Abstract
본 발명은 무기 박막 태양전지 제조 방법 및 이를 이용하여 제조된 무기 박막 태양전지에 관한 것으로, 희생 기판의 상면에 다수개의 박막층을 형성한 후 상층에 유연 투명 기판을 부착하고, 이 상태에서 다수개의 박막층이 유연 투명 기판에 부착된 상태로 희생 기판으로부터 분리되도록 유연 투명 기판을 필오프 방식으로 다시 분리함으로써, 간단한 방식으로 플렉서블한 형태의 태양전지를 제조할 수 있도록 하고, 이에 따라 레이저 장비와 같은 별도의 전사 장비 또는 복잡한 전사 공정 없이도 단순히 접착 테이프와 같은 유연 투명 기판을 접착시킨 후 다시 떼어내는 방식으로 매우 편리하고 간단하게 플렉서블한 형태의 태양전지를 제조할 수 있는 무기 박막 태양전지 제조 방법 및 이를 이용하여 제조된 무기 박막 태양전지를 제공한다.
Description
본 발명은 무기 박막 태양전지 제조 방법 및 이를 이용하여 제조된 무기 박막 태양전지에 관한 것이다. 보다 상세하게는 희생 기판의 상면에 다수개의 박막층을 형성한 후 상층에 유연 투명 기판을 부착하고, 이 상태에서 다수개의 박막층이 유연 투명 기판에 부착된 상태로 희생 기판으로부터 분리되도록 유연 투명 기판을 필오프 방식으로 다시 분리함으로써, 간단한 방식으로 플렉서블한 형태의 태양전지를 제조할 수 있도록 하고, 이에 따라 레이저 장비와 같은 별도의 전사 장비 또는 복잡한 전사 공정 없이도 단순히 접착 테이프와 같은 유연 투명 기판을 접착시킨 후 다시 떼어내는 방식으로 매우 편리하고 간단하게 플렉서블한 형태의 태양전지를 제조할 수 있는 무기 박막 태양전지 제조 방법 및 이를 이용하여 제조된 무기 박막 태양전지에 관한 것이다.
최근 지구온난화 등의 환경문제로 청정 대체에너지의 필요성이 높아지고 있다. 이러한 이유로 수소/연료전지, 태양전지, 풍력 등의 대체에너지원 개발에 많은 연구가 이루어지고 있으며, 에너지 자원량이 가장 많은 태양전지에 대한 연구가 활발하다.
태양전지는 태양광을 직접 전기로 변환시키는 태양광 발전의 핵심 소자이다. 박막형 태양전지는 정공(hole)의 농도가 전자(electron)보다 상대적으로 높은 p-type 반도체와 전자의 농도가 정공의 농도보다 상대적으로 높은 n-type 반도체의 접합으로 이루어진다. 이때, 접합된 계면에서 밴드갭 에너지보다 큰 에너지를 갖는 빛의 파장이 입사될 경우 전자-정공쌍(pair)이 발생되고, 이를 외부 전극으로 추출하는 방식으로 전기를 생산한다.
태양전지가 제작된 이래 가장 먼저 그리고 가장 널리 사용되는 반도체 물질은 단결정을 갖는 실리콘이다. 현재 실리콘 기반의 태양전지가 시장에서 차지하는 비중이 가장 높으며 대규모 발전시스템 분야로의 접근이 용이하다는 장점을 가진다. 반면에 가격이 높기 때문에 보다 낮은 단가의 실리콘을 이용하는 방법, 즉 다결정 실리콘 반도체를 이용하는 방법 등이 제시되고 있다.
이와 같은 다결정 또는 비정질 구조를 같는 실리콘 반도체는 가격이 싸다는 장점에도 불구하고 이를 이용한 태양전지의 효율을 급격히 떨어뜨린다는 문제점도 동시에 지니고 있다. 따라서, 실리콘 반도체 기반이 아닌 다른 물질을 이용한 태양전지 개발이 이슈화되고 있다.
