Abstract
본 발명은 방사선 촬영 시스템 및 그 제조 방법에 대하여 개시한다. 본 발명의 일면에 따른 방사선 촬영 시스템의 백플레인 패널은, 피사체를 통과한 엑스선(X-ray)이 입사되면, 전하를 발생시키는 광전도체(Photoconductor); 각 픽셀당 구비되며, 발생된 상기 전하를 저장하는 커패시터; 및 상기 각 픽셀당 구비되며, 게이트에 신호가 인가되면, 저장된 상기 전하를 출력하는 산화물 박막 트랜지스터를 포함하는 것을 특징으로 한다.
Description
본 발명은 방사선 촬영 시스템에 관한 것으로서, 더 구체적으로는 고해상도 특성과 고속 동영상 구현을 달성할 수 있는 방사선 촬영 시스템 및 그 제조 방법에 관한 것이다.
일반적으로, 방사선 촬영 시스템은 엑스선(x-ray)을 인체에 투과하여 인체 내부 구조물을 촬영하여 이를 진단에 이용한다.
초기의 방사선 촬영 시스템은 필름을 이용하여 영상을 촬영하였기 때문에, 필름을 매번 구입하고 현상해야 했을 뿐만 아니라, 필름보관과 필름관리에도 많은 어려움이 있었다.
때문에, 근래에는 디지털 방사선 촬영 시스템(Digital Radiography System)이 도입되어 사용되고 있어, 필름을 이용한 방사선 촬영 시스템의 문제는 자연히 해결되었고, 진단과정도 더 효율화되고 있다.
이러한, 디지털 방사선 촬영 시스템은 재료 구성 방식, 엑스선을 전기적 신호로 변환시키는 방식 그리고, 전기적 신호를 획득하는 방식에 따라 다양하게 구성될 수 있다. 이하, 다양한 디지털 방사선 촬영 시스템에 대하여 잠시 살펴본다.
첫째로, 재료 구성 방식에 따라, 디지털 방사선 촬영 시스템은 단일형 소자로 구성되는 경우와 혼성형 소자로 구성되는 경우로 구분된다.
전자의 경우는 전기적 신호를 발생하는 신호발생부와 전기적 신호를 처리하는 신호처리부가 단일소재의 반도체로 구성되거나, 단일공정으로 제작되는 경우이며, 예컨대, CCD(Charge Coupled Device) 광검출소자나, CMOS(Complementary Metal Oxide Semiconductor) 광검출소자를 단일적으로 이용하는 경우이다.
후자의 경우는 신호발생부와 신호처리부가 각기 다른 재질로 구성되거나, 각기 다른 공정으로 제작되는 경우이다. 예컨대, p/i/n 디텍터, CCD, CdZnTe 등의 광검출소자와 CMOS ROIC(Read Out Intergrated Circuit)를 이용하는 경우, 스트립 디턱터와 CMOS ROIC를 이용하는 경우나, a-Se 또는 a-Se 플랫 패널 시스템을 이용하는 경우일 수 있다.
근래에는, 영상 검출의 성능을 향상시키기 위해서 이종 물질을 조합하는 후자의 혼합형 소자를 이용하고 있는 추세이다.
둘째로, 엑스선을 전기적 신호로 변환시키는 방식에 따라, 디지털 방사선 촬영 시스템은 직접변환방식(Direct Conversion Method)과 간접변환방식(Indirect Conversion Method)으로 구분된다.
전자의 직접변환방식은 엑스선이 피사체를 투과한 후에 중간단계를 거치지 않고, 바로 전기적 신호를 발생시키는 광전도체(Photoconductor)를 사용한다.
상세하게는, 직접변환방식은 엑스선이 조사되면 광전도체 내부에 일시적으로 전자-정공 쌍이 생성되고, 이들 양단에 인가되어있는 전장에 의해 전자는 양극으로 정공은 음극으로 이동하는데, 직접변환 방식의 시스템에서는 이러한 이동을 전기적 신호로 변환한다.
후자의 간접변환방식은 광검출소자(Photo Diode)가 피사체를 투과한 엑스선이 섬광체(scintillator)와 반응하여 방출되는 광자(Photon)를 전기적 신호로 변환하는 방식이다. 이때, 광검출소자는 CCD, CMOS, a-Si 등일 수 있으며, 섬광체는 박막형태의 섬광체, 마이크로 기둥형 섬광체나, 바늘구조형 섬광체 등일 수 있다.
