В настоящее время используются две основные промышленные технологии получения пленок силицидов. Первая - магнетронное распыление мишеней, изготовленных из силицидов. Для изготовления таких мишеней обычно используется технология порошковой металлургии, в результате чего возможно неконтролируемое загрязнение распыляемых мишеней и ухудшение электрофизических свойств получаемых пленок. Использование литых силицидных мишеней оказалось более прогрессивным путем получения стехиометрических пленок, поскольку сразу же наносился дисилицидный слой с заранее известными электрофизическими параметрами [Патент РФ №2356964, 16.08.07]. Вторая технология - напыление чистых металлических пленок на поверхность кремния с последующим высокотемпературным отжигом (до 1000°С), приводящих к получению силицидных слоев. При использовании этой технологии в производстве сверхбольших интегральных схем с субмикронными размерами возможно возникновение проблем, связанных с деградацией мелкозалегающих р-n-переходов из-за диффузии атомов примеси в пленку силицида при отжиге и, как следствие, увеличения контактного сопротивления. Тем не менее, в технологии производства интегральных схем с целью селективного нанесения силицидной пленки используется метод нанесения на кремний тонких слоев металла, а последующая термообработка приводит к получению слоя стехиометрического дисилицида. В этих случаях использование дисилицидных мишеней, полученных в соответствии с упомянутым изобретением, оказывается малотехнологичным.Currently, two main industrial technologies for producing silicide films are used. The second technology is the deposition of pure metal films on a silicon surface with subsequent high-temperature annealing (up to 1000 ° C), resulting in silicide layers. When using this technology in the production of ultra-large integrated circuits with submicron sizes, problems may arise associated with the degradation of shallow pn junctions due to diffusion of impurity atoms into the silicide film during annealing and, as a result, an increase in contact resistance. Nevertheless, in the technology for the production of integrated circuits for the selective deposition of a silicide film, the method of applying thin layers of metal to silicon is used, and subsequent heat treatment leads to the production of a stoichiometric disilicide layer. In these cases, the use of disilicidal targets obtained in accordance with the aforementioned invention is low-tech.

Реализацию способа осуществили при изготовлении литых мишеней из высокочистых сплавов на основе переходных металлов (титан, ванадий, кобальт). Рафинирование исходного материала производили с помощью электронно-лучевой плавки в высоком вакууме на установке ЕМО-250 в вертикальных кристаллизаторе с получением поликристаллических слитков. Далее вдоль каждого слитка высокочистого переходного металла через каждые 90-100 мм крепили полосы монокристаллического кремния. Масса закрепленных полос кремния зависела от заданной концентрации кремния в сплаве в пределах 0,0005-0,15 м.%. Второй вакуумный переплав слитка переходного металла с закрепленными полосами кремния производили в электродуговой вакуумной установке ДДВ, оснащенной устройством для электромагнитного перемешивания затвердевающего расплава. В результате получали слиток сплава на основе высокочистого молибдена с заданным содержанием кремния. Диаметр слитка - до 200 мм при длине 500 мм. Слиток разрезали на ленточном электроискровом станке на плоские заготовки мишеней. Затем производили механическую обработку заготовок распыляемых мишеней. As a result, an alloy ingot based on high-purity molybdenum with a given silicon content was obtained. The diameter of the ingot is up to 200 mm with a length of 500 mm. The ingot was cut on a tape electrospark machine into flat blanks of targets. Then, the workpieces of the sprayed targets were machined. The silicon content in the samples was determined by mass spectrometry.

