Abstract

PURPOSE:To stabilize formation of ball and to enhance reliability of bonding of a nail head bonding device by a method wherein an air supplying part to form a supplementary air layer at the circumference of flame is provided in a torch to form a gold ball, and flow of inert gas flowing from the bonding part is screened. CONSTITUTION:The supplementary air supplying part 9 is provided at the circumference of the hydrogen flame torch 8 to make the air layer 11 to be formed at the circumference of a hydrogen flame 10. When the ball 13 is to be formed on a gold wire 1 by the hydrogen flame 10, although the flow 12 of inert gas to make the circumference of a mounting pedestal 4 to an inert atmosphere flows to the hydrogen flame, the air layer 11 screens the gas flow 12 to prevent confusion of the hydrogen flame 10. Accordingly because the normal gold ball 13 can be formed stably by this way, wire bonding having superior mechanical intensity and electrical contact ability can be enabled, and reliability can be enhanced.
