태양광-블라인드 UV-C 광센서 및 이의 제조 방법에 따르면, 태양광-블라인드 UV-C 광센서는 베이스 기재 상에 비결정질 또는 알파 상의 결정질인 갈륨 산화물로 이루어진 채널층; 및 각각이 채널층과 접촉하고 서로 이격되어 배치되며 이격된 영역을 통해서 채널층을 노출시키는 2개의 전극들 포함한다.
Description
본 발명은 태양광-블라인드 UV-C 광센서 및 이의 제조 방법에 관한 것으로, 보다 구체적으로는 300 nm 이하 파장영역의 UV-C를 검출할 수 있는 태양광-블라인드 UV-C 광센서 및 이의 제조 방법에 관한 것이다.
자외선 C(이하, UV-C로 표시함)는 매우 짧은 파장을 갖는 자외선으로서, 대부분은 오존층에 흡수되어 지표로 도달하지 못하지만 피부에 닿으면 세포와 유전인자를 파괴할 정도로 강하기 때문에 살균 등을 위해 유용한 반면에 실생활에 활용할 경우 인체 보호를 위한 세밀한 관리가 필요한 파장 대역의 광이다. UV-C는 수질 관리 등을 위한 살균 작용에 응용될 뿐만 아니라, 짧은 파장대역을 이용하여 군사 통신 및 레이더, 생화학 무기 감지 등의 군사 분야, 오전, 미세먼지 검출 등의 환경 분야에서 활용하기 위한 시도가 있다.
현재 사용되고 있는 자외선 센서는 200 nm 이하의 파장을 검출할 수 있는 AlN(Eg ~6.28 eV) 물질을 사용하거나 350 nm 파장 대역을 검출할 수 있는 GaN(Eg ~3.44 eV) 물질을 사용하고 이들의 중간 파장 대역의 검출은 AlN과 GaN의 조성비를 제어함으로써 구현하고 있다. AlN과 GaN 기반의 물질은 그 특성상 에피(epitaxy)층으로 성장시켜야 하는데 AlN과 GaN는 격자 불일치로 인해 에피로 증착하기 어려워, 주로 다수의 층들을 적층하는 방식(buffer layer)을 사용하고 있다. 하지만 이러한 방법으로 센서를 구현하는 경우, 제작 시간이 매우 길고 비용이 많이 들며 소자의 두께가 두꺼워져 다양한 활용이 불가능한 단점이 있다. 뿐만 아니라, AlN과 GaN을 혼합하여 사용되는 AlGaN 광센서는 단일 물질을 사용하였을 때에 비하여 반응 및 회복하는데 걸리는 시간이 길어지는 문제가 있어 검출 시간이 늦은 한계가 있다.
다른 광센서로서 ZnO 기반의 물질로 UV 센서를 개발하는 연구 또한 진행되고 있으나, 밴드 갭의 한계로 인해 300nm 이하 파장에서는 EQE(external quantum efficiency)가 현저하게 낮아짐에 따라 반응성이 낮아지게 된다. 이에 UV-C를 검출하는 데 한계를 가지고 있어 현재 300 nm 이하의 UV-C 영역을 검출할 수 있는 적절한 센서 물질 후보군이 필요한 상태이다.
300 nm 이하의 UV-C 영역을 검출할 수 있는 물질로서, 그래핀 양자점(graphene quantum dot), 전이금속 산화물 등이 개발되고 있지만, 그래핀 양자점을 이용한 경우에는 64 μs 수준의 느린 반응 속도를 나타낼 뿐만 아니라, 갈륨(Ga)과 같은 금속산화물을 이용한 MSM(metal-semiconductor-metal) 광센서에서는 수 초 수준의 매우 느린 반응 속도를 나타내어 상용화에는 한계가 있다. 이를 해결하기 위해서 갈륨 산화물 나노와이어를 이용하여 구동속도를 향상시키고자 하는 연구가 알려진 바 있으나, 이 경우 고온 조건과 복잡한 공정의 수행 때문에 생산성이 낮은 문제가 있을 뿐만 아니라, 나노와이어의 적용을 위해서 10 ㎛에 달하는 두꺼운 두께를 센서의 응용 분야에 직접 적용하는 것은 소자의 박형화 및 소형화를 저해하는 결과를 가져오는 문제가 있다.
본 발명의 일 목적은 반응속도가 빠르고 박막형을 갖는 태양광-블라인드 UV-C 광센서를 제공하는 것이다.
본 발명의 다른 목적은 상기 태양광-블라인드 UV-C 광센서의 제조 방법을 제공하는 것이다.
