Abstract

Description
본 발명은 기판 상에 얇은 무기 필름을 생성시키는 방법, 특히 원자 층 침착 방법에 관한 것이다.
계속되는 소형화로 인해, 예를 들어 반도체 산업에서, 기판 상의 얇은 무기 필름의 필요성은 증가하고 이러한 필름의 품질 요구 사항은 보다 엄격해지게 되었다. 얇은 무기 필름은 다양한 목적, 예컨대 장벽층, 유전체, 전도성 특징부, 캡핑(capping), 또는 미세 구조의 분리를 제공한다. 얇은 무기 필름을 제조하는 몇몇 방법이 공지되어 있다. 그 중 하나는 기체 상태의 필름 형성 화합물을 기판 상에 침착시키는 것이다. 금속 원자를 보통의 온도에서 기체 상태로 전환시키기 위해서는, 예컨대 금속을 적합한 리간드와 착물화함으로써, 휘발성 전구체를 제공하는 것이 필수적이다. 이러한 리간드는 기판 상에 착물화된 금속이 침착된 이후에 제거될 필요가 있다.

문헌[Bryan et al., Inorganic Chemistry, volume 52 (2013), 12152-12160]은 헥사메틸다이실릴아미노 트라이메틸포스피노 코발트를 개시한다. 그러나, 이 화합물은 막 형성 공정에 사용되지 않는다.

알콕시 기는 산소 원자를 통해 나머지 분자와 결합하는 알킬 기이다. 아릴옥시 기는 산소 원자를 통해 나머지 분자와 결합하는 아릴 기이다.

본 발명에 따른 방법에서 기판의 온도가 일반식 (I)의 화합물의 분해 온도 미만으로 유지되는 경우, 전형적으로 단층이 고체 기판 상에 침착된다. 일반식 (I)의 분자가 고체 기판 상에 일단 침착되면 이의 최상부 상에서의 추가적인 침착이 일어날 확률은 일반적으로 적어진다. 따라서, 일반식 (I)의 화합물의 고체 기판 상에의 침착은 바람직하게는 자기-제한 공정 단계이다. 자기-제한 침착 공정 단계의 전형적인 층 두께는 0.01 내지 1 ㎚, 바람직하게는 0.02 내지 0.5 ㎚, 더 바람직하게는 0.03 내지 0.4 ㎚, 특히 0.05 내지 0.2 ㎚이다. 층 두께는 전형적으로 PAS 1022 DE에 기술된 편광분석법으로써 측정된다(문헌[Referenzverfahren zur Bestimmung von optischen und dielektrischen Ma- terialeigenschaften sowie der Schichtdicke diinner Schichten mittels Ellipsometrie; February 2004] 참조).

자기-제한 공정 단계 및 후속의 자기-제한 반응을 포함하는 침착 공정은 종종 원자 층 침착(ALD)으로서 지칭된다. 등가의 표현은 분자 층 침착(MLD) 또는 원자 층 성장(epitaxy)(ALE)이다. 따라서, 본 발명에 따른 방법은 바람직하게는 ALD 공정이다. ALD 공정은 문헌[George, Chemical Reviews 110 (2010), 111-131]에 의해 상세히 기술된다.
본 발명에 따른 방법의 특별한 이점은 일반식 (I)의 화합물이 매우 다양하기 때문에 공정 변수가 광범위하게 변할 수 있다는 것이다. 따라서, 본 발명에 따른 방법은 CVD 공정 및 ALD 공정 모두를 포함한다.
ALD 공정으로서 수행되는 본 발명에 따른 방법의 과정의 수에 따라, 다양한 두께의 필름이 제조된다. 바람직하게는, 일반식 (I)의 화합물을 고체 기판 상에 침착시키고 침착된 일반식 (I)의 화합물을 분해시키는 과정은 2 회 이상 수행된다. 이러한 과정은 수 회, 예를 들어 10 내지 500 회, 예컨대 50 또는 100 회 반복될 수 있다. 보통, 이러한 과정은 1000 회를 초과하는 횟수로 반복되지 않는다. 이상적으로는, 필름의 두께는 수행된 과정의 수에 비례한다. 그러나, 실질적으로 비례성으로부터의 일부 편차가 처음 30 내지 50 회의 과정에 대하여 관찰된다. 고체 기판의 표면 구조의 불규칙성이 이러한 불비례성(non-proportionality)을 야기하는 것으로 추측된다.

