Description
제1도는 Cd1-xZnxS 소결막의 제조 장치이고,
제2도는 기존의 방법과 본 발명의 방법으로 제조된 Cd1-xZnxS 소결막의 광투과율 비교도이다.
본 발명은 태양 전지의 광투과층으로 사용되는 Cd1-xZnxS소결막이 높은 광투과도를 가지도록 제조하는 방법으로서, 소결시 ZnCl2분위기를 사용하는 것과 ZnCl2분위기에서 소결한 시편을 다시 소결하는 것을 특징으로 한다.
박막형 CdTe, CuInSe2, Cu2S등의 태양 전지에서 광흡수층(CdTe등) 보다 에너지 금지대 폭(bandgap)이 훨씬 크고 광투과력이 우수한 이종의 반도체막(광투과층)을 사용할 경우, 전지의 성능이 현저히 향상된다는 사실은 널리 알려져 있다(문헌 1-3). Cd1-xZnxS는 광투과층 재료의 하나로 저성(x)에 따라 에너지 금지대 폭과 격자 상수가 달라지는 성질이 있다.(문헌 4). x가 0인 경우(CdS)에 있어서는 소결막을 얻는 방법이 많이 연구되었고, 현재 거의 확립되어 있으나(문헌 5 및 6), 그 방법을 그대로 적용하여서는 x가 0보다 크고 광투과력이 우수한 Cd1-xZnxS소결막을 제조하기 곤란하다 (문헌 7).
통상 Cds(x=0) 소결막은 CdS 분말과 CdCl2분말을 혼합하고, 적당한 결합제를 가하여 반죽 상태(paste)로 만든 후 적절한 기판 위에 도포하여 건조시핀 다음, 고온에서 소성하는 과정으로 제조한다. 그러나, 초기 반죽상태에 ZnS분말을 혼합하여 CdS 소결막 제조 과정과 같은 방법으로 Cd1-xZnxS소결막을 제조할 때에는 미세 구조가 불량해져 높은 광투과도를 얻을 수 없다는 문제점이 있다.
본 발명은 소결법으로 광투과도가 높은 Cd1-xZnxS박막을 제조하는 방법에 관한 것으로, 이하에 그 제조 과정을 상술하였다.
CdS와 적당량(얻고자 하는 소결막의 조성에 따라결정)의 ZnS 및 CdCl2를 혼합하고 적절한 결합제를 사용하여 반죽을 만들고, 이를 기판에 도포한 후 건조시켜 결합제를 제거한다. 이 시편을 제1도와 같은 용기에 넣어 시편의 온도가 500-700℃로 되게하고, ZnCl2의 온도는 400℃이상, 시편의 온도 이하로 조절하여 불활성가스 중에서 소성한다.
이때, ZnCl2는 가열되어 시편에 증기압이 가해진다. 또한, ZnCl2의 온도를 변화시키면, ZnCl2의 증기압이 변하여 다음과 같은 반응의 진행 속도 및 진행 방향이 바뀌므로, 소결막의 조성(Zn의 농도)조절은 ZnCl2온도 조정으로 가능하다.
ZnS+CdCl2CdS+ZnCl2
또한, 첨가되는 ZnS의 양과 ZnCl2의 증기압에 따라 잔류하는 CdCl2의 양이 결정되므로, ZnCl2의 증기압이 높은 경우는 CdCl2많이 잔류하여, 미세 구조가 불량해지고 광투과도가 저하될 수 있는데, 이 경우에는 시편을 다시 500-700℃ 사이의 불활성 분위기에서 소결함으로써 높은 광투과도를 얻을 수 있다.
이하, 본 발명을 실시예로서 상술한다.
[실시예1]
대판하는 고순도 CdS분말에 10중량 %의 CdCl2를 첨가하고 프로필렌글리콜을 결합체로 사용하여 반죽 상태로 만든후, 분화규소 유리기판(borosilicate glass substrate)위에 도포한 다음, 120℃의 대기 중에서 건조시켰다. 이 시편을 ZnCl2의 온도가 550℃, 시편의 온도가 600℃인 조건에서 1시간 소결하여 Cd0.9Zn0.1S 소결막을 얻었다. 이 소결막은 600-100nm의 장파장 영역에서 평균 광투과율 87%를 나타내었으며, 막의 두께는 16μm이었다.
