Abstract
본 발명은 형광체를 통해 단파장 대역의 광흡수 손실을 최소화하여 광전변환 효율을 향상시키도록 형성된 형광체를 이용한 고효율 태양박막전지 및 이의 제조방법에 관한 것이다.
본 발명에 따른 형광체를 이용한 고효율 태양박막전지는 기판의 상부에 후면전극과 광흡수층, 버퍼층, 투명전도막층 및 전면전극과 반사방지막층이 형성된 태양박막전지에 있어서, 태양광이 상기 버퍼층을 통과하면서 밴드갭 에너지 이하의 에너지 파장대역에서 광흡수 손실이 발생하는 것을 방지하기 위해, 상기 투명전도막층과 반사방지막층 사이에 형성되며 상기 밴드갭 에너지 이하의 에너지 파장대역의 태양광을 흡수하고, 흡수된 파장대역의 태양광보다 장파장의 광을 방출하는 형광체층을 더 구비하는 것이 특징이다.
본 발명에 따른 형광체를 이용한 고효율 태양박막전지는 기판의 상부에 후면전극과 광흡수층, 버퍼층, 투명전도막층 및 전면전극과 반사방지막층이 형성된 태양박막전지에 있어서, 태양광이 상기 버퍼층을 통과하면서 밴드갭 에너지 이하의 에너지 파장대역에서 광흡수 손실이 발생하는 것을 방지하기 위해, 상기 투명전도막층과 반사방지막층 사이에 형성되며 상기 밴드갭 에너지 이하의 에너지 파장대역의 태양광을 흡수하고, 흡수된 파장대역의 태양광보다 장파장의 광을 방출하는 형광체층을 더 구비하는 것이 특징이다.
Description
본 발명은 고효율 태양박막전지에 관한 것으로, 더욱 상세하게는 형광체를 통해 단파장 대역의 광흡수 손실을 최소화하여 광전변환 효율을 향상시키도록 형성된 형광체를 이용한 고효율 태양박막전지 및 이의 제조방법에 관한 것이다.
일반적으로 태양전지란 빛에너지를 흡수하여 전기를 생성시키고, 이들 전기를 수집하여 외부로 전달하는 발전시스템을 말하며, 화석연료를 사용하지 않는 재생에너지의 하나로서 큰 관심을 받고 있다.
태양전지는 발전원리에 따라서 반도체형 태양전지와 염료감응형 태양전지로 크게 나눌 수 있다. 이중 반도체형 태양전지는 P형 반도체와 N형 반도체를 접합시킨 P-N접합면에서 발생하는 광기전력을 이용한 태양전지이다. 반도체형 태양전지는 사용 재료에 따라서 실리콘계 태양전지, 화합물 반도체 태양전지, 유기계 태양전지 등으로 구분된다.
태양전지의 효율은 실험실적으로는 상당한 수준에 이른 것도 있으나, 실용적으로 약 18%(실리콘계 태양전지) 내지 약 10%(유기계 태양전지)의 범위를 나타내고 있다. 태양전지에서는 이 효율을 높이는 것이 가장 중요한 문제이다.
현재 실용화 단계로 제품화된 태양전지로는 실리콘 태양전지가 주종을 이루고 있다. 하지만 실리콘 태양전지는 재료와 기술 개발의 가격 절감에 한계성을 가지고 있어서, 차세대 태양전지는 고효율 및 저가화에 유리한 박막형 태양전지가 그 대안이 될 것으로 전망된다.
박막형 태양전지 중 Cu(In,Ga)Se2(CIGS) , Cu2ZnSnS4(CZTS) 태양전지의 구조는 소다석회 유리기판(SLG) 위에 후면전극(Mo), 광흡수층(CIGS,CZTS), 버퍼층(CdS), 산화아연(ZnO)투명 전도막층 과 전면 전극(Ni/Al)을 형성하여 제작 된다. 전면 전극 쪽으로 입사된 태양광이 광흡수층 까지 도달하면 전자,정공 쌍(캐리어)을 생성 하게 되고, 생성된 캐리어들의 수집으로 전기가 발생하게 된다. 태양전지로 입사된 모든 태양광 [자외선(10~380nm), 가시광선(380~760nm),적외선(760nm~1mm) ]을 전기 에너지로 변환시키지는 못하며, 일정 파장대역(300~1200nm)의 태양광을 전기로 발생시킨다.
