Description
본 발명의 시스템 및 방법은 반도체 장치(semiconductor device)에 관한 것이며, 더욱 구체적으로는, n-도핑된 터널층(n-doped tunnel layer) 및 p-도핑된 터널층(p-doped tunnel layer)을 갖는 터널 접합(tunnel junction)을 포함하는 반도체 장치에 관한 것으로서, 여기서 p-도핑된 터널층은 AlGaAsSb(aluminum gallium arsenide antimonide)로 구성된다.
웨이퍼 본딩(wafer bonding) 기술은 상이한 격자구조(lattice structure)들을 가진 두 개의 물질들을 모놀리식으로(monolithically) 함께 결합시키기(join) 위하여 이용될 수 있다. 웨이퍼 본딩 기술은 커다란 잠재력을 가지고 있다. 예를 들어, GaAs(gallium arsenide) 또는 InP(indium phosphide) 기반 물질들을 다른 반도체 물질들에 결합시키는 것은 광학적(optical), 광발전(photovoltaic), 및 전기적(electronic) 장치들의 통합(integration)을 낳을 수 있으며, 컴퓨터들, 태양전지(solar cell)들, LED(light emitting diode)들 및 다른 전자 장치들의 성능을 향상시킬 수 있다. 하나의 구체적인 예에서, 3중-접합(3J) GaAs-기반 셀(three-junction GaAs-based cell)을 2중-접합 InP-기반 셀(two-junction InP-based cell)에 본딩(bonding)함으로써 생성되는 5중-접합(5J) 셀(five-junction cell)은 약 39%의 효율을 갖는 지상용 태양전지(terrestrial solar cell) 및 약 36%의 효율을 갖는 우주 태양전지(space solar cell)를 낳는다.
InP-기반 다중-접합 태양전지(InP-based multi-junction solar cell)를 위한 하나의 요구조건은 높은 트랜스페어런시(transparency)(밴드갭이라고도 지칭됨) 터널 접합이다. InP-기반 다중-접합 태양전지들에 채용되는 현재 이용가능한 터널 접합들은 때때로 높은 광량(amounts of light)을 흡수할 수 있거나, 매우 낮은 피크 터널링 전류(peak tunneling current)들을 가질 수 있다. 예를 들어, 현재 이용가능한 터널 접합의 한 타입은 n-도핑된 InP 층 및 p-도핑된 InAlGaAs층을 포함한다. 하지만, 이 터널 접합은 성장시키기에 항상 용이하지 않을 수 있다. 왜냐하면, InAlGaAs과 같이 많은 양의 인듐(indium)을 함유하는 화합물(compound)들은 p-타입(p-type)을 도핑하는 것이 전형적으로 도전(challenging)이 되기 때문이다. 게다가, 이러한 타입의 터널 접합은 제한된(limited) 피크 터널 전류(peak tunnel current)도 가질 수 있다. 다른 접근법에 있어서, p-도핑된 GaAsSb(gallium arsenide antimonide)층 및 n-도핑된 InGaAs(indium gallium arsenide)층을 갖는 터널 접합이 이용될 수 있다. 이러한 터널 접합은 비교적 높은 피크 터널 전류를 가지지만, 이러한 터널 접합의 양쪽 층들은 또한 태양전지의 활성 접합(active junction)들을 위해서 의도된 광(light)을 흡수할 수 있다. 그래서, 비교적 높은 트랜스페어런시 및 비교적 높은 피크 터널 전류를 갖고, 도핑하기에 비교적 용이한 터널 접합을 갖는 반도체 장치에 대한 필요성이 본 기술분야에 존재한다.
하나의 실시예에 있어서, 반도체 장치를 위한 터널 접합이 공개된다. 터널 접합은 n-도핑된 터널층 및 p-도핑된 터널층을 포함한다. p-도핑된 터널층은 AlGaAsSb(aluminum gallium arsenide antimonide)로 구성된다.
다른 실시예에 있어서, 반도체 장치가 공개된다. 반도체 장치는 제1 서브셀, 제2 서브셀, 및 제1 서브셀과 제2 서브셀을 전기적 직렬로 함께 전기적으로 연결하기 위한 터널 접합을 포함한다. 터널 접합은 n-도핑된 터널층 및 p-도핑된 터널층을 포함한다. p-도핑된 터널층은 AlGaAsSb(aluminum gallium arsenide antimonide)로 구성되고, 탄소로 도핑된다.