그런데, 후자의 간접변환방식은 엑스선을 가시광으로 전환함으로써, 직접변환방식에 비해 엑스선의 흡수량을 높이고 전기적 신호의 성능을 향상시킬 수 있으나, 섬광체에 의해 빛 퍼짐 현상이 발생하여 고해상도 시스템을 적용하기에는 적합하지 않다고 평가받고 있다.
때문에, 근래에는 엑스선을 직접 전자와 정공으로 변환하는 직접변환방식에 대한 연구가 주로 진행되고 있다.
셋째로, 전기적 신호를 획득하는 방식에 따라, 디지털 방사선 촬영 시스템은 전하를 일정시간 동안 저장한 후에 그로부터 신호를 획득하는 전하누적방식(Charge Integration Mode)과 실시간으로 신호를 획득하는 광자계수방식(Photon Pulse counting Mode)을 사용하는 경우로 구분된다.
후자의 광자계수방식은 해상도 측면에서는 우수하지만 단위픽셀 당 많은 수의 트랜지스터를 사용해야하는 단점이 있어, 근래에는 전자의 전하누적방식이 주로 이용되고 있다.
한편, 단일형 소자를 이용하는 경우와 간접 변환 방식을 이용하는 경우에는 광검출소자로 CCD나 CMOS를 이용한다. 그런데, CCD나 CMOS를 이용하는 경우에는 엑스선을 검출하는 부분을 피사체와 동일한 크기로 만들 수 없어, 실제 조사된 엑스선을 CCD나 CMOS 소자의 크기에 맞게 집광을 해주는 광학계 렌즈 시스템이 이용된다. 그런데, 광학계 렌즈 시스템으로 인해 이미지가 왜곡되며, 추가 비용이 발생한다는 문제가 있다.
때문에, 근래에는 이를 개선하고자 피사체를 일대일의 비율로 측정할 수 있는 플랫 패널 시스템(Flat Panel System)에 대한 연구가 진행되고 있다. 이는, 넓은 면적의 박막 트랜지스터(TFT active matrix array)를 기반으로 하고 있다.
종래의 비정질 Si 박막 트랜지스터는 전하이동도가 1cm2 정도로 낮기 때문에, 고해상도를 구현하면서, 고속 영상 촬영은 불가능하다. 뿐만 아니라, 크기 제한으로 인해 고해상도 패널 설계에는 문제가 있고, 반복구동 시에 소자의 특성이 변화하고, 외부 광노출 시엔 소자의 특성이 변화하는 문제가 있다. 때문에, LTPS(low temperature poly Si) 박막 트랜지스터와 같은 새로운 형태의 박막 트랜지스터에 대한 연구가 진행되고 있는데, LTPS 박막 트랜지스터도 역시 전하이동도는 높으나 균일한 레이저 어닐링에 의한 채널층 형성에는 문제가 있다.
한편, 종래의 광전도체는 주로 a-Se로 구성되었는데, a-Se는 온도 변화에 따른 안정성이 좋지 않고, 엑스선 감도가 낮으며, 동작전압이 높다. 그러나, a-Se 이외의 광전도체는 주로 120 내지 600 ℃정도의 고온처리를 통해 박막 트랜지스터 상부에 증착되는데, 비정질 Si는 고온에서 특성이 변하거나 열화될 수 있다. 이를 개선하고자, 종래에는 광전도체를 개별 증착 후, 전도성 에폭시 등의 공정을 통해 엑스선 흡수층과 박막 트랜지스터 어레이를 접합하였는데, 이 경우에도 상하판 정렬 정확도 등의 문제가 있다.
따라서, 고온에서 안정적이며, 높은 이동도 및 균일한 대면적 증착 특성을 갖는 박막 트랜지스터 백플레인 소자의 개발이 시급한 실정이다.
본 발명은 전술한 바와 같은 기술적 배경에서 안출된 것으로서, 산화물 박막 트랜지스터를 이용하여 구현될 수 있는 방사선 촬영 시스템 및 그 제조 방법을 제공하는 것을 그 목적으로 한다.
본 발명은 균일하게 증착된 대면적 패널을 이용하여 피사체를 일대일의 비율로 촬영할 수 있는 방사선 촬영 시스템 및 그 제조 방법을 제공하는 것을 다른 목적으로 한다.
