Claims (7)

  1. 반도체 고집적회로 제조공정의 열처리 장치에 있어서 급속가열과 냉각이 용이하며 정밀가열 시가 조정 및 최대도달 온도의 변화가 가능하도록 적정간격으로 배열한 다수의 저출력 적외선 램프(1)로된 가열된 가열장치부(100)와 냉각수라인(8),(12) 및 압축공기 분출구(10)로 된 냉각장치와, 전력공급 및 유지보수가 용이하도록 한 전력 공급부(200)로 구성됨을 특징으로 하는 급속열처리 장치용 적외선 가열장치
  2. 제1 항에 있어서, 가열장치부(100)는 순금으로 증착시킨 반사경(4) 및 석영튜브로 된 적외선 램프(1)로 구성되고 상기 적외선 램프(1)를 지지하는 접촉식 램프 소켓(3)은 램프(1) 교환시 일측의 제거로 램프(1)로 착탈이 용이하도록 함을 특징으로 하는 급속열처리 장치용 적외선 가열장치.
  3. 제1항에 있어서, 냉각장치부는 반사경(4)의 자체과열을 방지하기 위한 반사경 내부 냉각수라인(8) 및 가열 장치 내벽(11) 내부에 형성된 가열장치 내벽 냉각수 라인(12)과 압축공기 공급판(9)의 하단에 일정간격의 구멍으로 구성된 압축공기 분출구(10)로 구성됨을 특징으로 하는 급속열처리 장치용 적외선 가열장치.
  4. 제1항에 있어서 전력공급부는 TRR 모듈과 반응로 위에 배열된 삼상전력 입력포드(5)와 전력선 모듈 지지대(6)를 거쳐서 접촉식 램프소켓(3)의 전력 공급단자(3a)를 통하여 전력이 공급되도록 하므로서 램프단자(1a)이 발열을 방지하도록 함을 특징으로 하는 급속열처리 장치용 적외선 가열장치.
  5. 제1 항에 있어서, 가열장치부(100)는 적외선램프(1)를 반응로의 상·하 일측에 1열의 램프배열을 갖는 가열장치로 구성됨을 특징으로 하는 급속열처리 장치용 적외선 가열장치.
  6. 제1 항에 있어서, 가열장치부(100)는 1열의 램프 배열을 갖는 가열장치를 반응로의 아래와 위에 하나씩 2개를 배열하여 설치함을 특징으로 하는 급속열처리 장치용 적외선 가열장치.
  7. 제1 항에 있어서, 가열장치부(100)는 2열 램브 배열을 90°각도로 서로 교차되게 2열로 배열한 1개의 2열 램프배열 방식의 가열장치를 반응로의 상·하 일측에 선택적으로 배열함을 특징으로 하는 금속열처리 장치용 적외선 가열장치.