CIGS/CIS는 뒤이어 출현한 박막형 태양전지로써 화합물 반도체를 소재로 한 것이다. 특징으로는 비정질 실리콘 기반의 태양전지보다 에너지 변환 효율이 높고, 비정실 실리콘에서 나타나는 초기 열화 현상이 없는 등 비교적 안정성이 높은 장점을 갖는다. CuInSe2로 대표되는 chalcopyrite계 화합물 반도체는 직접천이형 에너지 밴드갭을 가지고 있고, 광흡수계수가 반도체 중에서 가장 높아 박막 형태로도 고효율의 태양전지가 가능할 뿐만 아니라 장기적 전기광학적 안정성이 매우 우수한 특성을 지니고 있다. 따라서 현재 사용되고 있는 고가의 결정질 실리콘 기반 태양전지를 대체하여 태양광 발전의 경제성을 획기적으로 향상시킬 수 있는 저가, 고효율의 태양전지로 부각되고 있다. 한편 CuInSe2는 밴드갭이 1.04 eV로 태양전지에 이상적인 밴드갭 1.4 eV를맞추기 위해 In (인듐) 원소 일부를 Ga (갈륨)로, Se(셀레륨)의 일부를 S(황)으로 치환하기도 하는데 때문에 대표적으로 CIGS/CIS로 표기하고 있다. 최근에는 CIGS/CIS 무기 박막 태양전지는 유연성을 갖는 형태의 태양전지로 그 기술이 발전하고 있다.
도 1은 종래 기술에 따른 일반적인 무기 박막 태양전지의 구성을 개념적으로 도시한 도면이다.
종래 기술에 따른 일반적인 CIGS/CIS 무기 박막 태양전지는 CIGS/CIS를 광흡수층으로 이용하는데, 도 1에 도시된 바와 같이 유리 기판(100)의 상면에 배면 전극층(200), 광흡수층(300), 버퍼층(400), 윈도우층(500) 및 그리드 전극층(600)을 순차적으로 적층 형성하는 형태로 구성된다. 또한, 윈도우층(500)의 상면에는 그리드 전극층(600) 이외에도 태양광의 반사 손실을 줄이기 위해 별도의 반사 방지막(700)이 형성된다.
이와 같이 유리 기판(100)의 상면에 다수개의 박막층이 형성된 이후, 고온의 열처리를 통해 고효율의 태양전지를 이룰 수 있다.
이때, 유연성을 갖는 플렉서블 무기 박막 태양전지를 제작하기 위해서는 유리 기판(100) 대신에 유연 기판을 적용해야 하는데, 유연 기판의 경우에는 고온의 열처리 과정에서 변형되거나 크랙이 발생하는 등 손상을 입게 되므로, 일반적으로 유리 기판과 같은 희생 기판(100) 위에 전술한 다수개의 박막층을 형성한 이후, 레이저 등을 이용하여 다수개의 박막층을 희생 기판(100)으로부터 분리하여 유연 기판에 전사시키는 방식으로 플렉서블 무기 박막 태양전지를 제작하고 있다.
그러나, 이러한 전사 방식은 박막층을 희생 기판으로부터 분리하기 위한 레어저와 같은 별도의 장비가 필요할 뿐만 아니라 그 전사 과정이 번거로워 전체 제작 공정이 매우 복잡하고 시간이 오래 걸리는 등의 문제가 있다.
