以下、この発明に基いた各実施形態における薄板製造装置について、図を参照しながら説明する。
(基板浸漬機構)
主室101には、シリコンの融液5を収納するるつぼ6と、基板2を移送しシリコン融液5に浸漬する基板浸漬機構4を備える。この基板浸漬機構4には、ガイドレールを使用する機構、回転体を使用する機構、ロボットアームのような構造を使用する機構等どのような機構を用いてもよい。図9に示す基板浸漬機構901は、水平動作レール902に沿って動作するスライド体903に取付けられた昇降機構910を備え、この昇降機構910には懸垂支柱911と、懸垂支柱911に設置された回転機構912と、回転機構912によって動作される回転支柱914と、回転支柱914の先端に取付けた支持支柱915を有し、懸垂支柱911の末端と支持支柱915の末端を結ぶ位置に、基板2が装着される台座916を有する。基板2の水平方向の移送は、水平動作レール902に沿ってスライド体903が移動することにより昇降機構910と懸垂支柱911以下に吊り下がっている機構全体が水平動作することで行われる。基板2の上下方向の移送は、昇降機構910が懸垂支柱911以下に吊り下がっている機構全体を昇降することで行う。基板2の回転動作は、回転機構912によって行われる。回転動作の制御により基板2の融液5への進入角度、脱出角度を決めることができる。上記の水平・上下・回転動作は相互に独立に行うことができる。
次に、基板浸漬機構901による基板2の動作サイクルを、図9を用いて説明する。
基板2は、台座916が基板交換位置606の位置にて台座916に装着される。台座916に凹型あり溝が形成され、基板2に凸型あり溝が形成されていることにより、両方のあり溝を嵌め合わせるようにスライドさせるようにして装着する。この際、基板2表面は天頂方向を向いている。その位置で、図示しないヒータ等を用いて基板温度を調整してもよい。その後、基板2は時計回りに回転しながら右方向へ移動する。位置907を浸漬前位置とする。次いで、浸漬前位置である位置907から左方向に戻りながら、基板2表面を融液5に浸漬し、取出すことにより、基板2表面に薄板を作製する。本実施形態では、基板2が融液5に突入し、脱出するまでの中間位置である位置908にるつぼ中央が位置するように位置合せを実施した。なお、位置908は、必ずしもるつぼ中央と一致する必要は無い。基板2が融液5に浸漬される際に、るつぼ壁と干渉しない限り、基板2表面に薄板を作製することが可能である。ただし、浸漬する位置とるつぼ位置の関係によって、作製される薄板の品質は異なる。これは、融液5には水平面内温度分布が存在し、たとえば、るつぼの中央付近と壁付近とでは融液の温度が異なるためである。そのため、水平方向についてはるつぼ移動機構と位置合せ機構を用いて、垂直方向についてはるつぼ昇降機構を用いて、毎回るつぼを同じ位置に合わせることが望ましい。上記のように、基板2を浸漬する際のるつぼ6の位置を、基板浸漬位置と称する。
薄板作製後、薄板が成長した基板2は、さらに左方向へ戻りつつ、回転し、基板2表面が天頂方向に向いた形で、交換位置906まで戻る。その後、薄板が形成された基板2をスライドさせて押出すと同時に、新しい基板2を装着する。
基板2を交換するときの、基板2の姿勢は、本実施の形態では表面を天頂方向に向けたが、横向きや下向きなど、どの方向を向いていても構わない。また、図9において、動作サイクル909を時計回りとしたが、反時計回り、もしくは途中まで時計回りで途中から反時計回り、もしくは途中まで反時計回りで途中から時計回り、のいずれでも構わない。また、本実施の形態では説明の便宜上、浸漬前位置を位置907と定義したが、基板の交換位置906から基板2が融液5に突入するまでのどの位置でも構わない。
上記動作の設定は、通常は、パソコン等により、水平方向移動指令と昇降動作移動指令、回転動作指令をそれぞれプログラミングし、それをコントローラに送信しておくことで、プログラム通りの任意軌道を実現する。
シリコン融液は1400〜1500℃の高温であり、またシリコンの蒸着やSiOx粉等の付着もあるので、基板浸漬機構4を保護するため、断熱性もしくは冷却された遮蔽板(図示せず)をるつぼ6上に、基板浸漬機構4や基板動作と干渉しない位置に配置することが望ましい。
基板2は、シリコン薄板を製造する場合には、耐熱性等の観点からカーボンを使用するのが好ましい。基板2の表面に等間隔に凹凸を形成して結晶成長核の発生位置を制御することで、より結晶粒径の大きな多結晶薄板を製造することができる。
