Abstract

PURPOSE: To obtain the titled compound useful as a resist agent, and having satisfactory image forming ability and heat resistance, by reacting a polyether sulfone containing a diazonium base with an azide compound.
CONSTITUTION: (A) A polyether sulfone containing a diazonium base expressed by formula I [Ar1 and Ar2 are 6W10C (2+q) valent aromatic hydrocarbon groups; Ar3 is 6W15C bivalent aromatic group; p and q are 0, 1 or 2, p+q is 1W4; X is halogen] is reacted with (B) an azide compound expressed by the formula MN3 [M is H, alkali (earth) metal or NH4], preferably in an organic polar solvent, at -5W 50°C for 10minW8hr to give a polyether sulfone containing azido groups expressed by formula II.
