Abstract

반도체 산업에서는 마이크로일렉트로닉 소자, 실리콘 칩 및 집적 회로의 회로 및 전자 구성품의 치수가 빠르게 감소하고 있고 또 그 밀도는 급격히 증대하고 있다. 또한, 집적 회로는 각 회로층 사이의 절연층 두께를 감소시키면서 적층되고 있다.

상호 연결 용례에 사용하기 위한 저 유전 상수(k) 재료의 형성은 화학적 증착(CVD) 또는 스핀 온 기법에 의해 달성할 수 있다. 막의 유전 상수를 감소시켜도 조기의 유전체 파괴로 인한 파손의 감소, 절연체로서의 성능 증대, 재료 격자 내에서의 원하지 않은 전하의 존재를 감소시키는 것과 같이 전기적 성질을 개선하면서, 막의 물리적 성질을 유지하여야 한다. 본 발명에 따른 방법의 제1 단계로서, 화학 증착 가능한 모노머 또는 올리고머 재료를 당업계에 공지된 임의의 CVD 수단에 의해 기판 상에 적층한다.
전형적인 기판은 집적 회로 또는 다른 마이크로일렉트로닉 소자로 처리하기에 적당한 기판이다. 본 발명에 적당한 기판은 실리콘 게르마늄, 결정 실리콘, 폴리실리콘, 비정질 실리콘, 에피택시얼(epitaxial) 실리콘, 이산화규소(SiO2)와 같은 실리콘 함유 조성물, 실리콘, 리튬 니오베이트, 게르마늄, 갈륨 아세나이드(GaAs), 이들의 혼합물과 같은 반도체 재료 등이다(그러나, 이에 한정되는 것은 아니다).

상기 식에서, R기 중 적어도 2개는 독립적으로, C1내지 C4알콕시 기 및 (만약 있다면) 잔부이고, 수소, 알킬, 페닐, 할로겐, 치환된 페닐로 이루어지는 군으로부터 독립적으로 선택된다. 본 발명의 목적으로, 용어 알콕시는 가수 분해에 의해 실온 부근의 온도에서 실리콘으로부터 쉽게 떼어낼 수 있는 임의의 다른 유기 기를 포함한다. 상기 층은 저압 화학적 증착(LPCVD), 플라즈마 강화 화학적 증착(PECVD), 대기압 화학적 증착(APCVD), 대기압 미만의 화학적 증착(SACVD) 또는 고밀도 플라즈마 화학적 증착(HDP-CVD)와 같은 화학적 증착을 통해 기판에 가해진다. 이러한 기술은 당업계에 공지되어 있다. 상기 기판 상의 층 두께는 적층 과정 및 변수 셋업에 따라 변할 수도 있지만, 통상적으로 그 두께는 약 100Å 내지 50,000Å, 바람직하게는 약 500Å 내지 약 20,000Å, 가장 바람직하게는 약 1,000Å 내지 약 10,000Å의 범위에 있을 수 있다.
플루오르화 산화규소 막 적층의 한 가지 방법이 미국 특허 번호 제5,876,798호에 교시되어 있는데, 플루오르화 산화규소 막은 (산소와 혼합된) 오존과 함께, 전구 물질로서 플루오로트리에톡시실란(FTES) 및 테트라-에톡시실란(TEOS)를 사용하여 감압 하에서 CVD에 의해 적층된다. 이러한 층을 형성하는 다른 방법들이 미국 특허 번호 제5,807,785호, 제5,660,895호 및 제5,492,736호에 개시되어 있다.
