Abstract
提供對圖型晶圓之埋入性優良,可實現膜應力之減低的半導體裝置製造用組成物。
提供一種半導體裝置製造用組成物,其係含有藉由於有機溶劑[I]中混合金屬化合物與過氧化氫而得到之生成物、與有機溶劑[II]。本發明之半導體裝置製造用組成物,對圖型晶圓之埋入性優良,進一步地於以多層光阻製程來形成圖型時,亦可減低膜應力。
Description
本發明係關於半導體裝置製造用組成物及使用該半導體裝置製造用組成物之圖型形成方法。
於製造積體電路元件等之微細加工的領域等當中,係利用使用光阻組成物來形成光阻圖型的光微影術之技術。具體而言,係進行藉由光阻組成物於基板上形成光阻膜,透過遮罩圖型對該光阻膜照射以KrF準分子雷射(波長248nm)或ArF準分子雷射(波長193nm)等為代表的短波長放射線,來形成由曝光部與非曝光部所構成之光阻圖型。
近年來,伴隨半導體裝置等之微細化,為了得到更高積體度,使用了多層光阻製程之加工尺寸的微細化正在進展。該多層光阻製程中,係於基板上使用半導體裝置製造用組成物(例如無機膜形成組成物)來形成塗佈膜,於該塗佈膜上使用蝕刻速度與該塗佈膜相異的有機材料來形成光阻圖型,接著將該光阻圖型藉由乾式蝕刻轉印
於無機膜,進一步藉由乾式蝕刻轉印於基板,藉此可得到形成有所期望圖型之基板(參照專利文獻1~3等)。
最近,作為前述半導體裝置製造用組成物,除了使用矽系化合物者以外,亦探討使用金屬化合物者,該金屬化合物即使對鄰接於塗佈膜而配置的二氧化矽膜、或有機膜的光阻底層膜,亦可提高蝕刻選擇性(參照專利文獻4)。
對於該半導體裝置製造用組成物,不僅上述之蝕刻選擇性優良,可使塗佈膜上所形成之光阻圖型的形狀成為良好者亦為必要等,形成光阻圖型所要求的技術水準亦有所提高。

如上所述,不僅微細化,積體電路元件等之裝置的進一步複雜化亦有進展,對配線槽(凹槽)、插塞槽(通孔)等之經圖型化的基板,以多層光阻製程進行圖
型形成的方法、或藉由進行複數次圖型形成來形成複雜圖型的方法亦有被進行。
又,摻合形成光阻圖型所要求的技術水準提高,可穩定地以多層光阻製程進行圖型形成的技術亦被重視。例如,前述塗佈膜,係藉由於基板上塗佈半導體裝置製造用組成物後進行加熱處理等使其硬化而形成,但因為進行加熱處理,可能會發生前述塗佈膜之硬化收縮。而因為該硬化收縮、所謂膜應力,於膜產生龜裂(裂痕)或剝離、形變、孔隙(膨脹)等,或於基板產生翹曲,例如於曝光步驟中,可能發生離焦,造成良率降低。
因而,本發明中,主要目的為提供對圖型晶圓之埋入性優良,可實現膜應力減低的半導體裝置製造用組成物。
本願發明者等人,為了解決前述課題而進行努力研究的結果,發現著眼於半導體裝置製造用組成物中之金屬化合物的縮合反應,考量縮合反應之條件或所用的物質,可解決前述課題,而完成了本發明。
亦即,本發明中首先提供一種半導體裝置製造用組成物,其係含有藉由於有機溶劑[I]中混合金屬化合物與下述化學式(1)表示之化合物而得到之生成物、與有機溶劑[II]。

(式(1)中,R、R’係各自獨立地表示氫原子、碳數2~20之鏈狀或環狀之烷基、碳數2~20之鏈狀或環狀之烷基羰基、碳數6~20之芳基、或碳數6~20之芳氧基,上述環狀之烷基、環狀之烷基羰基、芳基、或芳氧基中之氫原子的一部分亦可被取代基取代);本發明之半導體裝置製造用組成物,係含有藉由於有機溶劑[I]中使前述化學式(1)表示之化合物與金屬化合物反應而得到之生成物。該生成物具有一旦熱交聯時會發生體積膨脹的特徵。
本發明之半導體裝置製造用組成物中含有的前述生成物,亦可進一步混合下述化學式(2)表示之化合物而得到。
(式(2)中,R1為n價有機基。X為-OH、-COOH、-NCO或-NRaRb。Ra、Rb係相同或相異的氫或1價有機基。n為2~4之整數。複數個X可相同亦可相異);可使用於本發明之半導體裝置製造用組成物的前述金屬化合物,可列舉下述化學式(3)表示之金屬化合物。

本發明之半導體裝置製造用組成物中,可含有水,此時,亦可將前述有機溶劑[II]之重量配製成為前述水的重量以上。
本發明之半導體裝置製造用組成物中,前述有機溶劑[I]與前述有機溶劑[II],可使用相同者。
本發明之半導體裝置製造用組成物,可作為多層光阻製程用而使用。
本發明中,接下來提供一種圖型形成方法,其係進行(1)於基板之上方面側,塗佈本發明之半導體裝置製造用組成物之步驟、(2)於前述塗佈膜之上方面側形成光阻圖型之步驟、及(3)藉由以前述光阻圖型為遮罩之1或複數次的乾式蝕刻,於前述基板形成圖型之步驟。
本發明之圖型形成方法中的前述(2)之光阻圖型形成步驟,可進行於前述塗佈膜上層合抗反射膜之步驟、及
於經層合之前述抗反射膜上形成光阻圖型之步驟。
本發明之圖型形成方法中,可進一步進行(0)於基板上形成光阻底層膜之步驟,此時,前述(1)之塗佈步驟中,可於前述光阻底層膜上塗佈前述半導體裝置製造用組成物。
本發明之半導體裝置製造用組成物,對圖型晶圓之埋入性優良,進一步地,於以多層光阻製程所進行的圖型形成中,亦可達到膜應力之減低。再者,此處所記載之效果,並不一定為被限定者,其係本技術中所記載之任一效果均可。
以下詳細說明用以實施本發明之形態。再者,以下說明之實施形態,係顯示本發明之代表的實施形態之一例者,本發明並不藉此限定於以下說明之實施形態。
本發明之半導體裝置製造用組成物,含有:藉由於有機溶劑[I]中混合金屬化合物與前述化學式(1)表示之化合物而得到之生成物(以下亦稱為「[A]生成物」)、與有機溶劑[II](以下亦稱為「[B]有機溶劑」)。又,亦可
依需要含有[C]交聯促進劑,在不損及本發明之效果的範圍,亦可含有其他任意成分。
以下詳細說明各成分。
[A]生成物,係藉由於有機溶劑[I]中混合金屬化合物與前述化學式(1)表示之化合物而得到之生成物。更具體而言,[A]生成物,係於有機溶劑[I]中,使金屬化合物與過氧化氫反應而得到之生成物。又,亦可依需要,於得到前述生成物時,混合前述化學式(2)表示之化合物(以下亦稱為「化合物(2)」)。