그러나, CIGS 및 CZTS 박막 태양전지의 경우 입사된 태양광이 광흡수층까지 도달하기 전 CdS버퍼층(밴드갭 에너지=2.4eV)을 통과하면서 밴드갭 에너지 이하의 에너지 파장대역(400~520nm)에서 광흡수 손실이 발생하며, 이는 단파장 대역에서의 낮은 광전 변환 효율로 이어지는 문제점이 있다.
따라서 CIGS, CZTS 박막태양전지 경우 단파장 대역(400~520nm)의 태양광을 효과적으로 활용할 수 있는 새로운 태양전지 구조가 요구된다.
본 발명은 상기 문제점을 해결하기 위해 창출된 것으로, 단파장 대역의 태양광의 광흡수 손실로 인한 광전변환 효율의 저하 문제를 해결할 수 있는 형광체를 이용한 고효율 태양박막전지 및 이의 제조방법을 제공하는데 그 목적이 있다.
본 발명에 따른 형광체를 이용한 고효율 태양박막전지는 기판의 상부에 후면전극과 광흡수층, 버퍼층, 투명전도막층 및 전면전극과 반사방지막층이 형성된 태양박막전지에 있어서, 태양광이 상기 버퍼층을 통과하면서 밴드갭 에너지 이하의 에너지 파장대역에서 광흡수 손실이 발생하는 것을 방지하기 위해, 상기 투명전도막층과 반사방지막층 사이에 형성되며 상기 밴드갭 에너지 이하의 에너지 파장대역의 태양광을 흡수하고, 흡수된 파장대역의 태양광보다 장파장의 광을 방출하는 형광체층을 더 구비하는 것이 특징이다.
상기 형광체층은 YAG:Ce3 + 형광체를 포함하는 것이 바람직하다.
상기 기판은 소다석회 유리기판(SLG)이고, 상기 후면전극은 몰리브데늄(Mo)인 것이 바람직하다. 그리고 상기 후면전극은 상기 몰리브데늄(Mo)을 스퍼터링(Sputtering) 방법을 통해 500 내지 1000nm 두께로 증착하여 형성하는 것이 바람직하다.
상기 버퍼층은 황화카드뮴(CdS)으로 이루어지고, 화학적용액성장법(Chemical Bath Deposition, CBD)을 이용하여 50 내지 60nm 두께로 증착하여 형성하는 것이 바람직하다.
상기 투명전도막층은 상기 버퍼층의 상부에 N형 반도체인 산화아연(i-ZnO)으로 형성된 제1 산화아연층과, 상기 제1 산화아연층의 상부에 증착되며 알루미늄이 도핑된 산화아연(ZnO:Al)으로 형성된 제2 산화아연층을 포함하는 것이 바람직하다.
상기 제1 산화아연층은 50 내지 70nm 두께로 형성되고, 상기 제2 산화아연층은 상기 제1 산화아연층의 상부에 스퍼터링 방법을 통해 100 내지 500nm 두께로 증착되는 것이 바람직하다.
상기 전면전극은 니켈과 알루미늄을 각각 40 내지 60nm 및 500 내지 1000nm 두께로 전자빔증착법을 이용해 증착하여 형성될 수 있으며, 상기 형광체층은 YAG:Ce3+ 분말을 고내열 광 투과성 수지에 분산시켜 페이스트(Paste)상으로 만든 후, 노즐을 이용하여 도포 영역에 토출시켜 형성하는 것이 바람직하다.
본 발명의 형광체를 이용한 고효율 태양박막전지의 제조방법은 기판의 상부에 후면전극을 형성하는 단계와, 상기 후면전극의 상부에 광흡수층을 형성하는 단계와, 상기 광흡수층의 상부에 버퍼층을 형성하는 단계와, 상기 버퍼층의 상부에 투명전도막층을 형성하는 단계와, 상기 투명전도막층의 상부에 전면전극을 형성하는 단계와, 상기 투명전도막층의 상부에 상기 전면전극의 컨택전극을 덮지 않도록 형광체를 도포하여 경화시켜 형광체층을 형성하는 단계와, 상기 형광체층의 상부에 상기 전면전극의 컨택전극을 덮지 않도록 반사방지막층을 형성하는 단계를 포함한다.