또 다른 실시예에 있어서, 광발전 장치(photovoltaic device)를 구성하는(constructing) 방법이 공개된다. 본 방법은 n-도핑된 터널층 및 p-도핑된 터널층의 성장을 포함한다. p-도핑된 터널층은 AlGaAsSb(aluminum gallium arsenide antimonide)로 구성된다.

제1 광전지(22)는 제1 이미터 및 베이스(emitter and base)(20)를 포함할 수 있다. 하나의 예시적인 실시예에 있어서, 제1 이미터 및 베이스(20)는 GaInPAs(indium gallium arsenide phosphide) 이미터이다. 다른 실시예에 있어서, 제1 이미터 및 베이스(20)는 AlAsSb(aluminum arsenide antimonide), AlGaAsSb, AlInAs(aluminum indium arsenide), InP(indium phosphide), AlGaInAs(aluminum gallium indium arsenide), GaInAs(gallium indium arsenide), 또는 GaAsSb(gallium arsenide antimonide)와 같은 III-V 물질일 수 있지만, 이에 한정되지 않는다. 하나의 실시예에 있어서, 제1 이미터 및 베이스(20)는 서로 분리된(separate) 이미터층과 베이스층(도시되어 있지는 않음)을 포함하고, 여기서 이미터층이 입사광(incident light)에 가장 가깝다.
도시된 바와 같은 비제한적인(non-limiting) 실시예에 있어서, 제1 광전지(22)는 1.1 eV의 밴드갭(bandgap)을 포함한다. 다른 실시예에 있어서, 제1 광전지(22)는 약 0.73 eV에서부터 2.45 eV까지의 밴드갭을 포함할 수 있다. 또 다른 실시예에 있어서, 제1 광전지(22)는 약 1.0 eV에서부터 1.1 eV까지의 밴드갭을 포함할 수 있고, 3중이상의 접합 태양전지(three or more junction solar cell)에 포함될 수 있다. 제1 광전지(22)는 첫번째-광활성-서브셀-층(first-photoactive-subcell-layer) 파장에 민감할(sensitive) 수 있다. 본 명세서에서 사용될 때, 파장(wavelength)이라는 용어는 단일한 개별적 파장(single discrete wavelength)을 의미할 수도 있고, 또는 파장은 그 층의 물질(layer material)이 양호한 빛에서-전기로의 변환 효율(light-to-electricity conversion efficiency)을 달성할 수 있는 일정 범위의 파장들(a range of wavelengths)을 포함할 수도 있다.
제1 광전지(22)는 또한 윈도우층(window layer)(28)을 포함할 수 있다. 윈도우층(28)은 제1 이미터 및 베이스(20)의 제1 측(30)에 배치될 수 있으며, 이것은 입사광 L에 가장 가깝게 위치할 것이다. 본 명세서에서 사용될 때, 상대적인 용어들인 맨 위(top) 및 바닥(bottom)이라는 용어들은 각각 입사광에 가장 가까운 표면과 입사광으로부터 가장 먼 표면을 나타내기 위해 사용된다. 또한, 두 개의 층들을 비교하기 위해 사용될 때, 두 개의 층들을 비교하기 위해서 사용될 때, "상부의(upper)" 또는 "위에(above)" 또는 "위에 있는(overlying)"은 태양에 더 가까운 층을 지칭할 수 있고, "하부의(lower)" 또는 "아래에(below)" 또는 "아래에 있는(underlying)"은 태양 또는 다른 조명 소스(source)로부터 더 먼 층을 지칭할 수 있다. 윈도우층(28)은 약 1.1 eV보다 더 큰 밴드갭 에너지를 제공하는 InP, AlGaInAs, AlInAs, AlAsSb, AlGaAsSb, 또는 GaInPAs 합성물(composition)일 수 있다. 윈도우층(28)은 두 개의 기능을 가진다. 윈도우층(28)의 제1 기능은 제1 광전지(22)의 전방 표면(front surface)(32) 상에서 소수-캐리어-재결합(minority-carrier recombination)을 감소시키는 것(즉, 패시베이트(passivate)하는 것)이다. 게다가, 윈도우 물질의 광학적 속성은 제1 광전지(22) 및 그 아래에 배치될 수 있는 임의의 추가적인 광활성 서브셀층들(도시되지 않음)에게 가능한 많은 광(light)이 전달되도록 하는 것이어야 하며, 여기서 광생성 전하 캐리어(photogenerated charge carrier)들이 더욱 효율적으로 수집될 수 있다. 만일 윈도우층(28)에서 실질적인(substantial) 광 흡수(light absorption)가 존재한다면, 윈도우층에서 생성된 캐리어들은 추후에 수집될 가능성이 더 낮고, 그래서 윈도우에서의 광 흡수가 전체적인 변환 효율을 저하시킨다.