본 발명은 종래 기술의 문제점을 해결하기 위해 발명한 것으로서, 본 발명의 목적은 희생 기판의 상면에 다수개의 박막층을 형성한 후 상층에 유연 투명 기판을 부착하고, 이 상태에서 다수개의 박막층이 유연 투명 기판에 부착된 상태로 희생 기판으로부터 분리되도록 유연 투명 기판을 필오프 방식으로 다시 분리함으로써, 간단한 방식으로 플렉서블한 형태의 태양전지를 제조할 수 있도록 하고, 이에 따라 레이저 장비와 같은 별도의 전사 장비 또는 복잡한 전사 공정 없이도 단순히 접착 테이프와 같은 유연 투명 기판을 접착시킨 후 다시 떼어내는 방식으로 매우 편리하고 간단하게 플렉서블한 형태의 태양전지를 제조할 수 있는 무기 박막 태양전지 제조 방법 및 이를 이용하여 제조된 무기 박막 태양전지를 제공하는 것이다.
본 발명은, 희생 기판을 준비하는 준비 단계; 상기 희생 기판의 상면에 배면 전극층, 광흡수층, 버퍼층, 윈도우층 및 그리드 전극층을 순차적으로 적층 형성하는 박막 형성 단계; 상기 그리드 전극층의 상면에 유연 투명 기판을 접착하는 기판 접착 단계; 및 상기 희생 기판으로부터 상기 배면 전극층을 분리하는 분리 단계를 포함하고, 상기 분리 단계는 상기 배면 전극층, 광흡수층, 버퍼층, 윈도우층 및 그리드 전극층이 상기 유연 투명 기판에 부착된 상태로 상기 희생 기판으로부터 분리되도록 상기 유연 투명 기판을 필오프 방식으로 상기 희생 기판으로부터 분리하는 것을 특징으로 하는 무기 박막 태양전지 제조 방법을 제공한다.
이때, 상기 희생 기판은 Na 이온이 첨가된 유리 기판으로 적용되고, 상기 제조 방법은, 상기 희생 기판에 첨가된 Na 이온이 상기 배면 전극층을 통해 상기 광흡수층으로 이동하도록 상기 희생 기판을 열처리하는 열처리 단계를 더 포함하고, 상기 기판 접착 단계는 상기 열처리 단계 이후 수행되도록 구성될 수 있다.
또한, 상기 배면 전극층은 Mo, Ni, Cu 중 어느 하나의 금속으로 형성될 수 있다.
또한, 상기 배면 전극층은 1μm ~ 100 μm 두께로 형성될 수 있다.
또한, 상기 배면 전극층은 스퍼터링 공정을 통해 형성될 수 있다.
또한, 상기 유연 투명 기판은 투명 접착 테이프 또는 접착제가 도포된 투명 고분자 기판으로 적용될 수 있다.
또한, 상기 유연 투명 기판의 접착력은 상기 배면 전극층과 상기 희생 기판의 접합력보다 더 크게 형성될 수 있다.
한편, 본 발명은, 상기한 제조 방법으로 제조된 무기 박막 태양전지를 제공한다.
본 발명에 의하면, 희생 기판의 상면에 다수개의 박막층을 형성한 후 상층에 유연 투명 기판을 부착하고, 이 상태에서 다수개의 박막층이 유연 투명 기판에 부착된 상태로 희생 기판으로부터 분리되도록 유연 투명 기판을 필오프 방식으로 다시 분리함으로써, 간단한 방식으로 플렉서블한 형태의 태양전지를 제조할 수 있도록 하고, 이에 따라 레이저 장비와 같은 별도의 전사 장비 또는 복잡한 전사 공정 없이도 단순히 접착 테이프와 같은 유연 투명 기판을 접착시킨 후 다시 떼어내는 방식으로 매우 편리하고 간단하게 플렉서블한 형태의 무기 박막 태양전지를 제조할 수 있는 효과가 있다.
또한, 다수개의 박막층 중 배면 전극층의 두께를 일반적인 태양전지의 배면 전극층보다 상대적으로 더 두껍게 형성함으로써, 유연 투명 기판의 필오프 작업시 배면 전극층과 희생 기판과의 분리 현상이 더욱 용이하게 수행되어 더욱 편리하고 신속하게 플렉서블한 형태의 무기 박막 태양전지를 제조할 수 있는 효과가 있다.