상기 형광체층을 형성하는 형광체는 태양광이 상기 버퍼층을 통과하면서 밴드갭 에너지 이하의 에너지 파장대역에서 광흡수 손실이 발생하는 것을 방지하기 위해, 밴드갭 에너지 이하의 에너지 파장대역의 태양광을 흡수하고, 흡수된 파장대역의 태양광보다 장파장의 광을 방출한다.
상기 형광체층은 YAG:Ce3 + 형광체 분말을 고내열 광투과성 수지에 분산시켜 페이스트(Paste) 상으로 만든 후 노즐을 이용해 도포 영역에 토출하여 형성하는 것이 바람직하다.
상기 형광체층의 도포 과정에서 상기 형광체층이 상기 전면전극의 컨택전극을 덮는 것을 방지하도록 섀도우 마스크(Shadow Mask)를 이용하는 것이 바람직하다.
그리고 형광체층의 형성 과정에서 사용되는 상기 고내열 광투과성 수지는 실리콘 수지 또는 에폭시 수지 중 선택된 어느 하나이며, 상기 기판의 상부에 후면전극을 형성하는 단계에서는 몰리브데늄(Mo) 금속을 스퍼터링(Sputtering)하여 500 내지 1000nm 두께로 증착하는 것이 바람직하다.
상기 버퍼층의 상부에 투명전도막층을 형성하는 단계는 상기 버퍼층의 상부에 N형 반도체인 산화아연(i-ZnO)으로 형성된 제1 산화아연층 형성단계와, 상기 제1 산화아연층의 상부에 알루미늄이 도핑된 산화아연(ZnO:Al)으로 형성된 제2 산화아연층을 증착하는 단계를 포함하는 것이 바람직하다.
본 발명의 형광체를 이용한 고효율 태양박막전지 및 이의 제조방법에 따르면 YAG:Ce 3 + 형광체를 통해서 400~520nm의 단파장 대역 태양광의 광흡수 손실을 최소화함으로써 태양박막전지의 광전변환효율이 향상될 수 있다.

이하, 첨부한 도면을 참조하여 본 발명의 실시예에 따른 형광체를 이용한 고효율 태양박막전지 및 이의 제조방법에 대해 상세히 설명한다. 본 발명은 다양한 변경을 가할 수 있고 여러 가지 형태를 가질 수 있는 바, 특정 실시 예들을 도면에 예시하고 본문에 상세하게 설명하고자 한다. 그러나 이는 본 발명을 특정한 개시 형태에 대해 한정하려는 것이 아니며, 본 발명의 사상 및 기술 범위에 포함되는 모든 변경, 균등물 내지 대체물을 포함하는 것으로 이해되어야 한다. 각 도면을 설명하면서 유사한 참조부호를 유사한 구성요소에 대해 사용하였다. 첨부된 도면에 있어서, 구조물들의 치수는 본 발명의 명확성을 기하기 위하여 실제보다 확대하여 도시한 것이다.
제1, 제2 등의 용어는 다양한 구성요소들을 설명하는데 사용될 수 있지만, 상기 구성요소들은 상기 용어들에 의해 한정되어서는 안 된다. 상기 용어들은 하나의 구성요소를 다른 구성요소로부터 구별하는 목적으로만 사용된다. 예를 들어, 본 발명의 권리 범위를 벗어나지 않으면서 제1 구성요소는 제2 구성요소로 명명될 수 있고, 유사하게 제2 구성요소도 제1 구성요소로 명명될 수 있다.
