The laser processing proceeds while changing the position where the laser beam emitted from the laser oscillator is focused by the condensing lens and irradiated to the object to be processed. For such laser processing, the object to be processed is mounted on a stage, and the stage is moved or the condenser lens is moved to change the position where the laser beam is irradiated on the object.
In order to shorten the machining time, it is necessary to increase the maximum acceleration force of the stage or the condenser lens, and a high acceleration force causes a large vibration due to a high repulsive force, thereby causing a large machining error.

Hereinafter, a laser processing apparatus according to an embodiment will be described in detail with reference to the accompanying drawings. In the drawings, like reference numerals refer to like elements, and the size or thickness of each element may be exaggerated for clarity of explanation.
The scanner mirror rotation method in which the normal moving part does not exist is for moving the beam position with respect to the object to be processed by the scanner mirror rotation, and the scanner mirror mass is small and the vibration is small. Therefore, the scanner mirror rotation system can be processed at a higher speed than the heavy stage movement system. On the other hand, if the beam position shift with respect to the object to be processed is large relative to the size of the lens, the angle formed between the machined surface and the beam incident on the machined surface deviates from the vertical direction. For this reason, a vertical incidence optical system which allows the laser beam to be incident only vertically on the condensing lens is adopted and a method of moving both the vertical incidence optical system and the object to be processed or only one of them is adopted. At this time, the mass of the stage moving part or the optical system for moving the object to be processed may be large, or a large mechanical vibration may be caused at the time of rapid acceleration for high-speed operation. Such vibration can be continued for a long time as the vibration amplitude is large and the frequency is low. For example, when the maximum acceleration is 1 G and the mass of the moving part is 100 kg, the stage position error due to the mechanical vibration reaches several tens to several hundreds of micrometers, and the vibration holding time can reach several hundreds of milliseconds. This mechanical vibration causes laser beam path vibration, and the laser beam path error generated thereby may cause a large processing error in addition to the stage position control error.
According to the laser machining apparatus according to the embodiment described below, the converging lens and the object to be processed mounted on the stage are moved in opposite directions to each other while minimizing the friction between the base and the base, , It is possible to minimize the repulsive force generated during the deceleration, for example, zero. Therefore, even if the maximum acceleration force of the stage moving unit and the condensing lens moving unit is increased, vibration is not generated, .

1 and 2, the focusing lens
The condensing lens
The stage
7, the position X1 of the condensing
The interval X between the position X1 of the condensing
As described above, the X value changed by the
The laser processing apparatus according to the embodiment further includes a restoring
The restoring
If the X1 and X2 values are out of the range including the region to which the acceleration force is applied so as to achieve the desired machining speed in the specific range, that is, the machining region and the machining region, the machining operation of the
According to the laser machining apparatus according to the embodiment as described above, the machining error due to the vibration can be reduced while realizing the machining time reduction by raising the acceleration force, thereby ensuring the good machining quality.
For example, consider a method of laser processing a wafer of 10 mm x 10 mm in size, for example, a 300 mm diameter wafer, in which the position of the laser beam is fixed and the wafer is moved and the machining area is machined at constant velocity . As the speed of the constant velocity section increases with respect to a specific acceleration force, the time required to accelerate from the stop state to the constant velocity section required for machining is increased, and the machining time is reduced. Therefore, there is an optimum value of the constant velocity section speed. Even if simply increasing the constant velocity section velocity, the laser processing time is not shortened, and it is necessary to increase the acceleration force.
According to the laser processing apparatus according to the embodiment, even when the maximum acceleration force of the
In the laser machining apparatus as described above, X (= X1-X2) values changed by the
On the other hand, when the
