Description
BACKGROUND OF THE INVENTION 1. Field of the Invention The present invention relates to a wafer type temperature sensing device in a furnace, and more particularly, to a temperature of a heater during heat treatment such as annealing, doping, and deposition of wafers in a furnace for heat treating the wafer. A wafer type temperature sensing device in a furnace capable of measuring a quick and accurate temperature distribution for control.
In general, heat treatment of a wafer has been used for various purposes for doping, annealing, depositing, etc. the wafer surface. The quality of this heat treatment depends largely on the temperature in the furnace, and in particular, the precision of the temperature measurement during the heat treatment has a great influence on the quality of the finished wafer, ie the quality of the film formed on the wafer surface.
As such heat treatment furnaces, horizontal heat treatment furnaces in which a plurality of wafers are stacked vertically and horizontally and vertical heat treatment furnaces in which several wafers are arranged vertically are known.
In either case, it is necessary to perform uniform heat treatment on several wafers, so control of the heating heater in the furnace is important. Since the temperature control of such heaters needs to reflect the actual temperature of the wafers placed in the furnace, It is preferable to control the heater in the furnace in advance by simulating the temperature distribution during the heat treatment using a sample wafer having the same material and shape as the wafer to be heat treated before the heat treatment of the target wafer.
At this time, a pair of insertion holes are opened at predetermined intervals on one side of the sample wafer, and the thermocouple contact point is placed in the heat-resistant fixing agent filled with each of the pair of thermocouple wires inserted into the pair of insertion holes. Buried
However, in this case, since the thickness of the sample wafer is reduced because the insertion hole is formed in the sample wafer, there is a problem that the temperature distribution of the sample wafer is different from the temperature distribution of the wafer during actual heat treatment.
On the other hand, in order to secure a high quality wafer formed film, there is a method of measuring the temperature of the wafer by directly contacting the wafer and the temperature sensing unit to improve the precision of the film. It is practically difficult.
In the direct contact method, a high temperature adhesive is generally used for bonding the temperature measuring element and the wafer, but the bonded sensing unit has a problem in that the wafer is separated from the temperature measuring contact during a long time at the manufacturing process or at a high temperature.
This is considered to be due to the difference in the thermal coefficients of the thermocouple of the temperature sensing device and those of the wafer and the solid solution adhesive. In addition, since the performance of the temperature sensing device is determined according to the use temperature and characteristics (adhesiveness, thermal conductivity, thermal expansion coefficient) of the adhesive, its use range is extremely limited.
As an example, the thermal expansion coefficient of the RTC is 4.0 X 10 -6 / ℃, the thermal expansion coefficient of the RT-coupled thermocouple is 9.0 X 10 -6 / ℃, the thermal expansion of the adhesive for the high temperature of the ceramic series The coefficients are 2 to 8 X 10 -6 / deg. C, which differ in the range. This may be more obvious when used continuously in high temperature environments or in environments with frequent temperature changes.
In addition, in the case of a high temperature adhesive has an opaque color, it is ambiguous to confirm whether the temperature contact point correctly touches the surface of the wafer in manufacturing the temperature sensing device, thereby degrading measurement performance.
The present invention has been proposed in order to solve the above problems, it is possible to quickly and accurately perform the pre-simulation for controlling the heater temperature in the furnace, the wafer type inside the furnace that can be fixed so that the wafer and the temperature-contacting contact is not spaced apart It is an object to provide a temperature sensing device.
The present invention for achieving the above object is a temperature sensing device using a thermocouple inside the furnace for heat treatment the wafer, the sample wafer made of the same material and shape as the wafer to be heat-treated platinum in the temperature-contacting area with the thermocouple It is characterized in that the deposition is bonded.

Preferably, when the sample wafer is Si, a first layer made of any one of titanium, copper, cobalt, tungsten, tantalum and chromium and a second layer made of platinum may be deposited on the RTC.
Preferably the joining may be performed by welding including laser beam welding and brazing using a high temperature filler metal.
Preferably, the sample wafer may be formed at a plurality of locations on the concentric circles of the temperature contact with the thermocouple.

In addition to improving the quality of the wafer, the process efficiency can be improved, and the measurement accuracy can be improved by preventing the separation between the sample wafer and the RTC.
