Description
The present disclosure relates, for example, to optical metrology for detecting the thickness of a layer on a substrate.
Integrated circuits are typically formed on a substrate by sequential deposition of conductive, semiconducting, or insulating layers on a silicon wafer. One fabrication step involves depositing a filler layer over a non-planar surface and planarizing the filler layer. For certain applications, the filler layer is planarized until the top surface of the patterned layer is exposed. For example, a conductive filler layer may be deposited on the patterned insulating layer to fill the trenches or holes in the insulating layer. After planarization, portions of the metallic layer remaining between the raised pattern of the insulating layer form vias, plugs and lines, which provide conductive paths between thin film circuits on the substrate. For other applications, a filler layer is deposited over the underlying topology provided by the other layers, and the filler layer is planarized until a predetermined thickness remains. For example, a dielectric filler layer may be deposited over the patterned metal layer and planarized to provide insulation between the metal regions and to provide a planar surface for further photolithography.
Chemical mechanical polishing (CMP) is one accepted planarization method. This planarization method typically requires that the substrate be mounted on a carrier or polishing head. The exposed surface of the substrate is typically positioned against a rotating polishing pad. The carrier head provides a controllable load on the substrate to press the substrate against the polishing pad. The abrasive polishing slurry is typically applied to the surface of the polishing pad.
Variations in slurry distribution, polishing pad conditions, relative velocity between the polishing pad and substrate, and load on the substrate can cause variations in material removal rates. These variations, as well as variations in the initial thickness of the substrate layer, cause variations in the time required to reach the polishing endpoint. Therefore, determining the polishing endpoint only as a function of polishing time can lead to over- or under-polishing of the substrate.
Various optical metrology systems, eg, spectrophotometry or ellipsography, may be used to measure the thickness before and after grinding of a substrate layer, eg, in an in-line or standalone metrology station. Additionally, various in-situ monitoring techniques, such as monochromatic optical or eddy current monitoring, may be used to detect the polishing endpoint.

The thickness of the layer on the substrate may be measured optically before or after polishing, for example at an in-line or stand-alone metrology station, or during polishing, for example by an in-situ monitoring system. However, some optical techniques, such as spectrometry, require expensive spectroscopic cameras and computationally heavy manipulation of the spectral data. Even apart from the computational load, in some situations the algorithm results do not meet the user's ever-increasing accuracy requirements.
One measurement technique takes a color image of the substrate and analyzes the image in color space to determine the thickness of the layer. In particular, a location along a path in a two-dimensional color space can provide information about the current state of abrasion, for example, the amount removed or the amount of material remaining. However, in some situations, resolving differences between colors in an image can be difficult. By performing color correction on the image, color contrast can be increased. As a result, thickness resolution can be improved, and reliability and accuracy of thickness measurements can be improved.
A separate problem is that a path in a two-dimensional color space can have degeneracy. By increasing the number of dimensions of the color space, the likelihood of degeneracy can be reduced. One technique is to use a camera of the type that produces images having 4 or more, eg 6 to 20 color channels, eg a hyperspectral camera. Another technique is to use multiple cameras of different angles of incidence (different lengths of light paths through the thin film layer at different angles of incidence, resulting in different invasive and thus different colors).

When the
The determination of parallel or perpendicular in the positioning of the row of detector elements must take into account the reflection of the light beam, for example by a fold mirror or from the prism face.
In some implementations, the
Additionally, the substrate may be held by a robot and moved past the
A possible advantage of having a linescan camera and light source moving together across the substrate is that the relative angle between the light source and camera remains constant for different positions across the wafer, for example compared to a conventional 2D camera. that it will be As a result, artificial side effects caused by variations in the viewing angle can be reduced or eliminated. Additionally, conventional 2D cameras exhibit inherent perspective distortion, which then needs to be corrected by image transformation, whereas linescan cameras can eliminate perspective distortion.
Assuming that the outermost layer on the substrate is a translucent layer, eg, a dielectric layer, the color of light detected by the

An in-line
The in-line
Referring to FIG. 1B , the polishing apparatus 100' includes an in-situ optical monitoring system 160', eg, a color imaging system. Referring to FIG. 2 , the controller aggregates the individual image lines from the photo detector 164 (whether an in-line metrology system or an in-situ monitoring system) into a two-dimensional color image (step 200). As a color camera, the
The controller may apply an offset and/or gain adjustment to the intensity values of the image of each color channel (step 210). Each color channel may have a different offset and/or gain.
