본 발명은 조 과산화수소수를 정제하여 고순도 과산화수소수를 제조함에 있어서 조 과산화수소수를 가교도가 5이하인 강산성 양이온 교환 수지와 접촉시키는 것을 특징으로 하는 고순도 과산화수소수의 제조방법에 관한 것이다. 따라서, 금속류, 염소이온 및 환산근이 저감된 고순도 과산화수소수를 제공하여 반도체 프로세스에 최적하게 사용할 수 있는 고순도 과산화수소수를 제조하는 방법을 제공할 수 있다.

Claims (2)

  1. 조 과산화수소수를 정제하여 고순 과산화수소수를 제조함에 있어서, 조 과산화수소수를 가교도가 5이하인 강산성 양이온 교환 수지와 접촉시키는 것을 특징으로 하는 고순도 과산화수소수의 제조방법.
  2. 제1항에 있어서, 강산성 양이온 교환 수지가 스티렌-디비닐벤젠 공중합체로 이루어진 강산성 양이온 교환 수지인 제조방법.
