Abstract
본 발명의 태양전지는 기판과, 상기 기판 상에 형성된 이면 전극층과, 상기 이면 전극층 상에 형성된 광 흡수층과, 상기 광 흡수층 상에 형성된 투명 전극층과, 상기 광 흡수층과 투명 전극층 사이에 형성된 제1 광 파장 변환층과 제2 광 파장 변환층을 포함하고, 상기 제1 광 파장 변환층과 제2 광 파장 변환층은 서로 다른 크기의 나노 입자를 포함한다.
상기와 같은 발명은 광 파장 변환층을 형성함으로써, 태양전지로 입사되는 단파장의 자외선을 장파장의 가시광선으로 용이하게 변경시켜 광 흡수율을 높일 수 있는 효과가 있다.

Description
본 발명은 태양전지에 관한 것으로, 보다 상세하게는 태양전지의 효율을 향상시키기 위한 태양전지 및 그의 제조방법에 관한 것이다.
일반적으로, 태양전지는 태양광 에너지를 전기에너지로 변환시키는 역할을 하며, 이러한 태양전지는 최근 에너지의 수요가 증가함에 따라 상업적으로 널리 이용되고 있다.
태양전지는 이면 전극층, 광 흡수층, 투명 전극층이 투명한 유리 기판 상에 적층되어 형성되며, 이면 전극층과 투명 전극층을 전기적으로 연결함으로써 태양전지가 완성된다.
하지만, 종래 태양전지에 입사되는 태양광 중 자외선 영역의 광은 파장이 짧아 광 흡수층에 도달되지 못하고, 이로 인해 태양전지의 광 효율이 떨어지는 문제점이 발생된다.
상기와 같은 문제점을 해결하기 위해, 본 발명은 태양전지로 입사되는 자외선 영역의 광을 효과적으로 광 흡수층에 흡수시키기 위한 태양전지 및 그의 제조방법을 제공하는 것을 그 목적으로 한다.
상술한 목적을 달성하기 위하여, 본 발명의 태양전지는 기판과, 상기 기판 상에 형성된 이면 전극층과, 상기 이면 전극층 상에 형성된 광 흡수층과, 상기 광 흡수층 상에 형성된 투명 전극층과, 상기 광 흡수층과 투명 전극층 사이에 형성된 제1 광 파장 변환층과 제2 광 파장 변환층을 포함하고, 상기 제1 광 파장 변환층과 제2 광 파장 변환층은 서로 다른 크기의 나노 입자를 포함한다.
또한, 상술한 목적을 달성하기 위하여, 본 발명의 태양전지 제조방법은 기판을 마련하는 단계와, 상기 기판 상에 이면 전극층을 형성하는 단계와, 상기 이면 전극층 상에 광 흡수층을 형성하는 단계와, 상기 광 흡수층 상에 광 파장 변환층을 형성하는 단계와, 상기 광 파장 변환층 상에 투명 전극층을 형성하는 단계를 포함한다.
본 발명은 광 파장 변환층을 형성함으로써, 태양전지로 입사되는 단파장의 자외선을 장파장의 가시광선으로 용이하게 변경시켜 광 흡수율을 높일 수 있는 효과가 있다.
또한, 본 발명은 광 파장 변환층을 다층으로 형성함으로써, 광 파장의 변환 효율을 보다 향상시킬 수 있는 효과가 있다.
또한, 본 발명은 광 흡수층으로 흡수되는 광 손실을 최소화함으로써, 태양전지의 발전 효율을 향상시킬 수 있는 효과가 있다.

이하, 도면을 참조하여 본 발명의 실시예를 상세히 설명하기로 한다.
도 1은 본 발명의 제1 실시예에 따른 태양전지를 나타낸 단면도이고, 도 2는 본 발명의 제1 실시예에 따른 태양전지의 동작을 나타낸 단면도이다.
도 1을 참조하면, 본 발명의 제1 실시예에 따른 태양전지는 기판(100)과, 상기 기판(100) 상에 형성된 이면 전극층(200)과, 상기 이면 전극층(200) 상에 형성된 광 흡수층(300)과, 상기 광 흡수층(300) 상에 형성된 투명 전극층(400)과, 상기 광 흡수층(300)과 투명 전극층(400) 사이에 형성된 광 파장 변환층(500, 600)을 포함한다.
기판(100)은 플레이트 형상으로 형성되며, 투명한 유리 재질로 형성될 수 있다. 기판(100)은 리지드(Rigid)하거나 플렉서블(Flexible)할 수 있으며, 유리 기판 이외에 플라스틱 또는 금속 재질의 기판이 사용될 수 있다.
또한, 기판(100)으로 나트륨 성분이 포함된 소다 라임 글래스(Soda Lime Glass) 기판이 사용될 수 있다.