欲得到[A]生成物而可使用的有機溶劑[I],只要不損及本發明之效果,可自由選擇1種或2種以上之可用於半導體裝置製造用組成物之周知的有機溶劑來使用。例如,可列舉醇系溶劑、酮系溶劑、醯胺系溶劑、醚系溶劑、酯系溶劑、烴系溶劑等。

醚系溶劑可列舉例如二乙基醚、二丙基醚等之二脂肪族醚;苯甲醚、苯基乙基醚等之芳香族-脂肪族醚;二苯基醚等之二芳香族醚;四氫呋喃、四氫吡喃、二噁烷等之環狀醚等。

作為有機溶劑[I],此等之中尤以醇系溶劑、醚系溶劑、酯系溶劑、烴系溶劑較佳;更佳為1元之脂肪族醇、烷二醇單烷基醚、羥酸酯、烷二醇單烷基醚羧酸酯、內酯、環狀醚、芳香族烴;又更佳為碳數2以上之1元之脂肪族醇、碳數6以上之烷二醇單烷基醚、碳數4以上之羥酸酯、碳數6以上之烷二醇單烷基醚羧酸酯、碳數4以上之內酯、碳數4以上之環狀醚、碳數7以上之芳香族烴;特佳為乙醇、n-丁醇、丙二醇單甲基醚、丙二醇單乙基醚、丙二醇單丙基醚、乳酸乙酯、乙酸丙二醇單甲基醚、γ-丁內酯、四氫呋喃、甲苯。
有機溶劑[I],於反應後亦可不經去除,直接作為半導體裝置製造用組成物之[B]有機溶劑(有機溶劑[II])。
欲得到[A]生成物而可使用的金屬化合物,只要不損及本發明之效果,則可自由選擇1種或2種以上之可使用於半導體裝置製造用組成物之金屬化合物來使用。例如,可列舉前述化學式(3)表示之金屬化合物。
前述化學式(3)中,前述L表示之多牙配位
子,可使用於提高半導體裝置製造用組成物對洗淨溶劑之溶解性。可使用於金屬化合物中的多牙配位子之種類並無特殊限定,可自由選擇1種或2種以上之可使用於半導體裝置製造用組成物之金屬化合物中的多牙配位子來使用。
本發明中,作為多牙配位子,較佳為選擇來自選自由羥酸酯、β-二酮、β-酮酯(β-ketoester)、β-二羧酸酯及具有Π鍵結之烴所成群組之至少1種的配位子。藉由使多牙配位子成為前述配位子,可更加提高半導體裝置製造用組成物之洗淨溶劑去除性。此等之化合物,通常係以得到1個電子而成之陰離子形式,或直接以其構造來形成多牙配位子。
作為前述羥酸酯,只要係具有羥基之羧酸酯,則無特殊限定,可列舉例如下述化學式(4)表示之化合物等。
前述化學式(4)中,RA為碳數1~20之2價有機基。RB為碳數1~20之1價有機基。
前述RA表示之2價有機基,可列舉例如碳數1~20之1價烴基、該烴基之碳-碳間或鍵結部位側末端含有2價之含有雜原子之基之基(a)、前述烴基及基(a)所具有之氫原子的一部分或全部被1價之含有雜原子之基
取代之基等。
前述1價或2價之含有雜原子之基所具有之雜原子,可列舉例如氧原子、氮原子、硫原子、矽原子、磷原子等。
前述2價之含有雜原子之基,可列舉例如-O-、-S-、-CO-、-CS-、-NR’-、組合此等之基等。R’為氫原子或碳數1~10之1價烴基。
前述1價之含有雜原子之基,可列舉例如羥基、巰基(-SH)、胺基、氰基、羧基、酮基(=O)等。
前述RB表示之1價有機基,可列舉例如於作為前述RA之2價有機基所例示之基添加1個氫原子而得之基等。
前述RA較佳為2價烴基;更佳為烷二基、環烷二基、芳二基;又更佳為甲烷二基、乙烷二基、環己烷二基、苯二基;特佳為乙烷二基。
前述RB較佳為1價烴基;更佳為烷基;又更佳為甲基、乙基、丙基、丁基;特佳為乙基。
羥酸酯可列舉例如甘醇酸酯、乳酸酯、2-羥基環己烷-1-羧酸酯、水楊酸酯等。此等之中,較佳為乳酸酯、更佳為乳酸乙酯。
作為前述β-二酮,只要係具有1,3-二酮構造之化合物則無特殊限定,可列舉例如下述化學式(5)表示之化合物等。
前述化學式(5)中,RC及RD係分別獨立地為碳數1~20之1價有機基。RE為氫原子或碳數1~20之1價有機基。
前述RC、RD及RE表示之碳數1~20之1價有機基,可列舉例如與作為前述式(3)之RB之1價有機基所例示者為相同之基等。
前述RC及RD較佳為1價烴基;更佳為烷基;又更佳為甲基、乙基、丙基、丁基;特佳為甲基。
前述RE較佳為氫原子、1價烴基;更佳為氫原子、烷基;又更佳為氫原子、甲基;特佳為氫原子。
β-二酮可列舉例如乙醯基丙酮、甲基乙醯基丙酮、乙基乙醯基丙酮等。此等之中,較佳為乙醯基丙酮。
作為前述β-酮酯,只要係於羧酸酯之β位置具有酮性羰基之化合物,則無特殊限定,可列舉例如下述化學式(6)表示之化合物等。
前述化學式(6)中,RF及RG係分別獨立地為碳數1~20之1價有機基。RH為氫原子或碳數1~20之1價有機基。
前述RF、RG及RH表示之碳數1~20之1價有機基,可列舉例如與作為前述式(3)之RB之1價有機基所例示者為相同之基等。
前述RF較佳為1價烴基、羰氧基烴基取代之烴基;更佳為烷基、芳基、烷氧基羰基烷基;又更佳為甲基、苯基、甲氧基羰基甲基;特佳為甲基。
前述RG較佳為1價烴基;更佳為烷基;又更佳為甲基、乙基、丙基、丁基;特佳為乙基。
前述RH較佳為氫原子、1價烴基;更佳為氫原子、烷基;又更佳為氫原子、甲基;特佳為氫原子。

前述β-二羧酸酯,可列舉例如下述化學式(7)表示之化合物等。
前述化學式(7)中,RI及RJ係分別獨立地為碳數1~20之1價有機基。RK為氫原子或碳數1~20之1價有機基。
前述RI、RJ及RK表示之碳數1~20之1價有機基,可列舉例如與作為前述式(3)之RB之1價有機基所例示者為相同之基等。
前述RI及RJ,較佳為1價烴基;更佳為烷基;又更佳為甲基、乙基、丙基、丁基;特佳為乙基。
前述RK較佳為氫原子、1價烴基;更佳為氫原子、烷基、環烷基、芳基;又更佳為氫原子、烷基;特佳為氫原子。
β-二羧酸酯,可列舉例如丙二酸二酯、α-烷基取代之丙二酸二酯、α-環烷基取代之丙二酸二酯、α-芳基取代之丙二酸二酯等。此等之中較佳為丙二酸二酯、更佳為丙二酸二乙酯。
前述具有Π鍵結之烴,可列舉例如乙烯、丙烯等之鏈狀烯烴;環戊烯、環己烯、降莰烯等之環狀烯烴;丁二烯、異戊二烯等之鏈狀二烯;環戊二烯、甲基環戊二烯、五甲基環戊二烯、環己二
烯、降莰二烯(norbornadiene)等之環狀二烯;苯、甲苯、二甲苯、六甲基苯、萘、茚等之芳香族烴等。
此等之中,較佳為環狀二烯、更佳為環戊二烯。環戊二烯,通常係得到1個電子而形成多牙配位子的環戊二烯基陰離子。
