Claims (23)
상기 제2도전형 반도체층 및 상기 활성층을 관통하여 상기 제1도전형 반도체층의 일부 영역까지 배치되는 복수 개의 제1리세스 및 상기 복수 개의 제1리세스 사이에 배치되는 제2리세스를 포함하는 발광구조물;
상기 복수 개의 제1리세스 내부에 배치되고, 상기 제1도전형 반도체층과 전기적으로 연결되는 복수 개의 제1전극;
상기 제2도전형 반도체층에 전기적으로 연결되는 복수 개의 제2전극; 및
상기 제2리세스의 내부에 배치되는 반사층을 포함하고,
상기 복수 개의 제1리세스의 면적과 상기 제2리세스의 면적의 합은 상기 발광구조물의 제1방향 최대면적의 60% 이하이고,
상기 복수 개의 제1리세스의 면적과 상기 제2리세스의 면적은 상기 발광 구조물의 하부면에 형성된 면적이고,
상기 제1방향은 상기 발광구조물의 두께 방향과 수직한 방향이고,
상기 발광구조물은 상기 제2리세스에 의해 구획되는 복수 개의 제1영역을 포함하고,
상기 복수 개의 제1전극은 상기 제1영역에 각각 배치되는 반도체 소자.
A first conductivity type semiconductor layer, a second conductivity type semiconductor layer, and an active layer disposed between the first conductivity type semiconductor layer and the second conductivity type semiconductor layer,
a plurality of first recesses disposed through the second conductive semiconductor layer and the active layer to a partial region of the first conductive semiconductor layer, and a second recess disposed between the plurality of first recesses; a light emitting structure;
a plurality of first electrodes disposed inside the plurality of first recesses and electrically connected to the first conductive semiconductor layer;
a plurality of second electrodes electrically connected to the second conductive semiconductor layer; and
A reflective layer disposed inside the second recess;
The sum of the area of the plurality of first recesses and the area of the second recess is 60% or less of the maximum area of the light emitting structure in the first direction;
The area of the plurality of first recesses and the area of the second recess are areas formed on a lower surface of the light emitting structure,
The first direction is a direction perpendicular to the thickness direction of the light emitting structure,
The light emitting structure includes a plurality of first regions partitioned by the second recess,
The plurality of first electrodes are respectively disposed in the first region.