반도체 장치(10)는 선택적으로(optionally), 화살표에 의해 지시된 방향으로부터 부딪치고 있는 도시된 입사광 L에 가장 가까운, 반도체 장치(10)의 전방 표면(32)에 배치되는 반사방지(antireflection)(AR)층 또는 코팅(coating)(도시되지 않음)을 포함할 수 있다. 하나의 실시예에 있어서, AR 코팅은 윈도우층(28) 위에(atop) 배치될 수 있다. AR 코팅은 (공기, 유리, 폴리머(polymer)와 같은) 반도체 장치(10) 위의 광학적으로 투명한 매질(transparent media)과 반도체 장치(10)의 다양한 반도체층(semiconductor layer)들 간의 표면 반사(surface reflection)를 감소시킴으로써, 더 많은 광자들이 반도체 장치(10)로 들어가는 것을 가능하게 할 수 있다. AR 코팅은 예를 들어, TiO2(titanium dioxide), Ta2O5(tantalum pentoxide), SiO2(silicon dioxide), 및 MgF2(magnesium fluoride)와 같은 물질들로 구성될 수 있다. AR 코팅의 두께는 변할 수 있지만, 약 0.04 내지 0.35 미크론(micron) 사이의 범위에 존재할 수 있다. AR 코팅이 반도체 장치(10)에 적용될 수 있지만, 다른 실시예들에서는 다른 서브셀이 반도체 장치(10) 위에 적층되거나 적용될 수 있다.
제1 광전지(22)는 제1 이미터 및 베이스(20)의 바닥 표면(bottom surface)(36)에 배치된 p-도핑된 BSF(back surface field)층(34)을 더 포함할 수 있다. 도시된 바와 같은 예시적인 실시예에서, p-도핑된 BSF층(34)은 p-도핑된 InP BSF층이다. 다른 실시예에 있어서, p-도핑된 BSF층(34)은 AlGaInAs, GaAsSb, AlAsSb, AlGaAsSb, AlInAs, GaInPAs, 및 이들의 합금층일 수 있다. 하나의 실시예에 있어서, BSF층(34)은 InP에 격자-매칭된다(lattice-matched). 다른 실시예에 있어서, BSF층(34)은 매튜-블랙슬리 임계 두께(Matthews-Blakeslee critical thickness) 미만의 두께를 가진 코히런틀리 스트레인드 층(coherently strained layer)일 수 있다.
제2 광전지(24)는 제2 이미터 및 베이스(40)를 포함한다. 도시된 바와 같은 예시적인 실시예에서, 제2 이미터 및 베이스(40)는 InP 격자 상수(lattice constant)를 갖는 GaInPAs층이다. 다른 실시예에 있어서, 제2 이미터 및 베이스(40)는 GaInAs, GaAsSb, AlGaInAs, AlGaAsSb, GaInPAs, 및 InP 격자 상수를 갖는 이들의 합금일 수 있다. 제2 이미터 및 베이스(40)는 제1 이미터 및 베이스(20)의 밴드갭보다 더 낮은 밴드갭을 가질 수 있다. 도 1에서 도시된 바와 같은 예시적인 실시예에서, 제2 광전지(24)는 약 0.8 eV의 밴드갭을 가진다. 다른 실시예에 있어서, 제2 광전지(24)는 약 0.73 eV에서부터 2.0 eV까지의 밴드갭을 가질 수 있다. 또 다른 실시예에 있어서, 제2 광전지(24)는 약 0.73 eV에서부터 0.8 eV까지의 밴드갭을 가질3중 수 있고, InP에 격자-매칭된 3중이상의 접합 태양전지 내에 포함될 수 있다.