본 출원에서 사용한 용어는 단지 특정한 실시 예를 설명하기 위해 사용된 것으로, 본 발명을 한정하려는 의도가 아니다. 단수의 표현은 문맥상 명백하게 다르게 뜻하지 않는 한, 복수의 표현을 포함한다. 본 출원에서, "포함하다" 또는 "가지다" 등의 용어는 명세서 상에 기재된 특징, 숫자, 단계, 동작, 구성요소, 부분품 또는 이들을 조합한 것이 존재함을 지정하려는 것이지, 하나 또는 그 이상의 다른 특징들이나 숫자, 단계, 동작, 구성요소, 부분품 또는 이들을 조합한 것들의 존재 또는 부가 가능성을 미리 배제하지 않는 것으로 이해되어야 한다.
다르게 정의되지 않는 한, 기술적이거나 과학적인 용어를 포함해서 여기서 사용되는 모든 용어들은 본 발명이 속하는 기술 분야에서 통상의 지식을 가진 자에 의해 일반적으로 이해되는 것과 동일한 의미를 가지고 있다. 일반적으로 사용되는 사전에 정의되어 있는 것과 같은 용어들은 관련 기술의 문맥 상 가지는 의미와 일치하는 의미를 가지는 것으로 해석되어야 하며, 본 출원에서 명백하게 정의하지 않는 한, 이상적이거나 과도하게 형식적인 의미로 해석되지 않는다.
도 1을 참조하면, 본 발명의 형광체를 이용한 고효율 태양박막전지(1)는 유리기판(10), 후면전극(20), 광흡수층(30), 버퍼층(30), 투명전도막층(50), 전면전극(60), 반사방지막층(70) 및 형광체층(80)을 구비한다.
상기 형광체를 이용한 고효율 태양박막전지(1)의 각 구성요소들을 제작방법과 함께 설명하면, 먼저 유리기판(10)은 소다석회유리(Soda Lim Gla ; SLG)이며, 유리기판(10)의 상부에 후면전극(20)을 스퍼터링(Sputtering) 기법을 이용해 500 내지 1000nm 두께로 증착한다.
상기 후면전극(20)은 후술하는 광흡수층(30)광의 열팽창계수가 비슷하고, 고온에서 셀레늄(Se)와의 반응성이 낮은 금속재를 사용하는 것이 바람직하며, 본 실시예에서는 몰리브데늄(Mo)가 적용되었다. 후면전극(20)은 상기 스퍼터링법 외에도 E-beam 등으로도 가능하다.
상기 후면전극(20)의 상부에 광흡수층(30)을 형성한다.
광흡수층(30)은 Cu(In,Ga)Se2(CIGS) 또는 Cu2ZnSnS4(CZTS) 중 어느 하나가 적용될 수 있다. 상기 광흡수층(30)은 동시증발법, 스퍼터링법, 셀렌화법, 화화법 및 전기증착법 등의 방법을 사용하여 형성할 수 있다.
상기 버퍼층(30)은 광흡수층(30)과 투명전도막층(50) 사이에 존재하면서 두 층 사이의 격자상수 불일치와 에너지 밴드갭 차이의 문제를 감소시키는 역할을 한다. 상기 버퍼층(30)은 황화카드뮴(CdS)이 주로 사용되고, 화학적용액성장법(Chemical Bath Deposition, CBD)을 이용하여 50 내지 60nm 두께로 증착한다. 버퍼층(30)은 N형 반도체로서, 광흡수층(30)과의 사이에서 P-N접합을 형성하며, 입사된 태양광은 이 접합부에서 전자,정공 쌍(캐리어)을 형성한다.
상기 투명전도막층(50)은 버퍼층(30)의 상부에 증착되는 제1 산화아연층(51)과 제2 산화아연층(52)을 포함한다.
제1 산화아연층(51)(i-ZnO)은 스퍼터링 방법을 이용해상기 버퍼층(30)의 상부에 50 내지 70nm 두께로 증착하며, 제1 산화아연층(51)의 상부에 알루미늄이 도핑된 제2 산화아연층(52)(ZnO:Al,AZO)을 역시 스퍼터링 방법으로 100 내지 500nm의 두께로 증착한다.
