Description
본 개시 내용은 반도체 구조 및 그 제조 방법에 관한 것이다.
전자 산업계에서의 근래의 발전에 따라, 전자 부품은 높은 성능을 갖도록 개발되고 있으며, 이에 따라 소형화되고 고밀도화된 패키지에 대한 요구가 있다. 따라서, IC를 메인 보드에 연결하는 기능을 하는 인터포저(interposer)는 더욱 밀집하게 패킹되어야 한다. 패키지의 고밀도화(densification)는 IC의 I/O의 개수 증가에 기인하고, 인터포저와의 연결을 위한 방법도 더욱 효율적이게 되었다.
인기가 높아가는 인터포저 기술 중 하나는 플립칩 본딩(flip-chip bonding)이다. 실리콘 집적 회로(IC) 장치의 제조 공정 흐름에서의 플립칩 조립체는 여러 사실에 의해 작동된다. 첫 번째로, 반도체 장치의 전기적 성능은 종래의 와이어 본딩(wire bonding) 상호연결 기술과 상관된 기생 인덕턴스가 감소될 때 개선될 수 있다. 두 번째로, 플립칩 조립체는 와이어 본딩보다 칩과 패키지 사이에 더 높은 상호연결 밀도를 제공한다. 세 번째로, 플립칩 조립체는 와이어 본딩보다 더 적은 실리콘 "부동산(real estate)"을 소비하고, 이에 따라, 실리콘 영역을 절약하고 장치 비용을 감소시키는데 도움을 준다. 네 번째로, 연속하는 개별적인 본딩 단계들 대신에 동시에 발생하는 갱 본딩(gang-bonding) 기술이 사용될 때, 제조비가 감소될 수 있다.

본 개시 내용의 몇몇 실시예는 전기 도금된 은 합금 범프를 포함하는 테입 자동화 본딩(tape automated bonding, TAB) 반도체 구조를 제공한다. 몇몇 실시예에서, 칩-온-필름(chip-on-film, COF) 구조는 필름 상의 은 합금 범프와 도전성 구리선 사이에 은/주석 인터페이스를 포함한다. 몇몇 실시예에서, 추가 금속층이 COF 구조 내의 전기 도금된 은 합금 범프 위로 위치된다. 몇몇 실시예에서, 추가 금속층은 COF 구조 내의 전기 도금된 은 합금 범프의 측벽을 덮는다.
본 개시 내용의 몇몇 실시예는, 반도체 칩을 도전층에 전기적으로 결합시키는 전기 도금된 Ag1 - xYx 함금 범프를 포함하는 칩-온-글래스(chip-on glass, COG) 구조를 제공한다. 몇몇 실시예에서, 전기 도금된 Ag1 - xYx 함금 범프의 Y는 Pd 및 Au 중 적어도 하나를 포함한다. 몇몇 실시예에서, 추가 금속층은 COG 구조에서 전기 도금된 은 합금 범프 위로 위치된다. 몇몇 실시예에서, 추가 금속층은 COG 구조 내의 전기 도금된 은 합금 범프의 측벽을 덮는다.
본 개시 내용의 몇몇 실시예는 반도체 구조에서 전기 도금된 은 합금 범프를 제공한다. 몇몇 실시예에서, 본 명세서에서 설명된 전기 도금된 은 합금 범프로 이루어진 은 합금 박막이 대략 250 W/(mK) 내지 대략 450 W/(mK)의 열 전도도를 가진다. 다른 실시예에서, 전기 도금된 은 합금 범프는 대략 35 (Ωm)-1 내지 65 (Ωm)-1의 전기 전도도를 가진다.
정의들
본 개시 내용을 설명하고 청구하는데 있어서, 다음의 용어가 아래에서 설명된 정의에 따라 사용될 것이다.
본 명세서에 사용되는 바와 같이, "평균 입자 크기(average grain size)"는 X-선 회절(X-ray diffration; XRD), 전자 빔 산란 패턴(electron beam scattering pattern; EBSP), 투과 전자 현미경(transmission electron microscopy; TEM) 또는 주사 전자 현미경(scanning electron microscopy; SEM)과 같은 임의의 통상적인 입자 크기 측정 기술에 의해 측정된다. 샘플의 예열된 단면이 본 개시 내용에서 논의되는 입자 크기 측정에 대하여 마련된다. 도 1은 은 합금 범프 본체(101)가 도전성 패드(102)에 연결된 은 합금 범프 구조(10)의 단면을 도시하며, 은 합금 범프 본체(101)와 도전성 패드(102)는 모두 장치(100) 상에 위치된다. 은 합금 범프 구조(10)의 세로 방향은 Y 방향에 평행하다. 다른 말로 하면, 세로 방향은 은 합금 범프 본체(101)와 도전성 패드(102)를 수용하는 표면에 수직인 방향을 말한다. 본 명세서에서 논의되는 임의의 측정을 받는 단면은 세로 방향에 수직인 평면을 갖는 은 합금 범프 본체(101)를 통과하는 임의의 평면이다.

