Abstract
열 인터페이스 물질은 페닐 에스테르 및 열 전도성 충전제를 포함한다. 상기 물질은 선택적으로 견과류 오일 유래의 에폭시 수지 및 에폭시화 이량체 지방산을 포함한다.
Description
본 발명은 열-발생 전자 장치로부터 전달된 열을 흡수하고 소실시키는 히트 싱크(heat sink)로 열을 전달하기 위해 이용되는 열 전도성 물질에 관한 것이다.
반도체를 포함하는 전자 장치는 작동 중에 상당한 양의 열을 발생시킨다. 발생되는 열의 정도는 반도체의 성능과 관련되며, 성능이 더 낮은 장치가 더 낮은 정도의 열을 발생시킨다. 주목할 만한 성능을 달성하기 위해서 냉각되어야 하는 반도체를 냉각시키기 위해서, 히트 싱크가 장치에 부착된다. 작동시에, 사용 중에 발생된 열은 반도체로부터 열이 무해하게 소멸되는 히트 싱크로 전달된다. 반도체로부터 히트 싱크로 열 전달을 최대화하기 위해서, 열 인터페이스 물질(TIM)으로 알려진, 열 전도성 물질이 이용된다. TIM은 열 전달을 촉진하기 위해 이상적으로 히트 싱크 및 반도체 사이에 밀접한 접촉을 제공한다.
반도체 제조업자들에 의해 현재 사용되는 다양한 유형의 TIM이 있으며, 모두 그것들 자체의 장점 및 단점을 가진다. 고성능 반도체보다 상대적으로 더 낮은 정도의 열을 발생시키는 반도체에 대한, 바람직한 열적 해결책은 전도성 물질로써 알루미늄을 포함하는 써멀 겔(thermal gel)의 사용이다. 이러한 물질은 적당한 열 전도성(3 내지 4 W/m-K)을 제공하지만, 응력하에서 박리되기 쉬울 수 있다.
그러므로, 다루고 적용하기 쉽고 그렇지만 또한 매우 적당한 열 전도성 및 믿을만한 성능을 제공하는 열 인터페이스 물질을 제공하는 것은 이로울 것이다.
본 발명은 열-발생 반도체-포함 장치에서 열 인터페이스 물질로서의 사용을 위한 조성물이다.
한 실시양태에서, 조성물은 알루미늄 금속 입자와 페닐 에스테르를 포함한다. 또 다른 실시양태에서, 조성물은 추가로 에폭시화 이량체 수지를 포함한다. 제3의 실시양태에서, 조성물은 추가로 견과류 오일 유래의 에폭시 지방산을 포함한다. 모든 실시양태에서, 촉매는 임의적이다. 금속 입자는 실질적으로 전혀 첨가되는 납이 없다. 주요 수지 요소로서 페닐 에스테르의 존재는 조성물을 더 유연하게 만들고, 따라서 크래킹(cracking)을 방지하고 히트 싱크 및 반도체 사이의 접촉을 증가시킨다. 그러므로, 페닐 에스테르의 존재는 열 분해를 억제하도록 작용하고 따라서 시간이 지남에 따라 열 임피던스(thermal impedance)를 안정하게 유지시키도록 작용한다.
에폭시화 이량체 지방산 및 일부 실시양태에서 추가적으로 견과유 유래의 에폭시 수지의 사용은 열 인터페이스 물질에 대한 최적 범위의 모듈러스(modulus)를 제공한다. 이러한 에폭시는 물리적으로 땜납 입자들을 열 인터페이스 물질 내에 연결된채 제자리에 유지시키는 겔-유사 또는 점착성 덩어리를 형성하고 따라서 시간이 지남에 따라 열 임피던스가 안정하게 유지된다.
또 다른 실시양태에서, 본 발명은 상기 설명에 따른 열 발생 요소, 히트 싱크 및 열 인터페이스 물질을 포함하는 전자 장치이다.

본 발명의 열 인터페이스 물질은 열 소실이 요구되는 임의의 열-발생 요소 및 특히, 반도체 장치에서 열-발생 요소와 함께 이용될 수 있다. 이러한 장치에서, 열 인터페이스 물질은 열-발생 요소 및 히트 싱크 사이에 층을 형성하고 소실되어야 할 열을 히트 싱크로 전달한다. 열 인터페이스 물질은 또한 방열판을 포함하는 장치에서도 사용될 수 있다. 그러한 장치에서, 열 인터페이스 물질의 층은 열-발생 요소 및 방열판 사이에 배치되고 열 인터페이스 물질의 제2 층은 방열판 및 히트 싱크 사이에 배치된다.
한 실시양태에서, 페닐 에스테르는 하기로 구성된 군으로부터 선택된다.
페닐 에스테르는 조성물의 총 중량을 기준으로 5 내지 35 중량 백분율 범위 내로 조성물에 존재할 것이다.
에폭시화 이량체 지방산은 이량체 지방산 및 에피클로로히드린의 반응 생성물이다. 한 실시양태에서, 에폭시화 이량체 지방산은 R이 C34H68로 표현되는 34 탄소 사슬인 하기의 구조를 갖는다:
이것은 뉴져지의 CVC 케미칼(CVC Chemical)로부터 상업적으로 입수가능하다.