또한, 고온의 열처리 과정은 다수개의 박막층이 희생 기판에 증착 형성된 상태에서 수행되고, 열처리 과정이 끝난 후 유연 투명 기판을 통한 필오프 작업이 이루어지도록 함으로써, 열처리 과정에서 발생할 수 있는 유연 투명 기판의 열적 손상을 방지할 수 있는 효과가 있다.

이하, 본 발명의 바람직한 실시예를 첨부된 도면들을 참조하여 상세히 설명한다. 우선 각 도면의 구성요소들에 참조부호를 부가함에 있어서, 동일한 구성요소들에 대해서는 비록 다른 도면상에 표시되더라도 가능한 한 동일한 부호를 가지도록 하고 있음에 유의해야 한다. 또한, 본 발명을 설명함에 있어, 관련된 공지 구성 또는 기능에 대한 구체적인 설명이 본 발명의 요지를 흐릴 수 있다고 판단되는 경우에는 그 상세한 설명은 생략한다.
도 2는 본 발명의 일 실시예에 따른 무기 박막 태양전지 제조 방법에 대한 단계적인 공정 흐름을 개략적으로 도시한 흐름도이고, 도 3은 본 발명의 일 실시예에 따른 무기 박막 태양전지 제조 방법의 단계적인 공정 흐름에 따른 제작 과정을 개략적으로 도시한 도면이다.
본 발명의 일 실시예에 따른 무기 박막 태양전지 제조 방법은 제조 공정을 단순화하여 무기 박막 태양전지를 용이하게 제작할 수 있는 방법으로, 준비 단계(S1), 박막 형성 단계(S2), 기판 접착 단계(S4) 및 분리 단계(S5)를 포함하여 구성된다. 이때, 박막 형성 단계(S2)와 기판 접착 단계(S4) 사이에 별도의 열처리 단계(S3)를 수행하도록 구성될 수 있다.
준비 단계(S1)는 희생 기판(100)을 준비하는 단계로서, 희생 기판(100)은 최종 제작 과정에서 제거되는 것으로 일반적인 무기 박막 태양전지의 제조 공정에서 사용되는 유리 기판이 사용될 수 있다. 이때, 희생 기판(100)은 Na 이온이 소량 첨가된 유리 기판으로 적용될 수 있으며, 후술하는 열처리 단계(S3)를 통해 희생 기판(100)에 첨가된 Na 이온이 배면 전극층(200)을 통해 광흡수층(300)으로 이동하도록 할 수 있다.
박막 형성 단계(S2)는 도 7의 (b)에 도시된 바와 같이 희생 기판(100)의 상면에 배면 전극층(200), 광흡수층(300), 버퍼층(400), 윈도우층(500) 및 그리드 전극층(600)을 순차적으로 적층 형성하는 방식으로 진행된다. 각각의 박막층은 다양한 증착 방식으로 형성될 수 있다.
배면 전극층(200)은 Mo, Ni, Cu 중 어느 하나의 금속으로 형성될 수 있는데, 이 중 몰리브덴(Mo) 금속이 바람직하며, 가장 널리 사용되고 있다. Mo 금속은 높은 전기 전도도 이외에 CIGS/CIS 광흡수층과의 우수한 컨택 특성을 나타낸다. 이러한 배면 전극층(200)은 스퍼터링 공법을 통해 증착 형성될 수 있다.
광흡수층(300)은 초기에 사용한 삼원 화합물인 CuInSe2가 에너지밴드갭이 1.04 eV로 단락전류는 높으나, 개방전압이 낮아 높은 효율을 얻을 수 없으므로, 개방전압을 높이기 위해 CuInSe2의 In의 일부를 Ga원소로 대치하거나 Se를 S로 대치하여 사용될 수 있다.
