Abstract
Description
The present invention relates to an apparatus for removing fluorine gas and aerosols contained in waste gas discharged from a semiconductor and a display device manufacturing process. More particularly, the present invention relates to an ionizing electrostatic precipitator provided at a front end of a wet scrubber, The ionizing electrostatic precipitator reduces the performance load of the wet scrubber and the dust collecting electrostatic precipitator, and the dust collecting electrostatic precipitator for dust collection improves the treatment efficiency of the aerosol, thereby simplifying the structure as a whole and improving the dust collecting efficiency. ≪ / RTI >
A scrubber is used to treat the waste gas discharged from the manufacturing process of semiconductors and display devices. The scrubber is one of the gas-liquid contact type dust collectors and is also called a wet scrubber.
Such a scrubber collects dust and gas contained in the exhaust gas by the droplets, liquid film, bubbles generated when the circulating water is dispersed in the polluted gas or when the polluted gas is dispersed in the circulating water. That is, the scrubber separates and collects particles according to the principle of inertia collision, diffusion, humidification, cohesion and adhesion of the particles.
In the process of manufacturing semiconductor and display devices, noxious gases such as silane (SiH 4 ) and arsine (AsH 3 ), and process gases such as hydrogen are used for deposition, diffusion and etching processes. Since these process gases are pyrophoric and toxic, the used process gas must be purified and discharged to the atmosphere.
Accordingly, in each line of the semiconductor manufacturing process, a plurality of sub scrubbers for purifying the process gas are provided, each sub scrubber is connected to one duct, and the duct is connected to a main scrubber .
The waste gas supplied to the main scrubber includes HF, F 2 , OF 2 , Si 3 N 4 NH 4 F, SiF 4 , SiH 2 , HF 3, and the like. Here, OF 2 is an oxidizing agent having a pungent odor, and SiO 2 and Si 3 N 4 are insoluble particulate matter, which is the main clogging substance of the scrubber, and aerosols (submicron particles) cause white smoke. And NH 4 F is easily formed in the gas phase by the reaction of NH 3 and HF, and causes aerosol white matter phenomenon. And NH 3 reacts with acid gas (HF) to produce ammonium salt (NH 4 F, aerosol). Further, F 2 is hydrolyzed to produce HF and OF 2 , and SiF 4 is hydrolyzed to produce HF and SiO 2 .
Aerosols are microparticles of size less than 10 탆. Aerosols are solid substances such as smoke and fumes, and suspended substances, including liquids such as mist and fog. Aerosols contain a large amount of harmful substances, making it difficult to comply with legal discharge standards, causing health problems and corrosion of nearby facilities. In addition, the inducement of aversion by the emission of white smoke is the cause of the biggest complaint.
However, a large amount of aerosol is contained in the waste gas discharged from the semiconductor and display device manufacturing processes. These aerosols are too massive to be governed by inertial forces and too large to be dominated by diffusive forces, so they are not well removed by wet scrubbers with inertial impact forces and diffusive forces.
Accordingly, there has been a problem that white smoke is generated because the aerosol is not properly removed from the waste gas discharged from the manufacturing process of the conventional semiconductor and display device.
The main object of the present invention is to provide an ionizing electrostatic precipitator at the tip of a wet scrubber and an electrostatic precipitator for dust collection at the rear end of the wet scrubber, To provide an ionized wet electrostatic precipitator for increasing the treatment efficiency of aerosols which are difficult to treat.
In addition, a water film is formed on the dust collecting plate of the wet electrostatic precipitator by the overflow of the circulating water, so that the back-corona phenomenon caused by the reverse transfer does not occur and the dust attached continuously is washed away by the water flow, And to provide an ionized wet electrostatic precipitator capable of continuous and continuous operation.

The circulation pipe is connected to the ionization electrostatic precipitator and the upper water tank of the dust collecting electrostatic precipitator.
The upper part of the dust collecting electrostatic precipitator further includes a shaping active layer filled with molded activated carbon in the main body.
The formed activated carbon has a hollow portion formed in the center thereof to smooth the flow of the waste gas and to perform the catalytic function not the adsorption function, thereby removing the fluorine gas.
Preferably, the formed activated carbon has a hollow portion in the center thereof, an outer diameter of 38 mm, and a length of 38 mm.
According to the ionizing wet electrostatic precipitator of the present invention, the ionizing electrostatic precipitator provided at the tip of the wet scrubber treats large particles contained in the waste gas and a large amount of dust to remove the load on the charge layer and the dust collecting electrostatic precipitator And the packed bed is prevented from being easily clogged, so that the maintenance period is lengthened.

Further, according to the present invention, circulation water is formed on the surface of the dust collecting plate to continuously flow, thereby preventing the phenomenon that fine particles are fixed to the dust collecting plate and eliminating the trouble of stopping the operation of the dust collecting plate, But also has an effect of extending the cycle of preventive maintenance.