[비교예 1]
실시예 1에서와 같은 조성의 반죽을 사용하고 실시예 1과 같은 제조 과정을 실시하되, ZnCl2증기가 함유되지 않은 순수한 질소 중에서 소결하였다. 제조된 CdS 소결막의 두께는 18.5μm이었고, 장파장 영역에서의 평균 광투과율은 80%이었다.
[실시예 2]
실시예 1과 같은 제조 과정을 실시하되, 초기 반죽에 10몰 %의 ZnS를 첨가하였다. 제조된 Cd0.85Zn0.15S 소결막의 두께는 18.5μm이었고, 장파장 영역에서의 평균 광투과율은 80%이었다.
[비교예 2]
비교예 1과 같은 제조 과정을 실시하되, 초기 반죽에 10몰%의 ZnS를 첨가하였다. 제조된 Cd0.97Zn0.03S 소결막의 두께는 19.5μm이었고, 장파장 영역에서의 평균 광투과율은 70%이었다. 25몰 %의 ZnS를 첨가하여 제조한 두께 30μm의 Cd0.89Zn0.11S 소결막은 장파장 영역에서의 평균 광투과율이 57%이었다. 여기서, 막 두께가 실시예 1,2 및 비교예 1의 시편보다 두터운 것은 소결전 두께가 다른 때문이 아니라, 소결후 시편의 밀도차이에 기인하는 것이었다.
[실시예 3]
ZnS를 10몰% 혼합한 반죽(A) 및 25몰% 혼합한 반죽(B)을 도포하여 건조시킨 시편을 각각 ZnCl2의 온도가 560℃, 시편의 온도가 600℃인 조건에서 소결한 후, 600℃의 질소 중에서 2시간 다시 소결하였다. 제조된 Cd0.87Zn0.13S(A)와 Cd0.79Zn0.21S 소결막(B)운 두 시편 모두 두께가 18μm이었고, 장파장 영역에서의 광투과율은 각각 87%(A) 및 82%(B)이었다.
실시예 1 내지 3과 비교예 1 및 2에서 알수 있듯이, 소결 분위기로 질소 등의 불활성 분위기를 사용한 종래의 방법으로 제조한 시편에 비해, ZnCl2증기가 함유된 분위기에서 소결한 Cd1-xZnxS 박막이 더 높은 광투과율을 나타낸다. 또한, ZnCl2분위기에서 소결후 다시 질소 분위기에서 소결하는 방법으로 광투과도를 더욱 증가시킬 수 있다. 실제로, 광투과층이 태양 전지에 사용될 때에는, 광투과층이 태양광의 몇 %를 투과시켜 주느냐하는 것이 전지의 성능에 큰 영향을 미치게 된다. 제2도에는 소결 분위기를 불활성 분위기로 하는 종래의 소결법으로 제조한 시편과 ZnCl2분위기에서 소결한 시편 및 ZnCl2분위기에서 소결한 후 다시 질소 분위기에서 재소결한 시편이 1.1eV이상의 태양광을 몇 %나 투과시키는가를 비교한 것이다. 여기서, ZnCl2분위기에서 소결한 시편이나, 이를 다시 질소 중에서 소결한 시편이 불활성 분위기에서 소결한 시편보다 많은 양의 태양광을 투과시키는 능력이 있음을 명백시 알 수 있다.
Claims (3)
- CdS분말이나 CdS와 ZnS의 혼합 분말에 CdCl2를 첨가한 반죽을 기판에 도포하고 소결하여 Cd1-xZnxS(0<x<1)박막을 제조함에 있어서, 소결 분위기로서 ZnCl|2증기가 혼입된 불활성 가스를 사용하는 것을 특징으로 하는 Cd1-xZnxS 소결막의 제조방법.
- 제1항에 있어서, ZnCl2분위기의 형성을 위한 ZnCl2의 가열 온도를 400℃이상, 통상 500-700℃의 시편의 온도 이하로 하는 것을 특징으로 하는 방법.
- 제1항 또는 제2항에 있어서, 제조된 Cd1-xZnxS 박막을 불활성 분위기에서 다시 소결하는 것을 특징으로 하는 방법.