본 발명의 실시예에 따른 태양광-블라인드 UV-C 광센서는 고분자 또는 쿼츠로 이루어진 베이스 기재 상에 배치된 채널층; 및 상기 채널층과 접촉하고, 서로 이격되어 배치되며, 이격된 영역을 통해서 상기 채널층의 적어도 일부를 노출시키는 2개의 전극들을 포함하고, 상기 채널층은 3nm 이상 50nm 이하의 두께를 갖는 비결정질 산화 갈륨(III)(Ga2O3) 박막을 포함하며, 상기 2개의 전극들의 이격된 영역에 의해 정의되는 채널은 40 ㎛의 이하의 길이 및 60 ㎛ 이하의 폭을 갖는다.
일 실시예에 있어서, 상기 채널층은 원자층 증착법을 통해 제조될 수 있다.
일 실시예에 있어서, 상기 태양광-블라인드 UV-C 광센서의 응답 속도가 1 μs 이하일 수 있다.
일 실시예에 있어서, 상기 태양광-블라인드 UV-C 광센서는 200 nm 내지 300 nm의 파장의 광을 선택적으로 검출할 수 있다.
일 실시예에 있어서, 상기 2개의 전극 각각은 서로 독립적으로 백금(Pt) 또는 크롬/골드(Cr/Au)를 포함할 수 있다.
일 ?히예에 있어서, 상기 채널의 길이는 20 내지 40 ㎛이고, 상기 채널의 너비는 40 내지 60㎛일 수 있다.
본 발명의 실시예에 따른 태양광-블라인드 UV-C 광센서의 제조 방법은 고분자 또는 쿼츠로 이루어진 베이스 기재 상에 230℃ 내지 300℃에서 수행되는 원자층 증착법을 이용하여 비결정질 산화 갈륨(III)(Ga2O3) 박막으로 이루어진 채널층을 형성하는 단계; 및 각각이 상기 채널층과 접촉하고 서로 이격되어 배치되며 이격된 영역을 통해서 채널층을 노출시키는 2개의 전극들을 형성하는 단계를 포함하고, 상기 2개의 전극들의 이격된 영역에 의해 정의되는 채널은 40 ㎛ 이하의 길이 및 60 ㎛ 이하의 폭을 가질 수 있다.
상기에서 설명한 본 발명의 태양광-블라인드 UV-C 광센서 및 이의 제조 방법에 따르면, 가시광, UV-A 및 UV-B를 흡수하지 않고 UV-C, 특히 200 nm 내지 300 nm의 파장광만을 흡수하는 우수한 파장 선택성을 가질 뿐만 아니라, 1 μs 이하의 응답 속도가 매우 빠른 태양광-블라인드 UV-C 광센서를 제공할 수 있다. 이러한 태양광-블라인드 UV-C 광센서는 MSM 형태의 간단한 구조를 가지고 50 nm 이하의 초박막으로 형성할 수 있으므로 쿼츠와 같은 범용의 베이스 기재뿐만 아니라 저온 공정을 통해서 제조할 수 있으므로 플렉시블 기재에도 용이하게 적용할 수 있는 장점이 있다. 특히, 플렉시블 기재에 적용된 경우에 태양광-블라인드 UV-C 광센서의 우수한 동작 특성을 구현할 수 있다.

이하, 본 출원에서 사용한 용어는 단지 특정한 실시 예를 설명하기 위해 사용된 것으로서 본 발명을 한정하려는 의도가 아니다. 단수의 표현은 문맥상 명백하게 다르게 뜻하지 않는 한, 복수의 표현을 포함한다. 본 출원에서, "포함하다" 또는 "가지다" 등의 용어는 명세서 상에 기재된 특징, 단계, 동작, 구성요소, 부분품 또는 이들을 조합한 것이 존재함을 지정하려는 것이지, 하나 또는 그 이상의 다른 특징들이나 단계, 동작, 구성요소, 부분품 또는 이들을 조합한 것들의 존재 또는 부가 가능성을 미리 배제하지 않는 것으로 이해되어야 한다.
다르게 정의되지 않는 한, 기술적이거나 과학적인 용어를 포함해서 여기서 사용되는 모든 용어들은 본 발명이 속하는 기술 분야에서 통상의 지식을 가진 자에 의해 일반적으로 이해되는 것과 동일한 의미를 가지고 있다. 일반적으로 사용되는 사전에 정의되어 있는 것과 같은 용어들은 관련 기술의 문맥 상 가지는 의미와 일치하는 의미를 가지는 것으로 해석되어야 하며, 본 출원에서 명백하게 정의하지 않는 한, 이상적이거나 과도하게 형식적인 의미로 해석되지 않는다.