More specifically, the ionizing wet electrostatic precipitator 1 according to the present invention comprises a
The

An ionizing electrostatic precipitator (10) is installed on the gas inlet pipe (11).
Thus, in the ionization wet electrostatic precipitator 1 according to the present invention, wet electrostatic precipitators are provided at the front end and the rear end of the
Preferably, the ionization
Next, with reference to FIG. 2, a preferred embodiment of a 'membrane electrostatic precipitator' applied to the ionization electrostatic precipitator and the dust collector electrostatic precipitator will be described.
As shown in the figure, the electrophoresis type
More specifically, the
An
Accordingly, when the circulating water is supplied through the
Accordingly, the
A rod-shaped
The
On the other hand, a
Therefore, when a high voltage is applied to the
The water circulates along the inner circumferential surface of the
The
The dust, mist, and the like contained in the gas flowing along the inner circumferential surface of the
As described above, the ionization
The waste gas flowing into the ionization
The dust collecting
Therefore, according to the present invention, by using the apparatus including the ionization
However, treatment at a lower concentration is limited. In order to overcome this problem, the ionized wet electrostatic precipitator 1 according to the present invention is further provided with a preformed special charcoal layer 60 at the rear end of the dust collecting
The formed activated carbon layer 60 is formed by filling molded activated carbon into the

Through this, the HF concentration in the waste gas discharged from the semiconductor and display manufacturing process can be lowered to 1 ppm or less, more preferably 0.5 ppm.
FIG. 4 shows an example of the activated carbon according to the present invention. As shown in the figure, the formed activated carbon has an outer diameter of 38 mm and a length of 38 mm and a hollow portion formed therein. That is, conventionally used 4 to 8 mesh shredded charcoal or assembled activated carbon having a diameter of 4 mm has a problem that the porosity is so small that it is easily clogged. However, since the formed activated carbon is formed of a molded body of a predetermined size and a hollow portion is formed therein, the formed activated carbon is not easily clogged.
1, the operation of the ionizing wet electrostatic precipitator 1 according to the present invention will be described.
First, when waste gas containing dust, mist and fluorine gas flows into the
At this time, circulating water is supplied to the
When a DC high voltage is applied to the
At this time, since the ionization
Then, the waste gas treated in the ionization
That is, the filling
The filling
The
The waste gas passing through the packed bed (20) flows into the dust collecting electrostatic precipitator (50). Then, the waste gas moves upward through the inside of the plurality of cylindrical dust collecting plates (55) provided in the dust collecting electrostatic precipitator (50). At this time, the circulating water is supplied to the
When a direct current high voltage is applied to the
In particular, the
As described above, the ionization
However, this physical separation method alone has a limitation in advanced processing of F 2 and OF 2 components. In order to solve this problem, the ionized wet electrostatic precipitator 1 according to the present invention is further provided with a formed activated carbon layer 60 on the dust collecting
The activated carbon layer 60 reacts with HF to generate CF 4 , which is consumed by itself. Accordingly, when the ionized wet electrostatic precipitator 1 equipped with the formed activated carbon layer 60 is used, the concentration of HF discharged from the semiconductor and display manufacturing processes can be lowered to 1 ppm or less and the wind-formed activated carbon layer to 0.5 ppm. Also, the formed activated carbon layer 60 has an odor removing effect. Particularly, the formed activated carbon filled in the formed activated carbon layer 60 is not clogged because the hollow portion is formed therein and is large in size.
Further, a water separation layer (not shown) may be further provided at the rear end of the
Meanwhile, FIG. 3 is a schematic structural view showing a horizontal ionized wet electrostatic precipitator according to another embodiment of the ionized wet electrostatic precipitator according to the present invention. As shown in the figure, a
As described above, the ionizing wet electrostatic precipitator according to the present invention effectively removes aerosols, thereby preventing white smoke from occurring even if the filtered air is discharged through a discharge unit such as a stack.
In addition, the present invention forms a water film that is continuously grounded on the surface of the dust collecting plate to prevent contamination of the dust collecting plate, thereby providing a long maintenance period for cleaning the wet electrostatic precipitator. It protects the dust collecting plate by the water film even in the high corrosive environment, and it does not need to use expensive corrosion-resistant metal or carbon-FRP for electrical conduction. It has high economic efficiency. Spark caused by reverse corona or reverse polarity discharge does not occur It is possible to perform stable operation under a high electric field.
Further, according to the present invention, by continuously forming the overflow of water on the dust collecting plate, an even water film is formed thereby to continuously wash the dust attached to the dust collecting plate by the flowing water, thereby keeping the dust collecting plate always clean and improving the electric conductivity And has an effect of keeping the dust collection efficiency high.
In addition, since the water itself has excellent electrical conductivity, the dust collecting efficiency can be enhanced, and the height of the dust collecting plate can be remarkably reduced, and the material of the dust collecting plate can be variously selected from non-conductive materials.
