Abstract

PURPOSE: A slurry for chemical mechanical polishing is provided, to polish stably a silicon oxide-based insulating layer by reducing the selection ratio of a gap fill oxide layer and a pad nitride layer. CONSTITUTION: The slurry comprises a slurry for silicon oxide; and alumina. Preferably the alumina is 3-4 times as large as the slurry for silicon oxide, and the slurry for silicon oxide is silica. Preferably the pH of the slurry is set to be 7 by using KOH or HCl.
