Abstract

PURPOSE:To obtain a semiconductor laser device provided with a spectrum small in width during modulation is performed and an oscillation frequency selective property by a method wherein a superconducting coil is piled up so as to apply a magnetic field to an active field. CONSTITUTION:When a superconductive current is applied to superconductive coils 9a and 9b so as to impress a magnetic field on an active region 1, the gain range is made to be narrower in regard to a frequency region. If the mag netic field flux is made to be controlled by a superconductive current which is made to flow through the superconductive coils 9a and 9b being regulated by a current controller 8, an oscillating frequency can be varied by about 200 GHz/tesla when InGaAsp is utilized as a material, so that an oscillating fre quency can be varied by wider range as compared with a conventional device. The superconducting coils 9a and 9b may well be circular, and even if only either of them is used, the same effect can be obtained. And, the superconductive coils 9a and 9b are mounted on the same plane as an electrode, but the coils may well be mounted on either a plane where laser rays are outputted or a plane perpendicular to an electrode plane, or on both.