막 적층은 상업적으로 이용 가능한 CVD 장치로 수행할 수 있다. 화학적 증착 공정은 당업계에 공지되어 있고, 화학적 증착 반응기는 상업적으로 널리 이용할 수 있다. 한 가지 적당한 반응기는 뉴욕주, 보헤미아에 소재하는 백트로닉 입큅먼트 랩(Vactronic Equipment Labs)으로부터 상업적으로 구매할 수 있는 모델 SK-23-6-93이다. 다른 것들은 ASM 인터네셔널(ASM International), 노블루스 시스템즈(Novellus Systems), 또는 어플라이드 머티리얼즈(Applied Materials)로부터 얻을 수도 있다. 유용한 플라즈마 강화 화학 증착(PECVD) 장치는 Plasma Therm model Ⅶ-70 PECVD 시스템 또는 Vactronic Model PECVD-2000-M.9이다. 화학적 증착은 약 100℃ 내지 약 500℃, 바람직하게는 약 200℃ 내지 약 400℃, 보다 바람직하게는 약 350℃ 내지 약 400℃의 비교적 낮은 온도에서 가열함으로써 수행한다. 증착 중에의 가열은 건조된 막이 얻어질 때까지, 약 30초 내지 약 3분의 비교적 짧은 시간에서 수행한다. 상기 막은 모노머, 올리고머 또는 CVD 반응 챔버 내에 형성되는 모노머 또는 올리고머 재료의 중간 반응 생성물인 적층 재료로 구성된다. 그러나, 폴리머를 적층하기 보다는, 대신에 전자 비임 처리에 의해, 변형, 즉 적층된 모노머, 올리고머 또는 중간 반응 생성물의 경화, 중합화, 교축 결합 또는 어닐링을 야기하는 것이 바람직하다. 가열 중에 어느 정도의 교축 결합(crosslinking)이 있을 수도 있지만, 대부분의 경우에, 상기 재료는 그 최종의 분자량 형태로 있다. 화학적 증착 및 전자 비임 표면 처리의 전체 공정은 화학적 증착 챔버, 전자 비임 조사 챔버, 기판을 화학적 증착 챔버로부터 전자 비임 조사 챔버로 운반하는 수단이 구비되어 있는 집합 도구(cluster tool) 내에서 수행하는 것이 바람직하다. 화학적 증착 챔버, 전자 비임 조사 챔버 내에서의 처리 및 화학적 증착 챔버로부터 전자 비임 조사 챔버로의 운반은 진공 상태를 계속 유지하면서 수행한다.
이러한 집합 도구는 본 명세서에 참고로 통합하는 1999년 3월 19일자 미국 특허 출원 번호 09/272,869호에 개시되어 있다. 웨이퍼는 일정한 진공 압력 수준에서 격리된 분위기로 계속 유지되고, 1개 이상의 억세스 포트 또는 로드 록(load-locks)을 통해 외부 대기압 환경 안밖으로 운반된다. 전형적인 시스템에서, 일련의 웨이퍼가 구비된 카세트 또는 캐리어가 상기 집합 도구와 랫치(latch)의 계면 포트(interface port)에 배치되어 포트 도어를 해제시킨다. 조종 로봇이 상기 카세트 또는 개개의 웨이퍼를 집어 올려 상기 장치 내의 원하는 처리 스테이션으로 향하게 한다. 처리 후에, 상기 반대 동작이 이루어진다. 이러한 웨이퍼 처리 기술은 본질적으로 오염을 제거하는데, 왜냐하면 웨이퍼가 내부의 진공 분위기에서밀봉된 후에 처리가 이루어지고, 웨이퍼는 처리 완료 전에 제거되지 않기 때문이다. 상기의 구조는 클린룸 내부에서의 개방 카세트를 조종하는 종래의 것과 비교하여 현저한 개선을 달성한다. 또한, 진공은 단계마다 깨지지 않기 때문에, 상기 집합 도구를 사용함으로써 처리 생산성이 증대되고, 결함 수준이 감소된다. 집합 도구의 사용은 반도체 처리량을 현저하게 도와준다. 그 결과, 화학적 증착 및 전자 비임 처리는 기판을 집합 도구로부터 분리한다든지 진공을 깨트리는 일이 없이, 집합 도구 내에서 직접 수행할 수 있다.
집적 회로 제작에 대한 공정 흐름에서, 다음의 단계들이 수행된다. 금속 막, 또는 금속 막의 층 스택이 기판 상에 적층된다. 상기 금속 막 스택은 표준의 포토리쏘그래픽 단계 및 엣칭 공정 단계를 이용하여 패턴 처리된다. 금속 상호 연결부를 절연시키는 데에 사용되는 유전체 재료는 CVD에 의해 적층한다. 유전체 막은 큰 영역의 전자 비임 공급원을 사용하여 처리되어, 기판의 표면 전체가 동시에 조사된다. 기판은 필요한 온도로 가열될 수도 있는데, 플라즈마가 전자 비임을 유지하도록 하고 또 유전체 재료를 변형하는 것을 도와주도록 하기 위하여 전자 비임 챔버 내에 처리 가스가 존재한다. 서브트랙티브 공정을 위하여, 유전체 재료는 전체적인 평탄화를 이루기 위하여 화학 기계적 폴리싱(CMP)을 위한 SiO2층으로 씌워질 수도 있다. 구리 다마신 처리를 위하여, 유전체 재료는 엣칭 스탑 또는 CMP 폴리싱 스탑으로서 작용하는 경질의 마스크 재료로 코팅될 수도 있다. 서브트랙티브 알루미늄 처리시에, 표준의 포토리쏘그래픽 공정 및 엣칭 공정을 이용하여 상기 유전체 재료에 비아(via)가 패턴 처리된다. 다음에, 이들 비아는 금속 상호 연결 레벨 사이를 연결하기 위하여 금속으로 채워진다. 알루미늄 및 구리 다마신 처리시, 표준의 포토리쏘그래픽 및 엣칭 공정을 이용하여 유전체 재료에 비아 및 트렌치(trench)를 패턴 처리한다. 이들 비아 및 트렌치는 배리어 층 및 컨덕터 금속으로 채워진다. 금속은 CMP 처리를 이용하여 제거된다. 금속 상호 연결부의 다음 레벨이 상기 일련의 단계를 이용하여 형성된다. 상기 공정은 필요한 수의 금속 상호 연결 레벨을 얻기 위하여 반복된다.