To set the gain, a reference substrate, eg, a bare silicon wafer, may be imaged as measured by the
Optionally, the image may be normalized (step 220). For example, the difference between a measured image and a predefined image of a standard may be calculated. For example, the controller may store a background image for each of the red, green, and blue color channels, and the background image, for each color channel, may be subtracted from the measured image. Alternatively, the measured image may be divided into standard predefined images.
The image may be filtered to remove low frequency spatial variations (step 230). In some implementations, the image is converted from a red-green-cyan (RGB) color space to a hue saturation luminance (HSL) color space, and after a filter is applied in the HSL color space, the image is converted back to a red-green-cyan (RGB) color space. For example, in the HSL color space, the luminance channel may be filtered to remove low frequency spatial variations, ie, the hue and chroma channels are not filtered. In some implementations, the luminance channel is used to create a filter, which is then applied to the red, green and blue images.
In some implementations, smoothing is performed along only the first axis. For example, the luminance values of pixels along the
Color correction may be performed to increase the color contrast of the image (step 235). Although illustrated as after the filter of
Color correction may be performed by multiplying values in the color space with a color correction matrix. It can be expressed as the operation I correction = I original X CCM, where I original is the original uncorrected image, CCM is the color correction matrix, and I correction is the corrected image.
More formally, color correction can be performed as a matrix multiplication expressed by:
(식 1) (Equation 1)
일정한 값들을 갖는 컬러 보정 행렬 대신에, 감마 함수들이 사용될 수 있다.where I O1 , I O2 and I O3 are original values from three color channels of a color space (eg, HSL color space, RGB color space, etc.), and a11 ... a33 are the values of the color correction matrix. , and I C1 , I C2 and I C3 are corrected values for the three color channels of the color space. Instead of a color correction matrix with constant values, gamma functions may be used.
As shown in Figures 9a and 9b, application of color correction causes the scale of the histogram to increase. This may make the determination of the layer thickness easier, since with a greater separation, it may be easier to distinguish different points in the histogram. As a result, the thickness resolution can be improved.
The color correction matrix may be created by forming a color image of the reference substrate, having various preselected colors. A value for each color channel is measured, and then the best matrix for converting a low contrast image to a high contrast image is calculated.
이미지 처리 기법들은 또한, 기판(10)의 중심(18)의 위치를 찾은 데에 사용될 수 있다(도 4 참고).The controller may use image processing techniques to analyze the image to locate a wafer orientation feature 16 on the
Based on this data, the image is transformed, eg, scaled and/or rotated and/or translated (step 250) into a standard image coordinate frame. For example, the image may be translated so that the wafer center is at the center point of the image, the image may be scaled such that the edge of the substrate is at the edge of the image, and/or the image may be translated such that the wafer center and the wafer orientation feature are connected. It can be rotated so that the angle between the radial segment and the x-axis of the image is 0°.
Optionally, an image mask may be applied to filter out portions of the image data (step 260). For example, referring to FIG. 3 , a
The color data at this stage can be used to calculate a value indicative of thickness (step 270). This value can be a value indicative of thickness, or amount of material removed, or amount of progress through the polishing process (eg, compared to a reference polishing process). A calculation may be performed for each unmasked pixel of the image. This value can then be used for feedforward or feedback algorithm purposes to control polishing parameters to provide improved thickness uniformity. For example, the value for each pixel may be compared to a target value to generate an error signal image, which may be used for feedforward or feedback control.
이러한 컬러 채널들에 대한 이러한 값들은 알려진 알고리즘들에 따라 다른 채널들로부터의 값들의 투플들로부터 계산될 수 있다(예를 들어, X, Y 및 Z는 R, G 및 B로부터 계산될 수 있다).Some background will be discussed to aid understanding of the calculation of representative values. For any given pixel from a color image, a pair of values corresponding to the two color channels may be extracted from the color data for the given pixel. Thus, each pair of values may define a coordinate in the coordinate space of a first color channel and a different second color channel. Possible color channels include hue, saturation, lightness, X, Y, Z (eg, from the CIE 1931 XYZ color space), red chromaticity, green chromaticity, and blue chromaticity. These values for these color channels may be calculated from tuples of values from other channels according to known algorithms (eg, X, Y and Z may be calculated from R, G and B). .