配位於前述金屬原子之多牙配位子之數目(前述化學式(3)中之「a」),相對於1個金屬原子,為1~3個,但較佳為1個或2個、更佳為1個。再者,該多牙配位子之數目,係表示每1個金屬原子之平均數目。
前述化學式(3)中,前述X表示之鹵素配位子,可列舉例如氟配位子、氯配位子、溴配位子、碘配位子等。此等之中,較佳為氯配位子。
前述X表示之烷氧基配位子,可列舉例如甲氧基配位子(OMe)、乙氧基配位子(OEt)、n-丙氧基配位子(nOPr)、i-丙氧基配位子(iOPr)、n-丁氧基配位子(nOBu)等。此等之中,較佳為乙氧基配位子、i-丙氧基配位子、n-丁氧基配位子。
前述X表示之羧酸鹽配位子,可列舉例如甲酸鹽配位子(OOCH)、乙酸鹽配位子(OOCMe)、丙酸鹽配位子(OOCEt)、丁酸鹽配位子(OOCPr)等。此等之中,較佳為乙酸鹽配位子。
前述X表示之醯胺配位子,可列舉無取代醯胺配位子(NH2)、甲基醯胺配位子(NHMe)、二甲基醯胺配位子(NMe2)、二乙基醯胺配位子(NEt2)、二
丙基醯胺配位子(NPr2)等。此等之中,較佳為二甲基醯胺配位子、二乙基醯胺配位子。
前述化學式(3)中,前述b係2~6之整數、較佳為2~4之整數、更佳為2或3、又更佳為2。藉由使b成為2,可使所形成之[A]生成物成為更加直鏈狀之構造,其結果,可提高半導體裝置製造用組成物之洗淨溶劑安定性。
可用於得到[A]生成物之有機過氧化物,只要不損及本發明之效果,則可自由選擇1種或2種以上之可用於半導體裝置製造用組成物之有機過氧化物來使用。前述有機過氧化物能夠以前述化學式(1)表示之化合物來表示。
上述式(1)中之R、R’係各自獨立地表示氫原子、碳數2~20之鏈狀或環狀之烷基、碳數2~20之鏈狀或環狀之烷基羰基、碳數6~20之芳基、或碳數6~20之芳氧基,上述環狀之烷基、環狀之烷基羰基、芳基、或芳氧基中之氫原子的一部分亦可被取代基取代。
上述取代基可列舉羥基、氰基、碳數1~10之鏈狀之烷基、碳數3~10之環烷基、碳數6~10之芳基或組合了此等基之基。
上述式(X)表示之化合物,可列舉例如過氧化氫、過乙酸、二異丁醯基過氧化物、己酸1,1,3,3-四甲基丁基過氧基-2-乙酯、二月桂醯基過氧化物、二(3,5,5-
三甲基己醯基)過氧化物、三甲基乙酸t-丁基過氧酯、三甲基乙酸t-己基過氧酯、新庚酸t-丁基過氧酯、新癸酸t-丁基過氧酯、新癸酸t-己基過氧酯、二(2-乙基己基)過氧基二碳酸酯、二(4-t-丁基環己基)過氧基二碳酸酯、新癸酸1,1,3,3-四甲基丁基過氧酯、二-sec-丁基過氧基二碳酸酯、二-n-丙基過氧基二碳酸酯、新癸酸異丙苯基過氧酯、甲基乙基酮過氧化物、過氧化苄醯基、間氯過氧安息香酸等。
此等之中,較佳為過氧化氫。
為了得到[A]生成物,較佳為混合前述化學式(2)表示之化合物(以下亦稱為「化合物(2)」)。
化合物(2)之正確的作用效果雖無定論,但可認為其係具有於前述有機溶劑[I]中,與混合前述金屬化合物與有機過氧化物而得之錯合物反應,而提高對有機溶劑之溶解性的功能。又,亦可認為其具有作為使前述金屬化合物中之金屬原子交聯來進行配位之交聯配位子的功能。因此,前述有機溶劑[I]中,藉由在混合前述金屬化合物與過氧化氫時使化合物(2)存在,可抑制錯合物沈澱,提高與前述金屬化合物之反應性,而且形成來自前述金屬化合物的複核錯合物。再者,化合物(2)其本身可具有作為交聯配位子的功能、亦能夠以自化合物(2)使質子脫離後的陰離子狀態發揮作為交聯配位子之功能。
前述化學式(2)中,前述R1表示之n價有機基,可列舉例如n價烴基、包含於該烴基之碳-碳間具有雜原子之基的n價之含有雜原子之基、前述烴基及含有雜原子之基所具有之一部分或全部的氫原子被取代基取代之n價基等。
前述n價烴基可列舉例如
甲烷、乙烷、丙烷、丁烷等之烷;乙烯、丙烯、丁烯、戊烯等之烯;乙炔、丙炔、丁炔、戊炔等之炔等之碳數1~30之鏈狀烴;環丙烷、環丁烷、環戊烷、環己烷、降莰烷、金剛烷等之環烷;環丙烯、環丁烯、環戊烯、環己烯、降莰烯等之環烯等之碳數3~30之脂環式烴;自苯、甲苯、二甲苯、均三甲苯、萘、甲基萘、二甲基萘、蒽等之芳烴等之碳數6~30之芳香族烴等之烴中去除n個氫原子之基等。
前述具有雜原子之基,可列舉例如具有選自由氧原子、氮原子、矽原子、磷原子及硫原子所成群組的至少1種之基等,且可列舉-O-、-NH-、-CO-、-S-、組合了此等之基等。此等之中,較佳為-O-。
前述取代基可列舉例如氟原子、氯原子、溴原子、碘原子等之鹵素原子;甲氧基、乙氧基、丙氧基等之烷氧基;甲氧基羰基、乙氧基羰基等之烷氧基羰基;甲氧基羰氧基、乙氧基羰氧基等之烷氧基羰氧基;甲醯基、乙醯基、丙醯基、丁醯基、苄醯基等之醯基;氰
基、硝基等。
前述n較佳為2~4、更佳為2或3。
前述式(2)中之X中,-NRaRb之Ra及Rb表示之1價有機基,可列舉例如氫原子、碳數1~20之1價烴基、包含於該烴基之碳-碳間具有雜原子之基的含有雜原子之基、前述烴基及含有雜原子之基所具有之一部分或全部的氫原子被取代基取代之基等。Ra及Rb較佳為1價烴基、更佳為1價鏈狀烴基、又更佳為烷基、特佳為甲基。

化合物(8)之X’為-NRaRb之化合物,可列舉例如乙二胺、N-甲基乙二胺、N,N’-二甲基乙二胺、三亞甲二胺、N,N’-二甲基三亞甲二胺、四亞甲二胺、N,N’-二甲基四亞甲二胺等之鏈狀二胺;1,4-環己二胺、1,4-二(胺基甲基)環己烷等之脂環式二胺;1,4-二胺基苯、4,4’-二胺基二苯基甲烷等之芳香族二胺;三胺基丙烷、N,N’,N”-三甲基三胺基丙烷等之鏈狀三胺;1,2,4-三胺基環己烷等之脂環式三胺;1,2,4-三胺基苯等之芳香族三胺;四胺基丁烷等之鏈狀四胺;1,2,4,5-四胺基環己烷、2,3,5,6-四胺基降莰烷等之脂環式四胺;1,2,4,5-四胺基苯等之芳香族四胺等。
此等之中,較佳為鏈狀二胺、脂環式二胺、芳香族二
胺;更佳為鏈狀二胺;又更佳為N,N’-二甲基乙二胺。
又,亦可將具有複數種之化合物(8)之各自的官能基之化合物,作為化合物(2)來使用。具有複數種之前述官能基的化合物,可列舉例如檸檬酸、甘醇酸、乳酸、胺基酸、三乙醇胺、乙二胺二乙酸等。