다음의 비제한적인 실시예는 본 발명을 예시하는 역할을 한다.
실시예 1

실시예 2
4" 실리콘 웨이퍼를 상호 연결된 CVD 모듈 및 전자 비임 노출 모듈이 구비된 집합 도구 내로 삽입한다. 전자 비임 노출 모듈을 포함하는 전체 도구를 통해 진공을 인가한다. 웨이퍼를 CVD 챔버 내로 운반하고, 실란이 CVD 챔버 내로 흐르게 한다. 유전체 막을 웨이퍼에 적층한다. 적층 공정 후의 막 두께는 약 5000Å이다. 진공을 깨트리는 일이 없이, 웨이퍼를 전자 비임 노출 모듈로 운반하는데, 이 모듈에서 웨이퍼는 아래로부터 수정 램프에 의해 가열되면서 큰 영역의 전자 공급원을 사용하여 전자 비임 조사에 노출된다. 저온 캐소드 공급원은 표면 전체에 걸쳐 실질상 균일한 방출을 갖는 큰 영역의 전자 비임(직경이 200 mm 이상)을 만들어 낸다. 전자 방출은 애노드 그리드에 인가되는 저 바이어스 전압에 의해 제어한다. 전자 비임 노출은 200℃의 온도 및 아르곤 분위기(10~30 milliTorr)에서 수행하였다.
실시예 3
어플라이드 머티리얼즈사로부터의 Black Diamond™무기 F가 도핑된 SiO2박막을 HDP CVD를 이용하여 4" 실리콘 웨이퍼에 형성한다. 3분 동안 300℃의 온도에서 가열하면서 적층을 수행한다. 적층 후의 막 두께는 약 5000Å이다. 전자 비임 노출은 큰 영역의 전자 공급원 및 웨이퍼 가열용 수정 램프가 합체되어 있는 ElectronCure™ 1200 챔버 내에서 수행한다. 저온 캐소드 공급원은 표면 전체에걸쳐 실질상 균일한 방출을 갖는 큰 영역의 전자 비임(직경이 200 mm 이상)을 만들어 낸다. 전자 방출은 애노드 그리드에 인가되는 저 바이어스 전압에 의해 제어한다. 전자 비임 노출은 400℃의 온도 및 아르곤 분위기(10~30 milliTorr)에서 3분 동안 수행한다. 조사량은 3000 μC/cm2이다. 전자 비임 전류는 20 mA이다. 에너지는 5 keV이다. 상기 유전체 층의 유전 상수는 3 미만이고, 전자 비임 노출 없이 표준의 열 경화로 경화된 비교 가능한 층의 유전 상수보다 작다.
실시예 4

실시예 5
4" 실리콘 웨이퍼를 상호 연결된 화학 증착 모듈 및 전자 비임 노출 모듈이 구비된 집합 도구 내로 삽입했다. 전자 비임 노출 모듈, 화학 증착 모듈, 이들 모듈 사이에 운반 영역을 포함하는 도구 전체를 통해 진공을 가한다. 웨이퍼를 화학 증착 모듈로 운반하고, 이 모듈에서 웨이퍼의 표면은 화학적 증착에 의해 질화규소 층이 가해진다. 진공을 깨트리는 일이 없이, 상기 처리된 웨이퍼를 전자 비임 노출 모듈로 운반하고, 이 모듈에서 웨이퍼는 가열되면서 큰 영역의 전자 공급원을 사용하여 전자 비임 조사에 노출된다. 저온 캐소드 공급원은 표면 전체에 걸쳐 실질상 균일한 방출을 갖는 큰 영역의 전자 비임(직경이 200 mm 이상)을 만들어 낸다. 전자 방출은 애노드 그리드에 인가되는 저 바이어스 전압에 의해 제어한다. 전자 비임 노출은 350℃의 온도 및 아르곤 분위기(10~30 milliTorr)에서 수행하였다. 조사량은 10,000 μC/cm2이다. 전자 비임 전류는 30 mA이다. 에너지는 20 keV이다. 상기 도구로부터 분리한 후에, 상기 질화규소 층의 유전 상수는 3 미만이다.