기판(100) 상에는 이면 전극층(200)이 형성될 수 있다.
이면 전극층(200)으로는 몰리브덴(Mo)이 사용될 수 있다. 이면 전극층(200)으로는 몰리브덴 외에 알루미늄(Al), 니켈(Ni), 크롬(Cr), 티탄(Ti), 은(Ag), 금(Au) 등의 금속 또는 투명 전도막(TCO, Transparent conductive oxide)인 인듐 틴 옥사이드(ITO), 징크 옥사이드(ZnO), 틴 옥사이드(SnO2)가 사용될 수 있다.
이면 전극층(200)은 동종 또는 이종 금속을 이용하여 두 개 이상의 층을 이루도록 형성될 수도 있다.
이면 전극층(200) 상에는 광 흡수층(300)이 형성될 수 있다.
광 흡수층(300)은 Ⅰ-Ⅲ-Ⅵ족계 화합물을 포함하며, 예컨대 구리-인듐-갈륨-셀레나이드계(Cu(In,Ga)Se2;CIGS계) 결정 구조, 구리-인듐-셀레나이드계 또는 구리-갈륨-셀레나이드계 결정 구조를 가질 수 있다.
광 흡수층(300) 상에는 본 발명에 따른 광 파장 변환층(500, 600)이 형성될 수 있다. 광 파장 변환층(500, 600)은 태양전지로 입사되는 태양광 중 자외선 단파장을 장파장의 가시광선으로 변환시키는 역할을 한다.
이로 인해 광 흡수층(300)에 입사되는 자외선 단파장을 효과적으로 광 흡수층(300)에 입사시킬 수 있다. 본 발명에 따른 광 파장 변환층(500, 600)에 대해서는 이후에 자세히 설명하기로 한다.
상기 광 파장 변환층(500, 600) 상에는 투명 전극층(400)이 형성될 수 있다.
투명 전극층(400)은 투명한 형태의 도전성 재질로 형성되며, 알루미늄이 도핑된 산화 아연(AZO; ZnO:Al)이 사용될 수 있다.
투명 전극층(400)으로서 AZO 이외에도 광 투과율과 전기 전도성이 높은 물질인 산화아연(ZnO), 산화주석(SnO2), 산화인듐주석(ITO) 중 어느 하나의 물질을 포함하여 형성될 수 있다.
한편, 본 발명에 따른 광 파장 변환층(500, 600)은 입사되는 태양광의 파장을 변경시키는 역할을 하며, 1nm 내지 6nm의 입자를 포함하는 나노 입자층일 수 있다.
광 파장 변환층(500, 600)은 제1 광 파장 변환층(500)과, 제2 광 파장 변환층(600)을 포함할 수 있다.
제1 광 파장 변환층(500)은 광 흡수층(300) 상에 형성될 수 있으며, 제1 광 파장 변환층(500)은 나노입자(520)와, 상기 나노입자(520) 상에 형성된 매트릭스(540)를 포함할 수 있다.
나노입자(520)로는 금, 은, 구리, 알루미늄, 백금 또는 Ⅱ-Ⅵ, Ⅲ-Ⅴ 족 화합물을 포함할 수 있으며, 이러한 나노입자(520)는 기판(100) 상에 직접 증착 형성될 수 있다.
나노입자(520)의 직경(D2)은 2nm 내지 6nm 이하로 형성될 수 있다. 이러한 크기를 가지는 나노입자(520)는 320nm의 파장을 가지는 자외선을 450nm 내지 650nm의 파장을 가지는 가시광으로 변환시킬 수 있다.
나노입자(520)의 단면은 사각 형상으로 형성될 수 있다. 나노입자(720)의 형상은 이에 한정되지 않으며, 디스크 형상, 구 형상, 막대 형상 또는 다면체 형상을 포함할 수 있다.
매트릭스(540)는 나노입자(520)들을 덮도록 형성될 수 있다. 매트릭스(540)로는 절연체일 수 있다.
예컨대, 실리콘계 수지 등과 같은 폴리머, 실리콘 옥사이드, 실리콘 나이트라이드, 징크 옥사이드 또는 알루미늄 옥사이드 등과 같은 무기 물질이 사용될 수 있다.
매트릭스(540)가 무기물질로 형성될 경우, 높은 내열성을 가질 수 있다. 이에 매트릭스가 무기물질을 포함하는 경우 이후의 공정은 고온에서 진행될 수 있다.
제2 광 파장 변환층(600)은 제1 광 파장 변환층(500) 상에 형성될 수 있으며, 제1 광 파장 변환층(500)과 동일하게 나노입자(620)와, 매트릭스(640)로 구성될 수 있다.
제2 광 파장 변환층(600)에 형성된 나노입자(620)는 제1 광 파장 변환층(500)에 형성된 나노입자(520)의 크기보다 작게 형성될 수 있으며, 제2 광 파장 변환층(600)의 나노입자(620)의 크기는 1nm 내지 3nm의 크기로 형성될 수 있다.