상기 전면전극(60)은 P-N 접합부에서 형성된 전자를 수집하는 역할을 하는 것으로, 상기 투명전도막층(50)의 상부에 형성하는데, 니켈/알루미늄(Ni/Al)을 각각 50nm와 500 내지 1000nm 두께로 증착하여 형성한다. 상기 니켈/알루미늄은 전자빔증착법(E-beam evaporation)을 이용해 증착하는 것이 바람직하다.
상기 반사방지막층(70)은 태양전지에 입사되는 태양광의 반사손실을 줄이기 위해 형성되는 것으로, 주로 플루오르화 마그네슘(MgF2)이 사용되며, 전자빔증착법(E-beam evaporation)을 이용하여 100nm 두께로 증착한다.
플루오르화 마그네슘으로 형성된 반사방지막층(70)은 절연체의 성질을 가지므로, 전면적극층의 상부에 반사방지막층(70)을 증착할 때 모든 전면 전극 부분에 증착 하게 되면, 외부와 전기적으로 연결을 할 수 없다. 따라서 섀도우 마스크(Shadow Mask, 90)를 사용하여 외부와 전기적으로 연결 할 수 있는 컨택(Contact) 전극 부분은 반사방지막이 증착되지 않도록 한다.
상기 형광체층(80)은 투명전도막층(50)과 반사방지막층(70)의 사이에 형성된다.
전면전극(60)을 통해서 입사된 태양광은 버퍼층(30)을 통과하면서 밴드갭 에너지 이하의 에너지 파장대역(400 ~ 520nm)에서 광흡수 손실이 발생한다. 따라서 본 발명에서는 광흡수 손실을 줄이고 태양전지의 광전변환 효율을 향상시킬 수 있도록 형광체층(80)을 형성한다.
상기 형광체층(80)은 하향변환(Down conversion) 형광체인 YAG:Ce3+를 태양전지 전면부에 도포하여 형성한 것이다.
YAG:Ce3+ 형광체는 400 ~ 500nm 파장대역의 광을 흡수한 후 500 ~ 700nm 파장대역의 광을 방출하여 전면전극(60)으로 입사된 태양광이 버퍼층(30)을 통과하더라도 광흡수 손실이 발생하지 않게 한다.
형광체층(80)의 형성을 위해서 YAG:Ce3+형광체는 디스펜싱(Dispensing)방법으로 도포한다. 즉, YAG:Ce3+ 분말을 고 내열, 실리콘 수지나 에폭시 수지 등의 광 투과성 수지에 분산시켜 페이스트(Paste) 상으로 만든 후, 노즐(91)을 이용해 원하는 영역에 토출시켜 태양전지 전체를 형광체로 도포한다.
상기 YAG:Ce3+ 형광체 역시 플루오르화 마그네슘과 마찬가지로 절연체의 성질을 가지고 있기 때문에 전면전극(60)의 상부에 도포되면 전면전극(60)이 외부와 전기적으로 연결될 수 없다. 따라서 형광체를 토출시키는 과정에서 섀도우 마스크(90)를 이용해 외부와 전기적으로 연결할 수 있는 컨택 전극 부분은 형광체가 도포되지 않도록 한다.
제시된 실시예들에 대한 설명은 임의의 본 발명의 기술분야에서 통상의 지식을 가진 자가 본 발명을 이용하거나 또는 실시할 수 있도록 제공된다. 이러한 실시예들에 대한 다양한 변형들은 본 발명의 기술 분야에서 통상의 지식을 가진자에게 명백할 것이며, 여기에 정의된 일반적인 원리들은 본 발명의 범위를 벗어남이 없이 다른 실시예들에 적용될 수 있다. 그리하여, 본 발명은 여기에 제시된 실시예들로 한정되는 것이 아니라, 여기에 제시된 원리들 및 신규한 특징들과 일관되는 최광의의 범위에서 해석되어야 할 것이다.

