のスペクトル強度分布を示す。図 5の傾向と同様であるが、特に、 2重回折格子型 ゲート電極の設置により、プラズマ周波数の 3.4THzの低域側の広い周波数範囲にお V、て電界成分の増大効果が見て取れる。
[0044] 周波数 5THz付近より低 、周波数領域では半絶縁性 GaAsバルタ層内も空気層内も 電界成分の増大が得られており、電磁波放射利得が得られていることがわかる。利得 が得られること自体は、 S.A. Mikhailovの理論 (非特許文献 4参照)によって明らかで あるが、本発明は、縦型共振器構造を導入することによって、従前にない高い利得と 、より広い周波数特性を得ることができるのである。
実施例 5
[0045] 次に、図 2に例示の第二の例のテラへルツ電磁波放射素子について、テラへルツ 帯電磁波変換効率'放射効率の改善効果を示す。第二の例によれば、図 3,図 4に 示すような 2次元電子層の電子濃度を 1012cnf 2とする幅 0.1ミクロンの中濃度領域と電 子濃度が 107cm— 2と半絶縁性 GaAsバルタ層並みに低い幅 1.9ミクロンの低濃度領域を 交互に 9周期分構成し、その上部に導電率が中濃度 2次元電子層と同等のゲート電 極を厚さ 0.1ミクロンで周期的に形成し、その上部は空気層、 2次元電子層の下部は 半絶縁性 GaAsノ レク層とし、その下面には金属ミラーとして電気的完全反射条件を 仮定する。中濃度 2次元電子領域のプラズマ周波数は、 S.A. Mikhailovの理論により 、ほぼ 3.4THzとなる。 GaAsの比誘電率を 13.1として、 2次元電子層と金属ミラーとの 間隙に形成される縦型共振器の共振器長がこのプラズマ周波数 3.4THzの 1/4波長と なるよう〖こ設定する。また、 2重回折格子型ゲート電極のプラズマ周波数も 3.4THzに 一致するように、 S.A. [0048] 図 7は、半絶縁性 GaAsバルタ層内の X軸中央で 2次元電子層力 0.4ミクロン下方の 点の電界 X軸成分のスペクトル強度分布を示す。図中の凡例に示す記号 cは図 5の解 析結果 cに対応しており、裏面の金属ミラーと 2重回折格子型ゲート電極を設置した 本発明による構造である。金属ミラーの設置により、 3.4THzを基本波とする共振効果 が生じていることがわかる。更に、 2重回折格子型ゲート電極の設置により、プラズマ 周波数の 3.4THz近辺力も低域の広 、周波数領域にお!、て電界成分の増大効果が 見て取れる。
[0049] 図 8は、空気層内の X軸中央で 2次元電子層から 0.4ミクロン上方の点の電界 X軸成 分のスペクトル強度分布を示す。図 6の傾向と同様であるが、特に、 2重回折格子型 ゲート電極の設置により、プラズマ周波数 3.4THzの低域側の広い周波数範囲におい て電界成分の増大効果が見て取れる。特に、図 6の例と比較すると、周期的 2次元電 子層の幅 1.9ミクロンの周期的領域の電子濃度を 107cm— 2と半絶縁性 GaAsバルタ層並 みに低く設定したことにより、この領域のプラズマ周波数が 0. OlTHz以下の低周波 域に存在することになり、準金属的な高電子濃度に設定した (従ってこの領域のブラ ズマ周波数が ΙΟΤΗζ以上の高周波域に存在する)図 6の例よりも、より低い周波領 域にまで電界成分の増大効果が得られる。
本発明によれば、縦型共振器構造を導入することによって、従前にない高い利得と 、より広い周波数特性を得ることができるのである。

Claims

請求の範囲
[1] 2つのコヒーレントな光波を入力し、混合してその差周波数に対応したテラへルツ電 磁波を放射出力するテラへルツ電磁波放射素子において、
半絶縁性の半導体バルタ層と、
該半導体バルタ層の直上に半導体へテロ接合構造によって形成される 2次元電子 層と、
該 2次元電子層の 1辺に電気的に接続されたソース電極と、
該ソース電極に対向する該 2次元電子層の他の 1辺に接続されたドレイン電極と、 該 2次元電子層の上面近傍に該 2次元電子層と平行に、 2つの異なる直流バイアス 電位を交互に設定できる 2重ゲート電極格子と、
