Abstract

본 발명은 Ta와, 금속, 이들 금속의 산화물 또는 금속 산화물의 혼합물로 이루어지는 확산 방지막 및 그것을 포함하는 반도체 소자에 관한 것이다. 상기 금속은 Ce, Zr, Y, Th 또는 Hf이 바람직하며, 금속 산화물은 MO2-x(M:Ce, Zr, Y, Th 또는 Hf, 0≤x≤1)가 바람직하다.

제1도는 진공 하에서 30초간 열처리시 종래의 TixNy확산 방지막의 면 저항을 나타낸 그래프이다. 제2도는 진공 하에서 30분간 열처리시 면 저항을 나타낸 그래프이다.

Claims (3)

  1. Ta와: Ce, Zr, Y, Th 및 Hf로 구성되는 군에서 선택되는 금속, 이들의 산화물 및 이들 산화물의 혼합물로 구성되는 군에서 선택되는 원소 또는 화합물로 이루어지는 금속 확산 방지막.
  2. 제1항에 있어서, 상기 원소 또는 화합물의 양이 전체 확산 방지막 조성물에 대해 0.1~30at%인 금속 확산 방지막.
  3. Ta와: Ce, Zr, Y, Th 및 Hf로 구성되는 군에서 선택되는 금속, 이들의 산화물 및 이들 산화물의 혼합물로 구성되는 군에서 선택되는 원소 또는 화합물로 이루어지는 확산 방지막을 포함하는 반도체 소자.