도 1은 본 발명의 일 실시예에 따른 태양광-블라인드 UV-C 광센서를 설명하기 위한 도면이다.
도 1을 참조하면, 태양광-블라인드 UV-C 광센서는 베이스 기재, 채널층 및 2개의 전극들을 포함한다. 본 발명에 따른 태양광-블라인드 UV-C 광센서는 특히, 200 nm 내지 300 nm의 파장광을 선택적으로 센싱하는 파장 선택성이 높은 광센서이다.
본 발명에서의 베이스 기재는 태양광-블라인드 UV-C 광센서의 기반이 되는 기판으로써, 상기 베이스 기재의 종류는 강성을 갖는 비유연성 기재부터 플렉시블 기재까지 특별한 제한 없이 다양한 것을 이용할 수 있다. 예를 들어, 베이스 기재는 쿼츠 기판, 사파이어 기판, 고분자 기판 등을 다양하게 이용할 수 있다.
상기 채널층은 2차원 박막형태로 갈륨 산화물(Ga2O3)로 형성되되, 이때 갈륨 산화물은 비결정질(amorphous)이거나 알파 상(α phase)의 결정질이다. 상기 채널층은 원자층 증착법(atomic layer deposition, ALD)을 통해서 제조되는데, 원자층 증착법으로 증착 공정을 적어도 1회 이상 수행함으로써 용이하게 갈륨 산화물의 결정 구조를 비결정질 또는 알파 상의 결정질로 제어할 수 있는 장점이 있다.
상기 채널층의 두께(T)는 적어도 3 nm 이상이고 50 nm 이하인 것이 바람직하다. 상기 채널층의 두께(T)가 50 nm를 초과하는 경우에는, 플렉시블 기재에 적용되더라도 후박한 두께의 50 nm 초과의 채널층에 의해서 플렉시블 소자를 구현할 수 없는 문제점이 있다. 또한, 상기 채널층의 두께(T)를 3 nm 미만으로 제어하기는 매우 어려울 뿐만 아니라, 너무 얇은 박막은 오히려 광반응성이 약하므로 상기 채널층의 두께(T)는 3 nm 이상 50 nm 이하인 것이 바람직하고, 보다 바람직하게는 3 nm 이상 10 nm 이하 일 수 있다.
상기에서 설명한 바와 같이 본 발명에서는 상기 채널층을 원자층 증착법을 이용하여 제조함으로써 상기 채널층의 결정 구조를 용이하게 제어, 즉, 비결정질이나 알파 상의 결정질의 갈륨 산화물 구조를 가지면서도 광반응성의 두께(T)를 나노미터 수준의 박막 형태로 용이하게 형성할 수 있는 장점이 있다.
상기 2개의 전극들은 상기 채널층 각각과 접촉하면서 서로 이격되어 배치됨으로써 상기 채널층을 이들 사이에 개재시킨다. 이에 의해 MSM(metal-semiconductor-metal) 구조를 구성할 수 있다. 상기 2개의 전극들은 예를 들어, 각각 백금(Pt), 크롬/골드(Cr/Au), 타이/골드(Ti/Au)로 형성할 수 있다.
상기 2개의 전극들의 서로 이격됨으로써 상기 채널층이 노출된 부분이 광센서의 채널이 되는데, 광센서의 채널 길이(L)는 20 내지 40 ㎛일 수 있다. 또한, 이때, 채널 길이(L)의 길이 방향과 수직한 방향의 거리로 정의되는 채널 너비(W)는 40 내지 60㎛일 수 있다.
도 1에서 설명한 태양광-블라인드 UV-C 광센서의 제조 방법을 설명하면, 본 발명의 일 실시예에 따른 도 1의 태양광-블라인드 UV-C 광센서의 제조를 위해 먼저 베이스 기재를 준비하고, 상기 베이스 기재에 대해서 원자층 증착법을 이용하여 채널층을 형성한다.
