Abstract
Изобретение относитс к химическим соединени м и предназначено дл прецизионного травлени эпитаксиальных пленок на основе железоиттриевого граната. Изготавливаемые путем травлени из данных пленок элементы необходимой конфигурации используютс в устройствах радиотехники , таких как гиромагнитные фипьтры, линии задержки и т.п. Целью изобретени вл етс повышение скорости травлени при обеспечении высокого качества границ селективно вытравливаемых элементов. Дл достижени цели используетс тра- витель, содержащий концентрированную азотную кислоту и ортофосфорную кислоту в соотношении 5 и 95 мас.% соответственно . Травление проводитс при температуре около 175 °С. При этой температуре азотна кислота разлагаетс с выделением двуокиси азота, что обуславливает повышение скорости травлени эпитаксиальных пленок толщиной 20 мкм до 3-4 мкм/мин. При превышении данной концентрации азотной кислоты скорость травлени возрастает еще более, но при этом начинает ухудшатьс качество границ вытравливаемых элементов.The invention relates to chemical compounds and is intended for precision etching of epitaxial films based on iron yttrium garnet.