[A]生成物,可於前述有機溶劑[I]中,使前述金屬化合物與前述有機過氧化物反應而得到。此時,較佳為混合前述化學式(2)表示之化合物。混合化合物(2)時,該混合之順序並無特殊限定,可將前述金屬化合物、前述有機過氧化物、與化合物(2),以不同順序混合。
前述反應之溫度,較佳為0℃~150℃、更佳為10℃~120℃。前述反應之時間,較佳為30分~24小時、更佳為1小時~20小時、又更佳為2小時~15小時。
作為[B]有機溶劑,只要係可溶解或分散[A]生成物者,則可自由選擇1種或2種以上之能夠使用於半導體裝置製造用組成物的周知有機溶劑來使用。可列舉例如醇系溶劑、酮系溶劑、醯胺系溶劑、醚系溶劑、酯系溶劑、烴系溶劑等。又,作為[B]有機溶劑,亦可不去除於前述[A]生成物之合成中使用於反應的有機溶劑,而直接使用。再者,各有機溶劑之具體例子,係與前述有機溶劑[I]相同,
故此處省略說明。
[B]有機溶劑之含量,係半導體裝置製造用組成物中之[A]生成物的含量成為通常0.1質量%~50質量%的含量、較佳係成為0.5質量%~30質量%之含量、又更佳係成為1質量%~15質量%之含量、又再更佳係成為2質量%~10質量%之含量。本發明之半導體裝置製造用組成物,藉由使該組成物中之[A]生成物含量成為前述範圍,可更加提高保存安定性及塗佈性。
本發明之半導體裝置製造用組成物中亦可含有水。組成物中含有水時,較佳係以[B]有機溶劑之重量成為水的重量以上的方式來調整[B]有機溶劑之含量。藉由使[B]有機溶劑之重量成為水的重量以上,可維持對基板上之良好塗佈性。
本發明之半導體裝置製造用組成物,亦可進一步含有[C]交聯促進劑。[C]交聯促進劑係因光或熱而產生酸或鹼的化合物。本發明之半導體裝置製造用組成物,藉由進一步含有[C]交聯促進劑,可提高光阻圖型形成性及蝕刻選擇性。[C]交聯促進劑可列舉例如鎓鹽化合物、N-磺醯氧基醯亞胺化合物等。[C]交聯促進劑,較佳為因熱而產生酸或鹼之熱交聯促進劑,其中尤以鎓鹽化合物為佳。
鎓鹽化合物可列舉例如鋶鹽、四氫噻吩鎓鹽、錪鹽、銨鹽等。

此等[C]交聯促進劑之中,較佳為鎓鹽化合物;更佳為錪鹽、銨鹽;又更佳為二苯基錪三氟甲磺酸鹽、乙酸四甲基銨。
此等[C]交聯促進劑,可單獨使用亦可合併使用2種以上。[C]交聯促進劑之含量,相對於[A]生成物100質量份而言,較佳為0質量份以上、10質量份以下;更佳為0.1質量份以上、5質量份以下。藉由使[C]交聯促進劑之含量成為前述範圍,可更加提高半導體裝置製造用組成物之光阻圖型形成性及蝕刻選擇性。
本發明之半導體裝置製造用組成物,在不損及本發明之效果的範圍,亦可含有界面活性劑等之其他任意成分。
界面活性劑係顯示改良塗佈性、條紋等之作用的成分。界面活性劑可列舉例如聚氧乙烯月桂基醚、聚氧乙烯硬脂醯基醚、聚氧乙烯油醯基醚、聚氧乙烯n-辛基苯基醚、聚氧乙烯n-壬基苯基醚、聚乙二醇二月桂酯、聚乙二醇二硬脂酯等之非離子系界面活性劑,此外可列舉以下商品名:KP341(信越化學工業股份有限公司製)、Polyflow No.75、同No.95(以上、共榮社化學股份有限公司製)、Eftop EF301、同EF303、同EF352(以上、Tokem Products股份有限公司製)、Megafac F171、同F173(以上、大日本油墨化學工業股份有限公司製)、Fluorad FC430、同FC431(以上、住友3M股份有限公司製)、Asahiguard AG710、Surflon S-382、同SC-101、同SC-102、同SC-103、同SC-104、同SC-105、同SC-106(以上、旭硝子股份有限公司製)等。
界面活性劑,可單獨使用亦可合併使用2種以上。又,界面活性劑之摻合量,可依其目的適當決定。
本發明之半導體裝置製造用組成物可藉由例如將[A]生成物及[B]有機溶劑、以及依需要之水、[C]交聯促進劑及其他任意成分等以特定比例混合而配製。如前所述,亦可直接使用[A]生成物之合成所用的有機溶劑[I]作為[B]有
機溶劑,來配製半導體裝置製造用組成物。本發明之半導體裝置製造用組成物,通常藉由在其使用時溶解於溶劑後,以例如孔徑0.2μm左右的過濾器過濾來配製。
本發明之半導體裝置製造用組成物,其特徵在於其組成,只要係使用於半導體裝置製造用,其具體的用途並無特殊限定,特別可適合作為多層光阻製程用而使用。
作為多層光阻製程用而使用時,係藉由將本發明之半導體裝置製造用組成物於基板上直接或隔著光阻底層膜進行塗佈,且進行加熱(燒成)等,而於基板上形成膜。於該膜形成時之加熱(燒成)時,可認為本發明之半導體裝置製造用組成物所含有的[A]生成物,會進行立體交聯。此外,本發明之半導體裝置製造用組成物,會發生體積膨脹。因此,本發明之半導體裝置製造用組成物,對圖型晶圓之埋入性非常優良。
又,使用一般的多層光阻製程用無機膜形成組成物時,於膜形成時之加熱(燒成)時,會有發生硬化收縮,此會造成膜應力產生等之問題。但是,本發明之半導體裝置製造用組成物,於膜形成時之加熱(燒成)時,會發生體積膨脹,因此該體積膨脹與硬化所致之收縮會抵消,可顯著地抑制膜應力產生。
本發明之圖型形成方法,係進行以下步驟之方法:(1)於基板之上方面側,塗佈本發明之半導體裝置製造用組成物之步驟(以下亦稱為「(1)塗佈步驟」)、(2)於前述塗佈膜之上方面側形成光阻圖型之步驟(以下亦稱為「(2)光阻圖型形成步驟」)、及(3)藉由以前述光阻圖型為遮罩之1或複數次的乾式蝕刻,於前述基板形成圖型之步驟(以下亦稱為「(3)基板圖型形成步驟」)。
本發明之圖型形成方法中,係使用前述之半導體裝置製造用組成物,因此可一起發揮對圖型晶圓之優良的埋入性與膜應力之減低,同時形成光阻圖型形成性及蝕刻選擇性優良之膜。
本發明之圖型形成方法中,前述(2)光阻圖型形成步驟,亦可包含於前述塗佈膜上層合抗反射膜之步驟、及於經層合之前述抗反射膜上形成光阻圖型之步驟。
如此地,於圖型形成方法中,於塗佈膜之上方面側使用光阻組成物等來形成光阻圖型時,若形成抗反射膜來進行,則可更加提高光阻圖型形成性。