원자층 증착법은 서로 화학반응을 일으킬 수 있는 전구체와 반응물의 공급을 주기적으로 반복하여, 베이스 기재 상에서 자기포화 표면 반응을 통해 원자 레벨에서 박막을 형성하는 방법으로서, 전구체들의 반응은 오직 표면위에서만 이루어지며 사이클 단위로 박막을 증착하기 때문에 우수한 단차 피복성과 원자레벨로 두께조절이 가능한 특징이 있으며 제조되는 박막 특성이 우수하다. 또한, 원자층 층착법은 베이스 기재 상에서의 표면 반응에 의해 이루어지기 때문에 300℃ 이하의 낮은 온도에서 수행할 수 있는 장점이 있다. 이러한 낮은 온도에서의 채널층의 형성은 베이스 기재가 유기물로 형성된 고분자 기판이거나 플렉시블 기재이더라도 채널층을 형성하는 공정에서 베이스 기재가 손상되는 것을 최소화할 수 있다.
특히, 원자층 증착법을 이용하여 갈륨 산화물의 결정 구조는 용이하게 제어되는데, 원자층 증착법의 온도 조건에 따라서 비결정질 또는 알파 상의 결정질 구조의 갈륨 산화물을 형성할 수 있다. 원자층 증착법을 수행하는 압력 조건은 1 torr이고, 온도 조건은 230 내지 300℃일 수 있다.
일례로, 235 내지 250℃의 온도 조건에서 사파이어 기판에 갈륨 산화물을 증착한 경우 알파 상의 결정 구조가 형성된다.
일례로, 300℃ 이하의 온도 조건에서 쿼츠 기판에 대해서 원자층 증착법을 수행하는 경우 비정질의 갈륨 산화물이 형성된다.
원자층 증착법을 이용하여 채널층을 형성한 후, 채널층이 형성된 베이스 기재 상에 도 1에서 설명한 2개의 전극들을 형성한다. 상기 2개의 전극들은 스퍼터링과 같은 방법을 이용한 금속층의 증착 단계 및 이의 사진/식각 공정을 통한 패터닝 단계를 통해서 제조될 수 있다. 2개의 전극들을 형성하는 공정은 특별히 제한되지 않고, 다양한 방법을 통해서 제조할 수 있다.
상기에서 설명한 본 발명의 태양광-블라인드 UV-C 광센서 및 이의 제조 방법에 따르면, MSM 형태의 간단한 구조를 가지고 50 nm 이하의 초박막으로 형성할 수 있으므로 쿼츠와 같은 범용의 베이스 기재뿐만 아니라 저온 공정을 통해서 제조할 수 있으므로 플렉시블 기재에도 용이하게 적용할 수 있는 장점이 있다.
이러한 태양광-블라인드 UV-C 광센서는 가시광, UV-A 및 UV-B를 흡수하지 않고 UV-C만을 흡수하는 우수한 파장 선택성을 가질 뿐만 아니라, 1 μs 이하의 응답 속도가 매우 빠르다. 특히, 플렉시블 기재에 적용된 경우에 태양광-블라인드 UV-C 광센서의 우수한 동작 특성을 구현할 수 있다. 이하에서는, 실제로 제조된 샘플의 분석 및 결과를 통해서 본 발명을 보다 구체적으로 설명하기로 한다.
샘플 1의 제조 및 구조 분석
사파이어 기판(Al2O3)을 준비하고, 사파이어 기판에 대해서 237.5 내지 250℃의 온도 조건 및 1 Torr 부근의 압력 조건에서 원자층 증착법을 수행하여 갈륨 산화물층을 형성하여 샘플 1을 준비하였다. 상기 샘플 1에 대해서 XRD 분석을 수행하였으며, 그 결과를 도 2에 나타낸다.
도 2는 본 발명의 일 실시예에 따른 태양광-블라인드 UV-C 광센서에서 채널층을 구성하는 갈륨 산화물의 구조 분석 결과를 나타낸 도면이다.
도 2를 참조하면, 샘플 1의 경우 갈륨 산화물층을 구성하는 갈륨 산화물에 의해서 약 40.5°부근의 회절각에서 제1 회절 피크가 나타나고, 약 41.5°부근의 회절각에서 제2 회절 피크가 나타난 것을 확인할 수 있다. 이때, 상기 제1 회절 피크는 알파 상의 갈륨 산화물에 의한 것이고, 상기 제2 회절 피크는 사파이어 기판에 의한 것임을 확인할 수 있다. 즉, XRD 분석 결과를 통해서 원자층 증착법을 이용하여 용이하게 알파 상을 갖는 갈륨 산화물을 제조할 수 있음을 확인할 수 있다.
광학적 특성 분석
상기와 같이 준비된 샘플 1에 대해서 270 nm 부근의 파장에서의 광학적 특성 변화를 측정하였고, 그 결과를 도 3에 나타낸다.
