Abstract
Zur Herstellung von alkalilöslichen Polymeren für strahlungsempfindliche Lacke wird ein anhydridgruppenhaltiges Basispolymer - zur Erzeugung von Carboxylgruppen - in einem geeigneten Lösemittel in folgender Weise umgesetzt: (A) Mit Wasser oder einem Alkohol bei erhöhter Temperatur; dabei wird ein molarer Überschuß an Wasser bzw. Alkohol in bezug auf den gewünschten Gehalt an Carboxylgruppen eingesetzt. (B) Mit Wasser oder einem Alkohol bei erhöhter Temperatur in Gegenwart von 0,5 bis 100 Mol-%, bezogen auf die Anhydridgruppen, eines sauren oder basischen Katalysators; dabei wird eine äquimolare Menge an Wasser bzw. Alkohol in bezug auf den gewünschten Gehalt an Carboxylgruppen eingesetzt. (C) Mit Ammoniak oder einem primären oder sekundären Amin; dabei wird eine äquimolare Menge an Ammoniak bzw. primärem oder sekundärem Amin in bezug auf den gewünschten Gehalt an Carboxylgruppen eingesetzt.

Beschreibung
Polymere für strahlungsempfindliche Lacke
Die Erfindung betrifft ein Verfahren zur Herstellung von alkalilöslichen Polymeren für strahlungsempfindliche Lacke.
Zur photolithographischen Strukturerzeugung bzw. zur Struk¬ turübertragung von einer Vorlage (Maske) auf ein Substrat, beispielsweise auf einen Wafer, werden üblicherweise positiv arbeitende, wäßrig-alkalisch entwickelbare Photoresists, d.h. strahlungsempfindliche Lacke, verwendet. Diese Lacke bestehen im wesentlichen aus einem alkalilöslichen Basispolymer und einer photoaktiven Komponente. Zur Strukturerzeugung im Sub- mikron-Bereich ist eine hochauflösende Lackzusammensetzung mit einem Basispolymer bekannt, das als entwickelbare und so¬ mit lösungsvermittelnde Gruppen Anhydridfunktionen aufweist, insbesondere cyclische Anhydridfunktionen (EP 0 388 484 AI) .
Die bekannte Lackzusainmensetzung enthält insbesondere Basis¬ polymere, die zu 1 bis 100 Mol-% von Anhydridfunktionen tra¬ genden Monomeren abgeleitet sind. Ein derartiges Basispolymer ist beispielsweise zu 10 bis 55 Mol-% aus Maleinsäure¬ anhydrid-Monomeren aufgebaut. Wird als Basispolymer ein Co- polymer aus einem Anhydridfunktionen tragenden Monomer und weiteren Monomeren verwendet, so können diese Monomeren so ausgewählt sein, daß eine erhöhte Ätzresistenz des strah¬ lungsempfindlichen Lackes gegen Plasmaätzverfahren erreicht wird. Derartige Monomere sind insbesondere siliciumorganische Verbindungen, welche die Ätzresistenz gegen ein sauerstoff- haltiges Plasma erhöhen.
Lackfilme, die Basispolymere der genannten Art enthalten, sind hydrophob und werden somit durch übliche, kommerziell erhältliche wäßrig-alkalische Entwickler - auch nach der Be¬ lichtung - nicht oder nur wenig hydrolysiert, d.h. der Lack zeigt an den belichteten Stellen in diesen Medien keine oder
nur eine sehr geringe Löslichkeit. Deshalb sind zusätzliche Maßnahmen erforderlich, um die bekannten Lacke zu entwickeln.
Aufgabe der Erfindung ist es, die Alkalilöslichkeit von anhydridgruppenhaltigen Basispolymeren - und damit auch die Empfindlichkeit von auf derartigen Polymeren basierenden alkalisch entwickelbaren strahlungsempfindlichen Lacken - ge¬ nau und reproduzierbar einzustellen, d.h. ein Verfahren zur Herstellung von Polymeren mit definierter Alkalilöslichkeit anzugeben.