本發明之圖型形成方法中,亦可進一步進行(0)於基板上形成光阻底層膜之步驟(以下亦稱為「(0)光阻底層膜形成步驟」),且前述(1)塗佈步驟,於前述光阻底層膜上塗佈前述半導體裝置製造用組成物。
本發明之半導體裝置製造用組成物,除了對圖型晶圓之優良埋入性與膜應力之減低以外,對有機材料亦具有優良蝕刻選擇性,因而可依序藉由乾式蝕刻,將使用半導體裝置製造用組成物所形成之膜與作為有機膜之光阻底層膜進行光阻圖型之轉印。以下說明各步驟。
本發明之圖型形成方法中,於後述(1)塗佈步驟之前,亦可具有使用光阻底層膜形成組成物,於基板上形成作為有機膜之光阻底層膜的步驟。光阻底層膜形成組成物可使用以往即周知者,可列舉例如NFC HM8005(JSR股份有限公司製)等,前述光阻底層膜,可藉由於基板上塗佈光阻底層膜形成組成物以形成塗膜,對該塗膜進行加熱處理、或紫外光之照射及加熱處理以使其硬化而形成。塗佈光阻底層膜形成組成物之方法,可列舉例如旋轉塗佈法、輥塗佈法、浸漬法等。又,加熱處理之溫度,通常為150℃~500℃、較佳為180℃~350℃。加熱處理之時間,通常為30秒~1,200秒、較佳為45秒~600秒。紫外光之照射條件,可依光阻底層膜形成組成物之組成等來適當選擇。所形成之光阻底層膜之膜厚,通常為50nm~500nm左右。
又,於前述基板表面,亦可形成與前述光阻底層膜不同的其他底層膜。該其他底層膜,係被賦予了抗反射功能、塗佈膜平坦性、對CF4等之氟系氣體之高蝕刻
耐性等之膜。該其他底層膜,可使用例如NFC HM8005(JSR股份有限公司製)等之市售品。
(1)塗佈步驟,係於基板之上方面側,塗佈本發明之半導體裝置製造用組成物之步驟。前述基板可列舉例如被氧化矽、氮化矽、氧氮化矽、聚矽氧烷等之絕緣膜;以及市售品之Black Diamond(AMAT公司製)、SiLK(Dow Chemical公司)、LKD5109(JSR股份有限公司製)等之低介電體絕緣膜被覆之晶圓等之層間絕緣膜。又,該基板亦可使用配線溝(凹槽)、插塞槽(通孔)等之經圖型化之基板。
(1)塗膜步驟中,可藉由將本發明之半導體裝置製造用組成物塗佈於基板表面而形成塗膜,且對該塗膜進行加熱處理、或紫外光之照射及加熱處理使其硬化。塗佈半導體裝置製造用組成物之方法,可列舉例如旋轉塗佈法、輥塗佈法、浸漬法等。又,加熱處理之溫度,通常為150℃~500℃、較佳為180℃~350℃。加熱處理之時間,通常為30秒~1,200秒、較佳為45秒~600秒。紫外光之照射條件,可依照半導體裝置製造用組成物之組成等來適當選擇。所形成之塗佈膜之膜厚,通常為5nm~50nm左右。
(2)光阻圖型形成步驟,係於前述塗佈膜之上方面側形成光阻圖型之步驟。該形成光阻圖型之方法,可列舉例如(A)使用光阻組成物之方法、(B)藉由奈米壓印微影法來進行之方法等。以下說明各自的方法。
((A)使用光阻組成物之方法)
採用使用光阻組成物之方法時,光阻圖型形成步驟係包含以光阻組成物於前述塗佈膜之上方面側形成光阻膜之步驟(以下亦稱為「光阻膜形成步驟」)、使前述光阻膜曝光之步驟(以下亦稱為「曝光步驟」)、及使經曝光之前述光阻膜顯影之步驟(以下亦稱為「顯影步驟」。
以下說明各步驟。
(光阻膜形成步驟)
光阻膜形成步驟中,係以光阻組成物於前述塗佈膜之上方面側形成光阻膜。前述光阻組成物,可列舉例如含有具有酸解離性基之聚合物與感放射線性酸產生劑之光阻組成物、含有鹼可溶性樹脂與醌二疊氮系感光劑之正型光阻組成物、含有鹼可溶性樹脂與交聯劑之負型光阻組成物等。作為如此之光阻組成物,亦可使用市售品之光阻組成物。光阻組成物之塗佈方法,例如可藉由旋轉塗佈法等之以往的方法來塗佈。再者,塗佈光阻組成物時,係以所得
之光阻膜成為期望膜厚的方式來調整所塗佈之光阻組成物的濃度。前述光阻膜之形成,可於前述塗佈膜上層合抗反射膜,並在該層合之抗反射膜上進行。如此地使用光阻組成物來形成光阻圖型時,若形成抗反射膜來進行,則可更加提高所得光阻圖型之形成性。
前述光阻膜,可藉由將由塗佈前述光阻組成物所形成之塗膜予以預烘烤(PB)等,使塗膜中之溶劑揮發而形成。PB之溫度,可依照所使用之光阻組成物之種類等來適當調整,但較佳為30℃~200℃、更佳為50℃~150℃。PB之時間,通常為30秒~200秒、較佳為45秒~120秒。所形成之光阻膜的膜厚,通常為1nm~1500nm、較佳為10nm~300nm。再者,於該光阻膜之表面亦可進一步設置其他膜。
(曝光步驟)
曝光步驟中,係使所形成之曝光步驟光阻膜曝光。該曝光通常係藉由透過光罩對光阻膜選擇性地照射放射線來進行。曝光所用之放射線,係依照光阻組成物所使用之酸產生劑種類,由例如可見光線、紫外線、遠紫外線、X射線、γ射線等之電磁波;電子線、分子線、離子束等之粒子線等中適切地選擇,但較佳為遠紫外線;更佳為KrF準分子雷射光(248nm)、ArF準分子雷射光(193nm)、F2準分子雷射光(波長157nm)、Kr2準分子雷射光(波長147nm)、ArKr準分子雷射光(波長134nm)、極紫
外線(波長13nm等)。又,亦可採用液浸曝光法。此時,亦可於光阻膜上使用液浸上層膜形成組成物來形成液浸上層膜。
曝光後,為了提高光阻膜之解像度、圖型輪廓、顯影性等,較佳為進行後烘烤。該後烘烤之溫度,可依照所使用之光阻組成物的種類等來適當調整,但較佳為50℃~180℃、更佳為70℃~150℃。後烘烤之時間,通常為30秒~200秒、較佳為45秒~120秒。
(顯影步驟)
顯影步驟中,係將前述經曝光之光阻膜顯影。顯影所用之顯影液,可依照所使用之光阻組成物的種類來適當選擇。含有具有酸解離性基之聚合物與感放射線性酸產生劑之光阻組成物或含有鹼可溶性樹脂之正型光阻組成物的情況時,可列舉例如氫氧化鈉、氫氧化鉀、碳酸鈉、矽酸鈉、偏矽酸鈉、氨、乙胺、n-丙胺、二乙胺、二-n-丙胺、三乙胺、甲基二乙胺、二甲基乙醇胺、三乙醇胺、氫氧化四甲基銨(TMAH)、氫氧化四乙基銨、吡咯、哌啶、膽鹼、1,8-二氮雜雙環[5.4.0]-7-十一烯、1,5-二氮雜雙環[4.3.0]-5-壬烯等之鹼性水溶液,可形成正型之光阻圖型。此等之中,較佳為TMAH水溶液。此等之鹼性水溶液,可為水溶性有機溶劑,例如、甲醇、乙醇等之醇類或適量添加有界面活性劑者。