본 발명의 일면에 따른 방사선 촬영 시스템의 백플레인 패널은, 피사체를 통과한 엑스선(X-ray)이 입사되면, 전하를 발생시키는 광전도체(Photoconductor); 각 픽셀당 구비되며, 발생된 상기 전하를 저장하는 커패시터; 및 상기 각 픽셀당 구비되며, 게이트에 신호가 인가되면, 저장된 상기 전하를 출력하는 산화물 박막 트랜지스터를 포함하는 것을 특징으로 한다.
본 발명의 다른 면에 따른 방사선 촬영 시스템의 백플레인 패널 제조 방법은, 유리기판 위에 하부 게이트 구조의 박막 트랜지스터(Bottom-gate TFT)의 게이트 전극을 증착하고, 원하는 형상으로 패터닝하는 단계; 상기 유리기판 위에 상기 게이트 전극과 소정간격 이격되도록, 커패시터의 하부 전극을 증착하고, 원하는 형상으로 패터닝하는 단계; 상기 게이트 전극의 상측에 상기 게이트 전극을 덮도록 유전층을 증착하는 단계; 상기 유전층 위에 산화물 반도체를 증착하고, 기설정된 고온에서 열처리한 후, 원하는 형상으로 패터닝하여 채널층을 구성하는 단계; 상기 산화물 반도체의 양측에 소스 전극과 드레인 전극을 증착하고, 원하는 형상으로 패터닝하는 단계; 상기 커패시터의 하부 전극에 대응하는 유전층의 소정위치에 상기 커패시터의 상부 전극을 증착한 후, 원하는 형상으로 패터닝하는 단계; 상기 소스 전극, 상기 산화물 반도체 및 상기 드레인 전극 위에 픽셀전극을 형성하는 단계; 및 기설정된 고온에서 상기 픽셀전극 위에 광전도체를 증착하고, 상기 광전도체의 상부 전극을 증착하는 단계를 포함하는 것을 특징으로 한다.
본 발명에 따르면, 산화물 반도체를 이용하여 디지털 방사선 촬영 시스템에서의 광학계 형성을 간소화시킬 수 있으며, 종래의 비정질 Si 박막 트랜지스터에서는 낮은 전하 이동도로 인해 구현할 수 없었던, 고해상도 특성을 제공하면서 동시에 고속 동영상 측정을 제공할 수 있는 효과가 있다.
뿐만 아니라, 본 발명은 산화물 박막 트랜지스터를 사용하여 추후 공정으로 120 내지 600도 정도의 높은 온도로 광전도체를 증착하여도, 그로 인해 특성이 열화 되지 않을 수 있다.
또한, 본 발명은 박막 트랜지스터 기술을 이용하기 때문에 대면적 패널을 제작가능하고, 피사체를 일대일의 비율로 측정할 수 있는 플랫 패널 시스템을 구성할 수 있어, 이미지 왜곡이 없을 뿐 아니라, CCD나 CMOS를 이용할 때처럼, 광학계 렌즈 시스템을 필요로 하지 않아, 제작 비용을 절감할 수 있다.

최근, TFT-LCD(Thin Film Transistor-Liquid Crystal Display) 및 AMOLED(Active Matrix Organic Light Emitting Diode)와 같은 디스플레이 기술이 급격히 발전함에 따라, 디스플레이 패널의 구동 소자인 박막 트랜지스터에 대한 많은 기술 개발도 진행되고 있다.
AMOLED 구동을 위한 박막 트랜지스터는 종래의 비정질 Si TFT를 사용할 수 없어, 보다 발전된 특성을 갖는 박막 트랜지스터를 필요로 한다. 그 일환으로, 최근에는 LTPS 박막 트랜지스터, 유기 박막 트랜지스터 및 산화물 박막 트랜지스터에 대한 연구가 진행되고 있다.
그중, 산화물 박막 트랜지스터는 비정질 Si 박막 트랜지스터를 통해 이룰 수 없던 고이동도 특성과 구동 안정성을 제공할 수 있으며, LTPS 박막 트랜지스터가 갖지 못한 대면적 균일 공정을 제공할 수 있어, 특히 주목받고 있다.
본 발명은 산화물 박막 트랜지스터를 이용하는 넓은 면적의 박막 트랜지스터 active matrix array 기반의 플랫 패널(flat panel)을 디지털 방사선 촬영 시스템에 새롭게 적용하여 고해상도 및 고속 동작 특성을 제공할 수 있다.
