Abstract

Invenţia se referă la fotodiode cu sensibilitate dimensională pe bază de semiconductori şi poate fi utilizată în sisteme optoelectronice pentru detectarea şi prelucrarea semnalelor optice transmise prin atmosferă în scopul orientării şi dirijării aparatelor de mare viteză.Esenţa invenţiei constă în aceea că fotodioda cuadrant selectivă conţine substratul semiconductor InP, stratul activ, stratul frontal, contacte metalice pe partea din spate şi cea frontală, cu suprafaţa divizată în patru fotoelemente sub formă de sector de cerc şi un inel de gardă periferic circular, iar în centrul cuadrantului este confecţionat un fotodetector electric izolat, cu raportul dintre diametrul fotodetectorului şi diametrul cuadrantului mai mic ca 1:10.Rezultatul tehnic constă în obţinerea unei fotodiode cu caracteristici de coordonată cu pantă bruscă, capabilă să recepţioneze semnale optice unitare cu durata impulsului mai mică de 10 ns, precum şi semnale optice cu frecvenţa mai mare de 1 GHz.