제2 광전지(24)는 제2 이미터 및 베이스(40)의 맨 위 표면(top surface)(44)에 배치된 n-도핑된 윈도우층(42)을 더 포함할 수 있다. 일반적으로, n-도핑된 윈도우층(42)의 특성은 윈도우층(28)의 윈도우 특성과 유사하다. n-도핑된 윈도우(42)는 약 2×1018/㎤과 2×1019/㎤ 사이의 n-도핑 농도(n-doping concentration)를 포함할 수 있다. 다른 실시예에 있어서, n-도핑된 윈도우(42)는, 비교적 큰 전계(electric field)를 생성하고 p-n 접합을 패시베이트하기 위하여, 약 1×1019/㎤의 n-도핑 농도를 가진다.
제2 광전지(24)는 제2 이미터 및 베이스(40) 아래에 제2 BSF층(48)을 더 포함할 수 있고, 이것은 BSF층(34)과 유사하다. 터널 접합(26)은 제1 광전지(22)와 제2 광전지(24)를 전기적 직렬(electrical series)로 서로 함께 전기적으로 연결할(electrically connect) 수 있다. 터널 접합(26)은 터널 접합(26) 내에서 터널링 에너지 장벽(tunneling energy barrier)을 감소시키는 타입-II(type-II) 터널 접합이라는 것이 또한 이해되어야 한다. 그리고, 이것은 터널링 확률(tunneling probability)뿐만 아니라 터널 접합(26)의 피크 터널링 전류를 증가시킨다. 예를 들어, 도 4에 도시된 바와 같이, 하나의 실시예에서, 터널 접합(26)은 372 A/㎠의 피크 터널링 전류 및 0.55 mΩ-㎠의 비저항(specific resistance)을 포함할 수 있다. 게다가, 이하에서 더욱 상세하게 설명되는 바와 같이, 터널 접합(26)의 층들 양쪽 모두는 비교적 높은 레벨(level)로 도핑될 수 있다.
도 1에서 도시된 바와 같은 실시예에서, 터널 접합(26)은 p-도핑된 터널층(60) 및 n-도핑된 터널층(62)을 포함한다. p-도핑된 터널층(60)은 AlGaAsSb(aluminum gallium arsenide antimonide)로 구성된다. p-도핑된 터널층(60)은 비교적 높은 탄소 레벨로 도핑될 수 있다(즉, C-도핑 또는 탄소 도핑). 다시 말해, p-도핑된 터널층(60)은 약 1019/㎤에서부터 2×1020/㎤까지의 범위의 C-도핑 농도를 포함할 수 있다. 탄소 도핑은 비교적 낮은 확산 계수(diffusion coefficient)를 포함하는 도펀트(dopant)들을 채용해서, 비교적 안정된(stable) 도핑 프로파일(doping profile)들 및 터널 접합 성능을 낳는다는 것이 이해되어야 한다. 하지만, 인듐 전구체(indium precursor)들은 탄소 도펀트들의 결합(incorporation)을 저해할 수 있기 때문에, 예를 들어, InAlGaAs층과 같은 인듐-기반 물질은 도핑하는 것이 도전(challenging)이 될 수 있다.
p-도핑된 터널층(60)은 p-도핑된 InP BSF층(34)에 격자-매칭될 수 있다는 것 또한 이해되어야 한다. p-도핑된 터널층(60) 내에서의 안티모나이드의 포함은 p-도핑된 InP BSF층(34)과의 격자-매칭(lattice-matching)을 가능하게 한다. 게다가, p-도핑된 터널층(60) 내에서의 알루미늄의 포함은 비교적 높은 밴드갭(즉, 트랜스페어런시) 및 낮은 광 흡수 레벨을 낳는다. 비교적 높은 밴드갭은 약 0.73 eV보다 더 큰 임의의 값일 수 있다. 하나의 실시예에 있어서, p-도핑된 터널층(60)은 약 0.7 eV에서부터 약 1.4 eV까지의 범위의 밴드갭을 포함할 수 있다.