該半導体バルタ層の下面に接して膜状に形成されたテラへルツ帯では反射鏡とし て機能し、かつ光波帯では透明な、透明金属ミラーと、
によって構成され、
2つの光波を該透明金属ミラーの下面より入射させ、かつ、 2重ゲート電極格子に 2 つの異なる直流ノ ィァス電位を交互に与え、該 2重ゲート電極格子の配位に対応し て 2次元電子層の電子濃度を周期的に変調せしめたこと、
を特徴とするテラへルツ電磁波放射素子。
[2] 前記 2重ゲート電極格子は、入れ子型に 2重の回折格子状に形成された請求項 1〖こ 記載のテラへルツ電磁波放射素子。
[3] 前記半導体バルタ層の側面が該半導体バルタ層よりは低 、比誘電率を有する低誘 電材料で被覆されたことを特徴とする請求項 1又は 2に記載のテラへルツ電磁波放 射素子。
[4] 前記ソース電極と前記ドレイン電極の間に一定の直流バイアス電位を与え、該 2次元 電子層内の 2次元電子を一様に直流ドリフト走行せしめたことを特徴とする請求項 1 〜3の 、ずれかに記載のテラへルツ電磁波放射素子。
[5] 前記 2重ゲート電極格子の第 1の回折格子ゲート電極の格子幅がサブミクロンオーダ に設定され、かつ、該第 1の回折格子ゲート電極と近隣の第 2の回折格子ゲート電極 との間隔がサブミクロン以下に設定され、かつ、該第 2の回折格子ゲート電極の格子 幅がミクロンな 、しサブミクロンオーダに設定され、
前記 2重ゲート電極格子の第 1の回折格子ゲート電極のバイアス電位を制御するこ とによって、該第 1の回折格子ゲート電極直下の 2次元電子層の電子濃度を 10の 11 乗毎平方センチメートル乃至 10の 13乗毎平方センチメートルに設定し、 2重ゲート 電極格子の第 2の回折格子ゲート電極のバイアス電位を制御することによって、該第 2の回折格子ゲート電極直下の 2次元電子層の電子濃度を準金属的に極めて高く設 定するか、或いは半絶縁的に極めて低く設定したこと、
を特徴とする請求項 1〜4のいずれか〖こ記載のテラへルツ電磁波放射素子。
[6] 前記 2重ゲート電極格子が、該第 1の回折格子ゲート電極直下の 2次元電子層内と 同程度の導電率を有する材料によって形成されたことを特徴とする請求項 5に記載 のテラへルツ電磁波放射素子。
[7] 前記 2重ゲート電極格子の厚みが、該 2重ゲート電極格子と該 2次元電子層との間隔 よりも薄いことを特徴とする請求項 6に記載のテラへルツ電磁波放射素子。
[8] 前記 2重ゲート電極格子が、半導体へテロ接合構造内に該 2次元電子層の上部に積 層してなる第 2の 2次元電子層をエッチング加工することによって形成され、かつ該第 2の 2次元電子層の導電率がゲートバイアス電位によって制御できることを特徴とする 請求項 7に記載のテラへルツ電磁波放射素子。
[9] 2次元電子層と透明金属ミラーの距離を、放射させる (テラへルツ帯)電磁波の波長 の(2n+ l) Z4倍 (但し nは整数)に設定したことを特徴とする請求項 6〜8のいずれ かに記載のテラへルツ電磁波放射素子。
[10] 2つのコヒーレントな光波を入力し、混合してその差周波数に対応したテラへルツ電 磁波を放射出力するテラへルツ電磁波放射素子の製造方法において、
半導体バルタ層となる基板の直上に半導体へテロ接合構造によって形成される 2 次元電子層と、該 2次元電子層の 1辺に電気的に接続されたソース電極と、該ソース 電極に対向する該 2次元電子層の他の 1辺に接続されたドレイン電極と、を形成し、 該 2次元電子層の上面近傍に該 2次元電子層と平行に、 2つの異なる直流バイアス 電位を交互に設定できる 2重ゲート電極格子を形成し、
該半導体バルタ層の下面に接して膜状に形成されたテラへルツ帯では反射鏡とし て機能し、かつ光波帯では透明な、透明金属ミラーを形成すること、
を特徴とするテラへルツ電磁波放射素子の製造方法。
前記半導体バルタ層の側面を、該半導体バルタ層よりは低 1ヽ比誘電率を有する低誘 電材料で被覆したことを特徴とする請求項 10に記載のテラへルツ電磁波放射素子 の製造方法。