Dies wird erfindungsgemäß dadurch erreicht, daß ein anhydrid- gruppenhaltiges Basispolymer - zur Erzeugung von Carboxyl¬ gruppen - in einem geeigneten Lösemittel - entweder bei erhöhter Temperatur mit einem molaren Über¬ schuß an Wasser oder einem Alkohol bzw. in Gegenwart von 0,5 bis 100 Mol-%, bezogen auf die Anhydridgruppen, eines sauren oder basischen Katalysators mit einer äquimolaren Menge - oder mit einer äquimolaren Menge an Ammoniak oder einem primären oder sekundären Amin zur Reaktion gebracht wird, jeweils bezogen auf den ge¬ wünschten Gehalt an Carboxylgruppen.
Beim Verfahren nach der Erfindung wird die Alkalilöslichkeit von anhydridgruppenhaltigen Basispolymeren durch partielle Hydrolyse bzw. Alkoholyse oder durch partielle Aminolyse der Anhydridgruppen genau und reproduzierbar eingestellt. Dabei ergibt sich der Vorteil, daß ein Teil der Anhydridgruppen intakt bleibt, wodurch beispielsweise eine Reaktion der
Polymeren mit aminofunktionellen siliciu haltigen Agenzien möglich ist.
Die Polymeren werden im allgemeinen in der Weise hergestellt, daß nach der Polymerisation eines anhydridgruppenhaltigen
Monomers, beispielsweise Maleinsäureanhydrid, gegebenenfalls mit einem Comonomer, wie Allyltrimethylsilan oder Maleinimid,
der Reaktionslösung alternativ folgender Reaktionspartner zugegeben wird, jeweils bezogen auf den gewünschten Anteil an Carbox lfunktionen:
- Ein molarer Oberschuß an Wasser oder einem Alkohol; die Lösung wird dann zum Sieden erhitzt (Reaktion A) . Über¬ raschenderweise erfolgt dabei die Umsetzung der Anhydrid¬ gruppen mit dem Wasser bzw. dem Alkohol nicht spontan und unmittelbar, d.h. die Hydrolyse bzw. Alkoholyse der an das Polymer gebundenen Anhydridgruppen (zu Carboxylgruppen bzw. Carboxylgruppen und Estergruppen) - und damit die Erhöhung der Alkalilöslichkeit - tritt zeitverzögert ein, und zwar um etwa 10 bis 30 h.
- Ein äquimolarer Anteil an Wasser oder einem Alkohol sowie ein Katalysator; die Lösung wird dann zum Sieden erhitzt (Reaktion B) . Dabei erfolgt eine Umsetzung der Anhydrid¬ gruppen mit dem Wasser bzw. dem Alkohol.
- Ein äquimolarer Anteil an Ammoniak oder einem primären oder sekundären Amin (Reaktion C) . Dabei erfolgt eine Umsetzung der Anhydridgruppen mit dem Ammoniak bzw. dem Amin.
Bei der Reaktion A ist von Vorteil, daß die Alkalilöslichkeit des Polymers in Abhängigkeit von der Reaktionsdauer - durch eine entsprechende Reaktionskontrolle - in einem verhältnis¬ mäßig großen Zeitraum genau verfolgt werden kann. Die Reak- tionskontrolle erfolgt dabei vorteilhaft durch Bestimmung der Schichtabtragsrate von Polymerfilmen in einem alkalischen Entwickler. Nach dem Erreichen des gewünschten Wertes für die Alkalilöslichkeit wird das Polymer unter trockenen Bedingun¬ gen aus der Reaktionslösung ausgefällt und getrocknet.
Bei den Reaktionen B und C ist von Vorteil, daß die Hydrolyse oder Alkoholyse bzw. die Aminolyse der an das Polymer gebun¬ denen Anhydridgruppen (zu Carboxylgruppen oder Carboxylgrup¬ pen und Estergruppen bzw. zu Carboxylgruppen und Amidgr ppen) - und damit die Erhöhung der Alkalilöslichkeit - rasch und quantitativ erfolgt. Nach beendeter Reaktion wird das Polymer unter trockenen Bedingungen aus der Reaktionslösung ausge-
fällt und getrocknet. Bei der Reaktion B wird dabei auch der Katalysator abgetrennt.