n-도핑된 터널층(62)도 InP에 격자-매칭될 수 있다. 하나의 실시예에 있어서, n-도핑된 터널층(62)은, p-도핑된 터널층(60)과의 타입 II 밴드 정렬(band alignment)을 형성할 수 있고 InP 격자 상수를 갖는 높은 밴드갭 III-V 반도체이다. 다른 실시예에 있어서, n-도핑된 터널층(62)은 InP 격자 상수 및 1.35 eV 이상의 밴드갭을 갖는 높게 n-도핑된 InP, AlInPAs(aluminium indium phosphide arsenic), AlAsSb, 또는 AlGaAsSb 터널층일 수 있다. 하나의 실시예에 있어서, n-도핑된 터널층(62)은 1.35 eV의 밴드갭을 갖는 InP 터널층이다. n-도핑된 터널층(62)은 비교적 높은 실리콘 또는 텔루륨 레벨로 도핑될 수 있다(즉, Si 또는 Te-도핑). 다시 말해, n-도핑된 터널층(62)은 적어도 약 1019/㎤의 Si 또는 Te-도핑 농도를 포함할 수 있다.

도 2는 본 발명의 터널 접합(26)(도 1)에 대한 예시적인 밴드 오프셋 다이어그램의 도면이고, 도 3은 열평형(thermal equilibrium) 후의 도 2에 도시된 밴드 오프셋 다이어그램이다. 도 2 내지 도 3에 도시된 밴드 오프셋 다이어그램들은 터널 접합(26)의 n-도핑된 터널층(62)과 p-도핑된 터널층(60) 양쪽 모두의 가전자대(valence band) Ev 및 전도대(conduction band) Ec뿐만 아니라 가전자대(valence band)(VB) 엣지(edge)를 도시한다. 도시된 바와 같은 예시적인 실시예에서, p-도핑된 터널층(60)은 20% 농도의 알루미늄(즉, x = 0.20)을 포함한다. 열평형에서의 도 3을 참조하면, 캐리어 확산(carrier diffusion) 이후, 가전자대 Ev와 전도대 Ec 양쪽 모두는 p-도핑된 터널층(60)과 n-도핑된 터널층(62) 사이에서 굽어진다(bend)는 것을 알 수 있다. p-도핑된 터널층(60)과 n-도핑된 터널층(62)을 결합시키는 것은 스태거드 갭(staggered gap)(타입 II) 이종구조(heterostructure)를 생성한다. 실제로, 도 2 및 도 3에서 보이는 바와 같이, n-도핑된 터널층(62)의 가전자대 Ev 및 전도대 Ec 양쪽 모두는 p-도핑된 터널층(60)과 비교하여 에너지가 더 낮다. 이종접합(heterojunction)은 서로에게서 성장하는 둘 이상의 반도체 물질들을 포함하고, 이종구조는 이종접합을 포함한다. 타입 II 이종구조는 터널링을 위해 더 낮은 유효 에너지 장벽(effective energy barrier)을 낳는다는 것이 이해되어야 한다.
도 4는 어닐링(annealing) 후의 예시적인 터널 접합(26)에 대해 측정된 특성들을 그래프로 도시하는 도면이다. 구체적으로, 터널 접합(26)은 활발한 접합 성장(active junction growth)을 위해 겪는 온도에 맞먹는 온도에서 30분의 어닐(thirty minute anneal)에 노출되었다. 어닐링 전후에 터널 접합(26)의 성능에 아무런 변화가 없었거나 무시할만한 정도였다는 것이 이해되어야 하고, 이것은 p-도핑된 터널층(60) 및 n-도핑된 터널층(62)(도 1) 양쪽 모두를 위해 사용된 도펀트들이 바로(readily) 확산하지 않는다는 것의 징후(indication)이다. 도 4에서 보이는 바와 같이, 터널 접합(26)은 372 A/㎠ 의 피크 터널링 전류 및 0.55 mΩ-㎠의 비저항을 포함할 수 있다. 피크 터널링 전류는 30,000 썬(sun) 이상에서 작동하는 태양전지와 등가이며, 이것은 실제적 농축(practical concentration)을 상당히 초과한다.
