Abstract
본 발명은 VGF(Vertical Gradient Freezing)법에 의한 갈륨비소(이하 GaAs라 한다) 단결정 성장방법에 관한 것으로, 특히 VGF법에 의한 GaAs단결정 성장시 전기로의 수직축에 대하여 GaAs성장축을 0°-6°로 기울여서 단결정 성장함으로서 단결정의 품질을 개선하고 생산성을 향상시키도록 한 VGF법에 의한 GaAs 단결정 성장시 앰풀(Ampoule)기울임 방법에 관한 것이다.

Claims (1)
- VGF법에 의한 단결정 성장시, 성장중 쌍정발생이나 다결정 발생을 억제시키고 전위발생을 억제시킬수 있도록 전기로 중심축(22)에 대하여 보트(12)와 앰풀(14) 전체를 기울여 단결정성장축(24)을 0°-6°가 되게 기울임으로서 GaAs단결정을 성장시켜 제조함을 특징으로 하는 VGF법에 의한 GaAs단결정성장시 앰풀기울임 방법.※ 참고사항 : 최초출원 내용에 의하여 공개하는 것임.