박막 트랜지스터 active matrix array은 엑스선에 의하여 생성되어 커패시터에 저장된 전하의 횡렬을 바꾸어가며, 각 종렬의 신호를 주변회로에서 다중 수신하여 영상신호를 획득하기 때문에, 매우 넓은 면적에 대한 엑스선 영상을 얻을 수 있다.
이러한, 플랫 패널은 섬광체와 a-Si 등의 포토다이오드를 이용하는 간접변환방식과, a-Se 등의 광전물질을 사용하는 직접변환방식이 있다.
간접변환방식의 플랫 패널은 도 1과 같이, 섬광체가 주입된 엑스선을 흡수하여 가시광선을 발생시키면, 포토 다이오드가 이를 감지하여 전기적 신호로 변환 및 자체 저장하고, 이어서 박막 트랜지스터가 저장된 전기신호를 획득하는 형태로 구동한다. 간접변환방식의 플랫 패널은 a-Si 박막 트랜지스터, 비정질 Si, p/i/n 포토 다이오드 및 섬광체로 구성되는데, 공정이 복잡하다. 뿐만 아니라, 섬광체의 기하학적 구조에 따른 광퍼짐 현상(light spreading)으로 인해 해상도를 100㎛이하로 줄이기는 어려운 문제가 있어, 이를 해결하기 위해서 고해상도를 실현할 수 있는 섬광체를 필요로 한다.
반면, 직접변환방식의 플랫 패널은 도 2와 같이, 주입된 엑스선에 의하여 a-Se에서 발생한 전자-정공 쌍이 상부전극(Top electrode)과 픽셀전극(Pixel electrode) 사이에 인가된 전계에 의하여 이동하여 커패시터에 저장되면, 박막 트랜지스터에 의해 전기적 신호가 획득되는 형태로 구동한다.
직접변환방식의 플랫 패널은 제작 공정은 비교적 간단하나, a-Se을 광전도체로 활성화시키기 위하여 수천 볼트의 고전압이 인가되어야 하는데, 이로 인해 active matrix array가 손상될 위험이 크다. 또한, 전자-전공 쌍의 형성 에너지(W)가 크며 다른 화합물 반도체에 비해 원자량이 작기 때문에, 높은 광효율을 위해서는 두꺼운 막을 성장시켜야 한다.
직접변환방식의 플랫 패널의 문제점을 개선하기 위해서는 a-Si 박막 트랜지스터와 화학적으로 양립할 수 있으며, 우수한 전하 이동 특성, 높은 흡수 계수, 높은 비저항, 낮은 암 전류, 낮은 전자-전공 쌍 형성 에너지의 특성을 가지면서, 낮은 온도에서 넓은 면적에 대해 균일한 박막을 증착할 수 있는 광전도체가 요구된다. 현재, CdTe, CdZnTe, PbO, PbI2, HgI2 등이 거론되며, 연구중에 있다.
이 같이, 본 발명은 산화물 박막 트랜지스터, 커패시터, 광전도체를 포함하는 고성능 디지털 방사선 촬영 시스템의 백 플랫 패널에 관한 것이다.
이제, 본 발명의 바람직한 실시예에 대하여 첨부한 도면을 참조하여 상세히 설명하기로 한다. 도 3은 본 발명의 실시예에 따른 방사선 촬영 시스템의 백플레인 패널을 도시한 도면이며, 도 4는 본 발명의 실시예에 따른 방사선 촬영 시스템의 백플레인 패널의 등가 회로도이다.
도 3에 도시된 바와 같이, 본 발명의 실시예에 따른 백플레인 패널(30)은 유리기판(100)에 광전도체(502), 커패시터(202) 및 산화물 박막 트랜지스터(401~404)를 포함한다.
광전도체(502)는 피사체를 통과한 엑스선이 상부전극(503)으로 입사되면, 내부에 전자-정공 쌍(전하)을 발생시킨다. 이때, 전자와 정공은 각기 광전도체(502)의 상부전극(503) 또는 하부전극(501) 중에서 반대 극성의 전극으로 이동한다.
여기서, 광전도체(502)는 비정질 Si(a-Si), HgI2, PbI2 및 CdZnTe 중 적어도 하나를 포함하며, 상/하부전극(501, 503)을 구비하고, 산화물 박막 트랜지스터(401~404) 위에 증착되어 구성된다.