견과류 오일 유래의 에폭시 수지는 하기 구조중 하나 또는 둘 모두를 포함한다:
이러한 수지는 뉴저지의 카돌라이트 코포레이션(Cardolite Corporation)으로부터 상업적으로 입수가능하다. 일관능성 에폭시 또는 2관능성 에폭시 중의 어느 하나 또는 임의의 비율의 블렌드는 TIM 조성물 내에 동등하게 효과적이다.
에폭시 관능기를 위한 촉매의 사용은 선택적이나, 에폭시 관능기를 중합화 또는 경화하기에 적합한 당해 분야에 공지된 임의의 촉매가 사용될 수 있다. 적합한 촉매의 예는 퍼옥시드 및 아민을 포함한다. 촉매가 사용될 때, 촉매는 유효량으로 사용될 것이고; 한 실시양태에서, 유효량은 조성물에 대하여 0.2 내지 2 중량% 범위이다.
은 입자 또한 존재할 수 있지만, 알루미늄 금속 입자는 땜납 또는 은에 비하여 저 비용이기 때문에 열 인터페이스 물질에서 전형적으로 사용된다. 전형적인 예가 되는 알루미늄 금속 분말은 일리노이의 토얄 아메리카(Toyal America)로부터 상업적으로 입수가능하다. 한 실시양태에서, 금속 분말은 약 1-10 마이크로미터의 평균 입자 크기를 가진다. 한 실시양태에서, 금속 분말은 총 조성물에 대하여 50 내지 95 중량 백분율의 범위로 조성물 내에 존재할 것이다.
도 1에서 도해되는 한 실시양태에서, 두 층의 열 인터페이스 물질을 이용하는 전자 요소(10)는 내부연결(14)을 통해 실리콘 다이(silicon die)(12)에 부착된 기재(11)를 포함한다. 실리콘 다이는 하나 이상의 다이 측면과 인접한 열 인터페이스 물질(15)을 통해 전달되는 열을 발생시킨다. 방열판(16)은 열 인터페이스 물질에 인접하여 위치하고 제1 열 인터페이스 물질 층을 통과하는 열의 일부분을 소실시키도록 작용한다. 히트 싱크(17)는 방열판에 인접하게 위치하여 임의의 전달된 열 에너지를 소실시킨다. 열 인터페이스 물질은 방열판 및 히트 싱크 사이에 위치한다. 열 인터페이스 물질(18)은 보통 열 인터페이스 물질(15)보다 더 두껍다.
실시예
하기 표에 보여지는 중량 백분율로 성분을 포함하도록 조성물을 제조했다. 본 발명의 샘플은 A, B, C 및 D로 확인된다. 비교 샘플은 E, F 및 G로 확인된다. 그것들 모두 중합체 수지 및 알루미늄 분말의 액체 반응성 혼합물로 구성된다.
실리콘 다이 및 구리 플랭크(plank) 사이에 배치된 TIM 조성물 내의 저항성을 측정하여 열 전도성에 대해 상기 TIM 조성물을 시험했다. 실리콘 다이를 가열했고 열 주입량을 전압 및 전류 계량기의 조합을 사용해 측정했다. TIM을 통해 구리 히트 싱크로 전달된 열 및 히트 싱크의 온도는 열전대(thermocouple)로 판독했다. 이 값들로부터 저항력을 계산했다.
결과는 표에 보고되고, 비교 조성물과 비교하여 페닐 에스테르를 포함하는 본 발명의 조성물은 특히 베이킹(baking) 및 열순환(thermal cycling)의 신뢰성 시험 후에 안전하고 더 낮은 열 임피던스를 보였다. 낮은 열 임피던스는 열 소실을 위해 필요하고 또한 열 임피던스가 시간이 지남에 따라 안정하게 유지되어 사용되는 최종 장치의 더 긴 수명을 보장하는 것은 중요하다.
결과는 추가로 페닐 에스테르를 포함하는 본 발명의 조성물이 고온에 노출 후에 증가하지 않는 더 낮은 모듈러스를 보이는 것을 보여준다. 낮은 모듈러스는 조성물이 부드럽고 유연하게 유지되도록 하기 위해 요구되고 더 우수한 열 전도성을 가져온다. 고온 베이킹 후에 모두 모듈러스에서 상당한 증가를 보였던 비교 조성물과 대조적이다. 이러한 비교 조성물은 높은 열 분해를 보이고, 단단하고 잘 부러지게 되며, 궁극적으로 그것의 기재에 대한 TIM의 계면 박리를 야기한다.

- 제1항 또는 제2항에 있어서, 상기 열 전도성 충전제가 알루미늄 분말인 열 인터페이스 물질.
- 제2항에 있어서, 추가로 견과류 오일 유래의 에폭시 수지를 포함하는 열 인터페이스 물질.
- 제1항, 제2항 및 제5항 중 어느 한 항에 있어서, 상기 페닐 에스테르가 총 조성물에 대하여 5 내지 35 중량 백분율 범위의 양으로 존재하는 열 인터페이스 물질.
- 제2항 또는 제5항에 있어서, 상기 에폭시화 이량체 지방산이 총 조성물에 대하여 1 내지 10 중량 백분율 범위의 양으로 존재하는 열 인터페이스 물질.