主室101内は少なくとも外気と遮断されていればよいのであるが、減圧下あるいは、ヘリウム、窒素、アルゴンなどの不活性雰囲気であることが好ましい。
本実施の形態において、融液5からの凝固成長により、薄板の結晶状態としては、温度などの条件によって、単結晶、多結晶、非晶質、結晶質と非晶質が混在した物質となることが考えられる。
さらに、融液5として、シリコン、ゲルマニウム、ガリウム、ひ素、インジウム、リン、硼素、アンチモン、亜鉛、すずなどの半導体材料、または、アルミニウム、ニッケル、鉄などの金属材料を使用することが可能である。
(るつぼ移動機構)
次に、るつぼ移動機構について、図10を用いて説明する。
本実施形態による溶解炉は、るつぼ移動機構1001をるつぼ6からの熱移動から保護するための冷却機構1005、るつぼ割れ等による予期せぬ湯漏れが生じた際にも融液を受けるために十分な容積をもつ耐熱性湯漏れ受け1004、るつぼ6からるつぼ移動機構1001への熱移動を抑制するための断熱機構1003、融液5を保持するるつぼ6、るつぼ6および融液5を加熱、溶解、保温するための加熱機構7から構成される。
この溶解炉全体が、るつぼ移動機構1001上に設置され、るつぼ移動機構と一体化して移動する。
加熱機構7には、発熱ヒータや高周波コイルなど、どのような機構を用いてもよい。加熱機構7は、加熱を行うための電力導入機構1006を有する。
本実施形態では、るつぼ移動機構1001は、台車1002を有し、外部から押引することでレール1007上を横行することが可能である。るつぼ移動機構1001は、レール1007上を自走するための機構を有しても構わない。また、レール1007の替わりにコンベヤを設置し、コンベヤを回転させて移動する機構や、コンベヤ上のるつぼ移動機構を押引する機構、コンベヤ上を自走する機構など、どのような機構を用いても構わない。
るつぼ移動機構1001により、るつぼ6が浸漬位置に移動されたときに位置合せを行う位置合せ機構1008を設置することが望ましい。位置合せ機構1008は、具体的には、たとえば車輪止め、もしくは光センサーやタッチセンサーなどによる位置決めなど、どのような機構を用いても良い。これにより、るつぼ6を毎回同じ位置に停止させることが可能となり、るつぼ移動を繰り返しても、作製された薄板の品質が異なることを防止できる。
また、るつぼ6が原料投入位置に移動されたときに位置合せを行う機構1009を設置することが望ましい。これにより、原料投入を行なう際にるつぼ6を確実に原料投入機構に位置させ、投入原料をるつぼ6外にこぼすことなく原料投入することが可能となる。
断熱機構1003には、具体的には、耐熱性を持ち熱伝導率が低いアルミナなどのセラミックス製のブロックや耐熱シートなどを用いることができる。また、るつぼ5から断熱機構1003への熱伝導率をさらに小さくするために、断熱機構1003とるつぼ6の底部との接触面積が小さくなるように、複数の小さなブロックを散在させてもよい。
冷却機構1005には、耐熱性を持ち熱伝導率が高い銅などの金属製の冷却ブロックや冷却管などを用いることができる。るつぼ移動機構1001自体が冷却機構を備えていても良い。冷媒としては、ヘリウムなどの気体を用いることもできるが、水や油などの液体が冷却能の点で望ましい。冷却機構には図示しないフレキシブルチューブが接続され、図示しない熱交換器によって冷却された冷媒が循環供給されている。
また、るつぼ移動機構1001は、基板2と融液5が接触する融液面の位置を制御するために、溶解炉全体を昇降する、るつぼ昇降機構1010を有することが望ましい。るつぼ昇降機構1010は、たとえばネジ式昇降機、シリンダー式昇降機などを採用できる。
るつぼの移動、昇降速度は、十分にゆっくりであれば移動速度のみを制御することにより、るつぼ内から融液がこぼれないようにできるので、こぼれた融液の清掃が不要となり、装置の連続稼動が可能となる。移動の速度変化のみを制御しても同じ効果が得られる。また、るつぼの移動速度がある程度速い場合、移動速度および速度変化をともに制御することで、るつぼ内から融液がこぼれないようにできるとともに、るつぼ移動に要する時間を短縮できる。要するに、最初は徐々に加速して高速移動し、最後には徐々に減速するように制御するのがよい。