又,含有具有酸解離性基之聚合物與感放射
線性酸產生劑之光阻組成物的情況時,前述顯影液,可使用含有有機溶劑之液體,可形成負型之光阻圖型。如此地,藉由使用含有具有酸解離性基之聚合物的光阻組成物,且使用含有有機溶劑之顯影液,可形成更微細之光阻圖型,進而可形成更微細之基板的圖型。前述有機溶劑可列舉例如與作為本發明之半導體裝置製造用組成物之[B]有機溶劑所例示之溶劑相同者等。此等之中,較佳為酯系溶劑、更佳為乙酸丁酯。
又,負型化學增幅型光阻組成物、含有鹼可溶性樹脂之負型光阻組成物的情況時,可列舉例如氫氧化鈉、氫氧化鉀、碳酸鈉、矽酸鈉、偏矽酸鈉、氨水等之無機鹼類;乙胺、n-丙胺等之一級胺類;二乙胺、二-n-丁胺等之二級胺類;三乙胺、甲基二乙胺等之三級胺類;二甲基乙醇胺、三乙醇胺等之醇胺類;氫氧化四甲基銨、氫氧化四乙基銨、膽鹼等之四級銨鹽;吡咯、哌啶等之環狀胺類等之鹼類之水溶液等。
((B)使用奈米壓印微影法之方法)
採用(B)使用奈米壓印微影法之方法時,光阻圖型形成方法,具有藉由奈米壓印微影法,使用光阻組成物,於前述塗佈膜上形成光阻圖型之步驟(以下亦稱為「奈米壓印微影法之光阻圖型形成步驟」)。
以下說明該步驟。
(奈米壓印微影法之光阻圖型形成步驟)
本步驟中,係藉由奈米壓印微影法,使用光阻組成物,於前述塗佈膜上形成光阻圖型。詳述本步驟時,其係包含於前述塗佈膜上形成圖型形成層之步驟(以下亦稱為「圖型形成層形成步驟」)、對於表面具有反轉圖型之塑模表面進行疏水化處理之步驟(以下亦稱為「疏水化處理步驟」)、將經疏水化處理之前述塑模表面壓接於圖型形成層之步驟(以下亦稱為「壓接步驟」)、於壓接前述塑模之狀態使圖型形成層曝光之步驟(以下亦稱為「曝光步驟」)、與將前述塑模自經曝光之圖型形成層剝離之步驟(以下亦稱為「剝離步驟」)的方法。
以下說明各步驟。
(圖型形成層形成步驟)
圖型形成層形成步驟中,係於前述塗佈膜上形成圖型形成層。構成圖型形成層之成分,係奈米壓印用感放射線性組成物。圖型形成層中,除了奈米壓印用感放射線性組成物以外,亦可含有硬化促進劑等。作為硬化促進劑,係有例如感放射線性硬化促進劑或熱硬化促進劑。此等之中尤以感放射線性硬化促進劑為佳。感放射線性硬化促進劑,可依構成奈米壓印用感放射線性組成物之構成單位來適當選擇,可列舉例如光酸產生劑、光鹼產生劑及光增感劑等。再者,感放射線性硬化促進劑,可單獨使用、亦可合併使用2種以上。
前述感放射線性組成物之塗佈方法,可列舉例如噴墨法、浸漬塗佈法、氣刀塗佈法、淋幕塗佈法、線棒塗佈法(wire bar coating)、凹版塗佈法、擠壓塗佈法、旋轉塗佈法、狹縫掃描法等。
(疏水化處理步驟)
疏水化處理步驟中,係對於表面具有反轉圖型之塑模的表面進行疏水化處理。前述塑模必須以光透過性之材料來構成。該光透過性之材料,可列舉例如玻璃、石英、PMMA、聚碳酸酯樹脂等之光透明性樹脂;透明金屬蒸鍍膜;聚二甲基矽氧烷等之柔軟膜;光硬化膜;金屬膜等。
前述疏水化處理中,例如可使用脫模劑等。該脫模劑可列舉例如矽系脫模劑、氟系脫模劑、聚乙烯系脫模劑、聚丙烯系脫模劑、石蠟系脫模劑、蒙旦蠟(montan)系脫模劑、棕櫚蠟系脫模劑等。再者,脫模劑可單獨使用、亦可合併使用2種以上。此等之中,較佳為矽系脫模劑。該矽系脫模劑可列舉例如聚二甲基矽氧烷、壓克力聚矽氧接枝聚合物、壓克力矽氧烷、芳基矽氧烷等。
(壓接步驟)
壓接步驟中,係將經疏水化處理之前述塑模的表面壓接於圖型形成層。藉由將具有凹凸圖型之塑模壓接於圖型形成層,於圖型形成層中形成塑模凹凸圖型。壓接塑模時
的壓力,通常係0.1MPa~100MPa、較佳為0.1MPa~50MPa、更佳為0.1MPa~30MPa。壓接時間通常為1秒~600秒、較佳為1秒~300秒、更佳為1秒~180秒。
(曝光步驟)
曝光步驟中,係於壓接前述塑模之狀態下使圖型形成層曝光。藉由使圖型形成層曝光,而自奈米壓印用感放射線性組成物中含有的光聚合開始劑產生自由基。藉此,由奈米壓印用感放射線性組成物所構成之圖型形成層,係以轉印了塑模之凹凸圖型的狀態硬化。藉由轉印凹凸圖型,可利用作為例如LSI、系統LSI、DRAM、SDRAM、RDRAM、D-RDRAM等之半導體元件之層間絕緣膜用膜、半導體元件製造時之光阻膜等。
又,圖型形成層具有熱硬化性時,亦可進一步進行加熱硬化。進行熱硬化時,加熱環境及加熱溫度等並無特殊限定,例如可於不活性環境下或減壓下於40℃~200℃加熱。加熱可使用加熱板、烘箱、爐(furnace)等來進行。
(剝離步驟)
本步驟中,將前述塑模自經曝光之圖型形成層剝離。剝離方法並無特殊限定,例如可固定基材,以使塑模自基材遠離的方式移動而剝離、亦可固定塑模,以使基材自塑模遠離的方式移動而剝離、亦可將此等兩方向反方向拉伸
而剝離。
(3)基板圖型形成步驟中,藉由進行以前述光阻圖型為遮罩之1或複數次乾式蝕刻,於基板形成圖型。再者,形成後述光阻底層膜時,係以前述光阻圖型為遮罩,依序將塗佈膜、光阻底層膜及被加工基板進行乾式蝕刻而形成圖型。乾式蝕刻可使用周知之乾式蝕刻裝置來進行。又,乾式蝕刻時之來源氣體,雖亦依被蝕刻物之元素組成而異,但可使用O2、CO、CO2等之含氧原子之氣體;He、N2、Ar等之惰性氣體;Cl2、BCl3等之氯系氣體;CHF3、CF4等之氟系氣體;H2、NH3之氣體等。再者,此等氣體亦可混合使用。
以下,基於實施例,以更詳細說明本發明。再者,以下說明之實施例,係表示本發明之代表實施例的一例者,並非以此而狹義解釋本發明之範圍。
[A]生成物之合成所使用之金屬化合物係如以下所述。
M-1:二異丙氧基雙(2,4-戊二酸)鈦(IV)(75質量%濃度之2-丙醇溶液)M-2:鋁(III)二異丙氧基乙基
乙醯乙酸鹽
M-3:二n-丁氧化.雙(2,4-戊二酸).鋯(IV)(60質量%濃度之丁醇溶液)M-4:鉭(V)四乙氧基(2,4-戊二酸)
M-5:雙(環戊二烯基)鎢(IV)二氯化物