Bei den Reaktionen A und B wird das Basispolymer einer Hydro- lyse oder einer Alkoholyse unterworfen, wobei zur Alkoholyse vorzugsweise ein primärer Alkohol eingesetzt wird, insbeson¬ dere Methanol, Ethanol und 1-Propanol (Propylalkohol) . Die Alkoholyse kann aber auch mit einem sekundären Alkohol er¬ folgen, wie 2-Propanol (Isopropylalkohol) . Die Umsetzung erfolgt bei erhöhter Temperatur, im allgemeinen in der Siede¬ hitze. Dies bedeutet, daß die Umsetzung - je nach dem verwen¬ deten Lösemittel - bei einer Temperatur von etwa 60 bis 130°C durchgeführt wird. Als Lösemittel dient vorzugsweise ein Ester, insbesondere Ethylacetat; daneben kann beispielsweise auch (l-Methoxy-2-propyl) -acetat verwendet werden. Weitere mögliche Lösemittel sind Ether und Ketone.
Bei der Reaktion B erfolgt die Hydrolyse bzw. Alkoholyse in Gegenwart eines sauren oder basischen Katalysators. Als sau- rer Katalysator dienen vorzugsweise Carbonsäuren, wie Amei¬ sensäure, Essigsäure und Trifluoressigsäure, Sulfonsäuren, wie Trifluormethansulfonsäure und p-Toluolsulfonsäure, anorganische Säuren, wie Chlorwasserstoff und Schwefelsäure, sowie Lewissäuren, wie Bortrifluorid und Aluminiu trichlorid. Basische Katalysatoren sind vorzugsweise tertiäre Amine, wie Triethyla in, Pyridin und 1,4-Diazabicyclo[2.2.2]octan. Wird bei der Reaktion B ein saurer Katalysator eingesetzt, dann kann das Lösemittel auch eine Carbonsäure sein. Hierzu dient vorzugsweise Essigsäure, d.h. Eisessig.
Bei der Reaktion C wird das Basispolymer einer Aminolyse mit Ammoniak bzw. einem primären oder sekundären Amin unterwor¬ fen. Als primäres Amin dient dabei vorzugsweise Propylamin (n- oder Isopropyla in) , Butylamin (n- oder Isobutylamin) und Benzylamin, als sekundäres Amin vorzugsweise Diethylamin und Dipropylamin. Die Umsetzung erfolgt im allgemeinen bei Raum¬ temperatur, sie kann aber auch bei erhöhter Temperatur statt-
finden, insbesondere in der Siedehitze. Dies bedeutet dann, daß die Umsetzung - je nach dem verwendeten Lösemittel - bei einer Temperatur von etwa 60 bis 130°C durchgeführt wird. Als Lösemittel dient vorzugsweise ein Ester, insbesondere Ethylacetat; daneben kann beispielsweise auch (l-Methoxy-2- propyl) -acetat verwendet werden. Weitere mögliche Lösemittel sind Ether und Ketone.
Anhand folgender Beispiele wird die Erfindung noch näher er- läutert.
Beispiel 1
Durch radikalische Polymerisation von 30 Mol-% Maleinsäure- anhydrid, 20 Mol-% Maleinimid und 50 Mol-% Allyltrimethyl¬ silan wird ein anhydridgruppenhaltiges Basispolymer herge¬ stellt . Eine Lösung dieses Polymers in Ethylacetat wird mit 100 Mol-% Methanol (bezogen auf den molaren Anteil an An¬ hydridgruppen im Polymer) versetzt, dann wird zum Sieden er- hitzt; dabei erfolgt die Reaktion zwischen den Anhydrid¬ gruppen und dem Methanol.