본 명세서에 사용되는 바와 같이, 은 합금 범프의 "입자 크기 분포의 표준 편차"는 본 명세서에서 논의되는 이미지 분석 프로그램을 이용하여 획득되는 통계 결과를 말한다. 입자 크기 분포의 분산 곡선을 획득한 후에, 1의 표준 편차가 평균 입자 크기(기대값)로부터 벗어난 입자 크기로서 정의되고, 벗어난 입자 크기와 평균 입자 크기 사이의 입자 크기를 갖는 입자의 개수는 입자의 전체 개수의 34%를 차지한다.

도 1을 참조하면, 입자(101A)의 영역은 직선으로 음영 처리된다. 은 합금 범프 본체(101) 내에 도시된 SEM 사진이 본 명세서에서 설명된 은 합금 범프 본체(101)의 실제 단면으로부터 얻어진다. 몇몇 실시예에서, 은 합금 범프 본체(101)가 전기 도금 작업에 의해 형성되기 때문에, 입자 크기 분포는 다소 균일하고, 스터드(stud) 범프(미도시)에서와 같은 열-영향 존(heat-affected zone, HAZ)가 관찰되지 않는다. HAZ는 입자 성장 절차가 국지적인 고온을 받는다는 점 때문에 입자 크기에서 급격한 변동을 생성한다. 통상적으로 입자 크기는 HAZ에서 두드러지게 증가한다. 본 개시 내용의 몇몇 실시예에서, 서브 입자 구조가 은 합금 범프 본체(101)의 입자에서 식별될 수 있다. 예컨대, 입자(101A)에서, 서브 입자 도메인(domain)은, 도메인 경계에 의해 분리된 입자(101A) 내의 여러 영역이 식별될 수 있는 방식으로 알아볼 수 있다.
몇몇 실시예에서, 은 합금 범프 본체(101)는 Ag1 - xYx 합금을 포함한다. Ag1 -xYx 합금에서 화학종(specie) Y는 임의의 중량%의 은을 갖는 완전 고용체(complete solid solution)를 형성하는 금속을 포함한다. 몇몇 실시예에서, 화학종 Y는 2상 상태도(binary phase diagram)를 검토함으로써 식별될 수 있다. 2상 상태도에서 렌즈 형상을 형성하는 액상선과 고상선은 2개의 금속 성분의 임의의 조성물에서 고체 용액의 완전한 혼합을 나타낸다. 예컨대, 본 개시 내용의 몇몇 실시예에서, 화학종 Y는 금, 팔라듐 또는 이들의 조합이다. 몇몇 실시예에서, Ag1 - xYx 합금에서의 화학종 Y의 함량은 대략 0.005 내지 0.25 원자%의 범위를 가진다.

도 5를 참조하면, 은 합금 범프 본체(101)의 미세 구조만이 도시된다. 은 합금 범프 본체(101)의 평균 입자 크기는 대략 0.5㎛ 내지 대략 1.5㎛의 범위에 있다. 은의 용융 온도가 대략 962℃이기 때문에, 은 합금 범프 본체(101)에 인가된 어닐링 온도는 도 1, 도 3 및 도 4에 도시된 패시베이션층(103)의 크랙 형성을 방지하기 위하여 250℃보다 더 낮을 수 있다. 금의 더 높은 용융 온도(1064℃)에 비하여, 더 낮은 용융 온도는 더 낮은 어닐링 온도로 귀결되고, 이에 따라, 패시베이션층과 같은 이전에 성장된 구조는 더 적은 열 스트레스를 받는다. 몇몇 실시예에서, 250℃보다 낮은 온도 하에서 은 합금 범프 본체(101)를 어닐링한 후에, 본 명세서에서 설명된 방법에 의해 측정된 Ag1 - xYx 합금의 평균입자 크기는 대략 1㎛이다.

본 명세서에서 논의되는 은 합금 범프의 경도는 적합한 전기 도금조(electroplating bath)를 선택함으로써 용이하게 조정될 수 있다. 예컨대, COG 용례를 위한 은 합금 범프의 경도는 대략 100 HV로 조정될 수 있다. 다른 예에 대하여, COF 용례를 위한 은 합금 범프의 경도는 대략 55 HV로 조정될 수 있다. 순수한 은의 경도(대략 85 HV)가 55 HV와 100 HV 사이에 놓이기 때문에, 원하는 경도를 갖는 은 합금은 상이한 전기 도금조를 이용하여 은 합금 범프를 전기 도금함으로써 조정될 수 있다. 몇몇 실시예에서, COG 용례는 ACF 본딩 작업을 용이하게 하기 위하여 더 큰 경도를 갖는 은 합금 범프를 필요로 한다. 다른 실시예에서, COF 용례는 가요성 필름 상의 도전성 트레이스를 손상시키는 것을 방지하기 위하여 더 낮은 경도를 갖는 은 합금 범프를 필요로 한다.