ここで、本実施の形態においては、るつぼおよび加熱機構を水平方向に移動させることにより、融液原料をるつぼ内に投入する際、基板浸漬機構に干渉しないようにし、作業性を向上させているが、るつぼ移動機構はるつぼ、加熱機構等を上下方向に移動させるものであってもよい。
(実施の形態1)
図1で示すように、浸漬前の基板2が、副室8から矢印S1に沿って主室101内部に投入され、基板浸漬機構4に装着され、融液5に浸漬される。融液5に浸漬された基板3は、基板浸漬機構から取外され、矢印S2に沿って主室101から副室9へ搬出される。
るつぼ6およびその加熱機構7は、矢印S3に沿って水平方向に、原料投入位置110まで移動可能である。
るつぼ6は、その外周囲に沿って配置された加熱機構7により所望の温度調節が可能である。るつぼ6に収納された原料は、るつぼ6が加熱機構7で加熱されるのに伴って融解したうえで融液5となる。
次に、本実施の形態における、薄板の製造方法について説明する。まず、固体原料の初期融解を原料投入位置110で行い、融解完了後、るつぼ6および加熱機構7を基板浸漬位置まで、水平方向に移動させる。これにより、作業性の向上および、基板浸漬機構4に対する汚染を軽減することが出来る。ここで、基板浸漬機構4に対する汚染とは、たとえば、融液5としてシリコン融液を用いた場合、シリコン結晶質原料が融解する際に、SiOx粉等が発生し、基板浸漬機構4に付着する。基板浸漬機構4およびその周辺にSiOx粉等が付着することにより、基板浸漬時にトラブルが発生しやすくなる。
基板の浸漬を連続的に行うことにより、融液5の液量が所定量まで減少した時に、るつぼ6および加熱機構7を原料投入位置110まで移動させ、原料投入機構111から、追加原料12をるつぼ6内に追加し、融液5の温度を安定させた後、再び基板浸漬位置まで、るつぼ移動機構1001を用いてるつぼ6および加熱機構7を移動させ、基板の浸漬を再開する。これにより、融液原料の追加を、基板浸漬機構4に干渉させずに行うことが出来る。
本実施の形態においては、原料投入機構111を気密性のあるチャンバー構造とし、主室101と原料投入機構111との間にゲートバルブなどを設けてもよい。ゲートバルブを閉じた状態で装置外から原料投入機構111に追加原料12を入れ、混入した空気を真空ポンプ等を用いて排出し、主室101内と同じ不活性雰囲気にすることで、主室101に外気を持ち込まないようにできる。あるいは、主室101と原料投入機構111との間にゲートバルブなど何ら仕切りがない構成にしてもよい。この場合、主室101内を大気圧より高い圧力にすることで、装置外から追加原料12を入れるときに空気の混入を避けることができる。
(実施の形態2)
図2に示したように、追加原料の融解および追加を行う原料投入位置210を、基板の浸漬を行う主室201と独立した副室214内に設置している。主室201と副室214間の、るつぼおよび加熱機構の移動は、ゲートバルブ213を通して行う。また、融液原料の追加は、副室214に隣接した原料投入機構211より行う。
基板の浸漬を行う主室201と、融液原料の融解を行う副室214を、ゲートバルブ213にて独立させることにより、基板浸漬機構に対する、原料の融解時の汚染を無くすことが出来る。また、基板の搬送や基板浸漬機構等にトラブルが発生した場合に、るつぼおよび加熱機構を副室214内に移動させることにより、融液を保持したまま、トラブルの復旧作業が行え、生産性のロスを低減することが出来る。
ここで、本実施の形態においては、るつぼおよび加熱機構を水平方向に移動させることにより、融液原料の融解時に基板浸漬機構への汚染を無くし、基板浸漬機構におけるトラブル復旧時の生産性のロスを低減させているが、副室214を主室201の下側に設置し、るつぼおよび加熱機構を上下方向に移動させてもよい。
(実施の形態3)
図3に示したように、基板2の浸漬を行う主室301と、仕切り機構であるゲートバルブ313によって仕切られた、副室314内に、原料投入位置を2箇所(310a、310b)設置し、それぞれの個所にるつぼ(6a、6b)および加熱機構(7a、7b)を備えている。2組のるつぼ(6a、6b)および加熱機構(7a、7b)は、それぞれ原料投入位置310aと主室301間、および原料投入位置310bと主室301間をそれぞれ移動可能である。