Referring to FIG. 5 , for example, when polishing begins, a pair of values (eg, V1 0 , V2 0 ) defines an initial coordinate 502 in the coordinate
In some implementations, to create the predetermined path 404 , the setup substrate is polished, approximately, to a target thickness to be used for the device substrates. A color image of the setup substrate is acquired using an
Referring to FIG. 8 , a two-dimensional (2D) histogram is calculated using pixels included in unmasked regions. As noted above, possible color channels include hue, saturation, lightness, X, Y, Z (eg, from the CIE 1931 XYZ color space), red chromaticity, green chromaticity, and blue chromaticity. In some implementations, the first color channel is red chromaticity (r) and the second color channel is green chromaticity (g), which are each and , where R, G and B are intensity values for the red, green and blue channels of the color image.
Alternatively, the
The
Returning to FIG. 6 , the function provides a relationship between thickness values and locations on a
In operation, the

As another example, the
Other functions related to position on the path to thickness are possible.
Additionally, instead of measuring the thickness of the setup substrate using a metrology system, thickness values may be calculated and obtained based on an optical model.
Thickness values may be actual thickness values when using theoretical simulation or empirical learning based on a known “set-up” wafer. Alternatively, the thickness value at a given point on the predetermined thickness path may be, for example, a relative value with respect to the degree of polishing of the substrate. This relative value may be scaled in a subsequent process to obtain an empirical value, or may be used to simply express an increase or decrease in thickness without specifying absolute thickness values.
6 and 7, for a pixel analyzed from an image of the substrate, values for two color channels are extracted from the color data for that pixel (step 720). Next, the point on the
A value indicative of the thickness is then calculated (step 740) from a function based on the position of
By repeating steps 720-740 for some or all of the pixels of the color image, a map of the thickness of the substrate layer may be generated.
In the case of some layer stacks on a substrate, a predetermined thickness path will intersect itself, leading to a situation referred to as degeneracy. A degenerate point (eg, point 650 ) on the predetermined thickness path has two or more thickness values associated therewith. As a result, it may not be possible to know which thickness value is the correct value without some additional information. However, it is possible to analyze the properties of a cluster of coordinates associated with pixels, for example within a given die, from a given physical area on the substrate, and use this additional information to address the degeneracy. For example, measurements within a given small area of the substrate may be assumed not to change significantly, and thus will occupy a smaller section along the scatterplot, ie, will not extend along both branches.
Thereby, the controller can analyze a cluster of coordinates associated with pixels from a given physical area on the substrate that surrounds the pixel whose degeneracy needs to be addressed. In particular, the controller may determine the long axis of the cluster in the coordinate space. A branch of a predetermined thickness path most closely parallel to the long axis of the cluster may be selected and used to calculate a value representative of the thickness.
Returning to FIG. 2 , optionally, a uniformity analysis may be performed on each region of the substrate, eg, on each die, or on the entire image (step 280 ). For example, the value for each pixel may be compared to a target value, and a total number of “failing” pixels in the die, ie, pixels that do not meet the target value, may be counted for the die. This total number may be compared to a threshold to determine whether the die is acceptable, eg, a die is marked as acceptable if the total number is less than a threshold. This provides a pass/fail indication for each die.
As another example, the total number of “failing” pixels in the unmasked region of the substrate can be calculated. This total number may be compared to a threshold to determine whether the substrate is acceptable, eg, a substrate is marked as acceptable if the total number is less than a threshold. The threshold may be set by the user. This provides a pass/fail indication for the substrate.
If the die or wafer is determined to be “failed,” the
In contrast to spectrophotometric processing, where a pixel is typically represented by more than 1024 intensity values, in a color image a pixel can be represented by only three intensity values (red, green and blue), and for calculations only two colors channels are needed. As a result, the computational load for processing color images is significantly lower.
However, in some implementations, the
In some implementations, the number of dimensions of the color space and the number of color channels are not reduced during subsequent steps; Each dimension corresponds to a wavelength at which the intensity value is measured by the hyperspectral camera. In some implementations, the number of dimensions and channels of the color space is reduced, eg, by a factor of 10 to 100, eg, 10-100 dimensions and channels. The number of channels can be reduced by selecting certain channels, eg, only certain wavelengths, or by combining channels, eg by combining intensity values measured for multiple wavelengths, eg by averaging. have. In general, a larger number of channels reduces the likelihood of degeneracy in the path, but at a higher computational cost. The appropriate number of channels can be determined empirically.