Claims (15)
- 기판의 상부에 후면전극과 광흡수층, 버퍼층, 투명전도막층 및 전면전극과 반사방지막층이 형성된 태양박막전지에 있어서,
태양광이 상기 버퍼층을 통과하면서 밴드갭 에너지 이하의 에너지 파장대역에서 광흡수 손실이 발생하는 것을 방지하기 위해, 상기 투명전도막층과 반사방지막층 사이에 형성되며 상기 밴드갭 에너지 이하의 에너지 파장대역의 태양광을 흡수하고, 흡수된 파장대역의 태양광보다 장파장의 광을 방출하는 형광체층을 더 구비하고,
상기 형광체층은 고내열 광투과성 수지 및 상기 수지 내에 균일하게 분산된 YAG:Ce3+ 형광체를 포함하고,
상기 투명전도막층 상부에서, 상기 형광체층 및 상기 반사방지막층은 상기 전면전극의 컨택전극을 덮지 않도록 형성되는 것을 특징으로 하는,
형광체를 이용한 고효율 태양박막전지.

상기 기판은 소다석회 유리기판(SLG)이고,
상기 후면전극은 몰리브데늄(Mo)인 것을 특징으로 하는 형광체를 이용한 고효율 태양박막전지.
- 제 3항에 있어서,
상기 후면전극은 상기 몰리브데늄(Mo)을 스퍼터링(Sputtering) 방법을 통해 500 내지 1000nm 두께로 증착하여 형성한 것을 특징으로 하는 형광체를 이용한 고효율 태양박막전지.
- 제 1항에 있어서,
상기 버퍼층은 황화카드뮴(CdS)으로 이루어지고, 화학적용액성장법(Chemical Bath Deposition, CBD)을 이용하여 50 내지 60nm 두께로 증착하여 형성한 것을 특징으로 하는 형광체를 이용한 고효율 태양박막전지.
- 제 1항에 있어서,

상기 제1 산화아연층은 50 내지 70nm 두께로 형성되고,
상기 제2 산화아연층은 상기 제1 산화아연층의 상부에 스퍼터링 방법을 통해 100 내지 500nm 두께로 증착되는 것을 특징으로 하는 형광체를 이용한 고효율 태양박막전지.
- 제 1항에 있어서,
상기 전면전극은 니켈과 알루미늄을 각각 40 내지 60nm 및 500 내지 1000nm 두께로 전자빔증착법을 이용해 증착하여 형성한 것을 특징으로 하는 형광체를 이용한 고효율 태양박막전지.
- 제 1항에 있어서,
상기 형광체층은 YAG:Ce3+ 분말을 고내열 광 투과성 수지에 분산시켜 페이스트(Paste)상으로 만든 후, 노즐을 이용하여 도포 영역에 토출시켜 형성한 것을 특징으로 하는 형광체를 이용한 고효율 태양박막전지.
- 기판의 상부에 후면전극을 형성하는 단계와;
상기 후면전극의 상부에 광흡수층을 형성하는 단계와;
상기 광흡수층의 상부에 버퍼층을 형성하는 단계와;
상기 버퍼층의 상부에 투명전도막층을 형성하는 단계와;
상기 투명전도막층의 상부에 전면전극을 형성하는 단계와;
상기 투명전도막층의 상부에 상기 전면전극의 컨택전극을 덮지 않도록 형광체를 도포하여 경화시켜 형광체층을 형성하는 단계와;
상기 형광체층의 상부에 상기 전면전극의 컨택전극을 덮지 않도록 반사방지막층을 형성하는 단계를 포함하며,
상기 형광체층은 고내열 광투과성 수지 및 상기 수지 내에 균일하게 분산된 YAG:Ce3+ 형광체를 포함하고,
상기 형광체층을 형성하는 형광체는 태양광이 상기 버퍼층을 통과하면서 밴드갭 에너지 이하의 에너지 파장대역에서 광흡수 손실이 발생하는 것을 방지하기 위해, 밴드갭 에너지 이하의 에너지 파장대역의 태양광을 흡수하고, 흡수된 파장대역의 태양광보다 장파장의 광을 방출하는 것을 특징으로 하는 형광체를 이용한 고효율 태양박막전지의 제조방법.
- 제 10항에 있어서,
상기 형광체층은 YAG:Ce3 + 형광체 분말을 고내열 광투과성 수지에 분산시켜 페이스트(Paste) 상으로 만든 후 노즐을 이용해 도포 영역에 토출하여 형성한 것을 특징으로 하는 형광체를 이용한 고효율 태양박막전지의 제조방법.
