Claims (12)
- 반도체 이미지 센서의 픽셀에 있어서,반도체 기판 표면 위에 융기된 형태의 포토 다이오드를 포함하는 것을 특징으로 하는 이미지 센서의 픽셀.
- 반도체 이미지 센서의 픽셀에 있어서,반도체 기판 표면 아래에 형성된 포토 다이오드;와상기 반도체 기판 표면 위에 융기된 형태의 포토 다이오드;를 포함하는 것을 특징으로 하는 이미지 센서의 픽셀.
- 제1항 또는 제2항에 있어서,상기 융기된 형태의 포토 다이오드는 에피택셜 성장에 의해 형성된 것을 특징으로 하는 이미지 센서의 픽셀.
- 제1항에 있어서,상기 반도체 기판 표면 아래에 형성된 포토 다이오드와 상기 반도체 기판 표면 위에 융기된 형태의 포토 다이오드는 이온 주입 과정을 거친 것을 특징으로 하는 이미지 센서의 픽셀.
- 제3항에 있어서,상기 에피택셜 성장에 의해 형성된 후 이온주입 과정을 거친 것을 특징으로 하는 이미지 센서의 픽셀.
- 제3항에 있어서,상기 에피택셜 성장은 상기 반도체 기판 표면 아래에 형성된 포토 다이오드로부터 시작되는 것을 특징으로 하는 이미지 센서의 픽셀.
- 반도체 이미지 센서의 픽셀에 있어서,반도체 기판 표면 아래에 형성된 제 1 포토 다이오드;와상기 반도체 기판 표면 위에 융기되어 상기 제1 포토 다이오드의 상부에 위차한 제2 포토 다이오드;를 포함하는 것을 특징으로 하는 이미지 센서의 픽셀.
- 제1항, 또는 제2항 또는 제7항 가운데 한 항에 있어서,상기 반도체 기판 내부는,웰(well);상기 웰(well)보다 얇은 두께의 트렌치(trench) 분리 영역;을 포함하는 것을 특징으로 하는 이미지 센서의 픽셀.
- 이미지 센서의 픽셀을 제조하는 방법에 있어서,(a) 반도체 기판 내부에 이온주입으로 상기 기판과 반대 타입의 제1 영역을 형성하는 단계;(b)상기 기판 상에 소정 두께를 갖는 에피텍셜 층을 형성하는 단계;를 포함함을 특징으로 하는 이미지 센서의 픽셀 제조방법.
- 이미지 센서의 픽셀을 제조하는 방법에 있어서,(a) 반도체 기판 내부에 이온주입으로 상기 기판과 반대 타입의 제1 영역을 형성하는 단계;(b) 상기 기판 상에 소정 두께를 갖는 에피텍셜 층을 형성하는 단계;(c) 상기 에피택셜 층에 이온주입을 하는 단계; 를 포함함을 특징으로 하는 이미지 센서의 픽셀 제조방법.
- 제 9항 또는 제10항에 있어서,(b)단계는 상기 제1 영역으로부터 시작되는 것을 특징으로 하는 이미지 센서의 픽셀 제조방법.
- 제 9항 또는 제10항에 있어서,(a) 상기 반도체 기판에 상기 기판과 반대 타입의 웰(well)을 형성하는 단계;(b) 상기 웰보다 얇은 깊이의 트렌치 영역을 형성하는 단계"를 더 포함하는 것을 특징으로 하는 이미지 센서의 픽셀 제조방법.
