Abstract
PURPOSE:To reduce the rate of an occupying area per one complementary type transistor to the main surface of a substrate, and to improve the degree of integration by vertically forming a channel surface and a gate to the main surface of the substrate. CONSTITUTION:Channel surfaces 5a, 10a specifying the spread of the flow paths of carriers in each channel region 5, 10 in n-channel and p-channel transistors 12n, 12p mutually run parallel, and are shaped in the direction vertical to the main surface 2a of a substrate 2. A gate 13 formed with a spread in the direction vertical to the main surface 2a of the substrate 2, and used in common in the n-channel transistor 12n and the p-channel transistor 12p. Drains 3, 8 and sources 4, 9 are also extended in the depth direction of the main surface 2a of the substrate 2 in response to these formation of the gate 13 and usage of the transistors 12n, 12p, and shaped vertically to the main surface 2a.
