The invention relates to X-ray technology and is intended, in property, for photolithography in the manufacture of miniature semiconductor devices. X-ray tubes are known in which, in order to obtain soft X-ray radiation, a beam of low-energy electrons breaks down in a massive anode having a thickness that is longer than the mean free path of electrons til- In these tubes, the voltage between the cathode and the anode does not exceed 20 kV, which limits the achievable densities current, and hence the radiation power of the tube. An increase in the area of the electrodes slightly increases the intensity of the radiation if the size of the object is smaller than the focus of the tube. As the voltage increases, the depth of the penetration of electrons into the anode material increases, and the absorption of soft X-ray radiation in the shooting and reflector anodes increases sharply. A source of soft x-ray radiation is also known, which contains a vacuum shell and a cold cathode and anode located in it, made of a material with a large atomic number f 2. In the known device, large power amplitudes are realized, the cathode is not heated, however, the soft component of the X-ray radiation is filtered by the anode material, which does not ensure its sufficiently high output. The purpose of the invention is to increase the output of the soft x-ray radiation source. This goal is achieved due to the fact that the source of soft x-ray radiation containing a vacuum shell and a cold cathode located in it and an anode made of a material with a large atomic number, the thickness of the anode of the mean free path of electrons in the material of the anode the anode to the wall of the vacuum shell is sufficient: precisely to form a virtual cathode. FIG. 1 shows the proposed source, section, general view in FIG. 2 shows a section in the plane of the axis of the electrode system. The source has a vacuum shell 1, into which a conical glass insulator 2 is housed with a high-voltage lead 3, on the vacuum side of which a ring 4 with an anode foil 5 is installed. 2 {cold-cathode b in the form of a foil tube fixed to the cathode holder 7. On the other side of the anode foil, there is a focusing electrode 8 and a vacuum tight window 9 for outputting radiation. The vacuum shell 1 is closed by a cover 10 with a vacuum seal 11. The device operates as follows. A high voltage input 3 is supplied with a voltage pulse of a nanosecond duration of positive polarity with an amplitude of 100-300 kB; At the same time, on the sharp edges of the cathode foil of the cathode b, an explosive emission of electrons occurs, KOTOpiK is accelerated in the gap of the anode foil 5 - cathode 6. Due to the small thickness of the anode foil 5, the electron beam loses only part of the energy as it passes through the foil and passes into the anode foil gap 5 - focusing electrode 8, where a virtual cathode is formed in the decelerating field. Most electrons are reflected from the virtual cathode, changes the direction of movement, again passes through the anode foil 5 into the gap of the anode foil 5 — cathode b, again changes direction, etc., until all the electron beam energy is dissipated in the anode foil. 5. The focusing electrode 8 reduces the scattering of electrons to the ring 4. The energy loss of the beam in one pass of the anode foil 5 is determined by its thickness and voltage at the source. The evaporation and ionization of the anode foil 5 material does not bother the nature of the processes at the source before the gap between the anodic foil 5 - cathode 6 and the anode foil 5 - focusing electrode 8 formed by plasma, which limits the duration of the X-ray pulse, as in the prototype source. The small thickness of the anode foil 5 significantly reduces the absorption of soft X-rays. Window 9 serves to output the radiation, however, to prevent the window material 9 and air from filtering, objects are usually placed in a vacuum near the hole in the focusing electrode 8, especially since the use of explosive emission does not require good vacuum conditions for normal operation of the source. After each pulse, the anode foil 5 of combustion 1т and needs to be replaced, for which krvika 10 is provided, objects of irradiation can be set through KOTOpjno. Taking into account the fact that the required dose of radiation in these conditions is achieved in a single pulse, this is not a serious disadvantage, since the change of the object is associated with the development of the system.
