    【実用新案登録請求の範囲】
  1. トランジスタのパワーサイクル試験装置において、パワ
    ーサイクル試験中の試料の接合温度と熱抵抗を検知する
    手段とを有し、前記接合温度に基づき試料に印加される
    パワーを制御する手段と前記熱抵抗に基づき試料のパワ
    ーサイクル耐性の良否を判定・表示する手段とから構成
    される半導体寿命試験装置。