이러한 제2 광 파장 변환층(600)의 나노입자(620)는 320nm의 파장을 가지는 자외선을 400nm 내지 500nm의 파장을 가지는 가시광으로 변환시킬 수 있다.
도 2에 도시된 바와 같이, 태양광 중 파장이 짧은 자외선 광인 제1 광(L1)이 입사되면, 제1 광(L1)은 제2 광 파장 변환층(600)에 입사된다.
제2 광 파장 변환층(600)에 입사된 제1 광(L1)은 제2 광 파장 변환층(600)의 나노입자(620)를 거쳐 단파장의 가시광선 예컨대, 400nm 내지 500nm의 파장을 가지는 제2 광(L2)으로 변환될 수 있다.
제2 광(L2)은 제1 광 파장 변환층(500)에 입사되며, 제1 광 파장 변환층(500)의 나노입자(520)를 거쳐 장파장의 가시광선 예컨대, 450nm 내지 650nm의 파장을 가지는 제3 광(L3)으로 변환될 수 있다.
따라서, 상기와 같이 장파장의 가시광선인 제3 광(L3)은 광 흡수층(300)에 용이하게 흡수될 수 있으며, 이는 태양전지의 광 효율을 향상시킬 수 있는 효과가 있다.
상기에서는 광 경로 변환층(500, 600)으로서 나노 입자층을 형성하였지만, 이에 한정되지 않고 다음과 같이 형성될 수 있다.
도 3은 본 발명의 제2 실시예에 따른 태양전지를 나타낸 단면도이다.
도 3에 도시된 바와 같이, 본 발명의 제2 실시예에 따른 태양전지는 기판(100)과, 상기 기판(100) 상에 형성된 이면 전극층(200)과, 상기 이면 전극층(200) 상에 형성된 광 흡수층(300)과, 상기 광 흡수층(300) 상에 형성된 양자점 층(700, 800)인 광 파장 변환층과, 상기 광 파장 변환층(700, 800) 상에 형성된 투명 전극층(400)을 포함한다. 여기서, 양자점 층(700, 800)을 제외한 구성은 제1 실시예에 따른 태양전지의 구성과 동일하므로 생략한다.
광 파장 변환층으로 형성되는 양자점 층(700, 800)은 제1 양자점 층(700)과 제2 양자점 층(800)을 포함할 수 있다.
제1 양자점 층(700)은 광 흡수층(300) 상에 형성되며, 다수의 양자점(720)들과, 상기 양자점(720)들을 포함하는 분산액(740)으로 형성될 수 있다.
양자점(720)은 황화 아연(ZnS) 또는 황하 카드뮴 입자(CdS)일 수 있으며, 2nm 내지 6nm의 크기로 형성될 수 있다.
분산액(740)은 양자점(720)들이 서로 엉켜 붙지 않도록 하며, 분산제와 용매를 결합하여 형성할 수 있다.
분산제로는 카르복실산계 분산제, 카르복실에스테르계 분산제, 올레인산계 분산제, 스테아르산계 분산제, 팔미트산계 분산제 및 핵실 포스포닉산계 분산제가 사용될 수 있다.
용매로는 에탄올, 벤진 및 아세톤 등의 유기 용매가 사용될 수 있다.
제2 양자점 층(800)은 제1 양자점 층(700) 상에 형성될 수 있으며, 제1 양자점 층(700)과 동일하게 양자점(820)들과, 상기 양자점(820)들을 포함하는 분산액(840)으로 형성될 수 있다.
제2 양자점 층(800)에 형성된 양자점(820)은 제1 양자점 층(700)에 형성된 양자점(720)의 크기보다 작게 형성될 수 있으며, 제2 양자점 층(800)의 양자점(820) 크기는 1nm 내지 3nm의 크기로 형성될 수 있다.
이로 인해, 제2 양자점 층(800)은 태양전지로 입사되는 자외선 영역의 광을 단파장 가시광선인 400nm 내지 500nm의 파장을 가지도록 광의 파장을 변경시킬 수 있다.
이와 함께, 제1 양자점 층(700)은 400nm 내지 500nm의 파장을 가지는 단파장 가시광선을 450nm 내지 650nm를 가지는 장파장의 가시광선으로 변환시킬 수 있다.
이로 인해 본 발명의 제2 실시예에 따른 광 파장 변환층인 양자점 층(700, 800)은 태양전지로 입사되는 자외선 영역의 광을 광 흡수층(300)에 효과적으로 흡수시킬 수 있는 효과가 있다.
이하에서는 도면을 참조하여 본 발명에 따른 태양전지의 제조방법을 살펴본다. 도 4 내지 도 10은 본 발명에 따른 태양전지의 제조방법을 나타낸 단면도이다.