Another technique for increasing the dimensionality of a color image is to use multiple light beams with different angles of incidence. Except as noted below, such an embodiment may be configured similarly to FIGS. 1A and 1B . Referring to FIG. 1C , the sensor assembly 161 (of the in-
The use of two light beams with different angles of incidence effectively doubles the dimensionality of the color image. For example, using two
1C illustrates that each
The color correction may be scaled according to the number of channels. For color correction step, and I is the original 1x3 matrices instead of a CCM in a 3x3 matrix, I source may be a 1xN matrix CCM and may be a NxN matrix. For example, for an embodiment of two light beams incident at different angles and measured by two color cameras, the I source may be a 1x6 matrix and the CCM may be a 6x6 matrix.
In general, data, such as a calculated thickness of a layer on a substrate, may be used to control one or more operating parameters of a CMP apparatus. Operating parameters include, for example, platen rotation speed, substrate rotation speed, polishing path of the substrate, substrate speed across the plate, pressure applied to the substrate, slurry composition, slurry flow rate, and temperature at the substrate surface. Operating parameters can be controlled in real time and can be adjusted automatically without the need for additional human intervention.
As used herein, the term substrate may include, for example, product substrates (eg, containing multiple memory or processor dies), test substrates, bare substrates, and gating substrates. The substrate may be at various stages of integrated circuit fabrication, eg, the substrate may be a bare wafer, or the substrate may include one or more deposited/or patterned layers. The term substrate may include circular disks and rectangular sheets.
However, the color image processing techniques described above may be particularly useful in the context of 3D vertical NAND (VNAND) flash memory. In particular, the layer stack used in the fabrication of VNANDs may be so complex that current metrology methods (eg, Nova spectrum analysis) may not perform reliably enough to detect regions of inadequate thickness. In contrast, color image processing techniques can have good throughput.
All of the embodiments and functional operations of the invention described herein may be implemented in digital electronic circuitry, in computer software, firmware, or hardware, including the structural means disclosed herein and structural equivalents thereof, or combinations thereof. can be implemented with Embodiments of the present invention may be implemented as one or more computer program products, ie, one or more computer programs (for execution by a data processing apparatus, eg, a programmable processor, a computer, or a plurality of processors or computers, or to control its operation, tangibly embodied in a non-transitory machine-readable storage medium).
The terms relative positioning are used to denote the positioning of components of a system with respect to each other, but not necessarily with respect to gravity; It should be understood that the polishing surface and substrate may be maintained in a vertical orientation or some other orientations.
A number of implementations have been described. Nevertheless, it will be understood that various modifications may be made. E.g,
Instead of a linescan camera, a camera that images the entire substrate can be used. In this case, no movement of the camera relative to the substrate is required.
The camera may cover less than the full width of the substrate. In this case, the camera will need to be supported on, for example, an XY stage, which will have to undergo movement in two vertical directions to scan the entire substrate.
The light source may illuminate the entire substrate. In this case, the light source does not need to move with respect to the substrate.
Although coordinates expressed by pairs of values in a two-dimensional coordinate space are discussed above, this technique is applicable to coordinate spaces of three or more dimensions defined by three or more color channels.
The sensor assembly need not be an in-line system located between the polishing stations or between the polishing station and the transfer station. For example, the sensor assembly may be located within a transfer station, located on a cassette interface unit, or may be a standalone system.
The uniformity analysis step is optional. For example, an image generated by applying a threshold transform may be fed to a feedforward process to adjust a later processing step for a substrate, or a feedback process to adjust a processing step for a subsequent substrate.
For in-situ measurements, instead of constructing an image, the monitoring system can simply detect the color of a white light beam reflected from a spot on the substrate and determine the thickness at that spot using the techniques described above. This color data can be used to
Although this description has focused on polishing, the present techniques can be used to add or remove layers and other kinds of semiconductor fabrication processes that can be optically monitored, such as etching, eg, wet or dry etching, deposition, eg, For example, chemical vapor deposition (CVD), physical vapor deposition (PVD), or atomic layer deposition (ALD), spin-on dielectric, or photoresist coaters may be applied.