버퍼층(400)은 광흡수층(300)과 윈도우층(500)의 사이에 배치된다. CIS 태양전지는 p형 반도체인 CuInSe2 박막과 n형 반도체로 윈도우층으로 사용되는 ZnO 박막이 pn 접합을 형성한다. 하지만 두 물질은 격자상수와 에너지밴드갭의 차이가 크기 때문에 양호한 접합을 형성하기 위해서는 밴드갭이 두 물질의 중간에 위치하는 버퍼층(400)이 필요하며, 현재 가장 높은 효율의 태양전지에 사용되고 있는 CdS 로 적용될 수 있다.
윈도우층(500)은 n형 반도체로서 CIS와 pn접합을 형성한다. 이러한 윈도우층(500)은 태양전지 전면의 투명전극으로서의 기능을 하기 때문에 광투과율이 높아야 하고 전기전도성이 좋아야 한다. 현재 사용되고 있는 ZnO는 에너지밴드갭이 약 3.3 eV이고, 약 80 % 이상의 높은 광투과도를 가진다. 또한 Al이나 B 등으로 도핑하여 10 ohm/square 이하의 낮은 저항값을 얻을 수 있다. ZnO박막은 RF 스퍼터링 방법으로 ZnO 타겟을 사용하여 증착하는 방법과, Zn 타겟을 이용한 반응성 스퍼터링, 그리고 유기금속화학증착법 등의 방식으로 형성될 수 있다. 전기광학적 특성이 뛰어난 ITO 박막을 ZnO 박막 위에 증착한 2중 구조로 형성될 수도 있다.
그리드 전극층(600)은 태양전지 표면에서의 전류를 수집하기 위한 것으로 Al, 또는 Ni/Al 재질로 적용될 수 있다. 이러한 그리드 전극층(600)이 차지하는 영역은 태양광이 흡수되지 않기 때문에 그 영역만큼 효율의 손실요인이 된다. 따라서 정밀한 설계가 요망된다.
또한, 윈도우층(500)에는 그리드 전극층(600) 이외에도 반사 방지막(700)이 형성될 수 있다. 반사 방지막(700)은 태양전지에 입사되는 태양광의 반사 손실을 줄이기 위한 것으로, 이를 통해 약 1% 정도의 태양전지 효율 향상이 가능하다. 반사 방지막(700)의 재질로는 MgF2 가 사용될 수 있으며, 물리적인 박막 제조법으로 전자빔증발법이 가장 대표적인 방법으로 사용된다.
이와 같이 박막 형성 단계(S2)를 통해 희생 기판(100)의 상면에 다수개의 박막층을 형성한 후에는 기판 접착 단계(S4)를 수행한다. 기판 접착 단계(S4)는 그리드 전극층(600)의 상면에 유연 투명 기판(800)을 접착하는 방식으로 진행된다.
분리 단계(S5)는 희생 기판(100)으로부터 배면 전극층(200)을 분리하는 단계로서, 도 7의 (c) 및 (d)에 도시된 바와 같이 배면 전극층(200), 광흡수층(300), 버퍼층(400), 윈도우층(500) 및 그리드 전극층(600)이 유연 투명 기판(800)에 부착된 상태로 희생 기판(100)으로부터 분리되도록 유연 투명 기판(800)을 필오프 방식으로 희생 기판(100)으로부터 분리하는 방식으로 수행된다.
이때, 희생 기판(100)은 전술한 바와 같이 Na 이온이 첨가된 유리 기판으로 적용될 수 있고, 박막 형성 단계(S2) 이후 희생 기판(100)에 첨가된 Na 이온이 배면 전극층(200)을 통해 광흡수층(300)으로 이동하도록 희생 기판(100)을 고온으로 열처리하는 열처리 단계(S3)가 수행될 수 있다. 이와 같은 열처리 단계(S3)가 수행된 이후, 유연 투명 기판(800)을 그리드 전극층(600)에 접착하는 기판 접착 단계(S4)가 수행된다.