Проведено комплексное исследование процессов магнетронного распыления мишеней из всех трех сплавов, а также структурных и электрофизических параметров тонких пленок, полученных распылением мишеней всех трех сплавов. Кремниевые пластины (100) р-типа проводимости окисляли термическим способом, в результате чего получали маскирующую пленку диоксида кремния толщиной 0,3 мкм (на некоторых участках - толщиной 50 нм) и последующей фотолитографией шины из поликристаллического кремния толщиной 0,4 мкм. Затем на кремниевой пластине с фотолитографически сформированными пленочными элементами в соответствии с топологическим рисунком тестовых структур вскрывали окна в защитной пленке диоксида кремния и создавали ионным легированием при энергии ионов фосфора 30 кэВ и дозе 400 мкКл/см2 (с последующим отжигом при 950°С) области n-типа проводимости. Далее открытым травлением в 1% HF удаляли тонкую оксидную пленку на участках вскрытых окон и в магнетронной установке «Оратория-5» в среде чистого аргона при давлении 0,26 Па наносили металлизацию при следующих режимах для мишеней на основе титана и ванадия: напряжение на аноде 450±50 В, ток 5,5 А. Для мишени на основе кобальта напряжение на аноде 420±30 В, ток 4,5 А. Температура подложек при нанесении пленок указанных металлов, легированных кремнием, до толщины 0,12 мкм составляла 543±10 К. Последующую термообработку проводили в среде аргона при температуре пленок сплава на основе титана 993 К, на основе ванадия 1023 К и на основе кобальта 893 К, причем продолжительность процесса определялась формированием дисилицида на всю толщину нанесенной исходной пленки. На каждой пластине насчитывалось до 180 тестовых кристаллов с однотипными элементами, что позволяло оценивать воспроизводимость формирования пленок дисилицидов с использованием статистических методов. На изготовленных тестовых образцах при испытаниях определяли (1) разброс величины сопротивления полицидных структур; (2) устойчивость пленок и контактов из дисилицидов к электромиграции при протекании тока с плотностью 8·105 А/см2 по сечению вдоль пленки и 3·105 А/см2 по сечению контактов; а также процент короткозамкнутых мелкозалегающих р-n-переходов на пластине. Then, on a silicon wafer with photolithographically formed film elements, in accordance with the topological pattern of the test structures, the windows in the protective film of silicon dioxide were opened and created by ion doping at an energy of phosphorus ions of 30 keV and a dose of 400 μC / cm 2 (followed by annealing at 950 ° C) n-type conductivity. Then, an open etching in 1% HF was used to remove a thin oxide film in the open windows and in the Oratorio-5 magnetron setup in pure argon at a pressure of 0.26 Pa, metallization was applied under the following conditions for targets based on titanium and vanadium: voltage at the anode 450 ± 50 V, current 5.5 A. For a cobalt-based target, the voltage at the anode is 420 ± 30 V, current 4.5 A. The temperature of the substrates when applying films of these metals doped with silicon to a thickness of 0.12 μm was 543 ± 10 K. Subsequent heat treatment was carried out in argon at temperatures e alloy films based on titanium 993 K, based on vanadium 1023 K, and based on cobalt 893 K, and the process duration was determined by the formation of disilicide on the entire thickness of the deposited initial film. On each plate, there were up to 180 test crystals with the same type of elements, which made it possible to evaluate the reproducibility of the formation of disilicide films using statistical methods. On the fabricated test samples during testing, we determined (1) the scatter of the resistance value of polycide structures; (2) the resistance of films and contacts from disilicides to electromigration when current flows with a density of 8 · 10 5 A / cm 2 along the cross section along the film and 3 · 10 5 A / cm 2 along the contact cross section; as well as the percentage of short-circuited shallow pn junctions on the plate. The experimental results are shown in the table.
Результаты испытания тестовых структур, выполненных из пленок высокочистых сплавов на основе титана, ванадия и кобальта, однозначно свидетельствуют в пользу того, что с помощью магнетронного распыления этих сплавов удается получить пленки дисилицидов наиболее высокого качества с высокой воспроизводимостью процесса их формирования.The test results of test structures made of films of high-purity alloys based on titanium, vanadium and cobalt clearly indicate that magnetron sputtering of these alloys makes it possible to obtain films of disilicides of the highest quality with high reproducibility of the process of their formation.
