Abstract
Description
1)成膜装置、原料
窒素ドープa−SiC薄膜は、容量結合型高周波プラズマCVD装置(SAMCO Inc., Model BPD-1)を使用して作製した。テトラエチルシラン(TES)と1,1,1,3,3,3−ヘキサメチルジシラザン(HMDS)を、TESに対するHMDSのモル比3.64×10−2で混合した液体を、2Pa、80℃に加熱し,気化したガスを真空チャンバに導入して原料とした。成膜時の真空チャンバ内の圧力は70 Paである。
2)成膜条件
Si基板導入前に、酸素プラズマ照射(O2流量50 sccm、 Plasma出力110W)によりステージの加熱及びクリーニングを行った(ステージ温度100℃まで)。
(窒素ドープa−SiC薄膜の組成)
XPS測定より、a−SiC薄膜は、原子数比で、C:Si:N=52:11:1程度の構成比であった。
1)XPS(ESCA)測定
窒素ドープa−SiC表面にESCA-3200(島津製作所)を用いてMg(Kα)を線源とするX線を照射し、生じる光電子のエネルギーを測定(元素組成比の算出の場合のXPSスペクトルの測定は10eV min−1の速度でエネルギー範囲0〜1000eVの範囲を測定、Si 2pピークの詳細解析の場合、1eVmin−1の速度で88〜108eVの範囲を測定)することで、サンプルの構成元素とその電子状態を分析した(図2)。
図2において、含有されるSiに由来するSi 2pピークを波形分離することで、含有されるSiがどのような元素と結合を作っているか確認した。
2)得られた結果
Si 2pピークには、100.65eVにCと結合したSiのピークが、99.709eVにSiと結合したSiのピークが確認された。
(窒素ドープa−SiC薄膜の物理特性)
<光学ギャップ値>
UV吸収分光測定(JASCO Corporation,V-670、自動絶対反射率測定ユニット,ARMN-735)により窒素ドープa−SiC薄膜の光学ギャップ(Eog)値の測定を行った。得られた透過、反射スペクトルからTauc plotを作成し、x軸との交点からEog値の算出を行った(図3)。
α=−ln(T/(1−R))×108/d
に代入してαを計算し、(αhν)1/2を縦軸に、横軸に波長を光のエネルギーに変換して図示した。得られたプロットの外挿線と横軸との交点が光学ギャップ値である。その結果、1.80eVという、結晶性Siの1.14eVと比較して約1.58倍の光学ギャップを確認することができた。よって作製した窒素ドープa−SiC薄膜は結晶性Siよりもワイドバンドギャップな半導体であることが確認できた。
(電気化学測定)
1)使用した装置
全ての電気化学測定(リニアスイープボルタンメトリー;LSV)は3電極セルを使用して行った。対極(CE)に白金ワイヤ、参照極(RE)にAg/AgCl(sat.KCl)電極、作用極(WE)には窒素ドープa−SiC薄膜を使用した。作用極と電解質溶液の接触面積(電極面積)は、Oリングを使用して0.1cm2とした。電気化学測定装置には、ポテンショ/ガルバノスタット(Hokuto Denko Corporation,HZ-3000 system)を使用した。全ての測定には0.2M NaH2PO4溶液を使用した。
2)整流作用の測定
窒素ドープa−SiC薄膜電極の0.2M NaH2PO4水溶液中での水の電気分解に対するボルタモグラム(走査速度 5mVs−1)を図4に示す。図4の左下部分に水素発生電流が観測される。一方、n型半導体は正孔が少ないので溶液中の還元体(水)と酸化反応を起こすことはない。したがって図の右上で酸素発生電流は観測されていない。すなわち、窒素ドープa−SiC薄膜電極では、水電解反応に対して、水素発生に由来する還元電流のみ示し、酸素発生に由来する酸化電流は観測されないという、n型半導体電極特有の整流作用を示すことが確認できた。
3)光電流の測定
0.2M NaH2PO4水溶液を電解液として、窒素ドープa−SiC薄膜を電極として組み込んだ光電気化学セルを用いて、窒素ドープa−SiC薄膜の光励起応答電流(光電流)の評価を行った(図6)。
Claims (7)
- 珪素、炭素及び窒素を有効成分とし、前記珪素と前記炭素の原子数比が1対3〜5であり、前記珪素と前記炭素の合計原子数に対して前記窒素の原子数が1〜5%であることを特徴とする窒素がドープされたアモルファスシリコンカーバイドよりなるn型半導体。
- 珪素と炭素の原子数比が1対4.5〜4.9であり、前記珪素と前記炭素の合計原子数に対して窒素の原子数が1〜2%であることを特徴とする請求項1記載の窒素がドープされたアモルファスシリコンカーバイドよりなるn型半導体。
- 常温〜80℃で常圧下に液体であるアルキルシラン化合物及びアルコキシシラン化合物から選ばれる少なくとも1種のシラン化合物と、常温〜80℃で常圧下に液体であるシラザン化合物とを原料とし、プラズマCVD法により、請求項1又は2記載の窒素がドープされたアモルファスシリコンカーバイドよりなるn型半導体を基板上に薄膜として形成することを特徴とするn型半導体素子の製造方法。
- シラン化合物に対して、シラザン化合物を0.1〜10モル%用いることを特徴とする請求項3記載のn型半導体素子の製造方法。
- シラン化合物が、テトラメチルシラン、テトラエチルシラン、テトラプロピルシラン、テトラブチルシラン及びテトラエトキシシランから選ばれる少なくとも1種であり、シラザン化合物が、1,1,1,3,3,3−ヘキサメチルジシラザン、1,1,1,3,3,3−ヘキサエチルジシラザン、トリス(トリメチルシリル)アミン及びビストリメチルシリルメチルアミンから選ばれる少なくとも1種であることを特徴とする請求項3又は4記載のn型半導体素子の製造方法。
- テトラエチルシランに対して、1,1,1,3,3,3−ヘキサメチルジシラザンを2〜6モル%用いることを特徴とする請求項5記載のn型半導体素子の製造方法。
- 常温〜80℃で常圧下に液体であるアルキルシラン化合物及びアルコキシシラン化合物から選ばれる少なくとも1種のシラン化合物と、常温〜80℃で常圧下に液体であるシラザン化合物とを原料とし、前記シラン化合物に対して、前記シラザン化合物を0.1〜10モル%用いて、プラズマCVD法により、窒素がドープされたアモルファスシリコンカーバイドよりなるn型半導体を基板上に薄膜として形成することを特徴とするn型半導体素子の製造方法。
