Claims (36)
- 디바이스로서,
제1 기판 및 제2 기판을 포함하며,
상기 제1 기판은 적어도 하나의 압전 마이크로머신 초음파 트랜스듀서(piezoelectric micromachined ultrasonic transducer; pMUT) 어레이를 포함하고, 상기 제2 기판은 적어도 하나의 전기 회로를 포함하고,
상기 제1 기판과 상기 제2 기판은 공융(eutectic) 또는 솔더(solder) 본딩을 사용하여 함께 본딩(bond)되고,
상기 적어도 하나의 pMUT 어레이의 하나 이상의 개별 pMUT의 임의의 세트는 어드레싱 가능하고,
상기 공융 또는 솔더 본딩은 기밀 밀봉된 공동을 형성하며, 상기 공동은 가스 종 및 압력을 제어 가능하게 유지하도록 구성되는, 디바이스. - 제1항에 있어서,
상기 pMUT 어레이는 초음파 이미징을 수행하도록 구성되는, 디바이스. - 제1항에 있어서,
상기 적어도 하나의 전기 회로는 주문형 집적 회로(application-specific integrated circuit; ASIC)를 포함하는, 디바이스. - 제1항에 있어서,
상기 본딩은 웨이퍼-대-웨이퍼 본딩을 포함하는, 디바이스. - 제1항에 있어서,
상기 본딩은 다이-대-웨이퍼 본딩을 포함하는, 디바이스. - 제5항에 있어서,
상기 다이-대-웨이퍼 본딩은 중간 핸들 기판(intermediate handle substrate) 및 임시 본딩 층을 사용하는, 디바이스. - 제1항에 있어서,
상기 본딩은,
(a) 임시 본딩 층을 사용하여 핸들 기판에 상기 제1 기판 또는 상기 제2 기판의 웨이퍼를 임시로 본딩하는 것;
(b) 상기 핸들 기판 상의 상기 웨이퍼를 다이싱(dicing)하는 것; 및
(c) 공융 또는 솔더 본딩을 사용하여 상기 제1 기판 또는 상기 제2 기판의 다른 웨이퍼에 상기 다이싱된 웨이퍼를 본딩하는 것
을 포함하는, 디바이스. - 제1항에 있어서,
상기 본딩은 다이-대-다이 본딩을 포함하는, 디바이스. - 제1항에 있어서,
상기 공융 또는 솔더 본딩은 약 350 ℃ 이하의 온도에서 수행되는, 디바이스. - 제9항에 있어서,
상기 공융 또는 솔더 본딩은 약 300 ℃ 이하의 온도에서 수행되는, 디바이스. - 삭제

상기 제1 기판과 상기 제2 기판 중 하나 또는 둘 모두는 상기 공융 또는 솔더 본딩의 용융의 유동을 제한하기 위한 적어도 하나의 피처(feature)를 포함하는, 디바이스. - 제9항에 있어서,
상기 공융 또는 솔더 본딩은 공융 본딩을 포함하는, 디바이스. - 제13항에 있어서,
상기 공융 본딩은, 알루미늄(Al), 금(Au), 구리(Cu), 게르마늄(Ge), 인듐(In), 실리콘(Si), 및 주석(Sn)으로 구성된 그룹으로부터 선택되는 복수의 상이한 금속들을 함께 본딩하는 것을 포함하는, 디바이스. - 제14항에 있어서,

상기 복수의 상이한 금속들은 Au-Sn을 포함하는, 디바이스. - 통합된 디바이스(integrated device)를 제작하는 방법으로서,
a) 적어도 하나의 압전 마이크로머신 초음파 트랜스듀서(pMUT) 어레이를 포함하는 제1 기판을 획득하는 단계;
b) 적어도 하나의 전기 회로를 포함하는 제2 기판을 획득하는 단계; 및
c) 공융 또는 솔더 본딩을 사용하여 상기 제1 기판과 상기 제2 기판을 함께 본딩하는 단계
를 포함하며,
상기 적어도 하나의 pMUT 어레이의 하나 이상의 개별 pMUT의 임의의 세트는 어드레싱 가능하고,
상기 공융 또는 솔더 본딩은 기밀 밀봉된 공동을 형성하며, 상기 공동은 가스 종 및 압력을 제어 가능하게 유지하도록 구성되는, 통합된 디바이스를 제작하는 방법. - 제19항에 있어서,
상기 pMUT 어레이는 초음파 이미징을 수행하도록 구성되는, 통합된 디바이스를 제작하는 방법. - 제19항에 있어서,

상기 본딩은,
(a) 임시 본딩 층을 사용하여 핸들 기판에 상기 제1 기판 또는 상기 제2 기판의 웨이퍼를 임시로 본딩하는 것;
(b) 상기 핸들 기판 상의 상기 웨이퍼를 다이싱하는 것; 및
(c) 공융 또는 솔더 본딩을 사용하여 상기 제1 기판 또는 상기 제2 기판의 다른 웨이퍼에 상기 다이싱된 웨이퍼를 본딩하는 것
을 포함하는, 통합된 디바이스를 제작하는 방법. - 제19항에 있어서,
상기 본딩은 다이-대-다이 본딩을 포함하는, 통합된 디바이스를 제작하는 방법. - 제19항에 있어서,