좀 더 자세히 살펴보면, 전술한 바와 같이 희생 기판(100)의 상면에 배면 전극층(200), 광흡수층(300), 버퍼층(400), 윈도우층(500) 및 그리드 전극층(600)을 순차적으로 증착 형성하는데, 이는 종래 기술과 마찬가지 방식으로 진행된다. 이후, 고온의 열처리 단계(S3)를 통해 희생 기판(100)으로부터 Na 이온이 광흡수층(300)으로 이동하도록 하고, 이러한 열처리 과정을 수행한 이후 유연 투명 기판(800)을 그리드 전극층(600)의 상면에 접착한다.
즉, 종래 기술에서 설명한 바와 같이 유연 투명 기판(800)은 고온의 열처리 과정에서 열적 손상이 발생하게 되므로, 유연 투명 기판(800)이 부착된 상태에서는 열처리 과정을 수행할 수 없다. 따라서, 다수개의 박막층이 희생 기판(100)에 형성된 상태에서 열처리 과정을 수행하고, 열처리 과정이 끝난 이후, 유연 투명 기판(800)을 그리드 전극층(600)에 접착한다.
유연 투명 기판(800)은 투명 접착 테이프 또는 접착제가 도포된 투명 고분자 기판으로 적용될 수 있으며, 접착력에 의해 그리드 전극층(600) 및 반사 방지막(700)에 접착되도록 적용된다.
이와 같이 유연 투명 기판(800)을 접착한 상태에서 유연 투명 기판(800)을 필오프(peel off) 방식으로 다시 분리하게 되면, 배면 전극층(200), 광흡수층(300), 버퍼층(400), 윈도우층(500) 및 그리드 전극층(600)은 유연 투명 기판(800)에 부착된 상태로 희생 기판(100)으로부터 분리된다. 즉, 배면 전극층(200)과 희생 기판(100)의 결합면이 분리되며, 이에 따라 모든 박막층이 유연 투명 기판(800)에 부착된 상태로 희생 기판(100)으로부터 분리된다. 이때, 유연 투명 기판(800)의 접착력은 배면 전극층(200)과 희생 기판(100)의 접합력보다 더 크게 형성되어야 할 것이다.
배면 전극층(200)은 전술한 바와 같이 Mo와 같은 금속 물질로 형성되는데, 이러한 금속 물질은 광흡수층(300)과 같은 세라믹 기반 물질보다 연성은 좋으나 기판 물질과의 접합성이 상대적으로 약한 특성을 갖는다. 따라서, 본 발명은 이러한 배면 전극층(200)의 특성을 이용한 것으로, 그리드 전극층(600) 상면에 접착력이 강한 테이프 형태의 유연 투명 기판(800)을 부착하고, 유연 투명 기판(800)을 다시 필오프 방식으로 뜯어내게 되면, 가장 접합성이 약한 배면 전극층(200)과 희생 기판(100)이 서로 분리되게 된다. 즉, 유연 투명 기판(800)의 접착력에 의해 배면 전극층(200), 광흡수층(300), 버퍼층(400), 윈도우층(500) 및 그리드 전극층(600)이 유연 투명 기판(800)에 부착된 상태로 배면 전극층(200)이 희생 기판(100)으로부터 분리된다.
이때, 배면 전극층(200)은 희생 기판(100)과의 분리가 더욱 용이하게 발생하도록 일반적인 태양전지의 배면 전극층(200)보다 상대적으로 더 두껍게 형성되는 것이 바람직하다. 예를 들면, 배면 전극층(200)은 본 발명의 일 실시예에 따라 1μm ~ 100 μm 두께로 형성될 수 있다. 배면 전극층(200)은 필오프 방식으로 희생 기판(100)으로부터 분리되어 유연 투명 기판(800)에 부착된 상태에서 전극으로서의 기능을 수행할 수 있어야 하므로, 전기 전도성의 충분히 확보될 수 있도록 최소 1μm 두께 이상이 필요하다. 또한, 태양전지의 경제성과 공정 효율성을 고려하여 최대 두께는 100μm 로 제한하는 것이 바람직하다.
