Кроме того, необходим подбор газа-носител дл продурки камеры сушки дл каждого конкретног растворител , чтобы газ-носитель не имел заметных полос поглощени в контролируемой области ИК-спектра, определ емой используемьам растворителем , и в то же врем не ухудшал качество термообработки данного фоторезиста. . Наиболее близким к изобретению по техничеокой сущности вл етс способ контрол качества термообработки пленок фоторезиста, включающий регистрацию и анализ спектра пропускани пленкой электромагнитного излучени , преимущественно инфракрасного 2 . Согласно этому способу контроль ведут по содержанию остаточного растворител и числа неполимеризованных групп, участвующих в реакции образовани структурированного поли мера, в пленке фоторезиста путем измерени интенсивности поглощени электромагнитных волн в тех област ИК-спектра, которые соответствуют полосам поглощени данного раствори тел , и групп, участвующих в реакци образовани структурированного поли мера. Поставленна цель достигаетс тем, что согласно способу контрол качества термообработки пленок фоторезиста , включающему регистрацию и анализ спектра пропускани пленкой электромагнитного излучени , преимущественно инфракрасного, регистрируют интерференционную картину в спектре пропускани пленки фоторезиста , сравнивают ее с интерференционной картиной в спектре пропускани эталонного образца и по фазовому сдвигу и изменению интенсивности в интерференционных максимумах и минимумах определ ют качество термообработки пленки фоторезиста.