도 3은 본 발명의 일 실시예에 따른 태양광-블라인드 UV-C 광센서에서 채널층을 구성하는 갈륨 산화물의 밴드 갭 에너지 그래프를 나타낸 도면이다.
도 3을 참조하면, 270 nm 부근의 파장에서 급격한 광학적 특성 변화가 나타난 것을 확인할 수 있는데, 이는 해당 영역의 파장이 흡수되고 있다는 증거이며 5 eV에 해당하는 큰 밴드 갭을 가지는 것을 확인할 수 있다. 즉, 샘플 1에서는 가시광은 흡수되지 않으며 UV-C 전체를 감지하는데 충분한 크기의 밴드 갭을 가진다는 것을 확인할 수 있다.
센서 1 및 2의 제조
샘플 1의 제조와 실질적으로 동일한 사파이어 기판 및 갈륨 산화물층을 준비하고, 그 위에 2개의 전극들을 형성하여 도 1에서 설명한 구조와 동일한 센서 1을 준비하였다. 이때, 갈륨 산화물층의 두께는 10 nm이었다.
베이스 기재를 사파이어 기판 대신 쿼츠 기판으로 대체하고 원자층 증착 조건을 비결정질 갈륨 산화물층을 형성하도록 한 것을 제외하고는, 센서 1의 제조 방법과 실질적으로 동일한 공정을 수행하여 센서 2를 준비하였다.
광센서 성능 평가
상기와 같이 준비된 센서 1 및 센서 2 각각에 대해서, 266 nm 파장의 UV-C 센싱의 경우 상승 시간(rise time, 최대전류의 10%에서부터 90%에 도달하는 시간)을 측정하였고, 그 결과를 도 4에 나타낸다.
도 4는 본 발명의 일 실시예에 따른 태양광-블라인드 UV-C 광센서에서의 응답 속도 그래프를 나타낸 도면이다.
도 4에서, 왼쪽 그래프가 알파 상의 갈륨 산화물층이 사파이어 기판 상에 형성된 센서 1에 대한 것이고 오른쪽 그래프가 비결정질의 갈륨 산화물층이 쿼츠 기판 상에 형성된 센서 2에 대한 것이다.
도 4를 참조하면, 왼쪽 그래프를 통해서 540 ns 수준의 매우 빠른 상승 시간을 나타내는 것을 확인할 수 있으며, 오른쪽 그래프에서도 1 μs 수준의 빠른 상승 시간을 확인할 수 있다. 즉, 종래에는 1 μs 이하의 상승 시간을 갖는 광센서가 보고된 바 없었던 반면, 본 발명에 따른 센서 1과 센서 2의 경우 엄청나게 빠른 응답 속도를 갖는 것을 확인할 수 있다.
파장 선택성 평가
상기와 같이 준비된 센서 1에 대해서, 파장 선택성을 평가하였다. 그 결과를 도 5에 나타낸다.
도 5는 본 발명의 일 실시예에 따른 태양광-블라인드 UV-C 광센서의 파장선택성 특성을 설명하기 위한 도면이다.
도 5를 참조하면, 센서 1에서 가시광, UV-A 및 UV-B는 흡수는 하지 않고 UV-C만 흡수하는 것을 확인할 수 있다. 도면으로 도시하지 않았으나, 센서 2에 대해서도 동일한 결과를 나타냄을 확인할 수 있었다.
상기에서는 본 발명의 바람직한 실시예를 참조하여 설명하였지만, 해당 기술 분야의 숙련된 당업자는 하기의 특허 청구 범위에 기재된 본 발명의 사상 및 영역으로부터 벗어나지 않는 범위 내에서 본 발명을 다양하게 수정 및 변경시킬 수 있음을 이해할 수 있을 것이다.

- 태양광-블라인드 UV-C 광센서에 있어서,
고분자 또는 쿼츠로 이루어진 베이스 기재 상에 배치된 채널층; 및
상기 채널층과 접촉하고, 서로 이격되어 배치되며, 이격된 영역을 통해서 상기 채널층의 적어도 일부를 노출시키는 2개의 전극들을 포함하고,
상기 채널층은 3nm 이상 50nm 이하의 두께를 갖는 비결정질 산화 갈륨(III)(Ga2O3) 박막을 포함하고,
상기 2개의 전극들의 이격된 영역에 의해 정의되는 채널은 40 ㎛의 이하의 길이 및 60 ㎛ 이하의 폭을 가지며,
상기 태양광-블라인드 UV-C 광센서의 응답 속도가 1 μs 이하인 것을 특징으로 하는,