將前述化合物(M-1)10.0g(錯合物質量:7.5g、20.6mmol)溶解於丙二醇單乙基醚65.0g,充分攪拌後,於此溶液中在室溫花費10分鐘滴入30%過氧化氫水0.75g(以過氧化氫計為0.23g、6.6mmol)。接著於室溫進行1小時反應後,添加檸檬酸7.9g(41.2mmol)之後,於室溫攪拌2小時,得到溶液(S-1)。
將前述化合物(M-2)4.9g(18mmol)溶解於2-丙醇40.2g,充分攪拌後,於此溶液中在室溫添加馬來酸酐1.8g(18mmol)與水7.2g之混合液體,攪拌30分。接著在室溫花費10分鐘滴入30%過氧化氫水1.02g(以過氧化氫計為0.31g、9.0mmol)。於室溫反應3小時後,於此溶液中追加乙酸丙二醇單甲基醚42.2g,得到溶液(S-2)。
將前述化合物(M-3)16.7g(錯合物質量:10.0g、
23mmol)溶解於1-丁醇99.6g,充分攪拌後,於此溶液中在室溫花費10分鐘滴入30%過氧化氫水1.3g(以過氧化氫計為0.39g、11.5mmol)。接著於60℃進行1小時反應後,於室溫冷卻,進一步添加二乙二醇1.2g(11.5mmol)後,於室溫攪拌2小時,得到溶液(S-3)。
將前述化合物(M-4)4.6g(10mmol)溶解於二丁基醚44.32g,充分攪拌後,於此溶液中在室溫花費10分鐘滴入30%過氧化氫水1.1g(以過氧化氫計為0.34g、10mmol)。接著於60℃進行1小時反應後,於室溫冷卻,進一步添加乙二胺0.30g(5.0mmol)後,於室溫攪拌1小時,得到溶液(S-4)。
將前述化合物(M-5)3.8g(10mmol)溶解於乳酸乙酯44.42g,充分攪拌後,於此溶液中在室溫花費10分鐘滴入30%過氧化氫水0.57g(以過氧化氫計為0.17g、5.0mmol)。接著於室溫進行2小時反應後,進一步添加乳酸0.90g(10mmol)之後,於室溫攪拌1小時,得到溶液(S-5)。
除了於前述合成例1中不添加檸檬酸以外,係進行與
合成例1相同之操作,得到溶液(S-6)。
除了於前述合成例1中,添加純水0.52g,以取代添加30%過氧化氫水0.75g以外,係進行與合成例1相同之操作,得到溶液(CS-1)。
半導體裝置製造用組成物之配製所使用之[C]交聯促進劑係如以下所述。
C-1:二苯基錪三氟甲磺酸鹽
C-2:乙酸四甲基銨
將前述所得之[A]生成物之溶液(S-1),以孔徑0.2μm之過濾器過濾,配製半導體裝置製造用組成物(J-1)。再者,必須使膜厚為薄時,係以合成例中使用之溶劑(有複數種時係沸點高者)適當稀釋後,以孔徑0.2μm之過濾器過濾。
除了使用下述表1所示種類之[A]生成物之溶液,並依需要使用表1所示種類及量的[C]交聯促進劑以外,係與實施例1相同方式操作,配製半導體裝置製造用組成物
(J-2)~(J-6)及(CJ-1)。再者,「-」表示未使用該成分。又,[C]交聯促進劑之使用量,係相對於[A]生成物之溶液100質量份的使用量(質量份)。
對於前述調整之半導體裝置製造用組成物,遵照下述之方法,對各自的項目進行評估。結果如下述表1所示。
於形成有45nm之線/間距圖型(縱橫比為2~10)之作為基板的矽晶圓上,滴下半導體裝置製造用組成物後,以1,500rpm旋轉基板30秒,形成塗膜(未加熱膜)。將此塗膜於250℃之加熱板上燒成60秒。之後,對於膜對線/間距圖型之埋入性,實施於上部以及截面的SEM觀察予以確認。再者,表1中之記號,係表示以下之評估。
A(非常良好):於SEM觀察中即使縱橫比為5以上亦確認無埋入不良。
B(良好):於SEM觀察中縱橫比為5以上雖有埋入不良,但於2~5之範圍確認無埋入不良。
C(不良):於SEM觀察中即使縱橫比為2~5之範圍亦確認有埋入不良。
於對8吋矽晶圓塗佈/成膜半導體裝置製造用組成物
前後,以1,500rpm旋轉基板30秒,將塗膜於250℃加熱板上燒成60秒,以KLA Tencor公司之FLEX-2320型薄膜壓力測定裝置測定晶圓的翹曲,與由前述半導體裝置製造用組成物所得膜之膜厚合併計算,以分析各膜之膜應力。再者,表1中之記號「+」表示於膜水平方向收縮之應力(凹型)、記號「-」表示膨脹之應力(凸型)。
(光阻組成物-鹼水溶液顯影的情況)
於作為基板之矽晶圓上,以旋轉塗佈器塗佈光阻底層膜形成組成物(JSR股份有限公司製「NFC HM8005」),藉由於250℃之加熱板上乾燥60秒,形成膜厚300nm之光阻底層膜。藉由旋轉塗佈器,於所形成之光阻底層膜上塗佈半導體裝置製造用組成物,於250℃之加熱板上燒成60秒,以形成膜厚20nm之塗佈膜。於所形成之塗佈膜上塗佈光阻組成物(JSR股份有限公司製「ARX2014J」),於90℃乾燥60秒,形成膜厚100nm之光阻膜。於所形成之光阻膜上塗佈液浸上層膜形成組成物(JSR股份有限公司製「NFC TCX091-7」),於90℃乾燥60秒,形成膜厚30nm之液浸上層膜。接著,透過所形成之線與間距的寬度均為50nm之線與間距圖型形成用之光罩,使用ArF準分子雷射照射裝置(NIKON股份有限公司製「S610C」),藉由液浸曝光法以16mJ/cm2之曝光量曝光後,將包含光阻膜之基板於115℃加熱60
秒。接著,使用2.38質量%氫氧化四甲基銨水溶液作為顯影液,顯影30秒,形成50nm之1L/1S光阻圖型。以掃描型電子顯微鏡(日立高科技公司)觀察所形成之光阻圖型,於50nm之線與間距的圖型中,光阻圖型之底部形狀未成為底部較寬之形狀時,光阻圖型形成性評估為「A(良好)」、成為底部較寬之形狀時,評估為「B(不良)」。以所形成之光阻圖型為遮罩,對塗佈膜及基板使用乾式蝕刻裝置(東京威力科創公司之「Telius SCCM」)依序進行乾式蝕刻,藉以進行圖型轉印。
(光阻組成物-有機溶劑顯影的情況)