R3, R4, 및 R5 중 하나가 다른 두 개와 상이하거나, R3, R4, 및 R5 모두가 서로 상이한 일반식 (I)의 화합물이 본 발명에 따른 방법에 특히 적합하다. 따라서, 본 발명은 R3, R4, 및 R5 중 하나가 다른 두 개와 상이하거나, R3, R4, 및 R5 모두가 서로 상이한 일반식 (I)의 화합물에 관한 것이다. 일반식 (I)의 화합물에서의 변수의 정의 및 바람직한 실시양태는 상기 방법에 대해 기술한 바와 같다.
본 발명에 따른 방법으로 필름이 생성된다. 필름은, 침착된 일반식 (I)의 화합물의 단 하나의 단층, 일반식 (I)의 화합물의 순차적으로 적층되고 분해된 몇몇의 층들, 또는 일반식 (I)의 화합물을 사용함으로써 필름 내의 하나 이상의 층이 생성된 몇몇의 상이한 층들일 수 있다. 상기 필름은 결함, 예컨대 홀(hole)을 함유할 수 있다. 그러나, 이러한 결함은 일반적으로, 필름으로 덮인 표면적의 절반 미만이다. 상기 필름은 바람직하게는 무기 필름이다. 무기 필름을 제조하기 위해, 모든 유기 리간드가 전술한 필름으로부터 제거되어야 한다. 더 바람직하게는, 상기 필름은 원소 금속 필름이다. 상기 필름은 전술한 필름 제조 방법에 따라 0.1 ㎚ 내지 1 ㎛ 이상의 두께를 가질 수 있다. 바람직하게는, 상기 필름은 0.5 내지 50 ㎚의 두께를 갖는다. 상기 필름은 바람직하게는 매우 균일한 필름 두께를 갖고, 이는 기판 상의 상이한 위치에서의 필름 두께가 매우 적게, 보통 10% 미만, 바람직하게는 5% 미만으로 차이남을 의미한다. 또한, 상기 필름은 바람직하게는 기판의 표면 상의 등각 필름(conformal film)이다. 필름 두께 및 균일성을 측정하는 적합한 방법은 XPS 또는 편광분석이다.

THF(40 mL, -36℃) 중의 NaN(SiMe3)2(7.34 g, 40.0 mmol)의 냉각된 용액을 THF(20 mL, -36℃) 중의 CoCl2(2.60 g, 20.0 mmol)의 냉각된 슬러리에 적가했다. 청색에서 녹색으로의 색변화가 관찰되었다. 1 시간 동안 실온에서 교반한 후, 진공 하에 모든 휘발성 물질을 제거했다. 진녹색의 고체를 펜텐으로 추출하고(3 x 30 mL), P3 유리 프릿(frit)을 통해 여과했다. 상기 용매를 제거하여 C-0 화합물을 녹색 결정(7.01 g, 77.5%)으로 수득했다. 각각의 20 시간 동안의 이중 승화(40℃/1 mtorr)는 분석적으로 순수한 시료를 제공했다. 1H-NMR(300 MHz, C6D6): δ(ppm)=168.8(br, 9 H, PMe3), -24.2(br, 36 H, SiMe3).
원소 분석: C15H45CoN2PSi4에 대한 계산치: C, 39.53; H, 9.95; N, 6.15. 실측치: C, 39.04; H, 10.43; N, 5.97.
C-1 화합물은 138℃에서 1 mbar의 증기압을 가졌다. 승화 시, 증발 장소에서 어떠한 잔류물도 관찰되지않았다. 도 2에 TG 및 DTA를 나타냈다. 300℃에서의 잔류 질량은 14.1%이었고, 193℃에서 최대 DTA이었다.