커패시터(202)는 각 픽셀에 구비되어, 하부전극(203)으로 유입된 전하를 저장한다.
산화물 박막 트랜지스터(401~404)는 산화물 반도체로 구성되며, 각 픽셀에 구비되어, 게이트 전극(401)에 신호가 인가되면, 커패시터(202)에 저장된 전하의 개수에 따라 이미지 신호를 출력한다.
산화물 반도체는 산화아연(ZnO)를 기반으로 하여, 전하이동도가 높고, 구동이 안정적일 뿐만 아니라, 500 내지 600도의 고온에서도 비정질 상태를 유지할 수 있다. 따라서, 산화물 반도체로 구성되는 산화물 박막 트랜지스터(401~404)는 전도성 에폭시 접합을 이용하지 않고도 그 위에 광전도체(502)를 바로 증착할 수 있다.
산화물 박막 트랜지스터의 전극(401~404)은 Al, Cr, Mo 등의 금속 재료로 구성되는 금속 전극일 수 있으며, 또는 금속 산화물 기반의 투명 전극일 수 있다.
산화물 박막 트랜지스터의 반도체 채널층(402)은 반도체 특성을 갖는 모든 산화물 재료로 구성될 수 있으나, ZnO 기반의 산화물 반도체를 이용하는 것이 좋다.
산화물 박막 트랜지스터의 유전층(300)은 SiO2, Al2O3 등의 산화물로 구성될 수 있으며, Si3N4 등의 질화물로 구성될 수 있다.
이하, 도 5를 참조하여 본 발명의 실시예에 따른 백플레인 패널 제조 방법에 대하여 설명한다. 도 5는 본 발명의 실시예에 따른 백플레인 패널 제조 방법을 도시한 흐름도이다.
도 5를 참조하면, 유리기판(100) 위의 각 픽셀에 하부 게이트 구조의 박막 트랜지스터(Bottom-gate TFT)의 게이트 전극(401)을 증착하고, 원하는 형상으로 패터닝한다(S510). 상세하게는, 유리기판(100) 위에 AL, Cr, Au, Ni 등의 금속전극이나, Al-ZnO, Ga-ZnO, Zn-Sn-Oxide, In-Ga-Zn-Oxide 등의 산화물 기반의 투명전극을 100 ~ 200nm로 증착한 후 종래의 석판인쇄(Conventional Lithography)와 식각 기술을 이용하여 원하는 패턴으로 구성한다.
이어서, 게이트 전극(401)의 상측에 게이트 전극(401)을 덮도록 SiO2, Al2O3, Si3N4을 증착하여 유전층(300)을 형성한다(S520). 상세하게는, PECVD(Plasma Enhanced Chemical Vapor Deposition), ALD(Atomic Layer Deposition) 등의 증착 방법을 사용하여 SiO2, Al2O3, Si3N4 등의 물질을 20~200nm의 두께로 증착한다.
그 다음으로, 유전층(300) 위에 산화물 반도체를 증착하고, 기설정된 고온에서 열처리한 후, 원하는 형상으로 패터닝하여 산화물 채널층(402)을 구성한다(S530). 상세하게는, 유전층(300) 위에 DC 또는 RF 마그네트론 스퍼터링이나, 용액 코팅 공정을 통하여 Zn-Sn-oxide 또는 In-Ga-Zn-oxide 등의 ZnO 기반을 포함하는 산화물 반도체를 증착한 후, 산소(O2)나, 공기(air) 분위기, 200~500oC의 온도에서 열처리한 후, 패터닝을 통해 원하는 패턴을 패터닝하여 산화물 박막 트랜지스터의 액티브 채널층(Active Channel)로서의 ZnO 기반의 산화물 반도체 채널층(402)을 구성한다.
또한, 유전층(300)에 전기적 신호 연결을 위한 비아홀을 형성하고, 식각 공정을 이용하여 비아를 오픈한다(S540).
그 다음으로, 산화물 채널층(402)의 양측에 소스 전극(404)과 드레인 전극(403)을 증착하고, 원하는 형상으로 패터닝한다(S550). 상세하게는, Al, Cr, Au, Ni 등의 금속 전극이나, Al-ZnO, Ga-ZnO, Zn-Sn-Oxide, In-Ga-Zn-Oxide 등의 산화물 기반 투명전극을 이용하여 소스/드레인 전극(403)을 구현하기 위한 연결용 전원 라인을 100~200nm 두께로 증착한 후, 종래의 석판인쇄와 식각 기술을 통하여 원하는 패턴으로 구성함으로써, 단위 산화물 박막 트랜지스터(401~404)를 완성한다.