次に、2個のるつぼ(6a、6b)および加熱機構(7a、7b)を用いて、基板2の浸漬を連続的に行う方法を説明する。まず、副室314内の原料投入位置310aおよび原料投入位置310bにて固体原料の融解を行う。融液の温度が安定した後、原料投入位置310aのるつぼ6aおよび加熱機構7aを、ゲートバルブ313を通して、主室301内の基板浸漬位置まで移動させる。基板2の浸漬を連続的に行うことにより、融液5aの液量が所定量まで減少した時に、るつぼ6aおよび加熱機構7aを、主室301から、ゲートバルブ313を通して、副室314内の原料投入位置310aに移動させる。次に原料投入位置310bのるつぼ6bおよび加熱機構7bを、ゲートバルブ313を通して、主室301内の基板浸漬位置まで移動させ、基板2の浸漬を再開する。基板2の浸漬を行っている間に、原料投入位置310aのるつぼ6a内に、原料投入機構311aより、追加原料12aを追加投入し、加熱溶解し、融液5aの温度を安定させる。基板2の浸漬を行っているるつぼ6b内の融液5bの液量が所定量まで減少したら、るつぼ6bおよび加熱機構7bを原料投入位置310bに移動させ、原料投入位置310aのるつぼ6aおよび加熱機構7aを再度主室301内の基板浸漬位置まで移動させ、基板2の浸漬を再開する。基板2の浸漬を行っている間に、原料投入位置310bのるつぼ6b内に、原料投入機構311bより追加原料12bを追加投入し、加熱溶解し、融液5bの温度を安定させる。これらの動作を繰り返し行うことにより、基板2の浸漬を連続的に行うことが出来る。
これにより、副室の数、および副室雰囲気制御機構を増設することなく、簡易にるつぼ数を増加し、浸漬を中断する時間を短縮できる。
また、基板の浸漬を行う主室301と、融液原料の融解を行う副室314を、ゲートバルブ313にて独立させることにより、基板浸漬機構に対する、原料の融解時の汚染を無くすことが出来る。また、基板の搬送や基板浸漬機構等にトラブルが発生した場合に、るつぼおよび加熱機構を副室314内に移動させることにより、融液を保持したまま、トラブルの復旧作業が行え、生産性のロスを低減することが出来る。
(実施の形態4)
図4に示したように、2箇所の原料投入位置410aおよび410bに対し、仕切り機構であるゲートバルブ413aおよび413b、副室414aおよび414bを独立に設置している。
原料投入位置410aおよび410bと主室401間の移動において、原料投入位置410aに対しては、副室414aおよびゲートバルブ413aを通して行い、原料投入位置410bに対しては、副室414bおよびゲートバルブ413bを通して行う。るつぼ1つに対し、副室とゲートバルブを1セットずつ有するため、追加原料の投入、加熱溶解、温度安定を行っている副室の雰囲気を、主室と独立にすることが可能となり、追加した追加原料の融解時に、主室401側への汚染を無くすことが出来る。また、実施の形態3と同様の動作を行うことにより、基板の浸漬を連続して行うことが出来る。
基板の浸漬を行なう主室401と、融液原料の融解を行なう副室414a、414bを、ゲートバルブ413a、413bにて独立させることにより、原料の融解時に基板浸漬機構に対する汚染をなくすことができる。また、基板の搬送や基板浸漬機構等にトラブルが発生した場合に、るつぼおよび加熱機構を副室414a、414b内に移動させることにより、融液を保持したまま、トラブルの復旧作業が行なえ、生産性のロスを低減させることができる。
(実施の形態5)
図5に示したように、2個のるつぼ6a、6bおよび加熱機構7a、7bの原料投入位置510a、510bと基板浸漬位置を同一軸上に配置している。この配置を採用することにより、2つのるつぼ6a、6bが同時に移動を行っても、物理的に干渉することが無いため、るつぼ6aおよび加熱機構7aを、主室501から、ゲートバルブ513aを通して、副室514a内の原料投入位置510aに移動させると同時に、融液5bを保持した、副室514b内の原料投入位置510bにあるるつぼ6bおよび加熱機構7bを、ゲートバルブ513bを通して、主室501内に移動させることが出来る。このように、2個のるつぼ6a、6bおよび加熱機構7a、7bを同時に移動させることにより、さらに生産性を向上させることが出来る。
また、基板の浸漬を行う主室501と、融液原料の融解を行う副室514a、514bを、ゲートバルブ513a、513bにて独立させることにより、基板浸漬機構に対する、原料の融解時の汚染を無くすことが出来る。また、基板の搬送や基板浸漬機構等にトラブルが発生した場合に、るつぼおよび加熱機構を副室514a、514b内に移動させることにより、融液を保持したまま、トラブルの復旧作業が行え、生産性のロスを低減することが出来る。