- 제9항에 있어서, 상기 전기 도금된 Ag1-xYx 합금 범프의 입자 크기 분포의 1의 표준 편차와 평균값 사이의 차이는 0.2㎛ 내지 0.4㎛의 범위에 있는, 반도체 장치.
- 제9항에 있어서, 상기 전기 도금된 Ag1-xYx 합금 범프의 높이는 9㎛ 내지 15㎛의 범위에 있는, 반도체 장치.
- 제9항에 있어서, 상기 도전성 패드와 상기 전기 도금된 Ag1-xYx 합금 범프 사이에 범프 아래 금속화(under bump metallization, UBM)층을 더 포함하고, 상기 UBM층은 Ti, TiW 및 Ag 중 적어도 하나를 포함하는, 반도체 장치.

- 제9항에 있어서, 상기 금속층은 상기 전기 도금된 Ag1-xYx 합금 범프 위에 위치되고, 상기 전기 도금된 Ag1-xYx 합금 범프의 측벽을 덮는, 반도체 장치.
- 제9항에 있어서, 상기 금속층의 높이는 1㎛ 내지 3㎛의 범위에 있는, 반도체 장치.
- 제1 표면과 제2 표면을 갖는 가요성 필름;
상기 가요성 필름의 제1 표면 상의 도전층;
상기 도전층 위의 반도체 칩; 및
상기 반도체 칩과 상기 도전층을 전기적으로 연결하는 전기 도금된 Ag1-xYx 합금 범프를 포함하고,
상기 전기 도금된 Ag1-xYx 합금 범프의 X는 0.005 내지 0.25의 범위에 있고,
상기 도전층과 상기 전기 도금된 Ag1-xYx 합금 범프 사이에 Sn-Ag 합금층을 더 포함하는, 칩-온-필름(chip-on-film, COF)구조를 갖는 반도체 장치. - 제17항에 있어서, 상기 전기 도금된 Ag1-xYx 합금 범프의 Y는 임의의 중량%의 Ag를 갖는 완전 고용체를 형성하는 금속을 포함하는, 칩-온-필름(chip-on-film, COF) 구조를 갖는 반도체 장치.
- 제18항에 있어서, 상기 전기 도금된 Ag1-xYx 합금 범프의 Y는 Pd 또는 Au인, 칩-온-필름(chip-on-film, COF)구조를 갖는 반도체 장치.
- 제17항에 있어서, 상기 전기 도금된 Ag1-xYx 합금 범프와 상기 도전층 사이에 비은(non-silver) 금속층을 더 포함하는, 칩-온-필름(chip-on-film, COF)구조를 갖는 반도체 장치.
- 제20항에 있어서, 상기 비은 금속층은 상기 전기 도금된 Ag1-xYx 합금 범프의 측벽을 덮는, 칩-온-필름(chip-on-film, COF)구조를 갖는 반도체 장치.

- 제17항에 있어서, 세로 단면상에서의 상기 Ag1-xYx 합금 범프의 평균 입자 크기는 0.5㎛ 내지 1.5㎛의 범위에 있는, 칩-온-필름(chip-on-film, COF)구조를 갖는 반도체 장치.
- 제1 표면과 제2 표면을 갖는 투명 기판;
상기 투명 기판의 제1 표면 상의 투명 도전층;
상기 투명 도전층 위의 반도체 칩; 및
상기 반도체 칩을 상기 투명 도전층에 전기적으로 연결하는 전기 도금된 Ag1-xYx 합금 범프를 포함하고,
상기 전기 도금된 Ag1-xYx 합금 범프의 X는 0.005 내지 0.25의 범위에 있으며,
상기 전기 도금된 Ag1-xYx 합금 범프 아래에 시드층을 더 포함하고, 상기 시드층은 Ag를 포함하는, 칩-온-글래스(chip-on-glass, COG)구조를 갖는 반도체 장치. - 제24항에 있어서, 상기 전기 도금된 Ag1-xYx 합금 범프의 Y는 Pd 및 Au 중 적어도 하나를 포함하는, 칩-온-글래스(chip-on-glass, COG)구조를 갖는 반도체 장치.
- 제24항에 있어서, 상기 전기 도금된 Ag1-xYx 합금 범프와 상기 투명 도전층 사이에 비은(non-silver) 금속층을 더 포함하는, 칩-온-글래스(chip-on-glass, COG)구조를 갖는 반도체 장치.
- 제26항에 있어서, 상기 비은 금속층은 상기 전기 도금된 Ag1-xYx 합금 범프의 측벽을 덮는, 칩-온-글래스(chip-on-glass, COG)구조를 갖는 반도체 장치.
- 제24항에 있어서, 세로 단면상에서의 상기 전기 도금된 Ag1-xYx 합금 범프의 평균 입자 크기는 0.5㎛ 내지 1.5㎛의 범위에 있는, 칩-온-글래스(chip-on-glass, COG)구조를 갖는 반도체 장치.
