Claims (1)

    【実用新案登録請求の範囲】
  1. 荷電ビーム等を偏向する手段と、それに与える偏向信号
    を発生する偏向信号発生回路と荷電ビームを試料に照射
    したことにより得られる検出信号を検出する手段及び、
    荷電ビーム等を寸法測定方向と直角方向へ移動走査させ
    ながら各走査時に得、 られる検出信号を加算平均する
    手段を備えたことによりＳ／Ｎの高い、かつ、パターン
    のエツジラフネスを平均化した検出信号を得、その検出
    信号よりパターン寸法を求める手段を有したことを特徴
    とする寸法測定装置。