실시예 6(비교예)
4" 실리콘 웨이퍼를 CVD 챔버 내에 배치한다. 질소 말단(nitrogen terminated) 아릴린 에테르 모노머를 CVD 공정 챔버의 도입 지점에 놓는다. 그 도입 지점에서, 모노머는 증발되고, 그 흐름은 상기 챔버 내로 계량된다. 상기 챔버 내에서, 모노머는 결합되어 저 분자량의 중간물을 형성하는데, 이 중간물은 웨이퍼의 표면에 적층된다. 플라즈마 내의 분자량은 플라즈마에서의 잔류 시간 및 플라즈마에서의 교축 결합 속도에 의존한다. 일단 저 분자량의 재료가 웨이퍼 상에 적층되면, 교축 결합은 다른 폴리머와 국부적으로만 일어난다. 이러한 경우에, 결합형성 범위 내에서만이다. 보다 큰 분자량의 폴리머를 기판에 적층하기 위하여, 상기 막을 60분 동안 400℃의 온도로 가열하여 상기 막을 교축 결합시킨다. 상기 막의 유전 상수는 2.9이다.
실시예 7
4" 실리콘 웨이퍼를 CVD 챔버 내에 배치한다. 액체, 질소 말단 아릴린 에테르 모노머를 CVD 공정 챔버의 도입 지점에 놓는다. 그 도입 지점에서, 모노머는 증발되고 그 흐름은 처리 챔버 내로 계량된다. 상기 챔버에서, 상기 모노머는 결합되어, 웨이퍼의 표면에 적층되는 저분자량의 중간물을 형성한다. 플라즈마 내의 분자량의 플라즈마에서의 잔류 시간 및 플라즈마에서의 교축 결합 속도에 의존한다. 상기 막은 건조한 막을 형성하도록 2분 동안 350℃의 온도, 그러나 교축 결합 메커니즘을 실질상 활성화하기에 충분히 높지 않은 온도로 가열된다. 이 시점에서, 적층된 대로의 재료는 그 교축 결합 수준이 낮기 때문에 사용하기에는 적당하지 않다.
적층 후에, 막을 열경화 처리 대신에 전자 비임으로 조사한다. 전자 비임은 막의 두께 전체를 투과하기에 충분한 에너지로 가해진다. 적층된 재료를 광범위하게 교축 결합시키기에 충분한 조사량으로 막을 노출시킨다. 1000 μC/cm2의 전자 비임 조사량이 3분 동안 300℃의 온도에서 가해진다. 조사 후에, 상기 재료는 교축 결합되어, 그 분자량은 증가하고 그 유전체 성질은 개선된다. 막의 유전 상수는 전자 비임 처리 후에 2.6으로 감소한다.
본 발명을 바람직한 실시 형태를 참조하여 예시하고 설명하였지만, 당업자라면 본 발명의 사상 및 범위를 벗어나지 않으면서 여러 가지 변화 및 수정을 만들어 낼 수 있다는 것을 쉽게 이해할 것이다. 청구의 범위는 전술한 실시 형태, 이들의 별법의 형태 및 이들의 모든 등가물을 포괄하도록 해석된다.

- 유전체층을 기판 상에 형성하는 방법으로서,화학적 증착 장치 내의 모노머 또는 올리고머 유전체 전구 물질, 또는 상기 장치 내의 상기 전구 물질로부터 형성되는 반응 생성물을 기판 상에 화학 증착하여 기판의 표면에 층을 형성하고, 선택적으로, 상기 층을 건조시키기에 충분한 시간 및 온도에서 상기 층을 가열한 다음에, 상기 층을 변형시키기에 충분한 시간, 온도, 전자 비임 에너지 및 전자 비임 조사량으로 상기 층을 노출시키는 것을 포함하는 방법.