Die durch die Alkoholyse mit Methanol bewirkte Erhöhung der Alkalilöslichkeit des Polymers wird durch eine stündliche Kontrolle der Schichtabtragsrate eines Polymerfilms in einem Tetramethylammoniumhydroxid-Entwickler verfolgt. Dabei zeigt sich folgendes: Während der ersten 16 Stunden nimmt der Wert für die Schichtabtragsrate pro Stunde konstant um 0,06 nm/s zu, dann steigt dieser Wert sprunghaft auf 1,6 nm/s an. Nach einer Reaktionszeit von 22,3 h wird eine Schichtabtragsrate von ca. 11 nm/s bestimmt. Das Polymer wird dann unter Luft¬ ausschluß mit Petrolether ausgefällt und 7 Tage bei 100°C in einem Vakuumtrockenschrank getrocknet . An einem aus dem Poly¬ mer hergestellten Film wird durch Messung des Schichtabtrags ein Wert von 11 nm/s ermittelt.
Das Polymer wird in (l-Methoxy-2-propyl) -acetat (als Löse¬ mittel) mit dem Diester der Naphthochinondiazid-4-sulfonsäure mit Bisphenol A als photoaktive Komponente (30 Masse-% im Feststoff) gemischt, und mit dieser Lösung wird ein Si-Wafer im Spin-coat-Verfahren beschichtet. Dabei wird eine Lack¬ schicht mit einer Dicke von 0,27 um erhalten. Nach Belichtung (λ = 365 nm) und Tauchentwicklung in einem 2,38 %igen wäßri¬ gen Tetramethylammoniumhydroxyd-Entwickler (60 s) weist die Schicht eine Empfindlichkeit von 40 mJ/cm2 auf. Bei der Be- handlung mit einer 0,75 %igen Bisaminopropyl-oligodimethyl- siloxanlösung in einem Isopropylalkohol/Wasser-Gemisch (5:1) zeigt sich die Silylierfähigkeit der gebildeten Photolack¬ strukturen.
Beispiel 2
Durch radikalische Polymerisation von 30 Mol-% Maleinsäure¬ anhydrid, 20 Mol-% Maleinimid und 50 Mol-% Allyltrimethyl¬ silan wird ein anhydridgruppenhaltiges Basispolymer herge- stellt. Eine Lösung dieses Polymers in Ethylacetat wird mit einem Gemisch aus 10 Mol-% Methanol und 30 Mol-% Eisessig (bezogen auf den molaren Anteil an Anhydridgruppen im Poly¬ mer) versetzt, dann wird zum Sieden erhitzt; dabei erfolgt die Reaktion zwischen den Anhydridgruppen und dem Methanol.
Die durch die Alkoholyse mit Methanol bewirkte Erhöhung der Alkalilöslichkeit des Polymers wird durch eine stündliche Kontrolle der Schichtabtragsrate eines Polymerfilms in einem Tetramethylammoniumhydroxid-Entwickler verfolgt . Dabei zeigt sich, daß sich etwa nach 8 Stunden ein konstanter Wert für die Schichtabtragsrate von 20 nm/s einstellt, was ein Hinweis auf eine quantitative Umsetzung ist. Das Polymer wird dann unter Luftausschluß mit Petrolether ausgefällt und 7 Tage bei 100°C in einem Vakuumtrockenschrank getrocknet. An einem aus dem Polymer hergestellten Film wird durch Messung des Schichtabtrags ein Wert von 20 nm/s ermittelt.
Das Polymer wird in (l-Methoxy-2-propyl) -acetat (als Löse¬ mittel) mit dem Diester der Naphthochinondiazid-4-sulfonsäure mit Bisphenol A als photoaktive Komponente (30 Masse-% im Feststoff) gemischt, und mit dieser Lösung wird ein Si-Wafer im Spin-coat-Verfahren beschichtet. Dabei wird eine Lack¬ schicht mit einer Dicke von 0,27 um erhalten. Beispiel 3
Durch radikalische Polymerisation von 30 Mol-% Maleinsäure¬ anhydrid, 20 Mol-% Maleinimid und 50 Mol-% Allyltrimethyl¬ silan wird ein anhydridgruppenhaltiges Basispolymer herge- stellt. Eine Lösung dieses Polymers in Ethylacetat wird mit einer 20 %igen Lösung von 5 Mol-% n-Propylamin (bezoger. auf den molaren Anteil an Anhydridgruppen im Polymer) in Ethyl¬ acetat versetzt; dabei erfolgt die Reaktion zwischen den Anhydridgruppen und dem Amin.