於作為基板之矽晶圓上,以旋轉塗佈器塗佈光阻底層膜形成組成物(JSR股份有限公司製「NFC HM8005」),藉由於250℃之加熱板上乾燥60秒,形成膜厚300nm之光阻底層膜。藉由旋轉塗佈器,於所形成之光阻底層膜上塗佈半導體裝置製造用組成物,於250℃之加熱板上燒成60秒,以形成膜厚20nm之塗佈膜。於所形成之塗佈膜上塗佈光阻組成物(JSR股份有限公司製「ARX2014J」),於90℃乾燥60秒,形成膜厚100nm之光阻膜。於所形成之光阻膜上塗佈液浸上層膜形成組成物(JSR股份有限公司製「NFC TCX091-7」),於90℃乾燥60秒,形成膜厚30nm之液浸上層膜。接著,透過所形成之線與間距的寬度均為40nm之線與間距圖型形成用之光罩,使用ArF準分子雷射照射裝置(NIKON股份
有限公司製「S610C」),藉由液浸曝光法以16mJ/cm2之曝光量曝光後,將包含光阻膜之基板於115℃加熱60秒。接著,以乙酸丁酯為顯影液,進行30秒槳式顯影,以甲基異丁基甲醇(MIBC)潤洗。以2,000rpm、15秒震離,進行旋轉乾燥,以形成40nm之1L/1S光阻圖型。以掃描型電子顯微鏡(日立高科技股份有限公司製)觀察所形成之光阻圖型,於40nm之線與間距之圖型中,光阻圖型之底部形狀未成為底部較寬之形狀時,光阻圖型形成性評估為「A(良好)」、成為底部較寬之形狀時評估為「B(不良)」。以所形成之光阻圖型為遮罩,對塗佈膜及基板使用乾式蝕刻裝置(東京威力科創股份有限公司製「Telius SCCM」)依序進行乾式蝕刻,藉以進行圖型轉印。
使用前述蝕刻裝置,對於使用半導體裝置製造用組成物所形成之前述塗佈膜,由以下2方法蝕刻,評估蝕刻選擇性。
(1)光阻底層膜蝕刻條件
(2)二氧化矽膜蝕刻條件
於(1)(2)各條件中,分別以與將上述光阻底層膜(NFC HM8005)及二氧化矽膜蝕刻100nm同等之時間實施蝕刻處理。
此等各蝕刻條件中,塗佈膜之初期膜厚與蝕刻後之膜厚的差於(1)之條件中未達10nm時、於(2)之條件中未達30nm時,分別評估為「A(良好)」;於(1)之條件中為10nm以上時、於(2)之條件中為30nm以上時,分別評估為「B(不良)」。
蝕刻選擇性評估為良好時,由半導體裝置製造用組成物所形成之塗佈膜,可作為加工各自的膜時的遮罩膜而良好地發揮功能。
如表1所示,實施例1~5之半導體裝置製造用組成物,顯示於微細之晶圓的線/間距圖型亦可實現埋入。又,可知烘烤後之膜應力亦小。進一步地,可知所形成之塗佈膜,蝕刻選擇性優良、且光阻圖型之形成性優良。
實施例5之二氧化矽膜蝕刻條件中的耐蝕刻性雖為不良,但其係起因於以烘烤所得之氧化鎢膜在二氧化矽膜之蝕刻條件下容易被蝕刻。由此結果,可知實施例5之半導體裝置製造用組成物,係較期望使用作為光阻底層膜蝕刻加工時之遮罩。
實施例6,係合成時未使用交聯性有機基的例子,其對微細之晶圓的線/間距圖型之埋入性,雖相較於實施例1~5為不佳,但較比較例1為良好。又,烘烤膜之膜應力,雖亦相較於實施例1~5而言,於收縮側為大,但相較於比較例1而言則被抑制。由此結果,可知本發明之半導體裝置製造用組成物中含有之[A]生成物之合成,於過氧化氫之外,較佳為使用交聯性之有機基。
另一方面,比較例1係於合成時未使用過氧化氫的例子,可知其對微細之晶圓的線/間距圖型之埋入性不良,且烘烤膜之膜應力亦於收縮側為大。由此,可知欲確保對微細之晶圓的線/間距圖型之埋入性、且減低膜之應力,於本發明之半導體裝置製造用組成物中含有的[A]生成物之合成時,必須利用過氧化氫。
本發明可提供對塗佈旋轉成膜時之晶圓上的微細圖型之埋入性良好、烘烤後之膜應力亦小、且光阻圖型形成性及蝕刻選擇性亦優良的半導體裝置製造用組成物、以及圖型形成方法。特別是可極為適合地使用於今後,在以對微細圖型之蝕刻耐性高的多層材料之埋入為必要的3次元構造裝置之製造製程中。
Claims (9)
- 一種半導體裝置製造用組成物,其係含有藉由於有機溶劑[I]中混合金屬化合物與下述化學式(1)表示之化合物而得到之生成物,與有機溶劑[II],R-O-O-R’...(1)(式(1)中,R、R’係表示氫原子)。
- 一種半導體裝置製造用組成物,其係含有藉由於有機溶劑[I]中混合金屬化合物與下述化學式(1)表示之化合物而得到之生成物、有機溶劑[II],與水,且前述有機溶劑[II]之重量,為前述水之重量以上,R-O-O-R’...(1)(式(1)中,R、R’係各自獨立地表示氫原子、碳數2~20之鏈狀或環狀之烷基、碳數2~20之鏈狀或環狀之烷基羰基、碳數6~20之芳基,或碳數6~20之芳氧基,上述環狀之烷基、環狀之烷基羰基、芳基,或芳氧基中之氫原子的一部分亦可被取代基取代)。
- 如請求項1或2之半導體裝置製造用組成物,其中前述生成物係進一步混合下述化學式(2)表示之化合物而得到,(式(2)中,R1為n價有機基;X為-OH、-COOH、-NCO或-NRaRb;Ra、Rb係相同或相異的氫或1價有機基;n為2~4之整數;複數個X可相同亦可相異)。
- 如請求項1或2之半導體裝置製造用組成物,其中前述金屬化合物,係下述化學式(3)表示之金屬化合物,[M La Xb]...(3)(式(3)中,M為鈦原子、鋁原子、鋯原子、鉭原子、鉿原子、鉬原子或鎢原子;L為多牙配位子;a為1~3之整數;a為2以上時,複數個L可相同亦可相異;X為鹵素配位子、羥配位子(hydroxo ligand)、羧基配位子、烷氧基配位子、羧酸鹽配位子或醯胺配位子;b為2~6之整數;複數個X可相同亦可相異;惟,a+b為7以下)。
- 如請求項1或2之半導體裝置製造用組成物,其中前述有機溶劑[I]與前述有機溶劑[II]係相同。
- 如請求項1或2之半導體裝置製造用組成物,其係作為多層光阻製程用而使用。
- 一種圖型形成方法,其係進行:(1)於基板之上方面側,塗佈如請求項1至6中任一項之半導體裝置製造用組成物之步驟、(2)於前述塗佈膜之上方面側形成光阻圖型之步驟,及(3)藉由以前述光阻圖型為遮罩之1或複數次的乾式蝕刻,於前述基板形成圖型之步驟。
- 如請求項7之圖型形成方法,其中前述(2)之光阻圖型形成步驟,係進行:於前述塗佈膜上層合抗反射膜之步驟,及於經層合之前述抗反射膜上形成光阻圖型之步驟。
- 如請求項7或8之圖型形成方法,其中進一步進行(0)於基板上形成光阻底層膜之步驟,且前述(1)之塗佈步驟中,係於前述光阻底層膜上塗佈前述半導體裝置製造用組成物。
