Abstract

본 발명은 폴리싱포의 드레싱방법 및 장치에 관한 것으로서, 턴테이블에 장착된 폴리싱포는 드레서에 의해 드레싱되어 폴리싱포의 폴리싱능력이 복원된다. 드레서는 드레서몸체, 및 전착되는 다이아몬드입자로 만들어져 상기 드레서몸체에 제공되는 환상의 다이아몬드입자층을 포함한다. 교호적으로. 드레서는 드레서몸체 및 상기 드레서몸체에 제공되는 SiC층을 포함한다. 턴테이블 및 드레서가 회전하는 동안 다이아몬드입자층 또는 SiC층이 폴리싱포와 접촉하게 됨으로써 폴리싱포의 드레싱이 수행된다.

Claims (24)

  1. 턴테이블에 장착된 폴리싱포를 드레싱하는 방법에 있어서; 드레서몸체, 및 전착되는 다이아몬드입자로 만들어져 상기 드레서몸체에 제공되는 환상의 다이아몬드입자층을 포함하는 드레서를 제공하는 단계; 및 상기 턴테이블 및 상기 드레서가 회전하는 동안 상기 환상의 다이아몬드입자층을 상기 폴리싱포에 대하여 가압함으로써 상기 폴리싱포를 드레싱하는 단계를 포함하는 것을 특징으로 하는 폴리싱포의 드레싱방법.
  2. 제1항에 있어서, 상기 폴리싱포는 폴리우레탄 품을 포함하는 것을 특징으로 하는 플리싱포의 드레싱방법.
  3. 제1항에 있어서, 상기 환상의 다이아몬드입자층은 10내지 40㎛범위의 크기인 다수의 다이아몬드입자를 포함하는 것을 특징으로 하는 폴리싱포의 드레싱방법.
  4. 제1항에 있어서, 상기 폴리싱포는 10 내지 40㎛ 범위의 표면조도로 드레싱되는 것을 특징으로 하는 플리싱포의 드레싱방법.
  5. 제1항에 있어서. 상기 플리싱포는, 폴리싱처리시 작업물과 접촉하는표면을 가지며, 상기 환상의 다이아몬드입자층에 의하여 방사상 선형적으로 벗겨지는 것을 특징으로 하는 폴리싱포의 드레싱방법.
  6. 제1항에 있어서. 상기 다이아몬드입자층의 내경은 상기 폴리싱포에 의하여 폴리싱되는 작업물의 직경보다 큰 것을 특징으로 하는 폴리싱포의 드레싱방법.
  7. 턴테이블에 장착된 폴리싱포를 드레싱하는 방법에 있어서; 드레서몸체, 및 상기 드레서몸체에 제공되는 SiC층을 포함하는 드레서를 제공하는 단계; 및 상기 턴테이블 및 상기 드레서가 회전하는 동안 상기 SiC층을 상기 폴리싱포에 대하여 가압함으로써 상기 폴리싱포를 드레싱하는 단계를 포함하는 것을 특징으로 하는 폴리싱포의 드레싱방법.
  8. 제7항에 있어서, 상기 SiC층은 환상인 것을 특징으로 하는 폴리싱포의 드레싱방법.
  9. 제8항에 있어서, 상기 SiC층의 내경은 상기 폴리싱포에 의하여 폴리싱되는 작업물의 직경 보다 큰 것을 특징으로 하는 플리싱포의 드레싱방법.
  10. 제7항에 있어서, 상기 폴리싱포는 플리우레탄 폼을 포함하는 것을 특징으로 하는 폴리싱포의 드레싱방법.
  11. 제7항에 있어서, 상기 SiC층에는 복수의 돌출부가 형성되며, 상기 폴리싱포는 10내지 40㎛범위의 표면조도로 드레싱되는 것을 특징으로 하는 폴리싱포의 드레싱 방법.
  12. 제7항에 있어서, 상기 폴리싱포는, 폴리싱처리시 작업물과 접촉하는표면을 가지며, 상기 SiC층에 의하여 방사상 선형적으로 벗겨지는 것을 특징으로 하는 폴리싱포의 드레싱 방법.
  13. 제12항에 있어서, 상기 작업물은 장치패턴을 갖는 반도체웨이퍼를 포함하며, 상기 폴리싱포상에 산성 연마액을 공급함으로써 폴리싱되는 것을 특징으로 하는 폴리싱포의 드레싱 방법.
  14. 턴테이블에 장착된 폴리싱포를 드레싱하는 장치에 있어서, 드레서몸체 및 전착되는 다이아몬드입자로 만들어져 상기 드레서몸체에 제공되는 환상의 다이아몬드입자층을 포함하는 드레서; 상기 드레서의 중심축선에 대하여 상기 드레서를 회전시키는 제1엑츄에이터; 및 상기 폴리싱포에 대하여 상기 드레서의 상기 환상의 다이아몬드입자층을 가압하는 제2엑츄에이터를 포함하는 것을 특징으로 하는 폴리싱포의 드레싱 장치.
  15. 제14항에 있어서, 상기 폴리싱포는 폴리우레탄 폼을 포함하는 것을 특징으로 하는 폴리싱포의 드레싱 장치.
  16. 제14항에 있어서, 상기 환상의 다이아몬드입자층은 10 내지 40㎛ 범위의 크기인 다수의 다이아몬드입자를 포함하는 것을 특징으로 하는 폴리싱포의 드레싱장치.
  17. 제14항에 있어서, 상기 폴리싱포는 10내지 40㎛범위의 표면조도로 드레싱되는 것을 특징으로 하는 폴리싱포의 드레싱장치.
  18. 제14항에 있어서, 상기 폴리싱포는, 폴리싱처리시 작업물과 접촉하는표면을 가지며, 상기 환상의 다이아몬드입자층에 의하여 방사상 선형적으로 벗겨지는 것을 특징으로 하는 폴리싱포의 드레싱장치.
  19. 제14항에 있어서, 상기 다이아몬드입자층의 내경은 상기 폴리싱포에 의하여 폴리싱되는 작업물의 직경보다 큰 것을 특징으로 하는 폴리싱포의 드레싱장치.
  20. 턴테이블에 장착된 폴리싱포를 드레싱하는 장치에 있어서; 드레서몸체, 및 상기 드레서몸체에 제공되는 SiC층을 포함하는 드레서; 상기 드레서의 중심축선에 대하여 상기 드레서를 회전시키는 제1엑츄에이터; 및 상기 폴리싱포에 대하여 상기 드레서의 상기 SiC층을 가압하는 제2엑츄에이터를 포함하는 것을 특징으로 하는 폴리싱포의 드레싱장치.
  21. 제20항에 있어서, 상기 SiC층은 환상인 것을 특징으로 하는 폴리싱포의 드레싱 장치.
  22. 제21항에 있어서, 상기 Si층의 내경은 상기 폴리싱포에 의하여 폴리싱되는 작업물의 직경보다 큰 것을 특징으로 하는 폴리싱포의 드레싱장치.
  23. 제20항에 있어서, 상기 폴리싱포는 플리우레탄 폼을 포함하는 것을 특징으로 하는 폴리싱포의 드레싱장치.
  24. 제29항에 있어서, 상기 SiC층에는 복수의 돌출부가 형성되며, 상기 플리싱포는 10 내지 40㎛ 범위의 표면조도로 드레싱 되는 것을 특징으로 하는 플리싱포의 드레싱장치.