커패시터(202)는 단위 산화물 박막 트랜지스터(401~404)를 구성하는 과정에서 함께 형성되며, 다음의 과정을 통해서 구성될 수 있다.
유리기판(100) 위에 게이트 전극(401)을 형성하는 과정에서, 게이트 전극(401)과 소정간격 이격되도록, 커패시터의 하부전극(201)을 증착하고, 원하는 형상으로 패터닝한다(S511).
산화물 박막 트랜지스터의 유전층(300)을 형성할 때, 커패시터(202)의 유전층(300)도 함께 형성한다(S521).
산화물 박막 트랜지스터의 소스 전극(404)과 드레인 전극(403)을 형성할 때, 커패시터의 하부전극(201)에 대응하는 위치에 커패시터 상부전극(203)을 증착한 후, 원하는 형상으로 패터닝한다(S551). 상세하게는, Al, Cr, Au, Ni 등의 금속 전극이나, Al-ZnO, Ga-ZnO, Zn-Sn-Oxide, In-Ga-Zn-Oxide 등의 산화물 기반 투명전극을 이용하여 커패시터 상부전극(203)을 구현하기 위한 연결용 전원 라인을 100~200nm 두께로 증착한 후, 종래의 석판인쇄와 식각 기술을 통하여 원하는 패턴으로 구성한다.
그 다음으로, 단위 산화물 박막 트랜지스터(401~404)와 커패시터(202)를 구성할 수 있도록, 소스 전극(404) 및 드레인 전극(403) 위에 픽셀전극(501)을 형성하고, 비아홀을 이용하여 소스 전극(404), 드레인 전극(403), 커패시터의 상부전극(203)을 전기적으로 연결한다(S560).
그리고, 복수의 픽셀에 대한 단위 산화물 박막 트랜지스터(401~404)에 대한 공정이 완료된 후, 기설정된 고온에서 픽셀전극(501) 위에 광전도체(502)를 증착하고, 광전도체의 상부전극(503)을 증착한다(S570). 이때, 광전도체(502)는 열증착(Thermal Evaporation), RF DC 제거가공(Sputtering), RF 마그네트론 제거가공, 또는 용액 코팅 공정을 통해서 증착될 수 있다.
본 발명에 따르면, 산화물 반도체를 이용하여 디지털 방사선 촬영 시스템에서의 광학계 형성을 간소화시킬 수 있으며, 종래의 비정질 Si 박막 트랜지스터에서는 낮은 전하 이동도로 인해 구현할 수 없었던, 고해상도 특성을 제공하면서 동시에 고속 동영상 측정을 제공할 수 있는 효과가 있다.
뿐만 아니라, 본 발명은 산화물 박막 트랜지스터를 사용하여 추후 공정으로 120 내지 600도 정도의 높은 온도로 광전도체를 증착하여도, 그로 인해 특성이 열화 되지 않을 수 있다.
또한, 본 발명은 박막 트랜지스터 기술을 이용하기 때문에 대면적 패널을 제작가능하고, 피사체를 일대일의 비율로 측정할 수 있는 플랫 패널 시스템을 구성할 수 있어, 이미지 왜곡이 없을 뿐 아니라, CCD나 CMOS를 이용할 때처럼, 광학계 렌즈 시스템을 필요로 하지 않아, 제작 비용을 절감할 수 있다.
이상, 본 발명의 구성에 대하여 첨부 도면을 참조하여 상세히 설명하였으나, 이는 예시에 불과한 것으로서, 본 발명이 속하는 기술분야에 통상의 지식을 가진자라면 본 발명의 기술적 사상의 범위 내에서 다양한 변형과 변경이 가능함은 물론이다. 따라서 본 발명의 보호 범위는 전술한 실시예에 국한되어서는 아니되며 이하의 특허청구범위의 기재에 의하여 정해져야 할 것이다.

- 피사체를 통과한 엑스선(X-ray)이 입사되면, 전하를 발생시키는 광전도체(Photoconductor);

상기 각 픽셀당 구비되며, 게이트에 신호가 인가되면, 저장된 상기 전하를 출력하는 산화물 박막 트랜지스터