도 5는 반도체 장치(100)의 대안적인 실시예이다. 반도체 장치(100)는 n-도핑된 터널층(162)이 이제 InP 대신 AlGaInAs로 구성된다는 점을 제외하고는 도 1에 도시된 장치와 유사한 구조를 포함한다. 그래서, 반도체 장치(100)는 도 1에서 도시되고 상술한 바와 같이 p-도핑된 터널층(60)의 낮은 광 흡수 레벨 및 비교적 높은 밴드갭을 보유한다(retain)는 것이 이해되어야 한다. n-도핑된 터널층(162)은 비교적 높은 실리콘 레벨, 비교적 높은 텔루륨 레벨, 또는 비교적 높은 양 물질의 조합 레벨로 도핑될 수 있다. 다시 말해, n-도핑된 터널층(62)은 적어도 약 1019/㎤의 실리콘, 텔루륨, 또는 양 물질의 조합(combination)의 도핑 농도를 포함할 수 있다.
n-도핑된 터널층(162)은 n-도핑된 터널층(62)(도 1)보다 더 낮은 밴드갭 및 더 높은 흡광도(light absorbance)를 포함할 수 있지만; n-도핑된 터널층(162)의 더 낮은 밴드갭은 터널링에 대한 에너지 장벽을 감소시키고, 그래서, 이것은 터널링의 확률(probability) 및 터널링 전류 밀도(tunneling current density)를 지수적으로(exponentially) 증가시킨다는 것이 이해되어야 한다. 구체적으로, 하나의 실시예에 있어서, n-도핑된 터널층(162)은 약 0.73 eV의 밴드갭을 포함할 수 있다. 게다가, n-도핑된 터널층(162)의 광 흡수는 n-도핑된 터널층의 두께를 감소시킴으로써 그리고 Al 함량(content)을 감소시킴으로써 경감될 수 있다. 구체적으로, 하나의 실시예에 있어서, 터널 접합(26)의 두께는 최소 약 10 nm까지 감소될 수 있고, n-도핑된 터널층(162) 내의 알루미늄의 양은 약 영(zero)(즉, 무시할만한 양(negligible amounts))에서부터 약 50%까지의 범위에 존재할 수 있다.
도 6은 도 5에 도시된 본 발명의 터널 접합(26)에 대한 예시적인 밴드 오프셋 다이어그램의 도면이고, 도 7은 열평형 후의 도 6에 도시된 밴드 오프셋 다이어그램이다. 기술된 바와 같은 예시적인 실시예에서, p-도핑된 터널층(60)은 20% 농도의 알루미늄(즉, x = 0.20)을 포함하고, n-도핑된 터널층(162)은 GaInAs로 구성된다. 하지만, n+ AlGaInAs층도 생성하기 위하여 알루미늄이 n-도핑된 터널층(162)에 추가될 수 있다는 것이 이해되어야 한다.

항목 1: 반도체 장치(semiconductor device)를 위한 터널 접합(tunnel junction)으로서, 상기 터널 접합은: n-도핑된 터널층(n-doped tunnel layer); 및 p-도핑된 터널층(p-doped tunnel layer);을 포함하고, 상기 p-도핑된 터널층은 AlGaAsSb(aluminum gallium arsenide antimonide)로 구성되는(constructed) 것을 특징으로 하는 터널 접합.
항목 2: 항목 1에 있어서, 상기 p-도핑된 터널층은 탄소(carbon)로 도핑되는(doped) 것을 특징으로 하는 터널 접합.
항목 3: 항목 2에 있어서, 상기 p-도핑된 터널층은 약 1019/㎤에서부터 2×1020/㎤까지의 범위의 탄소 농도(carbon concentration)를 포함하는 것을 특징으로 하는 터널 접합.
항목 4: 항목 1에 있어서, 상기 p-도핑된 터널층은 약 0.7에서부터 약 1.4 eV까지의 밴드갭(bandgap)을 포함하는 것을 특징으로 하는 터널 접합.
항목 5: 항목 1에 있어서, 상기 n-도핑된 터널층은 InP(indium phosphide), AlInPAs(aluminium indium phosphide arsenic), AlAsSb(aluminum arsenide antimonide), 및 AlGaAsSb로 이루어진 그룹으로부터 선택되는 n-도핑된 물질인 것을 특징으로 하는 터널 접합.