특히, 이러한 배면 전극층(200)은 스퍼터링 공정을 통해 증착 형성될 수 있는데, 100μm 이상의 두께로 너무 두껍게 증착 형성되는 경우 공정 시간 증가 및 스퍼터링 타겟의 이용 효율이 현저히 떨어지는 등의 이유로 최대 두께를 100μm 로 제한하는 것이 바람직하다.
이상에서 설명한 바와 같이 그리드 전극층(600)에 유연 투명 기판(800)을 부착한 후, 유연 투명 기판(800)을 필오프 방식으로 제거하게 되면, 도 7의 (e)에 도시된 바와 같이 플렉서블한 형태의 무기 박막 태양전지를 제작할 수 있다. 즉, 본 발명은 레이저 장비와 같은 별도의 전사 장비 또는 복잡한 전사 공정 없이도 단순히 접착 테이프와 같은 유연 투명 기판(800)을 접착시킨 후 다시 떼어내는 방식으로 매우 편리하고 간단하게 플렉서블한 형태의 무기 박막 태양전지를 제작할 수 있다.
도 4는 일반적인 무기 박막 태양전지와 본 발명에 따라 제조된 무기 박막 태양전지에 대한 성능을 비교한 그래프이다.
도 4를 참고로 살펴보면, 100mW/cm2 의 광원에서 측정된 전류 밀도-전압(J-V curve)에서 x축의 전압은 빛을 받았을 때 태양전지의 양단에 형성되는 전위차를 나타내고 y축의 전류 밀도(current-density)는 태양전지의 단위면적당 발생되는 전류 밀도를 나타낸 값이다. 태양전지의 파워 변환 효율(power conversion efficiency)은 아래의 수학식(1)과 같이 표현되는데,

여기서 Ps는 태양전지에 주입되는 파워, 즉 태양으로부터 받은 빛을 파워로 변환한 값, FF는 fill factor, Voc는 전류값이 0일 때의 전압 값, Jsc는 전압이 0일 때 전류 값을 의미한다. 한편 FF는 출력량의 이론 최대치와 실제치의 비율을 뜻하는데 아래의 수학식(2)와 같이 표현된다.

여기서 JM과 VM은 각각 최대 출력에서의 전류값과 전압값을 의미한다. FF 그래프가 사각형에 가까울수록 FF값이 높으며 FF값이 높을수록 소자의 효율이 높아진다.
이상의 설명은 본 발명의 기술 사상을 예시적으로 설명한 것에 불과한 것으로서, 본 발명이 속하는 기술 분야에서 통상의 지식을 가진 자라면 본 발명의 본질적인 특성에서 벗어나지 않는 범위에서 다양한 수정 및 변형이 가능할 것이다. 따라서, 본 발명에 개시된 실시예들은 본 발명의 기술 사상을 한정하기 위한 것이 아니라 설명하기 위한 것이고, 이러한 실시예에 의하여 본 발명의 기술 사상의 범위가 한정되는 것은 아니다. 본 발명의 보호 범위는 아래의 청구범위에 의하여 해석되어야 하며, 그와 동등한 범위 내에 있는 모든 기술 사상은 본 발명의 권리범위에 포함되는 것으로 해석되어야 할 것이다.

상기 유연 투명 기판은 투명 접착 테이프 또는 접착제가 도포된 투명 고분자 기판으로 적용되는 것을 특징으로 하는 무기 박막 태양전지 제조 방법.
- 제 6 항에 있어서,
상기 유연 투명 기판의 접착력은 상기 배면 전극층과 상기 희생 기판의 접합력보다 더 크게 형성되는 것을 특징으로 하는 무기 박막 태양전지 제조 방법.
- 제 1 항 및 제 3 항 내지 제 5 항 중 어느 하나의 제조 방법으로 제조된 무기 박막 태양전지.