Die durch die Aminolyse mit Propylamin bewirkte Erhöhung der Alkalilöslichkeit des Polymers wird durch eine stündliche Kontrolle der Schichtabtragsrate eines Polymerfilms in einem Tetramethylammoniumhydroxid-Entwickler verfolgt . Dabei zeigt sich, daß sich etwa nach 1 Stunde ein konstanter Wert für die Schichtabtragsrate von 17 nm/s einstellt, was ein Hinweis auf eine quantitative Umsetzung ist. Das Polymer wird dann unter Luftausschluß mit Petrolether ausgefällt und 7 Tage be 100°C in einem Vakuumtrockenschrank getrocknet . An einem aus dem Polymer hergestellten Film wird durch Messung des Schicht¬ abtrags ein Wert von 17 nm/s ermittelt.

Claims
1. Verfahren zur Herstellung von alkalilöslichen Polymeren für strahlungsempfindliche Lacke, d a d u r c h g e - k e n n z e i c h n e t , daß ein anhydridgruppenhaltiges Basispolymer - zur Erzeugung von Carboxylgruppen - in einem geeigneten Lösemittel
- entweder bei erhöhter Temperatur mit einem molaren Über¬ schuß an Wasser oder einem Alkohol oder in Gegenwart von 0,5 bis 100 Mol-%, bezogen auf die Anhydridgruppen, eines sauren oder basischen Katalysators bei erhöhter Temperatur mit einer äquimolaren Menge an Wasser oder einem Alkohol
- oder mit einer äquimolaren Menge an Ammoniak oder einem primären oder sekundären Amin, jeweils bezogen auf den gewünschten Gehalt an Carboxylgrup¬ pen, zur Reaktion gebracht wird.
2. Verfahren nach Anspruch 1, d a d u r c h g e k e n n z e i c h n e t , daß ein primärer Alkohol verwendet wird.
3. Verfahren nach Anspruch 2, d a d u r c h g e k e n n z e i c h n e t , daß Methanol, Ethanol oder Propanol ver¬ wendet wird.
4. Verfahren nach einem der Ansprüche 1 bis 3, d a ¬ d u r c h g e k e n n z e i c h n e t , daß als Kataly¬ sator eine Carbonsäure, eine Sulfonsäure, eine anorganische Säure oder eine Lewissäure verwendet wird.
5. Verfahren nach einem der Ansprüche 1 bis 3, d a ¬ d u r c h g e k e n n z e i c h n e t , daß als Kataly¬ sator ein tertiäres Amin verwendet wird.
6. Verfahren nach einem der Ansprüche 1 bis 5, d a ¬ d u r c h g e k e n n z e i c h n e t , daß die Reaktion bei einer Temperatur von 60 bis 130°C durchgeführt wird.
7. Verfahren nach Anspruch 1, d a d u r c h g e k e n n ¬ z e i c h n e t , daß als primäres Amin Propylamin, Butyl- amin oder Benzylamin verwendet wird.
8. Verfahren nach Anspruch 1, d a d u r c h g e k e n n ¬ z e i c h n e t , daß als sekundäres Amin Diethylamin oder Dipropylamin verwendet wird.
9. Verfahren nach einem der Ansprüche 1 bis 8, d a - d u r c h g e k e n n z e i c h n e t , daß als Löse¬ mittel ein Ester verwendet wird.
10. Verfahren nach Anspruch 9, d a d u r c h g e ¬ k e n n z e i c h n e t , daß Ethylacetat verwendet wird.
11. Verfahren nach Anspruch 4, d a d u r c h g e ¬ k e n n z e i c h n e t , daß als Lösemittel eine Carbon¬ säure verwendet wird.