항목 10: 반도체 장치로서, 상기 반도체 장치는 제1 서브셀(first subcell); 제2 서브셀(second subcell); 및 상기 제1 서브셀과 상기 제2 서브셀을 전기적 직렬(electrical series)로 함께 전기적으로 연결하기(electrically connecting) 위한 터널 접합;을 포함하고, 상기 터널 접합은 n-도핑된 터널층 및 p-도핑된 터널층을 포함하고, 상기 p-도핑된 터널층은 AlGaAsSb(aluminum gallium arsenide antimonide)로 구성되고, 탄소로 도핑되는 것을 특징으로 하는 반도체 장치.
항목 11: 항목 10에 있어서, 상기 p-도핑된 터널층은 약 1019/㎤에서부터 2×1020/㎤까지의 범위의 탄소 농도를 포함하는 것을 특징으로 하는 반도체 장치.

항목 17: 항목 16에 있어서, 상기 n-도핑된 터널층은 실리콘 및 텔루륨 중의 적어도 하나로 도핑되는 것을 특징으로 하는 반도체 장치.
항목 18: 광발전 장치(photovoltaic device)를 구성하는(constructing) 방법으로서, n-도핑된 터널층을 성장시키는 단계; 및 p-도핑된 터널층을 성장시키는 단계;를 포함하고, 상기 p-도핑된 터널층은 AlGaAsSb(aluminum gallium arsenide antimonide)로 구성되는 것을 특징으로 하는 광발전 장치를 구성하는 방법.
항목 19: 항목 18에 있어서, 상기 p-도핑된 터널층을 탄소로 도핑하는 것을 포함하는 것을 특징으로 하는 광발전 장치를 구성하는 방법.
항목 20: 항목 18에 있어서, 상기 n-도핑된 터널층 및 상기 p-도핑된 터널층은 MOVPE(metalorganic vapor phase epitaxy) 리액터, CBE(chemical beam epitaxy) 리액터, HVPE(hydride vapor phase epitaxy) 리액터, 및 ALD(atomic layer deposition) 리액터로 이루어진 그룹으로부터 선택된 리액터(reactor)에서 순차적으로(sequentially) 성장되는 것을 특징으로 하는 광발전 장치를 구성하는 방법.
본 명세서에서 기술된 장치 및 방법들의 형태들은 본 발명의 바람직한 실시예들을 구성하지만, 본 발명은 장치 및 방법들의 이러한 엄밀한 형태들에 한정되지 않고, 본 발명의 범위로부터 벗어나지 않으면서 변경이 가해질 수 있다는 것이 이해되어야 한다.
Claims (12)
- 반도체 장치(semiconductor device)(10, 100)를 위한 터널 접합(tunnel junction)(26)으로서,
상기 터널 접합(26)은:
n-도핑된 터널층(n-doped tunnel layer)(62, 162); 및
p-도핑된 터널층(p-doped tunnel layer)(60);
을 포함하고,
상기 p-도핑된 터널층은 AlGaAsSb(aluminum gallium arsenide antimonide)로 구성되는(constructed) 것을 특징으로 하는 터널 접합.
- 청구항 1에 있어서,
상기 p-도핑된 터널층은 탄소(carbon)로 도핑되는(doped) 것을 특징으로 하는 터널 접합.
- 청구항 2에 있어서,
상기 p-도핑된 터널층은 약 1019/㎤에서부터 2×1020/㎤까지의 범위의 탄소 농도(carbon concentration)를 포함하는 것을 특징으로 하는 터널 접합.
- 청구항 1에 있어서,
상기 p-도핑된 터널층은 약 0.7에서부터 약 1.4 eV까지의 밴드갭(bandgap)을 포함하는 것을 특징으로 하는 터널 접합.
- 청구항 1에 있어서,

- 광발전 장치(photovoltaic device)(10, 100)를 구성하는(constructing) 방법으로서,
n-도핑된 터널층(62, 162)을 성장시키는 단계; 및
p-도핑된 터널층(60)을 성장시키는 단계;
를 포함하고,
상기 p-도핑된 터널층은 AlGaAsSb(aluminum gallium arsenide antimonide)로 구성되는 것을 특징으로 하는 광발전 장치를 구성하는 방법.
