Claims (1)
- 真空容器である処理室と、当該処理室内に収納
される基板に向けてイオンビームを射出するイオ
ン源と、処理室につながれていて排気速度の調節
可能な第１の真空排気系と、イオン源と処理室と
の間に設けられていて処理室よりも小容積のビー
ム輸送室と、ビーム輸送室につながれていて排気
速度の調節可能な第２の真空排気系と、第１およ
び第２の真空排気系の排気速度を調節して、イオ
ン源内の真空度と処理室内の真空度がそれぞれ所
定のものになるように制御する制御手段とを備え
ることを特徴とするイオン処理装置。