도 4에 도시된 바와 같이, 기판(100)이 마련되면, 기판(100) 상에 이면 전극층(200)을 형성하는 단계를 수행할 수 있다.
이면 전극층(200)은 기판(100) 상에 몰리브덴을 스퍼터링하여 형성할 수 있다.
도 5에 도시된 바와 같이, 기판(100) 상에 이면 전극층(200)이 형성되면, 이면 전극층(200) 상에 광 흡수층(300)을 형성하는 단게를 수행한다.
광 흡수층(300)은 CIGS를 동시 증착법에 의해 형성할 수 있다.
도 6에 도시된 바와 같이, 이면 전극층 상에 광 흡수층이 형성되면, 광 흡수층(300) 상에 상에 금, 은, 구리, 알루미늄, 또는 백금 등의 나노입자(520)를 일정 두께를 가지도록 형성될 수 있다.
나노입자(520)는 증착 및 열처리를 수행하여 2nm 내지 6nm의 두께로 형성될 수 있으며, 열처리 공정 조건을 조절하여 나노입자(520)의 두게 및 직경을 결정할 수 있다.
도 7에 도시된 바와 같이, 광 흡수층(300)에 나노입자(520)가 형성되면 나노입자(520) 상에 매트릭스(540)를 형성하는 단계를 수행할 수 있다.
매트릭스(740)는 실리콘 옥사이드, 실리콘 나이트라이드, 징크 옥사이드 또는 알루미늄 옥사이드 등과 같은 무기물질을 사용하여 코팅할 수 있다.
이로 인해 광 흡수층(300) 상에는 제1 광 파장 변환층(500)이 형성될 수 있다.
이와 다르게, 광 경로 변환층으로 양자점 층이 형성될 경우, 황화 아연, 황화 카드뮴 입자를 폭발법에 의해 2nm 내지 6nm의 크기를 가지는 양자점을 형성한 후, 이를 분산액에 혼합하여 양자점 용액을 형성할 수 있다.
상기와 같이 형성된 양자점 용액을 스프레이법 또는 스핀 코팅에 의해 투명 전극층 상에 형성하여 광 흡수층(300) 상에 양자점 층을 형성할 수 있다.
도 8에 도시된 바와 같이, 광 흡수층(300)에 제1 광 파장 변환층(500)이 형성되면, 앞서 설명한 바와 동일한 방법으로 1nm 내지 3nm의 크기를 가지는 나노입자(620)를 형성할 수 있다.
도 9에 도시된 바와 같이, 제1 광 파장 변환층(500) 상에 나노입자(620)가 형성되면, 매트릭스(640)를 코팅하여 제2 광 파장 변환층(600)을 형성할 수 있다.
이와 다르게, 광 경로 변환층으로 양자점 층이 형성될 경우, 양자점의 크기를 1nm 내지 3nm의 크기를 가지는 양자점을 포함하도록 양자점 층을 형성할 수 있다.
도 10에 도시된 바와 같이, 제1 광 파장 변환층(500) 상에 제2 광 파장 변환층(600)이 형성되면, 제2 광 파장 변환층(600) 상에 투명 전극층(400)을 형성하는 단계를 수행할 수 있다.
투명 전극층(400)은 AZO를 스퍼터링 법으로 증착하여 형성할 수 있으며, 이로부터 고효율의 태양전지가 제조될 수 있다.
상기에서는 도면 및 실시예를 참조하여 설명하였지만, 해당 기술 분야의 숙련된 당업자는 하기의 특허청구범위에 기재된 본 발명의 기술적 사상으로부터 벗어나지 않는 범위 내에서 본 발명은 다양하게 수정 및 변경시킬 수 있음은 이해할 수 있을 것이다.

- 기판;
상기 기판 상에 형성된 이면 전극층;
상기 이면 전극층 상에 형성된 광 흡수층;
상기 광 흡수층 상에 형성된 투명 전극층; 및
상기 광 흡수층과 투명 전극층 사이에 형성된 제1 광 파장 변환층과 제2 광 파장 변환층을 포함하고,
상기 제1 광 파장 변환층과 제2 광 파장 변환층은 서로 다른 크기의 나노 입자를 포함하는 태양전지. - 청구항 1에 있어서,
상기 광 파장 변환층은 1nm 내지 6nm의 크기의 입자를 포함하는 태양전지. - 청구항 1에 있어서,
상기 제2 광 파장 변환층의 입자 크기는 제1 광 파장 변환층의 입자 크기보다 작은 태양전지. - 청구항 3에 있어서,
상기 제1 광 파장 변환층은 2nm 내지 6nm 이고, 제2 광 파장 변환층은 1nm 내지 3nm인 태양전지. - 청구항 1에 있어서,