차가운 Et2O(2 mL, -36℃)에 용해된 P(i-Pr)3(0.35 mL, 1.77 mmol)를 Et2O(3 mL, -36℃) 중의 C-0 화합물(800 mg, 1.77 mmol)의 냉각된 용액에 적가했다. 실온에서 3 일 동안 교반한 결과 녹색 용액이 생성되었다. 진공 하에 상기 용매를 제거하여 C-2 화합물을 조 생성물으로서 수득했다. 17 시간 동안의 승화(80℃/1 mtorr)는 분석적으로 순수한 시료를 연녹색 고체(714 mg, 75%)로서 제공했다. X선 결정분석법을 위한 결정은 -36℃에서 펜텐-용액의 느린 증발을 통해 수득했다.
1H-NMR(300 MHz, C6D6): δ(ppm)=175.5(br, P(CH(CH3)2)3), 31.7(br, 18 H, P(CH(CH3)2)3), 19.6(br, 36 H, SiMe3).
원소 분석: C21H57CoN2PSi4에 대한 계산치: C, 46.71; H, 10.64; N, 5.19. 실측치: C, 46.01; H, 11.72; N, 5.08.
C-2 화합물은 133℃에서 1 mbar의 증기압을 가졌다. 승화 시, 증발 장소에서 어떠한 잔류물도 관찰되지 않았다. 도 3에 TG 및 DTA를 나타냈다. 300℃에서의 잔류 질량은 14.3%이었고, 191℃에서 최대 DTA이었다.

차가운 Et2O(2 mL, -36℃)에 용해된 PMe2 t-Bu(0.25 mL, 1.80 mmol)을 Et2O(3 mL, -36℃) 중의 C-0 화합물(813 mg, 1.80 mmol)의 냉각된 용액에 적가했다. 실온에서 17 시간 동안 교반한 결과 녹색 용액이 생성되었다. 상기 용매의 제거는 C-3 화합물을 조 생성물로서 제공했다. 22 시간 동안의 승화(60℃/1 mtorr)는 분석적으로 순수한 시료를 녹색 고체(545 mg, 51%)로서 제공했다. X선 결정분석법을 위한 결정은 -36℃에서 펜텐-용액의 느린 증발을 통해 수득했다.
1H-NMR(300 MHz, C6D6): δ(ppm)=152.1(br, 6 H, PMe2t-Bu), 54.6(br, 9 H, PMe2t-Bu), 21.8(br, 36 H, SiMe3).
원소 분석: C18H51CoN2PSi4에 대한 계산치: C, 43.42; H, 10.33; N, 5.63. 실측치: C, 41.00; H, 9.94; N, 5.85.

차가운 Et2O(5 mL, -36℃)에 용해된 Pi-Pr2 t-Bu(0.28 mL, 1.30 mmol)을 Et2O(2 mL, -36℃) 중의 C-0 화합물(587 mg, 1.30 mmol)의 냉각된 용액에 적가했다. 실온에서 23 시간 동안 교반한 결과 녹색 용액이 생성되었다. 진공 하에 상기 용매를 제거하여 C-4 화합물을 녹색 오일로서 수득했다. 진공에서 9 시간 동안 건조하여 녹색 고체를 조 생성물로서 수득했다. 22 시간 동안의 승화(60℃/1 mtorr)는 녹색 고체(320 mg, 44%)의 분석적으로 순수한 시료를 제공했다. X선 결정분석법을 위한 결정은 실온에서 펜텐-용액의 느린 증발을 통해 수득했다.
1H-NMR(300 MHz, C6D6): δ(ppm)=120.8(br, P(CH(CH3)2)t-Bu), 31.0(br, 6 H, P(CHCH3CH3)t-Bu 또는 P(CHCH3CH3)t-Bu), 27.5(br, 9 H P(CH(CH3)2)t-Bu), 22.4(br, 6 H, P(CHCH3CH3)t-Bu 또는 P(CHCH3CH3)t-Bu), 16.5(br, 36 H, SiMe3).

C-4 화합물은 100℃에서 1 mbar의 증기압을 가졌다. 승화 시, 증발 장소에서 어떠한 잔류물도 관찰되지 않았다. 도 4에 TG 및 DTA를 나타냈다. 300℃에서의 잔류 질량은 3.3%이었고, 159℃에서 최대 DTA이었다.
